Description
The present invention relates to a semiconductor crystallinity evaluation apparatus and a semiconductor crystallinity evaluation method for evaluating crystallinity in a thin semiconductor film (semiconductor film), and more particularly to a semiconductor crystallinity evaluation apparatus using a microwave photoconductive decay method and The present invention relates to a semiconductor crystallinity evaluation method.
With the recent development of electronics, semiconductor products are used in various fields. In particular, in recent years, a semiconductor (semiconductor film) having a thin film shape (layer shape) such as silicon has been utilized for the manufacture of a semiconductor product. Quality control is important. One of the indexes for evaluating the quality of the semiconductor is the crystallinity of the semiconductor. As one of the methods for evaluating the crystallinity of the semiconductor, the microwave photoconductive decay method (μ-PCD method) is known. (For example, a method for measuring the lifetime of a silicon wafer in Patent Document 1).
This μ-PCD method generates excess carriers (photoexcited carriers) by irradiating light to a semiconductor to be measured (semiconductor sample, sample to be measured), and this excess carrier is a carrier lifetime determined by the physical properties of the semiconductor sample. In this method, the process of recombination and disappearance is detected by a change in the reflectance of the microwave or a change in the transmittance. Since the generation of excess carriers increases the conductivity of the semiconductor, the microwaves irradiated to the semiconductor part (part, region) where excess carriers are generated by photoexcitation have a density of excess carriers that reflects or transmits. It changes corresponding to. This μ-PCD method measures carrier life by utilizing this phenomenon. On the other hand, the recombination process of excess carriers depends on the disorder of arrangement in the crystal lattice such as lattice defects. For this reason, the measurement result of the μ-PCD method can be treated as a crystallinity index for evaluating the crystallinity. The μ-PCD method has an advantage that the intensity in the reflected wave or transmitted wave can be detected (measured) in a relatively short time without breaking and non-contacting.
On the other hand, in this μ-PCD method, since the wavelength of the microwave used for the μ-PCD method is relatively long, such as several millimeters or more, it is difficult to evaluate the crystallinity of a minute region. When the semiconductor sample is thin (thin film sample) such as polycrystalline silicon of several nm to several tens of nm, single crystal silicon of several μm or less, etc. The change in the intensity of the reflected wave with respect to the irradiation wave (change in the intensity of the reflected wave due to the crystallinity of the semiconductor sample) becomes minute. For this reason, it is difficult for the conventional μ-PCD method to ensure sufficient measurement sensitivity, that is, measurement accuracy. On the other hand, it is conceivable to increase the intensity of the excitation light in order to increase the measurement sensitivity. However, if the intensity of the excitation light is simply increased without any improvement in the intensity that provides sufficient measurement sensitivity, the semiconductor sample will be damaged. In addition, there is a possibility that the light source of the excitation light is costly.
Therefore, the present inventor has proposed
By the way, although the technique disclosed in
The present invention has been made in view of the above-described circumstances, and its purpose is when a conductive film is formed under the semiconductor film when the crystallinity of the semiconductor film is evaluated by the μ-PCD method. However, it is to provide a semiconductor crystallinity evaluation apparatus and a semiconductor crystallinity evaluation method capable of evaluating crystallinity.
As a result of various studies, the present inventor has found that the above object is achieved by the present invention described below. That is, the semiconductor crystallinity evaluation apparatus according to one aspect of the present invention includes an excitation light irradiation unit that irradiates a predetermined excitation light toward an evaluation target semiconductor film formed on a conductive film having electrical conductivity. And an electromagnetic wave irradiation unit that irradiates an electromagnetic wave having a wavelength λ toward the semiconductor film, and a dielectric that is disposed on a side of the semiconductor film that is irradiated with the excitation light and the electromagnetic wave and is transparent to the excitation light. A dielectric plate formed from a body, a detection unit for detecting the intensity of the reflected wave of the electromagnetic wave reflected by the semiconductor film, and an evaluation for evaluating the crystallinity of the semiconductor film based on the detection output of the detection unit And the thickness D of the dielectric plate is detected when a reference dielectric plate having a dielectric constant of ε and a thickness of λ / (4 × (ε) 1/2 ) is disposed. The detection output of the part is Lmax, and the number of napiers is e The case, wherein the detection output of the detection unit is any value within the range to be Lmax × 1 / e or more.
