Description
本発明は、銅微粒子分散液を用いた導電材の形成方法、該形成方法により形成された導電材及び該導電材を有する各種デバイスに関する。 The present invention relates to a method for forming a conductive material using a copper fine particle dispersion, a conductive material formed by the forming method, and various devices having the conductive material.
近年、電子機器における微細な配線パターンや微小な導電性部品の形成に、インクジェット法やスクリーン印刷法等、各種印刷方法が用いられている。例えば、特許文献1には、金属ナノ粒子の表面が有機化合物で被覆され、有機溶媒中に安定に分散した金属微粒子分散液を用いて、インクジェットやスクリーン印刷等の手法によって、回路パターンを形成することが提案されている。 In recent years, various printing methods such as an ink jet method and a screen printing method have been used to form fine wiring patterns and fine conductive parts in electronic devices. For example, in Patent Document 1, the surface of metal nanoparticles is coated with an organic compound, and a circuit pattern is formed by a technique such as ink jet or screen printing using a metal fine particle dispersion that is stably dispersed in an organic solvent. It has been proposed.
また、ナノインプリント技術を利用して、微細な配線パターンを形成する方法が提案されている。例えば、特許文献2には、凹凸を含むパターニングが施された樹脂製テンプレートの表面に、導電性粒子を含むペースト(溶媒中に導電性粒子が分散されている液体)を塗布し、当該表面を基板上に押し当てる、すなわちコンタクトプリントを行うことにより基板上に導電材のパターンを形成することが提案されている。 Also, a method for forming a fine wiring pattern using nanoimprint technology has been proposed. For example, in Patent Document 2, a paste containing conductive particles (a liquid in which conductive particles are dispersed in a solvent) is applied to the surface of a resin template subjected to patterning including unevenness, and the surface is applied. It has been proposed to form a conductive material pattern on a substrate by pressing on the substrate, that is, contact printing.
As metal fine particles used for fine wiring patterns and fine conductive parts, the metal material itself is much cheaper than gold, silver, nickel, etc., and electromigration like when silver is used From the viewpoint of avoiding a short circuit between wirings caused by the above, it is desired to use copper.
However, when using a dispersion of fine particles of copper, copper alloy, or copper compound (hereinafter simply referred to as copper fine particles), the copper is oxidized and reduced in conductivity when heated in an oxidizing atmosphere, so that the inert gas atmosphere Or it is necessary to heat in reducing gas atmosphere, such as hydrogen gas. For this reason, when the surface is coated with a thick polymer compound layer in consideration of the dispersibility of the metal fine particles as in Patent Document 1, the high heat-resistant polymer is free of oxygen. It is difficult to be decomposed in an inert gas or reducing gas atmosphere, and sintering of metal fine particles is hindered, resulting in insufficient conductivity of the sintered wiring finally obtained.
導電性を向上させるためには、高分子化合物を昇華させるような高温で焼成することが考えられるが、そのような高温で焼成を行う場合、耐熱温度の低いプラスチック基板への応用や、熱による影響を受けやすい有機材料が周囲に存在するデバイスへの応用が困難であり、用途が制限されるという問題がある。 In order to improve the conductivity, it is conceivable that the polymer compound is baked at a high temperature that sublimates the polymer compound. However, when baking at such a high temperature, application to a plastic substrate having a low heat-resistant temperature, or by heat There is a problem that application to a device in which an organic material that is easily affected is present is difficult, and the application is limited.
In addition, in the said patent document 1, about the case where silver is used as a metal nanoparticle, although it describes describing forming a circuit pattern at the baking temperature of 250 degrees C or less, the problem at the time of using copper as a metal nanoparticle No point is taken into consideration. That is, when using copper fine particles, it is necessary to heat in an inert gas atmosphere or a reducing gas atmosphere such as hydrogen gas unlike when using silver that is not easily oxidized, thereby covering the copper fine particles. It is difficult to decompose the polymer to be sintered at low temperature, and it is not considered that the conductivity of the sintered wiring becomes insufficient, and it can be applied to a plastic substrate with a low heat resistance temperature or a device where organic materials exist around Can not.
