さらに、上記第1の実施の形態のように、発光活性層形成工程を行うことにより、密着層14と量子ドット21とは密に接合した状態を保つことができ、発光活性層20へキャリアを輸送し易くなる。加えて、このように密着層14を発光活性層20と第1絶縁層13との間に介在させる構成とすれば、密着層14と第1絶縁層13との界面でのキャリアの発生を促す作用がある。したがって、本実施の形態では、発光活性層20からの発光強度を向上することができる。特に、密着層14は、量子ドット21におけるシェル層23のヤング率と同等以下のヤング率を持つ層からなるため、図8に示すように、発光活性層14との接合面において量子ドット21同士の間隙に密着層14の材料を入り込ませることが容易となる。したがって、量子ドット21が密着層14により変形されたり損傷を受けたりすることが防止できる。この結果、量子ドット21のサイズが変化することがなく、量子ドット21から放出される光の色が変わってしまうことを防ぐことができる。このような電界発光素子10Aでは、量子ドット21からの発光スペクトルが量子ドット21に由来する波長となるため、発光スペクトルが広帯域となることを防止する作用を奏する。

本発明の第2の実施の形態に係る電界発光素子は、上記第1の実施の形態に加えて、第1絶縁層13と密着層14の間、および平坦化層15と第2絶縁層16の間に、それぞれ緩衝層を有する構成の電界発光素子である。第2の実施の形態の電界発光素子は、より高い発光輝度が得られる素子である。

本実施の形態の電界発光素子の製造方法は、緩衝層形成工程以外は上記第1の実施の形態の素子と同様に製造可能であるため、ここでは緩衝層形成工程のみ説明する。
第1絶縁層13(50〜500nmのTaOx)上に、第1緩衝層として10nmのZnSを形成した。ZnSはMBE法により形成した。第1緩衝層上に、密着層14(1〜3nmのS)を形成した。

上記第1の実施の形態に係る電界発光素子10Aの構成において、発光活性層20を挟む密着層14と平坦化層15が無い場合(比較例)と、密着層14と平坦化層15の材料をともにZnSで形成したものを用意した。そして、密着層14と平坦化層15のそれぞれの厚さが、1.25nm(実験例1)、2.5nm(実験例2)、5.0nm(実験例3)、20.0nm(実験例4)、80nm(実験例5)と異なる実験例1〜5の電界発光素子を作製して、挙動を観察した。

その結果、図13〜17に示すように、密着層14および平坦化層15が無い比較例と比較して、実施例1〜5では挙動が変化し(異なり)、1.25nm〜5.0nmまでの電界発光素子は、発光強度が増し、発光スペクトルが狭帯域化する効果が確認できた。実施例1、実施例3の結果については図示していないが、実施例2と同等のスペクトルが観測された。一方、20.0nm以上の厚さの密着層14および平坦化層15を介在させた場合、量子ドット21の発光ピークと異なるスペクトルが観察された。したがって、密着層14および平坦化層15の厚さは、20.0nm未満が望ましいことがわかった。また、平坦化層15を堆積させることにより、量子ドット21同士の間隙を平坦化層15の材料が埋めるため、発光活性層20内のキャリア移動効率が向上することがわかった。

上記第1の実施の形態に係る電界発光素子10Aの構成において、密着層14が無く平坦化層15のみが介在された構造の電界発光素子を作製して、交流駆動を行って発光強度を時間分解して観察した。その結果は、図20に示す通りである。この結果から、一回の交流の往復電界のうち片側だけで強い発光が観察されることから、平坦化層15のみを介在しただけでも発光強度の向上には一定の効果が得られるが、密着層14も備えるほうが望ましいことがわかった。
