なお本実施形態では粘着シート31にLEDダイ16を載せたまま蛍光体層11を切断しLED素子10を取り外していた。他の手順として、金型33から粘着シート31を取り出した後(e)、LEDダイ16が蛍光体層11で連結したもの(擬似ウェハーと呼ぶ)の蛍光体層11側をダイシングシートに貼り付け、粘着シート31を剥がしてもよい。この場合、電極面の洗浄が可能となり、擬似ウェハー状態で電気特性や光学特性の検査を行ってしまえるので、LED素子10の個片化と同時にLED素子10を搬送テープに収納できる。

第1実施形態ではLEDダイ16の上面及び側面を被覆する樹脂が蛍光体体層11であった。しかしながら被覆用の樹脂は蛍光体層11に限られない。前述したように樹脂層は、LED素子に含まれる透明絶縁基板と空気との間の屈折率の変化を緩和し発光効率を改善させる他、樹脂に蛍光体を含有させればLED素子の発光色を白くでき、樹脂に反射性微粒子を含有させれば反射部材としても機能する。例えばLEDダイ16の上面を蛍光体層で被覆し、側面を反射性の樹脂層(以下反射層と呼ぶ)で被覆しても良い。このようなLED素子の簡便で効率的な製造方法を実施形態2,3で説明する。以下、添付図5〜7を参照しながら本発明の第2実施形態について詳細に説明する。

図である。LED素子40を上面から眺めると、長方形の蛍光体層41(第2の樹脂層)だけが見える(a)。LED素子40を正面から眺めると、蛍光体層41の下に反射層42(第1の樹脂層)が見え、さらに反射層42の下側に突起電極12,13が見える(b)。LED素子40を下から眺めると、反射層42に囲まれた半導体層14が見え、さらに半導体層14の内側に突起電極12,13が見える(c)。なおLEDダイ16は図2で示した第1実施形態におけるLEDダイ16と同じものである。

次に図6によりLED素子40の内部構造を説明する。図6は図5のBB線に沿ったLED素子40の断面図である。LEDダイ16の側面には反射層42が付着している。蛍光体層41はLEDダイ16の上面と反射層42の上部を覆っている。蛍光体層41は図1,2で示したLED素子10の蛍光体層11と同様にシリコーン樹脂である。反射層42は酸化チタン等の反射性微粒子を混練したシリコーン樹脂(以下反射性樹脂と呼ぶ)である。LED素子40の側方及び下方に向う光線は、反射層42とp型半導体層14cに含まれる金属反射層により反射しLED素子40の上方に向う。このようにLED素子40は側方に向う光線がないので扱い易い。

次に図7によりLED素子40の製造方法を説明する。LEDダイ16と粘着シート31を準備する準備工程は、図3(a)の準備工程と同じなので図示していない。(b−2)は突起電極12,13を粘着層に沈み込ませるようにしてLEDダイ16を粘着シート31上に配列する配列工程である。なお(b−2)は、図3(b)の配列工程と同じものであるが、見やすくするため本図では支持台32(図3参照)を描かなかった。

(d−2)及び(e−2)で示す被覆工程において、LEDダイ16の側面及び上面をそれぞれ反射層42及び蛍光体層41で被覆する。(d−2)はLEDダイ16の間隙に反射層42を充填する工程を示している。このとき適量の反射性樹脂(硬化前)をディスペンサーにより間隙に充填しても良いが、LEDダイ16のサファイア基板上面が隠れるくらいまで反射性樹脂を塗布し硬化させ、サファイア基板上面が露出するまで反射性樹脂を研磨し反射層42を形成する方が効率的である。次に(e−2)に示すようにLEDダイ16及び反射層42の上部に蛍光体層41を形成する。このときLEDダイ16及び反射層42の上部の蛍光体層41は塗布で形成しても良いし、蛍光体を含有する蛍光体シートを貼り付けても良い。

以下、添付図8〜11を参照しながら本発明の第3実施形態について詳細に説明する。まず図8と図9により本実施形態で製造するLED素子60の構造を説明する。図8はLED素子60の外観を示す図であり、(a)が上面図、(b)が正面図、(c)が底面図である。LED素子60を上面から眺めると、外周部に存在する反射層62とその内側にある長方形の蛍光体層61が見える(a)。LED素子60を正面から眺めると、反射層62と反射層62の下にある突起電極12,13が見える(b)。LED素子60を下から眺めると、反射層62に囲まれた半導体層14が見え、さらに半導体層14の内側に突起電極12,13が見える(c)。なお半導体層14及び突起電極12,13が含まれるLEDダイ16(図9参照)は図2で示した第1実施形態におけるLEDダイ16と同じものである。

層61があり、LEDダイ16及び蛍光体層61の側面に反射層62が付着している。蛍光体層61は図1,2で示したLED素子10の蛍光体層11と同様に蛍光体を含有したシリコーン樹脂である。反射層62は、図5〜7で示した反射層42と同様に、酸化チタン等の反射性微粒子を含有したシリコーン樹脂からなる。LED素子40の側方及び下方に向う光線は、反射層62とp型半導体層14cに含まれる金属反射層により反射しLED素子60の上方に向う。このようにLED素子60もLED素子40(図5参照)と同様に側方に向う光線がないので扱い易い。

次に図10及び図11によりLED素子60の製造方法を説明する。図10は、LEDダイ16aと粘着シート31を準備する準備工程の前に、LEDダイ16(図9参照)のサファイア基板15上に蛍光体層61を被覆する工程を示している。なお図10,11においてLEDダイ16aは、図2、9で示したLEDダイ16に対し、上面(図10では下側)が蛍光体層61で被覆されているのでサフックスaを追加して区別している。

まず突起電極形成前のLEDダイが配列して連結するウェハー30を準備する(a)。ウェハー30はサファイア基板15上に複数の半導体層14が形成されている。なおウェハー30上には数千から数万個の半導体層14が形成されるが、本図では説明のため3個だけ示している。また本図では半導体層14がウェハー30上で分離しているが、他の例として半導体層に含まれるn型半導体層がウェハー全面に形成され、p型半導体層だけが分離していることもある。

次に突起電極12,13を形成する(b)。最初にウェハー30の上面全体にスパッタ法でメッキ用共通電極膜を形成し、続いてホトリソグラフィ法で突起電極12,13を設ける領域に開口を有するレジスト膜を形成する。次に電解メッキ法で突起電極12,13を成長させ、その後レジスト膜を除去し、最後にメッキ電極12,13をマスクとしてメッキ用共通極膜の露出部を除去する。

(d−3)で示す被覆工程において、LEDダイ16a及び蛍光体層61の側面を反射層42で被覆する。LEDダイ16aの間隙に適量の反射性樹脂(硬化前)をディスペンサーにより間隙に充填しても良いが、蛍光体層61の上面が隠れるくらいまで反射性樹脂を塗布し硬化させ、蛍光体層61が露出するまで反射性樹脂を研磨し反射層62を形成する方が効率的である。

前記突起電極を備えるダイと、シート上に粘着層を備える粘着シートとを準備する準備工程と、
前記粘着層に前記ダイの底面が接触するように前記粘着層に前記突起電極を沈み込ませながら、前記粘着シート上に前記ダイを配列する配列工程と、
前記粘着シートとともに前記ダイの側面を前記樹脂層で覆う被覆工程と、
前記樹脂層を切断し、個片化した前記半導体発光素子を得る個片化工程とを