Further, in Patent Document 2, it is described that when silver nanopaste is used, it is fired at 220 ° C. to form a silver wiring pattern. No consideration is given to the problem.
本発明の目的は、安価で且つエレクトロマイグレーションの生じない銅を使用して、低温焼成であっても高導電性を有する導電材を形成する方法、該方法により形成された導電材及び該導電材を備えた各種デバイスを提供することにある。 An object of the present invention is to use a cheap copper that does not cause electromigration and to form a conductive material having high conductivity even at low temperature firing, a conductive material formed by the method, and the conductive material It is in providing the various devices provided with.

In the method for forming a conductive material according to the present invention, a copper fine particle dispersion liquid in which copper fine particles are dispersed in the dispersion medium (S) containing the specific organic solvent is applied to the object to be coated by any one of discharge, coating and transfer methods. To form a liquid film of a copper fine particle dispersion having a predetermined pattern. By dispersing copper fine particles in a dispersion medium containing such a specific organic solvent, even if the copper fine particles are substantially free of polymer compounds on the surface or coated with a very small amount of polymer compound. In addition, the dispersibility of the fine particles can be improved, and the ejection, coating, or transfer to the coated body can be performed stably. And, by using a dispersion of copper fine particles that are substantially free of polymer compounds on the surface or coated with a very small amount of polymer compound, the inhibiting factor of sintering between copper fine particles can be eliminated or reduced. And low temperature firing is possible. As a result, it can be applied to plastic substrates with low heat-resistant temperatures and devices with organic materials in the surroundings, and it has high conductivity even at low-temperature firing using copper that is inexpensive and does not cause electromigration. A conductive material can be formed.

(銅微粒子分散液)
まず、本発明で使用する銅微粒子分散液の構成成分について説明する。
(Copper fine particle dispersion)
First, the components of the copper fine particle dispersion used in the present invention will be described.
-Copper fine particles-
The copper fine particles of the present invention contain fine particles of copper, a copper alloy and a copper compound, and the copper compound contains an oxide of copper and a copper alloy. Copper particles that are transition metal particles do not contain any oxides at all, and the oxidation level in this case varies depending on the atmosphere, temperature, and holding time during particle generation and storage, but only the outermost surface of the particles. If it is thinly oxidized and the inside remains metal, the fine particles may be mostly oxidized. The copper compound referred to in the present invention contains all such particles in various oxidation states.
また、銅微粒子は、
(a)表面に高分子分散剤が実質的に存在しないか、又は、
(b)高分子分散剤(D)と銅微粒子(P)との重量比(D/P)が0<D/P<0.001の範囲で、表面に高分子分散剤(D)が付着している状態で、後述する分散媒(S)中に分散される。
Copper fine particles
(A) substantially no polymer dispersant is present on the surface, or
(B) The polymer dispersant (D) adheres to the surface when the weight ratio (D / P) of the polymer dispersant (D) and the copper fine particles (P) is in the range of 0 <D / P <0.001. In this state, it is dispersed in a dispersion medium (S) described later.
