Abstract
The present invention allows the growth of InGaN with a better composition of indium than those currently conventionally available that urge the LED and LD wavelengths to the yellow and red portions of the color spectrum. The ability to grow with indium at higher temperatures leads to higher quality AlInGaN. This also allows band structure design using novel polarizations to create more efficient devices. In addition, it enables the manufacture of p-GaN layers with increased conductivity that improve device performance.

(Overview)
The present invention enables the growth of InGaN with a better composition of indium than those currently available conventionally that urge the LED and LD wavelengths into the yellow and red portions of the color spectrum. The ability to grow with indium at higher temperatures leads to higher quality AlInGaN. This also allows band structure design using novel polarizations to create more efficient devices. In addition, it enables the production of p-type GaN layers with increased conductivity that improve device performance.
加えて、従来のGa面GaNには、反転という問題がある一方で、N面は、Mg(例えば、p型GaNを作製するために必要とされる、約3×1020のMg濃度)で高度にドープされると、そのような問題がない。
(Technical explanation)
The present invention enables the fabrication of high brightness LEDs and LDs with improved properties. N-plane devices enable the growth of better quality high indium composition InGaN alloys that are currently needed to make high power devices in the green, yellow, and red portions of the color spectrum To do. In addition, while the conventional Ga-plane GaN has the problem of inversion, the N-plane is Mg (eg, the Mg concentration of about 3 × 10 20 required to make p-type GaN). There is no such problem when highly doped. The use of the N-face dramatically increases device performance since high p-type carrier concentration is a major limitation in nitride-based devices.
Due to the wurtzite structure of group III nitrides, group III nitrides exhibit a wide and spontaneous piezoelectric field that is oriented around the [0001] axis. Due to the difference in polarization constants, a large fixed polarization charge exists at the heterostructure contact surface and an electric field is later formed. The direction of these polarization charges and the subsequent electric field depends on the growth direction ([0001] or [000-1]) of the epitaxial film. In conventional Ga-plane LEDs and LDs, the electric field magnitude in the quantum well is positive, while in the N-plane, the electric field is negative. For the Ga plane, this electric field accelerates the carriers beyond the quantum well and reduces the efficiency of the device, while the opposite magnitude of the electric field at the N plane slows down the carriers and traps them in the quantum well. Increase, thus increasing the efficiency of the device. In addition, the depletion region in the structure, and thus the turn-on voltage, depends on the polarity of the structure, which is illustrated in FIG. 1 for a simple PIN structure and in FIG. 2 for an LED. In order to achieve N-plane growth along the [000-1] direction, the growth substrate typically has a Miller index crystal plane [h, i, where h, i, k, l are Miller indices. , K, l], a growth surface with a misorientation angle of 0.5 to 10 degrees in any direction, and growing an N-plane III-nitride film on the growth surface, and having an N-plane III The group nitride film is smoother than the N-plane group III nitride film grown on the substrate having no misorientation angle. A misoriented / slope substrate is typically nitrogenated at medium temperature (about 1050 ° C.).
In the case of a sapphire substrate, nitrogenation leads to the formation of an AlN nucleation layer (eg, one or more monolayers thick) on the surface of sapphire that sets the N-face polarity of growth. Nitrogenation decomposes the surface layer of sapphire into AlN. N-face III-nitride buffer or template growth may then begin on the AlN nucleation layer terminating the substrate.
Growth of III-nitride on a nitrogenated misorientation / vicinal substrate at high temperature allows the group III atomic layer to be deposited first and the nitrogen atomic layer to be deposited last, Creates an N-face for the nitride layer. Subsequent layers grown on the N-face of the first grown III-nitride layer will also be the N-face.
The underlying surface on which the III-nitride is grown need not be N-faced to allow Ga atoms to first bond, but to Ga atoms rather than N atoms (electrical or mechanical). It only needs to be attractive in either or both. The N-face is grown last because Ga atoms bind better to the previously grown layer's nitrided substrate / N-face, which results in the final face of wurtzite crystal growth being the N-face ( Or finally formed). The above consideration is also applicable when the Ga atom is a group III atom. Furthermore, the definition of the N-face or Ga-face is usually not defined by the stacking order (ie, Ga then N, or N then Ga). Typically, the N-face is better defined by the atomic arrangement of Ga-N bonds that are included in the direction of spontaneous polarization of the material. For the N-plane, the spontaneous polarization goes to the surface, while the spontaneous polarization in the Ga-plane deviates from the surface. When the N-plane is referred to herein, it can represent spontaneous polarization, which refers to either the surface or the N atom on the top layer.
さらなる詳細は、参照することにより本願に組み込まれる、2007年9月14日出願の「METHOD FOR HETEROEPITAXIAL GROWTH OF HIGH−QUALITY N−FACE GaN, InN, and AlN AND THEIR ALLOYS BY METAL ORGANIC CHEMICAL VAPOR DEPOSITION」と題された、米国特許出願第11/855,591号で見ることができる。 Group III nitrides are deposited at medium / high growth temperatures (approximately 1050 ° C., more typically between 800-1100 ° C.), depending on the reactor. The production of Ga-plane LEDs and LDs in III-nitride systems has been widely reported by companies and universities, but the growth of N-plane LEDs or LDs has not yet been reported. In the past, N-face growth by metalorganic chemical vapor deposition has significantly delayed the Ga-face growth in terms of crystal quality, which is a possible reason for the lack of reporting of phosphors. N-plane growth of III-nitrides has been successfully achieved by molecular beam epitaxy (MBE), however, the optical quality of the material is still poor, i.e. the efficiency of the device is Ga surface device Much lower than the state. Currently, the performance of LEDs in the yellow and red parts of the spectrum is poor, while laser diodes emitting in green have not been achieved.

