Abstract
Description
The present invention relates to a color imaging device having high sensitivity characteristics.
Current color image sensors use solid-state image sensors such as charge-coupled devices (CCDs) and complementary metal-oxide semiconductors (CMOS). A structure provided with a color filter has become the mainstream. A Bayer array is known as a well-known color filter array. In this filter arrangement, filters that transmit light of three primary colors, red (R), green (G), and blue (B), are arranged for each pixel as shown in FIG. In this Bayer arrangement, a reduction in resolution is prevented by arranging so as to include a large amount of G light, which is the main component of the luminance signal, and R and B filters are arranged in the remaining positions. There are various other arrangements, and a method using a complementary color filter for the purpose of increasing the light use efficiency may be used particularly for moving image shooting (see, for example, Patent Document 1). However, a solid-state imaging device such as a CCD has a low aperture ratio of the device itself (the ratio of the area of the light receiving surface to the total area of the device), so that all the light incident on the device cannot be converted into an electrical signal and extracted. Sensitivity at low illuminance will be low. In particular, in recent years, the pixel pitch has been miniaturized, and an element having a pixel size of 2 micrometers square or less has also appeared. When the pixel size is reduced, the intensity of light incident on one pixel is reduced, so that sensitivity reduction is a serious problem.
In the method of increasing the effective aperture ratio using the above-described microlens, it is difficult to collect all of the light incident on the element even if the microlens is used. There is also a problem that a positional deviation occurs between the focusing point and each pixel.
In the Bayer method, the method of replacing half of the G filters with the W filter can achieve a certain effect with regard to high sensitivity. However, the number of pixels contributing to luminance (the number of pixels of W) is ¼ of the entire element, and the number of pixels contributing to color information is equal for each of the R, G, and B components and ¼ of the entire element. It becomes one by one. In this configuration, the color information is inferior to the Bayer method (G is 1/2 of the entire device, R and B are 1/4 each), and the luminance information is superior to the Bayer method, but it is not sufficient. It is.
An object of the present invention is to eliminate the above-described drawbacks and to realize a high-definition and high-sensitivity color imaging apparatus.
Another object of the present invention is to realize a color imaging device having good sensitivity characteristics even when the imaging device is miniaturized and the pixel size is reduced.
The color imaging device according to the present invention includes a first photoelectric conversion element in which light-transmissive photoelectric conversion elements each having a peak sensitivity of photoelectric conversion characteristics in each of the R, G, and B wavelength ranges are arranged in a two-dimensional array. An array,
Photoelectric conversion elements having substantially uniform photoelectric conversion characteristics in the wavelength range of visible light are arranged in a two-dimensional array, and each photoelectric conversion element receives a transmitted light that has passed through the first photoelectric conversion element array. A photoelectric conversion element array;
A readout circuit for reading out electric charges generated in each photoelectric conversion element of the first and second photoelectric conversion element arrays,
The signal read from the first photoelectric conversion element array is output as a color signal, and the signal read from the second photoelectric conversion element array is output as a luminance signal.
In the present invention, since it has a first photoelectric conversion element array that outputs a color signal and a second photoelectric conversion element array that receives transmitted light that has passed through the first photoelectric conversion element array and outputs a luminance signal, Unlike a conventional color imaging apparatus using a color filter, almost the entire incident image light is used for photoelectric conversion. As a result, even when the imaging device is miniaturized and the amount of light incident on each pixel is reduced, a color imaging device having high resolution and good sensitivity characteristics is realized.
A preferred embodiment of the color imaging device according to the present invention is characterized in that each photoelectric conversion element of the first photoelectric conversion element array has a light transmittance of 50 to 90% at an absorption maximum wavelength.

In another preferred embodiment of the color imaging apparatus according to the present invention, a microlens array is arranged between the first photoelectric conversion element array and the second photoelectric conversion element array, and each photoelectric element of the first photoelectric conversion element array is arranged. It is characterized in that the transmitted light that has passed through the conversion element is condensed on the corresponding photoelectric conversion element of the second photoelectric conversion element array. Thus, by arranging the microlens array between the two photoelectric conversion element arrays, it becomes possible to make the aperture ratio uniform between the first photoelectric conversion element array and the second photoelectric conversion element array. .

The signal read from the first photoelectric conversion element array is output as a color signal, and the signal read from the second photoelectric conversion element array is output as a luminance signal. In this example, since the transparent film is interposed between the two image sensors, two image sensors can be stacked on the substrate.
In the color imaging device according to the present invention, only a part of the R, G, or B wavelength light in the incident light is absorbed by the first photoelectric conversion element, and all the remaining light is the second photoelectric conversion element. In principle, all of the incident light is used to generate color signals and luminance signals in order to contribute to the output of luminance information upon entering the array. As a result, with the miniaturization of the imaging device, a color imaging device with good sensitivity characteristics can be realized even if the amount of incident light per pixel decreases.