The semiconductor crystallinity evaluation method according to another embodiment of the present invention is an excitation light that irradiates a predetermined excitation light toward a semiconductor film to be evaluated formed on a conductive film having electrical conductivity. An irradiation step, an electromagnetic wave irradiation step of irradiating an electromagnetic wave having a wavelength λ toward the semiconductor film in accordance with the irradiation of the excitation light, and a detection step of detecting the intensity in the reflected wave of the electromagnetic wave reflected by the semiconductor film And an evaluation step for evaluating the crystallinity of the semiconductor film based on the detection output of the detection unit, and the surface of the semiconductor film that is irradiated with the excitation light and the electromagnetic wave is exposed to the excitation light. A dielectric plate made of a dielectric material that is transparent is disposed, and the thickness D of the dielectric plate has a dielectric constant of ε and a thickness of λ / (4 × (ε) 1/2. ) The detection step when the reference dielectric plate is disposed The detection output and Lmax, the Napier number when the e, wherein the detection output of said detecting step is any value within the range to be Lmax × 1 / e or more.
In the semiconductor crystallinity evaluation apparatus and the semiconductor crystallinity evaluation method configured as described above, the crystallinity of the semiconductor film is evaluated using a so-called μ-PCD method. Here, the detection output of the detection unit is theoretically maximum (maximum) when a reference dielectric plate having a dielectric constant of ε and a thickness of λ / (4 × (ε) 1/2 ) is used. A dielectric plate having a thickness within a range of Lmax × 1 / e or more, which is a significant measurement value in engineering in general, the excitation light and the electromagnetic wave in the semiconductor film. Therefore, the crystallinity of the semiconductor film can be evaluated even when a conductive film is formed on the other side of the semiconductor.
In another aspect, the above-described semiconductor crystallinity evaluation apparatus further includes a plurality of dielectric plate-like members having different thicknesses, and one of the plurality of plate-like members is the dielectric plate. It is used.
In the semiconductor crystallinity evaluation apparatus having such a configuration, since a plurality of dielectric plate members having different thicknesses satisfying the above range are prepared in advance, the dielectric plate arranged with respect to the semiconductor film The plate member used as can be easily replaced. For this reason, since the semiconductor crystallinity evaluation apparatus having such a configuration can sequentially evaluate the plate-like member used as the dielectric plate with different thicknesses, the plurality of plate-like members can be evaluated. On the other hand, since the semiconductor film can be evaluated with a dielectric plate that maximizes the detection output of the detection unit, a more accurate evaluation result can be obtained.
As described above, when the dielectric constant of the dielectric plate is ε, the thickness thereof is d, and the wavelength of the irradiated electromagnetic wave is λ, d = λ / (4 × (ε)) therebetween. When the 1/2 ) relationship is established, the detection output of the detection unit is maximized (maximum value Lmax). However, in actual evaluation, the maximum value Lmax may not be obtained even if a dielectric plate satisfying the relationship of d = λ / (4 × (ε) 1/2 ) is used due to variations in evaluation objects. . Even in such a case, the semiconductor crystallinity evaluation apparatus configured as described above can evaluate the semiconductor film with a dielectric plate that maximizes the detection output of the detection unit with respect to the plurality of plate-like members. Therefore, a more accurate evaluation result can be obtained.
According to another aspect, in the above-described semiconductor crystallinity evaluation apparatus, the electromagnetic wave irradiation unit can change the wavelength of the electromagnetic wave, and further includes a wavelength control unit that controls the wavelength of the electromagnetic wave of the electromagnetic wave irradiation unit. It is characterized by providing.
Since the semiconductor crystallinity evaluation apparatus having such a configuration can change the wavelength λ of the electromagnetic wave irradiated to the semiconductor film through the dielectric plate, the evaluation is performed while scanning the wavelength λ of the electromagnetic wave. Can do. For this reason, the semiconductor crystallinity evaluation apparatus having such a configuration can evaluate the semiconductor film at a wavelength λ at which the detection output of the detection unit is maximized with respect to the scanning range. An evaluation result can be obtained.
In addition, a semiconductor crystallinity evaluation apparatus according to another aspect of the present invention is an excitation light that irradiates a predetermined excitation light toward a semiconductor film to be evaluated formed on a conductive film having electrical conductivity. An irradiation unit, an electromagnetic wave irradiation unit that irradiates an electromagnetic wave having a wavelength λ toward the semiconductor film, a detection unit that detects the intensity of the reflected wave of the electromagnetic wave reflected by the semiconductor film, and a detection output of the detection unit And a plurality of plate-like members formed from a dielectric that is transparent to the excitation light and having different thicknesses, and the plurality of plate-like members. One of them is arranged as a dielectric plate on the surface side of the semiconductor film to which the excitation light and the electromagnetic wave are irradiated.