The various layers are grown at a temperature appropriate to control the desired alloy composition of the particular layer.
The present invention also allows the growth of III-nitride N-face films. The film can be grown using a variety of growth methods including, but not limited to, molecular beam epitaxy (MBE) and metal organic chemical vapor deposition (MOCVD). FIG. 9 shows an N-plane surface AFM image of a GaN film grown by MBE on C-plane SiC. The growth temperature is 710-720 ° C., achieving a reduction in dislocations using a two-step buffer, step 1 starts GaN growth on SiC with low to intermediate Ga flux and step 2 Ga The morphology was restored by increasing the flux. This method achieved threading dislocation densities of about 10 10 cm −2 and surface roughness up to 5 nm in an area of 5 microns × 5 microns. The film was doped with Si to at least 3 × 10 18 cm −3 to achieve a mobility of at least 140 cm 2 / Vs, comparable to films grown with Ga-face MBE. However, N-plane p-type films have increased surface stability when doped with high (> 1 × 10 20 ) Mg concentrations. These films can be used as substrates or devices such as electronic devices (transistors) or optoelectronic devices.
FIG. 10 (a) shows an optical microscope view, and FIG. 10 (b) shows an AFM image of a GaN N-face film grown by MOCVD, showing an rms roughness of up to 0.9 nm. XRD measurements of these 1-1.5 micron thick GaN films show a maximum of 110 arcsec FWHM (along the 002 reflection) and a maximum of 900 for misalignment of 2 degrees toward the sapphire A direction. Arctic FWHM (along the 201 reflection), up to 300 arcsec FWHM (along the 002 reflection) and 450 arcsec FWHM (201 along the sapphire A direction 4 degrees) Along the reflection).
FIG. 11 shows a poor surface morphology of prior art N-plane growth. For example, prior art growth by MOCVD is typically coarse due to the formation of hexagonal hillocks (having micron-sized dimensions) observed in heteroepitaxial and homoepitaxial growth of GaN. This poor surface morphology has hindered device application.
FIG. 12 (a) shows an AFM image of an InGaN / GaN multiple quantum well (MQW) grown using the present invention with an RMS roughness of 0.85 nm showing a smooth surface at the InGaN growth temperature. Indicates. FIG. 12 (b) shows
N-face III-nitrides grown using the present invention have increased optical quality and increased structure or surface quality. Increased structure or surface quality (characterized by reduced surface roughness, smaller XRD diffraction FWHM, reduced threading dislocations) compared to N-plane III-nitrides grown using conventional techniques. The increased optical quality is evidenced by the fact that prior art methods have not achieved sufficient emission, but the present invention has higher emission efficiency in these regions.
(Advantages and improvements)
One of the main challenges for light emitters using group III nitrides is the growth of high quality InGaN. The N-face allows for the growth of InGaN at higher temperatures than conventional Ga-faces, providing better quality materials, as well as the creation of higher indium-content films that are feasible, and thus indium-containing films Is more stable at any concentration of indium in the InGaN material. For example, the growth temperature for InN grown by MBE is about 100 ° C. higher for N-face growth than for Ga-face growth.
Another challenge for phosphor growth is p-type doping. In conventional Ga face materials, excessive p-type doping (Mg) inverts the surface to N faces in some places, resulting in poor quality films. However, the N-face does not receive the same end result as p-type doping, and allows for a higher level of p-type doping that produces much better device performance.
A light emitter using a group III nitride has a problem of a strong polarization-inducing electric field. N-face materials provide an electric field in the opposite direction to a conventional Ga face that allows for lower turn-on voltage and increased quantum efficiency.
The N-face etch characteristics are distinctly different from the Ga face, which is useful in creating better light extraction schemes in LEDs, such as surface roughening and megacones.
An N-plane device can be obtained by growing a nitride device in the Ga (0001) direction and removing the substrate to expose the N-plane of the device. However, this process is more difficult (and consequently more expensive and time consuming) than the present invention because it involves an additional step of substrate removal.
Characterizing whether an N-plane device has been grown using the present invention or by growing in the Ga-polar direction [0001] followed by substrate removal exposing the N-face. Is possible.
a) The present invention grows light emitting devices on misoriented or miscut substrates. Miscuts appear in subsequent layers grown on miscut substrates. The misorientation is transferred to a layer grown on top of the buffer layer, all of which can be measured by X-ray diffraction. Devices that grow along the [0001] Ga pole direction are less likely to grow on miscut substrates because this leads to a reduction in the smoothness of the epitaxially grown layers.
b) The active region of devices grown using the present invention typically has a higher oxygen concentration compared to the active region grown in the Ga pole (0001) direction.
c) To achieve a device in which the p-type layer is on the N-plane nitride layer, the present invention may grow the p-type layer before or after the n-type layer and the active layer. However, using conventional (0001) Ga pole growth, the p-type layer would have to be grown before the n-type layer and the active layer. The order in which the layers are grown can also be measured by measuring the impurity concentration and structural quality of the various layers. Initial growth of the p-type layer generally leads to poor material on top due to the use of high Mg doping concentrations that create defects.
