前記処理室内を加熱する加熱部と、
前記処理室内にシリコン含有ガスを供給するシリコン含有ガス供給系と、
前記処理室内に窒素含有ガスを供給する窒素含有ガス供給系と、
前記処理室内にクリーニングガスを供給するクリーニングガス供給系と、
少なくとも前記加熱部、前記シリコン含有ガス供給系、前記窒素含有ガス供給系、前記クリーニングガス供給系をそれぞれ制御する制御部と、を備え、
前記制御部は、
前記加熱部により前記処理室内を所定の成膜温度に加熱させつつ、前記シリコン含有ガス供給系及び前記窒素含有ガス供給系から前記処理室内にシリコン含有ガス及び窒素含有ガスをそれぞれ供給させて前記基板上に窒化シリコン膜を形成する成膜処理と、
前記加熱部により前記処理室内を所定のクリーニング温度に加熱させつつ、前記クリーニングガス供給系から前記処理室内にクリーニングガスを供給させて前記処理室内壁に堆積した窒化シリコン膜を除去するクリーニング処理と、
前記加熱部により前記処理室内を前記成膜温度よりも低い所定のプリコート温度に加熱させつつ、前記シリコン含有ガス供給系及び前記窒素含有ガス供給系から前記処理室内にシリコン含有ガス及び窒素含有ガスをそれぞれ供給させて前記処理室内壁に所定の厚さの窒化シリコン膜を形成するプリコート処理と、を実施することを特徴とする基板処理装置。 A processing chamber for processing the substrate;

While the processing chamber is heated to a predetermined precoat temperature lower than the film formation temperature by the heating unit, the silicon-containing gas and the nitrogen-containing gas are introduced into the processing chamber from the silicon-containing gas supply system and the nitrogen-containing gas supply system. And a pre-coating process for forming a silicon nitride film having a predetermined thickness on the inner wall of the processing chamber.

前記加熱部により前記処理室内を前記成膜温度よりも低い所定のプリコート温度に加熱しつつ、前記シリコン含有ガス供給系及び前記窒素含有ガス供給系から前記処理室内にシリコン含有ガス及び窒素含有ガスをそれぞれ供給して前記処理室内壁に所定の厚さの窒化シリコン膜を形成するプリコート処理と、を有する