In the semiconductor crystallinity evaluation apparatus having such a configuration, since a plurality of dielectric plate members having different thicknesses are prepared in advance, a plate shape used as the dielectric plate disposed with respect to the semiconductor film. The member can be easily replaced. In addition, a semiconductor crystallinity evaluation apparatus according to another aspect of the present invention is an excitation light that irradiates a predetermined excitation light toward a semiconductor film to be evaluated formed on a conductive film having electrical conductivity. An irradiation unit, an electromagnetic wave irradiation unit that can irradiate an electromagnetic wave having a wavelength λ toward the semiconductor film, and can change the wavelength of the electromagnetic wave, and the surface of the semiconductor film that is irradiated with the excitation light and the electromagnetic wave A dielectric plate formed of a dielectric that is transparent to the excitation light, a wavelength control unit that controls a wavelength of the electromagnetic wave of the electromagnetic wave irradiation unit, and a reflection of the electromagnetic wave reflected by the semiconductor film A detection unit that detects the intensity of the wave, and an evaluation unit that evaluates the crystallinity of the semiconductor film based on a detection output of the detection unit.
Since the semiconductor crystallinity evaluation apparatus having such a configuration can change the wavelength λ of the electromagnetic wave irradiated to the semiconductor film through the dielectric plate, it can be evaluated while scanning the wavelength λ of the electromagnetic wave. it can. For this reason, the semiconductor crystallinity evaluation apparatus having such a configuration can evaluate the semiconductor film at a wavelength λ at which the detection output of the detection unit is maximized with respect to the scanning range. An evaluation result can be obtained.
As described above, even when a dielectric plate satisfying the relationship of d = λ / (4 × (ε) 1/2 ) is used due to variations in the evaluation target, even when the maximum value Lmax is not achieved, The semiconductor crystallinity evaluation apparatus having the above configuration can evaluate the semiconductor film at a wavelength λ that maximizes the detection output of the detection unit with respect to the scanning range, and thus obtain a more accurate evaluation result. Can do.
The semiconductor crystallinity evaluation apparatus and the semiconductor crystallinity evaluation method according to the present invention provide crystallinity even when a conductive film is formed under the semiconductor film when evaluating the crystallinity of the semiconductor film by the μ-PCD method. The semiconductor crystallinity evaluation apparatus APA of the first embodiment is an apparatus that basically evaluates the crystallinity of a semiconductor by using the above-described μ-PCD method. As will be described later, a dielectric plate DIA is applied to a sample SM. By superimposing, the crystallinity can be evaluated even when the sample SM is the semiconductor film SMa to be evaluated formed on the conductive film SMb having electrical conductivity.
More specifically, the sample SM includes a glass substrate (thickness of several mm) SMc, a conductive film SMb formed on the glass substrate, and a thickness of, for example, about several μm formed on the conductive film SMb. And a relatively thin semiconductor film SMa. Examples of such a sample SM include a solar cell in which a bottom electrode is formed and a flat panel display (FPD) that employs a bottom gate structure.
For example, as shown in FIG. 1, the semiconductor crystallinity evaluation apparatus APA includes an electromagnetic wave oscillator 1,

The circulator includes first to third terminals, emits an electromagnetic wave incident on the first terminal to the second terminal, and emits an electromagnetic wave (reflected wave) incident on the second terminal to the third terminal. The first terminal of the directional coupler 5 is connected to the electromagnetic wave oscillator 1 through the

The detector 8 is an apparatus that detects an electromagnetic wave (an electromagnetic wave of a reflected wave, a reflected electromagnetic wave) that has been interacted with the sample SM. For example, the detector 8 is an apparatus that detects the intensity of the reflected electromagnetic wave that has been interacted with the sample SM. . In the present embodiment, since the electromagnetic wave is a microwave, the detector 8 includes a microwave detector.