−有機溶媒(A)−
有機溶媒(A)は、アミド基(−CONH−)を有するアミド系化合物、又は、アミド系化合物を含む有機溶媒である。有機溶媒(A)は、分散媒中で分散性と保存安定性を向上し、更に銅微粒子を含有している状態で被塗布体上に焼成した場合に被塗布体に対する密着性を向上する作用を有する。
-Organic solvent (A)-
The organic solvent (A) is an amide compound having an amide group (—CONH—) or an organic solvent containing an amide compound. The organic solvent (A) improves the dispersibility and storage stability in the dispersion medium, and further improves the adhesion to the coated body when baked on the coated body in a state containing copper fine particles. Have
Examples of amide compounds include N-methylacetamide (191.3 at 32 ° C), N-methylformamide (182.4 at 20 ° C), N-methylpropanamide (172.2 at 25 ° C), formamide (111.0 at 20 ° C), N, N-dimethylacetamide (37.78 at 25 ° C.), 1,3-dimethyl-2-imidazolidinone (37.6 at 25 ° C.), N, N-dimethylformamide (36.7 at 25 ° C.), 1-methyl-2-pyrrolidone ( 32.58 at 25 ° C.), hexamethylphosphoric triamide (29.0 at 20 ° C.), 2-pyrrolidinone, ε-caprolactam, acetamide, and the like. The number in parentheses after the amide compound name indicates the relative dielectric constant at the measurement temperature of each solvent. Among these, N-methylacetamide, N-methylformamide, formamide, acetamide and the like having a relative dielectric constant of 100 or more can be preferably used. In addition, when it is solid at normal temperature like N-methylacetamide (melting point: 26-28 degreeC), it can mix with another solvent and can be used as a liquid state at working temperature.
-Organic solvent (B)-
The organic solvent (B) is a low-boiling organic solvent having a boiling point of 20 to 100 ° C. at normal pressure. When the fine particle dispersion containing the organic solvent (B) is stored at room temperature when the boiling point at normal pressure is less than 20 ° C., the components of the organic solvent (B) easily volatilize and the solvent composition in the dispersion changes. There is a risk of it. In addition, when the boiling point at normal pressure is 100 ° C. or less, it can be expected that the effect of further reducing the mutual attractive force between solvent molecules by the addition of the solvent and further improving the dispersibility of the fine particles can be expected.
また、有機溶媒(B)は、分散媒中で溶媒分子間の相互作用を低下させ、分散粒子の溶媒に対する親和性を向上する作用を有していると考えられる。有機溶媒(B)の中でも特にエーテル系化合物が、その溶媒分子間の相互作用を低減する効果が大きいことから好ましい。 Further, the organic solvent (B) is considered to have an action of reducing the interaction between solvent molecules in the dispersion medium and improving the affinity of the dispersed particles to the solvent. Among the organic solvents (B), ether compounds are particularly preferable because they have a large effect of reducing the interaction between the solvent molecules.
また、有機溶媒(B)を使用すると、超音波等の照射により微粒子分散液を調製する際に撹拌時間を著しく短縮する、例えば1/2程度に短縮することが可能である。また、分散媒中に有機溶媒(B)が存在していると、一端微粒子が凝集状態になってもより容易に再分散させることが可能である。 Further, when the organic solvent (B) is used, it is possible to remarkably shorten the stirring time when preparing the fine particle dispersion by irradiation with ultrasonic waves, for example, to about 1/2. Further, when the organic solvent (B) is present in the dispersion medium, it can be easily redispersed even if the fine particles are in an aggregated state.

−有機溶媒(C)−
有機溶媒(C)は、常圧における沸点が100℃を超える、分子中に1又は2以上の水酸基を有するアルコール及び/又は多価アルコールからなる有機化合物であるが、この場合、アルコールと多価アルコールは共に常圧における沸点が100℃を超えるものである。また、炭素数が5以上のアルコールあるいは炭素数が2以上の多価アルコールが好ましく、常温で液状であり、比誘電率が高いもの、例えば10以上のものが好ましい。
-Organic solvent (C)-
The organic solvent (C) is an organic compound composed of an alcohol and / or a polyhydric alcohol having a boiling point exceeding 100 ° C. and having one or two or more hydroxyl groups in the molecule. Both alcohols have boiling points exceeding 100 ° C. at normal pressure. Further, alcohols having 5 or more carbon atoms or polyhydric alcohols having 2 or more carbon atoms are preferable, and those having a high relative dielectric constant, such as those having 10 or more, are liquid at room temperature.