In this example, each of the RGB photoelectric conversion elements constitutes a subpixel, and one pixel is constituted by four subpixels of two G subpixels, an R subpixel, and a B subpixel. In addition, although the photoelectric conversion element array shown in FIG. 3 acquires color information by the Bayer arrangement, in addition to the primary color arrangement such as an interline arrangement, a stripe arrangement, an oblique stripe arrangement, a G stripe RB checkered arrangement, of course, Various methods used in the color filter array for a single plate, such as a complementary color array method such as a field color difference sequential array, a frame color difference sequential array, a frame interleave array, a field interleave array, and a stripe array, can be applied.

Next, a specific configuration of the color imaging apparatus of the present invention will be described. FIG. 6 is a schematic cross-sectional view showing an example of a color imaging apparatus according to the present invention. In this example, a configuration example is described in which charges generated in the first and second photoelectric conversion element arrays are read out by independent reading circuits. The color imaging device of this example has a structure in which a
The
The film thickness of the photoelectric conversion element is preferably 10 nm to 5 μm, and preferably 50 nm to 1 μm. In addition, since the

Next, the
The
In the CCD image pickup device, the charge transfer electrode and the photoelectric conversion device are inevitably formed in the same plane, so that the aperture ratio of the device is lowered. Therefore, the surface area of the photoelectric conversion element of the second image sensor is smaller than the surface area of the
FIG. 9 is a diagrammatic sectional view showing a modification of the color imaging apparatus according to the present invention. The color image pickup apparatus shown in FIG. 6 has a first image pickup device that outputs a color signal and a second image pickup device that outputs a luminance signal as separate structures, and the photoelectric conversion elements are connected to each other. They were laminated so as to oppose each other and constituted as one chip. In contrast, the present example has a structure in which the first and second imaging elements are stacked on a single substrate using a thin film stacking technique and an etching technique. A
次に、透明膜63の表面を、例えばCMP(Chemical Mechanical Polishing )により平坦面となるように鏡面研磨する。

FIG. 10 is a diagrammatic sectional view showing another modification of the color imaging apparatus according to the present invention. In this example, an example in which the first and
In the color imaging device according to the present invention, the color information components R, G, and B are obtained by the first imaging device, and the luminance component W is obtained by the second imaging device. Since a part of each component light of B is absorbed by the first photoelectric conversion element array, a luminance signal reduced by the absorption component is output. However, this absorption component can be supplemented in the signal processing circuit. That is, since the absorption rate in each of the RGB photoelectric conversion elements of the first image sensor that outputs a color signal is known in advance, the value of the luminance component obtained by the second image sensor using the known absorption rate is calculated. It can be corrected.
In a conventional color imaging apparatus, for example, in the case of a primary color system, a luminance signal is acquired based on color signals (R, G, B signals) of a part of light incident through a lens and transmitted through a color filter. . On the other hand, in the present invention, since a luminance signal is generated based on all the light incident through the lens in principle, an imaging device with higher sensitivity than a conventional color imaging device is realized.
Furthermore, since the color information obtained by the present invention is based on the conventional primary color array system or the complementary color array system, various conventional systems can be applied to the signal processing circuit as they are, and conventional color imaging is possible. Color reproducibility equivalent to that of the apparatus can be obtained.

The peak of the photoelectric conversion element was located near 600 nm. From this experimental result, it was confirmed that each photoelectric conversion element of the first image sensor has wavelength selectivity. Moreover, about the quantum efficiency (the number of output electrons / irradiation photon number) of each photoelectric conversion element, the photoelectric conversion element which has sensitivity in the B wavelength range is 0.09 (9%), and the sensitivity is in the G wavelength range. The photoelectric conversion element had 0.11 (11%), and the photoelectric conversion element having sensitivity in the R wavelength range was 0.1 (10%). For comparison, the spectral sensitivity characteristic of the second image sensor is indicated by a broken line. The photoelectric conversion characteristics of the second image sensor were almost uniform photoelectric conversion characteristics in the visible range of 400 to 700 nm.
Color imaging was performed using the output signal from the first image sensor as a color signal and the output signal from the second image sensor as a luminance signal. As a comparative example, a comparative color experiment was performed using a conventional color imaging device having the same structure as that of the second imaging device and a Bayer arrangement of color filters on the front surface thereof. When the same subject was imaged under the same imaging conditions, the color imaging device according to the present invention and the color imaging device of the comparative example were almost the same in terms of color reproducibility. However, regarding the sensitivity characteristics, it was confirmed that the color imaging device according to the present invention was 2.1 times more sensitive than the color imaging device of the comparative example.