記憶部10は、半導体膜SMaの結晶性を評価するために必要なデータやプログラムを記憶する例えばROM(Read Only Memory)およびEEPROM(Electrically Erasable Programmable Read Only Memory)等の不揮発性の記憶素子やハードディスク等を備える。

The
The dielectric plate DIA is a plate-like member formed of a dielectric that is transparent to excitation light. When the crystallinity of the semiconductor film SMa of the sample SM is evaluated, the excitation of the semiconductor film SMa of the sample SM is performed. It arrange | positions at the surface side to which light and the said electromagnetic waves are irradiated. The dielectric plate DIA is made of, for example, glass. As will be described later, the thickness D of the dielectric plate DIA is changed from the reference dielectric plate having a dielectric constant of ε and a thickness of λ / (4 × (ε) 1/2 ) to the dielectric plate DIA. When the detection output of the detector 8 is Lmax and the Napier number (Napier's constant, which is generally used as the base of the natural logarithm in mathematics) is e, the detection output of the detector 8 is Lmax. X1 / e is any value in the range of 1 / e or more.
In the semiconductor crystallinity evaluation apparatus APA having such a configuration, when the semiconductor crystallinity is evaluated, first, the user places the sample SM on the
An electromagnetic wave (microwave in the present embodiment) radiated from the electromagnetic wave oscillator 1 propagates from the
Here, the photoexcited carriers generated in the semiconductor film SMa by irradiation with ultraviolet excitation light depend on the disorder of arrangement in the crystal lattice such as impurities and lattice defects in the semiconductor in the recombination process. For this reason, the semiconductor crystallinity evaluation apparatus APA having the above configuration evaluates the crystallinity of the semiconductor film SMa by detecting the intensity of the reflected electromagnetic wave from the sample SM with the detector 8 and analyzing it with the
On the other hand, as shown in FIG. 2A, when the
For this reason, in the present embodiment, when the crystallinity is evaluated using the μ-PCD method as described above, when the relatively thin semiconductor film SMa is the sample SM formed on the conductive film SMb. The dielectric plate DIA is overlaid on the semiconductor film SMa of SM2, and the sample SM is measured.
With this configuration, when evaluating the crystallinity of the semiconductor using the μ-PCD method, the generation of photoexcited carriers by the excitation light is not hindered by the dielectric plate DIA that is transparent to the excitation light. The sample SM that was difficult to evaluate without the dielectric plate DIA can be evaluated. Then, a medium having an intermediate impedance (dielectric plate DIA) is interposed between the irradiation region and the sample SM, that is, between the air and the semiconductor, so that a sudden change in impedance is avoided (impedance is reduced). And power transmission efficiency is improved.
d=λ/(4×(ε)1/2) ・・・(1)
More specifically, the simulation result of the present inventor is shown in FIG. This simulation was performed for each case where the electromagnetic wave was a microwave with a frequency of 26 GHz and the dielectric constant ε of the dielectric plate DIA was 7.5 and 9.0. As can be seen from FIG. 3, the relationship between the thickness of the dielectric plate DIA and the signal intensity of the detector 8 indicates that the signal intensity of the detector 8 increases as the thickness d of the dielectric plate DIA increases. The maximum value Lmax is obtained at the thickness D, and then the signal intensity of the detector 8 is reduced as the thickness d of the dielectric plate DIA is increased. When the surface of the dielectric plate DIA is located at the antinode of the amplitude of the reflected electromagnetic wave, the signal intensity of the detector 8 becomes the maximum value Lmax, and the sensitivity of the reflected electromagnetic wave becomes maximum. Therefore, the thickness d of the dielectric plate DIA when the signal intensity of the detector 8 reaches the maximum value Lmax is expressed by the following equation (1) when the dielectric constant is ε and the wavelength of the electromagnetic wave is λ. Given. Further, the dielectric plate DIA when the signal intensity of the detector 8 reaches the maximum value Lmax is used as the reference dielectric plate.
d = λ / (4 × (ε) 1/2 ) (1)
Here, in general engineering, when the Napier number is e, 1 / e of the maximum value is treated as significant data. Therefore, in the present embodiment, the thickness D of the dielectric plate DIA is the thickness of the detector 8. The detection output is set so as to be any value in a range where Lmax × 1 / e or more.
For example, in the case of a dielectric plate DIA having a dielectric constant ε of 9.0 (ε = 9.0), as shown in FIG. 3, the maximum value is Lmax1, and the dielectric plate is Lmax1 × 1 / e. When the thickness of DIA is d11 and d12 (d11 <d12), the thickness D1 of the dielectric plate DIA (ε = 9.0) is any value in the range from the thickness d11 to the thickness d12. .
