従来は、例えば、特許文献4に開示されている発明のように、ホロー放電を利用したプラズマは定在波に起因する電極上の電圧分布により大面積化は困難であった。しかし、本実施形態に係る薄膜製造装置1bによれば、第1電極4´周囲への多点からの高周波電力給電と、第2位相変調部22による電極の長手方向(図15では第2電極の長尺電極12の長手方向と平行な方向)への給電側位相変調法により、多孔板型の第1電極4´場に生じる電圧分布をほぼ均一にでき、第1電極4´の電極全体に渡って孔部である貫通孔60に均一な強度を有するホロー放電プラズマを生成することが可能となる。これにより、基板の大面積化に対しても均一な膜厚分布を実現することが可能となる。