The mixed organic solvent containing the organic solvent (A) and the organic solvent (B) has excellent dispersibility by stirring, but generally the fine particles tend to join with each other over time in the organic solvent. When the organic solvent (C) is present in the dispersion medium, it is possible to more effectively suppress such bonding, thereby improving the dispersibility of the copper fine particles and improving the long-term stability of the dispersion. . Moreover, since the organic solvent (C) can generate a reducing substance at the time of thermal decomposition and can reduce the oxide film of the copper fine particles, there is an effect that a reducing gas atmosphere is not required in the firing step described later. . And, when the copper fine particle dispersion containing the organic solvent (C) is applied to the object to be coated and fired, the uniformity of the sintered body and the high dispersibility and reduction promoting ability of the organic solvent (C) The conductivity can be improved.

-Dispersion medium (S1)-

The organic solvent (A), the organic solvent (B), and the organic solvent (C) may be blended so that the blending ratio is 100% by volume, and further within the range of the blending ratio, Other organic solvent components may be blended within a range that does not impair the effect. In this case, 90% by volume or more of the component consisting of the organic solvent (A), the organic solvent (B), and the organic solvent (C) is included. It is preferable that it is 95 volume% or more.
When other organic solvent components other than the above are blended, it is preferable to use polar organic solvents such as tetrahydrofuran, diglyme, ethylene carbonate, propylene carbonate, sulfolane, dimethyl sulfoxide and the like.
By dispersing the copper fine particles in the dispersion medium (S1) containing such a specific organic solvent (A), organic solvent (B), and organic solvent (C), there is substantially no polymer compound on the surface. Or the weight ratio (D / P) of the polymer dispersant (D) to the copper fine particles (P) is in the range of 0 <D / P <0.001, and the polymer dispersant (D) is on the surface. Even if the copper fine particles are adhered, the dispersibility of the fine particles can be improved. By using a dispersion of copper fine particles that are substantially free of polymer compounds on the surface or that have a very small amount of high-molecular compound attached thereto, the factors that inhibit sintering of copper fine particles are eliminated. Alternatively, since it can be reduced, low-temperature firing is possible in the firing step described later. And, by applying and baking the copper fine particle dispersion using the dispersion medium (S1) on the object to be coated, the electroconductivity is high even in low-temperature firing and excellent adhesion to the object to be coated. In order to effectively exhibit such characteristics, the amount of the organic solvent (A) in the dispersion medium (S1) is more preferably 50 to 90% by volume, and further preferably 60 to 80% by volume. The blending amount of (B) is more preferably 5 to 40% by volume, still more preferably 10 to 30% by volume, and the blending amount of the organic solvent (C) is more preferably 5 to 45% by volume, and 10 to 30%. Volume% is more preferable.

In the dispersion medium (S2), the organic solvent (A) and the organic solvent (C) may be blended so that the blending ratio is 100% by volume, and further within the range of the blending ratio, the present invention. You may mix | blend another organic solvent component in the range which does not impair the effect of this. In this case, it is preferable that the component which consists of an organic solvent (A) and an organic solvent (C) is 90 volume% or more, and 95 volume% or more is more preferable.
When other organic solvent components other than the above are blended, polar organic solvents such as tetrahydrofuran, diglyme, ethylene carbonate, propylene carbonate, sulfolane and dimethyl sulfoxide can be used.
By dispersing the copper fine particles in the dispersion medium (S2) containing such a specific organic solvent (A) and organic solvent (C), the dispersibility of the fine particles can be improved in the same manner as the dispersion medium (S1). In the firing step described later, low temperature firing is possible. Furthermore, even if it is low-temperature baking, the electroconductivity and the sintered compact which was excellent in the adhesiveness with respect to a to-be-coated body can be obtained.
In order to effectively exhibit such characteristics, the blending amount of the organic solvent (A) in the dispersion medium (S2) is more preferably 50 to 90% by volume, and further preferably 60 to 80% by volume. 10-50 volume% is more preferable, and, as for the compounding quantity of an organic solvent (C), 20-40 volume% is still more preferable.