For example, in the case of a dielectric plate DIA (ε = 7.5) having a dielectric constant ε of 7.5, as shown in FIG. 3, the maximum value is Lmax2, and the dielectric is Lmax2 × 1 / e. When the thickness of the plate DIA is d21 and d22 (d21 <d22, d22 is not shown), the thickness D2 of the dielectric plate DIA (ε = 7.5) is in the range from the thickness d21 to the thickness d22. Either value.
Further, from the viewpoint of obtaining a larger detection output, the thickness D of the dielectric plate DIA is preferably any value in the range of the full width at half maximum.
In the case of the conditional expression (1), as shown in FIG. 4, the electromagnetic wave DIr reflected from the surface DIs of the dielectric plate DIA and the electromagnetic wave SMr reflected from the surface SMs of the sample SM are And cancel each other. The reflection on the surface DIs of the dielectric plate DIA is the reflection wave on the surface DIs of the dielectric plate DIA and the surface of the sample SM when the thickness is d = λ / (4n) (n: refractive index). The reflected waves from SMs are weakened by interference and are minimized. In this case, the energy transmittance (energy transfer efficiency) of the electromagnetic wave from the air to the dielectric plate DIA is maximized, and as a result, a larger electric field can be applied to the semiconductor film SMa to be evaluated. Can be increased.
Further, in the range of the dielectric that does not absorb the excitation light, the dielectric plate DIA has a dielectric constant ε close to the dielectric constant of the semiconductor film SMa (for example, 11.7 to 8 for silicon) in order to improve sensitivity. It is preferable to form with a material. Further, the excitation light preferably has a wavelength such that the thickness of the semiconductor film SMa <the penetration length in order to efficiently absorb the excitation light in the semiconductor film SMa. In order to enable detection with higher sensitivity, the detector 8 may be a differential antenna system.
Furthermore, the
The density of photoexcited carriers by irradiation of the excitation light varies as shown in Figure 5, in comparison with the laser pulse irradiation period t 0 of nsec (nanosecond) order, the lifetime τ of the photoexcited carriers ns or less (picosecond order ) Is short, the extinction time of photoexcited carriers approximates the number of photoexcited carriers generated.
That is, when irradiation is started from time t = 0, the density of photoexcited carriers increases. When a sufficient time exceeding the lifetime τ elapses, the number of photoexcited carriers newly generated by the irradiation of excitation light and the lifetime τ are The number of photoexcited carriers that disappear after recombination is balanced (equilibrium), and the density of photoexcited carriers becomes constant. Thereafter, when the excitation light irradiation is stopped at time t = t 0 , the density of photoexcited carriers decreases with the lifetime τ.
dp/dt=g−p/τ ・・・(2)
p=g×τ×(1−exp(−t/τ)) ・・・(3)
More specifically, when the carrier injection rate (the generation rate of electron-hole pairs by photoexcitation: per unit volume and unit time) is g and the lifetime is τ, the density p of the photoexcited carriers in the semiconductor is It can be obtained by solving the equation (2), and can be expressed as the following equation (3) under the initial conditions p = 0 and t = 0 (if it is clearly shown that it is a function of time t, p (t) You may write.)
dp / dt = gp / τ (2)
p = g × τ × (1-exp (−t / τ)) (3)
Peak=g×τ×(1−exp(−t0/τ)) ・・・(4)
Since the peak value Peak of the density p of photoexcited carriers (density value of photoexcited carriers in a state where generation and annihilation is balanced) is a value of t = t 0 that is the irradiation end timing of the pulse laser beam, ).
Peak = g × τ × (1-exp (−t 0 / τ)) (4)
Here, since τ << t 0 as described above, Peak≈g × τ. Accordingly, since g is constant, the lifetime τ is expressed by the following equation (5) (can be approximated).
τ∝Peak (5)
Therefore, when the lifetime τ is as short as ns or less (on the order of picoseconds), a high-cost device is used by substituting the peak value instead of the lifetime τ as the crystallinity evaluation value in this way. Therefore, the lifetime τ can be evaluated by the relatively inexpensive detector 8 and the crystallinity can be evaluated.
In addition, the
Next, another embodiment will be described.
(Second Embodiment)
FIG. 6 is a block diagram showing the configuration of the semiconductor crystallinity evaluation apparatus according to the second embodiment. The semiconductor crystallinity evaluation apparatus APB according to the second embodiment is similar to the evaluation apparatus APA according to the first embodiment described above, and corresponding portions are denoted by the same reference numerals and description thereof is omitted. Here, in the semiconductor crystallinity evaluation apparatus APB in the second embodiment, the opening 6Ba at the tip for allowing the dielectric plate DIB to input and output the electromagnetic wave in the waveguide antenna 6B instead of the dielectric plate DIA in the first embodiment. The measurement is performed with a minute gap L between the dielectric plate DIB and the sample SM.
