なお、本発明でのpH及び導電率は、エッチング液が25℃の時の値、もしくは、測定値を25℃に換算した補正値である。また、本発明の方法は非ダイヤモンド層に電極を接続する工程や構造体のダイヤモンド層(基板)裏面を樹脂で保護する工程等の分離に必要な前処理工程の必要がない方法である。

そして、鋭意実験の結果、pH6.0未満で且つ導電率300μS/cm以下のエッチング液を使用すれば従来技術よりも高速に非ダイヤモンド層のエッチングが進行することを見出した。一方、pH6.0以上であれば水素イオンが少ないことで、あるいは、導電率300μS/cmより高ければ導電性を有する非ダイヤモンド層に電界が十分集中しないことで、それぞれ従来技術のエッチング速度以下となることを見出した。

Ib高温高圧ダイヤモンド単結晶基板を準備し、主面からイオン注入後、注入面上にCVDダイヤモンドをエピタキシャル成長させ、基板側面のイオン注入層の周りに堆積したダイヤモンドをレーザー切断で除去して構造体01を作製した。
サイズは主面が4×4mmで、ダイヤモンド層02は厚さ0.4mmの高温高圧合成Ibダイヤモンド単結晶であり、ダイヤモンド層03は厚さ1.4μmの高温高圧合成Ibダイヤモンド単結晶を含む厚さ0.37mmのCVDダイヤモンド単結晶であった。
そして、非ダイヤモンド層04はイオン注入によって、注入エネルギー3MeV、照射量2×1016ions/cm2で、高温高圧合成Ibダイヤモンド単結晶の主面から炭素イオンを注入して形成しており厚さ0.2μmであった。また、ダイヤモンド層02及び03は絶縁性、非ダイヤモンド層04は導電性であった。