このような特徴を効果的に発揮する限り、有機溶媒(C)に他の有機溶媒を配合して使用することが可能であり、この場合、他の有機溶媒の配合量は、10体積%以内が好ましく、5体積%以内がより好ましい。
-Dispersion medium (S3)-
The dispersion medium (S3) is an organic solvent containing the organic solvent (C). Although the dispersion medium (S3) is somewhat inferior in dispersibility as compared with the organic solvent (S1) and the organic solvent (S2), the dispersion medium (S3) can be fired at a low temperature in the firing step described later. A highly conductive sintered body can be obtained.
As long as such characteristics are exhibited effectively, it is possible to use the organic solvent (C) in combination with another organic solvent. In this case, the amount of the other organic solvent is within 10% by volume. Is preferable, and 5 vol% or less is more preferable.
−分散媒(S4)−
分散媒(S4)は、上記有機溶媒(A)24〜64体積%と、上記有機溶媒(B)5〜39体積%と、上記有機溶媒(C)30〜70体積%及び上記有機溶媒(E)1〜40体積%とを含む混合有機溶媒である。
-Dispersion medium (S4)-
The dispersion medium (S4) comprises 24 to 64% by volume of the organic solvent (A), 5 to 39% by volume of the organic solvent (B), 30 to 70% by volume of the organic solvent (C), and the organic solvent (E ) A mixed organic solvent containing 1 to 40% by volume.
The organic solvent (A), the organic solvent (B), the organic solvent (C), and the organic solvent (E) may be blended so that the blending ratio is 100% by volume, and within the blending ratio range. Furthermore, you may mix | blend another organic solvent component in the range which does not impair the effect of this invention. In this case, it is preferable that the component which consists of an organic solvent (A), an organic solvent (B), an organic solvent (C), and an organic solvent (E) is contained 90 volume% or more, and 95 volume% or more is more preferable.
When other organic solvent components other than the above are blended, it is preferable to use polar organic solvents such as tetrahydrofuran, diglyme, ethylene carbonate, propylene carbonate, sulfolane, dimethyl sulfoxide and the like.
−分散媒(S5)−
分散媒(S5)は、上記有機溶媒(A)30〜94体積%と、上記有機溶媒(C)30〜94体積%及び,上記有機溶媒(E)1〜40 体積%とを含む混合有機溶媒である。有機溶媒(A)が30体積%未満では、極性有機溶媒における金属等の微粒子(P)の分散性と保存安定性が不十分になるおそれがある。
-Dispersion medium (S5)-
The dispersion medium (S5) is a mixed organic solvent containing 30 to 94% by volume of the organic solvent (A), 30 to 94% by volume of the organic solvent (C), and 1 to 40% by volume of the organic solvent (E). It is. If the organic solvent (A) is less than 30% by volume, the dispersibility and storage stability of the fine particles (P) such as metals in the polar organic solvent may be insufficient.
有機溶媒(C)は、分散媒(S5)中に30体積%以上含まれていることが必要である。有機溶媒(C)をこのような配合割合とすることにより、分散媒(S5)において、長期間保存しても銅微粒子(P)が凝集するのを抑制して分散安定性がより向上し、またその微粒子分散液を焼結した際に得られる焼成膜の緻密性および導電性もより向上する。 The organic solvent (C) needs to be contained in the dispersion medium (S5) in an amount of 30% by volume or more. By setting the organic solvent (C) to such a blending ratio, the dispersion medium (S5) suppresses aggregation of the copper fine particles (P) even when stored for a long period of time, and the dispersion stability is further improved. Further, the denseness and conductivity of the fired film obtained when the fine particle dispersion is sintered are further improved.
