Abstract
Description
The present invention relates to a sensor device including a MEMS element having a movable part and a method for manufacturing the sensor device.
In recent years, various electronic devices have been reduced in size, weight, functionality, and functionality, and electronic components to be mounted have been required to have higher density. In response to such demands, an increasing number of electronic components are manufactured as semiconductor devices. In addition to semiconductor devices manufactured as circuit elements, high-frequency switches (RF switches) and various sensors are also manufactured as semiconductor devices, thereby reducing the size and weight. For example, using MEMS (Micro Electro Mechanical Systems) technology, a mechanical sensor such as an RF switch, an acceleration sensor, or an angular velocity sensor having a small and simple structure has been put to practical use as a MEMS element.
Generally, as a package of a MEMS element, a silicon package, a ceramic package, a glass package, or a package made of an inorganic material thin film is employed. For example, Patent Document 1 discloses an acceleration sensor element packaged in a case made of alumina. Patent Document 2 discloses a MEMS element packaged with a resin film and sealed.
When a silicon package is used, a mold, a jig, a mask, and a screen printing original plate are necessary to manufacture a package body and a lid (LID), and thus there is a problem that processing of the silicon package is costly. Also, when receiving a control IC from a third party and connecting a sensor to the provided control IC, the design of the wiring pattern that connects the control IC and the sensor is changed to match the product. There is a problem that a new package needs to be manufactured. In that case, since a new mold or the like according to the product is required, it becomes a factor that further increases the manufacturing cost. Further, when a silicon package is used, the thickness of the entire package is about several tens of μm, and there is a problem that it is difficult to reduce the height of the packaged sensor device. The above problems are the same when adopting a package using ceramic or glass, or a package using an inorganic material thin film, or packaging using the alumina of Patent Document 1. Even when a resin package is used, when mounted on a silicon substrate, the thermal expansion coefficient of the silicon substrate and the resin package is different, so the reliability of bonding between the substrate and the package is lowered, and the reliability of the device is reduced. There is also a problem that it becomes lower.
On the other hand, in Patent Document 2, a frame part made of a resin pattern is formed so as to surround a MEMS element having a fine structure, and a sealing film is attached on the resin pattern to seal an opening region. Although the structure is disclosed, the signal wiring for taking out a signal from the MEMS element is structured to be stepped on the resin pattern, and there is a possibility of disconnection or deformation of the wiring. In order to prevent disconnection and deformation of the signal wiring, it is necessary to provide a through electrode, but the formation of the through electrode has a problem that the manufacturing cost increases.
In view of the above problems, the present invention can reduce the manufacturing cost when packaging a sensor device, easily change the connection relationship according to the specifications of other elements, and improve the reliability of bonding between the substrate and the package. Disclosed are a sensor device and a method for manufacturing the sensor device that can be improved and reduce the overall height of the packaged sensor device.

Sensor device and manufacturing method thereof.
Embodiments of the present invention will be described below in detail with reference to the drawings.
(Embodiment 1)
Hereinafter, a sensor device including the MEMS element having the movable part according to the first embodiment will be described. In the first embodiment, an RF switch is illustrated as a MEMS element having a movable part. 1A is a plan view of the
Referring to FIGS. 1A and 1B, the
Hereinafter, the operation of the
A
The material of the
Moreover, the
2A to 2C are cross-sectional views showing an example of the shape of the
A sealing
As shown in FIGS. 1A and 1B, the
As described above, FIG. 1A illustrates the
4A to 4C are process diagrams of manufacturing a plurality of
First, a plurality of MEMS elements having movable parts, here, RF switches 102 are formed on a substrate (silicon wafer) 301. Next, as shown in FIG. 4A, a plurality of
In the case where the
The height of the
When the
Next, as illustrated in FIG. 4B, the sealing

(Embodiment 2)
Hereinafter, with reference to FIGS. 5 to 8, another sensor device including the MEMS element having the movable portion according to the second embodiment of the present invention will be described. In the second embodiment, a three-axis acceleration sensor using a piezoresistive element as a MEMS element having a movable part is illustrated.
FIG. 5 is a plan view of a cavity
Referring to FIGS. 5 and 7, in the
Next, the operation of the
Referring to FIG. 5, a plurality of
Similar to the first embodiment, the
As described above, FIG. 5 illustrates the
FIG. 8 is a cross-sectional view of another
In the
Unlike the
In the
As described above, the plurality of

(Embodiment 3)
Hereinafter, the MEMS microphone including the MEMS element having the movable part according to the third embodiment will be described. In the third embodiment, a silicon microphone using a tuning fork is exemplified as a MEMS element having a movable part.
FIG. 9A is a perspective view showing a schematic configuration of the
As described above, the plurality of
Similar to the first and second embodiments, the
Furthermore, in the