That is, instead of the
The minute interval L is, for example, about 50 μm when the dielectric constant ε of the dielectric plate DIB is 5.5. That is, the minute interval L is selected to be a longer distance as long as the electromagnetic wave (microwave in this embodiment) does not feel the minute interval L (does not affect propagation). Therefore, by providing the minute interval L, the sample SM can be evaluated completely without contact. In addition, the dielectric plate DIB is not the size of the entire sample SM as in the first embodiment, but is smaller in size and the size of the opening 6Ba of the waveguide antenna 6B to which the dielectric plate DIB is attached. What is necessary is just to make bending small and to make the said micro space | interval L small.
Even with such a configuration, the semiconductor crystallinity evaluation apparatus APB in the second embodiment evaluates the crystallinity of the semiconductor film SMa by the μ-PCD method, similarly to the semiconductor crystallinity evaluation apparatus APA in the first embodiment. Even when the conductive film SMb is formed under the semiconductor film SMa, the crystallinity can be evaluated.
In the first and second embodiments described above, the semiconductor crystallinity evaluation apparatuses APA and APB use the dielectric plates DIA and DIB as a plurality of dielectric plates having different thicknesses that satisfy the ranges D1 and D2, respectively. A plate-like member may be further provided, and one of the plurality of plate-like members may be used as the dielectric plates DIA and DIB. For example, in the semiconductor crystallinity evaluation apparatus APB of the second embodiment, the waveguide antenna 6B has a structure that can be attached to and detached from the waveguide antenna body and an opening at one end of the waveguide antenna body. A plurality of attachments are prepared, and each dielectric plate provided in each attachment is formed of a dielectric having a different thickness from each other.
In such a configuration, since a plurality of dielectric plate members having different thicknesses satisfying the above ranges D1 and D2 are prepared in advance, the dielectric plates DIA and DIB disposed with respect to the semiconductor film SMa are used as the dielectric plates DIA and DIB. The plate-like member to be used can be easily replaced. For this reason, in such a configuration, the plate members used as the dielectric plates DIA and DIB can be evaluated by sequentially replacing the plate members with different thicknesses. Since the semiconductor film SMa can be evaluated with the dielectric plates DIA and DIB having the maximum detection output of 8, the evaluation result with higher accuracy can be obtained.
As described above, when the dielectric constants of the dielectric plates DIA and DIB are ε, the thickness is d, and the wavelength of the irradiated electromagnetic wave is λ, d = λ / (4 × ( When the relationship of ε) 1/2 ) is established, the detection output of the detector 8 is maximum (maximum value Lmax). However, in actual evaluation, even if the dielectric plates DIA and DIB in which the relationship of d = λ / (4 × (ε) 1/2 ) is established due to the variation of the evaluation object, the maximum value Lmax is not obtained. In some cases. Even in such a case, in the above configuration, the semiconductor film SMa can be evaluated with the dielectric plates DIA and DIB that maximize the detection output of the detector 8 for the plurality of plate-like members. A highly accurate evaluation result can be obtained.
Further, in the first and second embodiments described above, the semiconductor crystallinity evaluation apparatuses APA and APB are configured such that the electromagnetic wave oscillator 1 can change the wavelength λ of the electromagnetic wave, and as shown by broken lines in FIGS. The
In such a configuration, the wavelength λ of the electromagnetic wave irradiated to the semiconductor film SMa via the dielectric plates DIA and DIB can be changed, so that the evaluation can be performed while scanning the wavelength λ of the electromagnetic wave. For this reason, in such a configuration, since it is possible to evaluate the semiconductor film SMa at the wavelength λ that maximizes the detection output of the detector 8 with respect to the scanning range, it is possible to obtain a more accurate evaluation result. it can.
In such a configuration, first, first scanning is performed with a coarse wavelength interval, and second, a narrower wavelength interval near the wavelength at which the largest detection output is shown in the first scanning. The second scan (precise scan) may be performed. Alternatively, the first scan may be performed by a plurality of dielectric plate members having different thicknesses, and the second scan may be performed by scanning the wavelength λ of the electromagnetic wave. By performing such two-stage scanning, it is possible to obtain a more accurate evaluation result while shortening the evaluation time.