有機溶媒(E)は、分散媒(S5)中に1〜40体積%含まれていることが必要である。有機溶媒(E)をこのような配合割合とすることにより、分散媒(S5)において、分散粒子の溶媒に対する親和性が向上するため、長期間保存しても銅微粒子(P)が凝集するのを抑制して分散安定性がより向上する。 The organic solvent (E) needs to be contained in 1 to 40% by volume in the dispersion medium (S5). By setting the organic solvent (E) to such a blending ratio, the affinity of the dispersed particles for the solvent is improved in the dispersion medium (S5), so that the copper fine particles (P) aggregate even if stored for a long period of time. And the dispersion stability is further improved.
In the dispersion medium (S5), since the organic solvents (C) and (E) coexist, a part of each of the organic solvents (C) and (E) is made of copper fine particles (P ) It is considered to exist so as to cover the surface. Therefore, in order for the organic solvent (C) to exhibit the effect of further improving the denseness and conductivity of the fired film obtained when the fine particle dispersion is sintered in the dispersion medium (S5), the organic solvent (C ) In an amount of 30% by volume or more. Therefore, in order to produce the above-described effects, the organic solvent (A) needs to be 30 to 94% by volume.
The organic solvent (A), the organic solvent (C), and the organic solvent (E) may be blended so that the blending ratio is 100% by volume, and further within the range of the blending ratio, the effect of the present invention is further achieved. You may mix | blend another organic solvent component in the range which does not impair. In this case, it is preferable that the component which consists of an organic solvent (A), an organic solvent (C), and an organic solvent (E) is contained 90 volume% or more, and 95 volume% or more is more preferable.
When other organic solvent components other than the above are blended, it is preferable to use polar organic solvents such as tetrahydrofuran, diglyme, ethylene carbonate, propylene carbonate, sulfolane, dimethyl sulfoxide and the like.
−分散媒(S6)−
分散媒(S6)は、上記有機溶媒(C)60〜99体積%及び上記有機溶媒(E)1〜40体積%を含む混合有機溶媒である。
-Dispersion medium (S6)-
The dispersion medium (S6) is a mixed organic solvent containing 60 to 99% by volume of the organic solvent (C) and 1 to 40% by volume of the organic solvent (E).
有機溶媒(C)及び有機溶媒(E)(D)から前記配合割合で100体積%となるように配合されていてもよく、また前記配合割合の範囲内で、更に本発明の効果を損なわない範囲で他の有機溶媒成分を配合してもよい。この場合、有機溶媒(C)及び有機溶媒(E)からなる成分が90体積%以上含まれていることが好ましく、95体積%以上がより好ましい。 It may be blended from the organic solvent (C) and the organic solvent (E) (D) so that the blending ratio is 100% by volume, and the effect of the present invention is not further impaired within the blending ratio. You may mix | blend another organic-solvent component in the range. In this case, it is preferable that the component which consists of an organic solvent (C) and an organic solvent (E) is 90 volume% or more, and 95 volume% or more is more preferable.
有機溶媒(C)は、分散媒(S6)中に60体積%以上含まれていることが必要である。有機溶媒(C)をこのような配合割合とすることにより、分散媒(S6)において、長期間保存しても銅微粒子(P)が凝集するのを抑制して分散安定性がより向上し、またその微粒子分散液を焼結した際に得られる焼成膜の緻密性および導電性もより向上する。 The organic solvent (C) needs to be contained in the dispersion medium (S6) in an amount of 60% by volume or more. By setting the organic solvent (C) to such a blending ratio, in the dispersion medium (S6), the dispersion of the copper fine particles (P) is suppressed even when stored for a long period of time, and the dispersion stability is further improved. Further, the denseness and conductivity of the fired film obtained when the fine particle dispersion is sintered are further improved.
有機溶媒(E)は、分散媒(S6)中に1〜40体積%含まれていることが必要である。有機溶媒(D)をこのような配合割合とすることにより、分散媒(S6)において、分散粒子の溶媒に対する親和性が向上するため、長期間保存しても銅微粒子(P)が凝集するのを抑制して分散安定性がより向上する。 The organic solvent (E) needs to be contained in 1 to 40% by volume in the dispersion medium (S6). By setting the organic solvent (D) to such a mixing ratio, the affinity of the dispersed particles for the solvent is improved in the dispersion medium (S6), so that the copper fine particles (P) are aggregated even if stored for a long period of time. And the dispersion stability is further improved.
