また、高抵抗バッファ層14は、光吸収層13側から窓層15側に向けて増加するように硼素濃度、アルミニウム濃度、ガリウム濃度がそれぞれ傾斜している。つまり、高抵抗バッファ層14の硼素、アルミニウム、ガリウムなどの不純物は、光吸収層13に接触している側から窓層15に接触している側に向かって序々にその濃度が増加するようになっている。
また、高抵抗バッファ層14には、硫黄(S)が混入した混晶層としてもよい。この場合の混晶層の硫黄濃度は、0.1〜10mol%の範囲内とすることにより、高抵抗バッファ層14の抵抗率を高くすることができる。

また、スパッタ法においては、所望の濃度のドーパントを予め混合させたターゲットを用いて製膜を行う。また、MOCVD法と同様に水素化又は有機金属化合物をヘリウム、アルゴン等の不活性ガスで希釈し、製造原料を同伴するキャリアガスと混合させて、供給することも可能である。

MOCVD法で製膜する窓層15は、窓層製膜工程の前工程の予備加熱工程で、真空中で基板を140〜250℃の温度範囲、望ましくは、160〜190℃に加熱し、その温度に到達後直ちに、160〜190℃の温度範囲に保持された窓層製膜工程に搬送し、窓層製膜工程で、ジエチル亜鉛と純水を製膜原料として、不活性ガスで1〜5Vol%の濃度に希釈されたジボランガスを原料配管内に供給し、ジボランからのボロンをドーピングすることにより、シート抵抗が10Ω/□以下、透過率が85%以上、膜厚0.5〜2.5μmの範囲の、望ましくは1〜1.5μmの範囲の低抵抗なZnO系透明導電膜を製膜する。このシート抵抗値は基板内で集積構造を形成する際、直列抵抗の影響が出ない目安の値であり、窓層15上に別途取り出し電極を形成する場合は100Ω/□程度でも問題なく、この場合の膜厚は0.05μm程度である。
ここで、窓層15の製膜時は、高抵抗バッファ層14の製膜時の基板到達温度よりも低い温度で製膜を行う。つまり、高抵抗バッファ層14の製膜時の基板温度が、窓層15の製膜時の基板温度よりも高くなるようにする。このような温度に設定することで、高抵抗バッファ層14へ拡散する硼素濃度を、1×1019atoms/cm3以下、アルミニウム濃度1×1019atoms/cm3以下、ガリウム濃度1×1019atoms/cm3以下とすることができる。
また、窓層15の製膜時は、高抵抗バッファ層14の製膜時の原料モル比([O]/[Zn])よりも、小さい流量比で製膜を行う。つまり、高抵抗バッファ層14の製膜時の原料モル比([O]/[Zn])が、窓層15の製膜時の原料モル比([O]/[Zn])よりも大きくなるようにする。このような原料モル比([O]/[Zn])に設定することで、高抵抗バッファ層14へ拡散する硼素濃度を、1×1019atoms/cm3以下、アルミニウム濃度1×1019atoms/cm3以下、ガリウム濃度1×1019atoms/cm3以下とすることができる。