As a method of preparing a dispersion of copper fine particles (P) having a polymer dispersant (D) attached to at least a part of the surface, when the copper fine particles (P) are formed by liquid phase reduction, A method of adding and stirring the copper fine particles (P) and the polymer dispersant (D) in any one of the dispersion media (S) selected from the dispersion media (S1) to (S6) can be mentioned. Further, after stirring the copper fine particles (P) and the polymer dispersant (D) in another solvent in advance, the copper fine particles (P) having the polymer dispersant (D) attached on the surface thereof are formed in the solvent. Then, the copper fine particles (P) are agglomerated and precipitated in a solvent, and at least a part of the surface of the copper fine particles (P) covered with the polymer dispersant (D) is recovered, and the recovered copper fine particles (P) may be redispersed in any of the dispersion media (S) selected from the dispersion media (S1) to (S6). As a method for redispersing the copper fine particles (P) in the dispersion medium (S), a known stirring method can be employed, but an ultrasonic irradiation method is preferably employed.
As described above, the dispersion media (S1) to (S6) having at least the organic solvent (C) and containing the organic solvent (A), the organic solvent (B), and the organic solvent (E) at a certain ratio are ultrasonic waves. It is easily dispersed by stirring such as the above, and the dispersibility of the fine particles in the dispersion solvent is excellent, and can be easily redispersed even when the particles are in an aggregated state. Moreover, it is excellent in long-term dispersion stability, and when the fine particle dispersion is applied and sintered on a substrate, sintering at a relatively constant temperature becomes possible.
Since the dispersion media (S1) to (S6) contain the organic solvent (C), a reducing substance can be generated at the time of thermal decomposition and the oxide film of the copper fine particles can be reduced. There is an effect that a gas atmosphere is not required. And, when the copper fine particle dispersion containing the organic solvent (C) is applied to the object to be coated and fired, the uniformity of the sintered body and the high dispersibility and reduction promoting ability of the organic solvent (C) The conductivity can be improved.
Moreover, the mixed organic solvent containing the organic solvent (A) and the organic solvent (B) has excellent dispersibility by stirring, but generally the fine particles tend to be joined to each other over time in the organic solvent. When the organic solvent (C) is present in the dispersion medium, it is possible to more effectively suppress such bonding, thereby improving the dispersibility of the copper fine particles and improving the long-term stability of the dispersion. .
In the dispersion media (S1) and (S2) used in the present invention, it is more preferable that the concentration of the organic solvent (C) is practically about 20 to 90% by volume. In the dispersion media (S4) and (S5), the organic solvent (A) and the organic solvent (E) coexist, and in order to exhibit the effect of further improving the denseness and conductivity of the obtained fired film, It is necessary to blend 30 to 60% by volume or more of the organic solvent (C). In addition, in the dispersion medium (S6), the concentration of the organic solvent (C) is more preferably about 70 to 90% by volume due to the coexistence with the organic solvent (E).
本発明において、分散媒に分散されている銅微粒子(P)の一次粒子の平均粒径は、1〜150nmであるが、本発明の分散媒は銅微粒子(P)の分散性に優れているので、これらの銅微粒子(P)からなる二次凝集粒子の平均二次凝集サイズを超音波照射等の撹拌により500nm以下、好ましくは300nm以下とすることは容易に可能である。 In the present invention, the average particle diameter of the primary particles of the copper fine particles (P) dispersed in the dispersion medium is 1 to 150 nm, but the dispersion medium of the present invention is excellent in the dispersibility of the copper fine particles (P). Therefore, the average secondary aggregate size of the secondary aggregate particles composed of these copper fine particles (P) can be easily adjusted to 500 nm or less, preferably 300 nm or less by stirring such as ultrasonic irradiation.
(Copper dispersion adjustment process)
Next, the adjustment process of the copper fine particle dispersion will be described.
The copper fine particle dispersion is adjusted by dispersing the copper fine particles in a dispersion medium (S) selected from the dispersion media (S1) to (S6).
Specifically, for example, polymer dispersion from copper fine particles (Pc) obtained by a liquid phase reduction reaction of copper ions or a known reduction reaction in the presence of a polymer dispersant (D) in an aqueous solution. The copper fine particles (P) whose surface is not covered with the polymer dispersant (D) or whose surface is coated with the polymer dispersant (D) are removed by removing impurities including the agent (D). It can be adjusted by redispersing in the dispersion medium (S).
For the formation of the copper ions, copper chloride, copper nitrate, copper nitrite, copper sulfate, copper acetate, or the like can be used.
As a method for removing the polymer dispersant (D), an aggregation accelerator is added to the aqueous solution after completion of the reduction reaction to aggregate or precipitate the copper fine particles, and then the aggregated or precipitated fine particles are filtered from the aqueous solution. A method of separating by operation can be employed. Thereby, the copper fine particles (P) from which the polymer dispersant (D) has been removed can be obtained.
As a method for redispersing the copper fine particles (P) in the dispersion medium (S), a known stirring method can be employed, but an ultrasonic irradiation method is preferably employed.
還元により生成される微粒子(P)の一次粒子の平均粒径は、1〜150nmであり、実用上は1〜100nmが好ましい。ここで、一次粒径とは、二次粒子を構成する個々の金属等微粒子の一次粒子の直径を意味する。該一次粒径は、透過電子型顕微鏡を用いて測定することができる。また、平均粒径とは、金属等微粒子の数平均粒径を意味する。なお、二次粒子は、分散媒中において一次粒子が集合して形成されたものを指す。 The average particle diameter of the primary particles of the fine particles (P) produced by the reduction is 1-150 nm, and practically 1-100 nm is preferable. Here, the primary particle diameter means the diameter of primary particles of fine particles such as individual metals constituting the secondary particles. The primary particle size can be measured using a transmission electron microscope. The average particle size means the number average particle size of fine particles such as metals. The secondary particles refer to those formed by aggregating primary particles in a dispersion medium.
Copper fine particles (P) form secondary agglomerates which are soft agglomerates in which fine particles having a primary particle diameter of 1 to 150 nm are attracted with a weak force capable of redispersion in an organic solvent. Can be measured by a dynamic light scattering type particle size distribution measuring apparatus. Copper fine particles (P) are dispersed in a dispersion medium (S) containing an organic solvent (S), an organic solvent (S), and an organic solvent (C), thereby achieving high particle dispersibility (small secondary aggregation size). Since a fine particle dispersion can be obtained, it is possible to easily make the average secondary aggregate size of the secondary aggregate particles composed of the copper fine particles (P) 500 nm or less, preferably 300 nm or less.
In addition, the control of the average particle diameter of the primary particles of the copper fine particles (P) is performed by stirring the copper ions, the polymer dispersing agent (D), adjusting the types and the concentration of the reducing agent, and reducing the copper ions. It can be carried out by adjusting the speed, temperature, time, pH and the like. Specifically, for example, in the case of electroless liquid phase reduction, copper ions (cupric acetate, etc.) are borohydride in the presence of polyvinylpyrrolidone (PVP, number average molecular weight of about 3500) in an aqueous solution. When reducing with sodium, if the reduction temperature is about 80 ° C., it is possible to obtain copper fine particles having an average primary particle diameter of 100 nm.

It is possible to efficiently form the copper fine particles (P) by dissolving the water-soluble polymer dispersant (D) in the aqueous solution and suppressing aggregation of the copper fine particles (P) precipitated by the reduction reaction. it can.
本発明の高分子分散剤(D)は、水溶性であると共に、反応系中で析出した銅微粒子(P)の表面を覆うように存在している場合には、銅微粒子(P)の凝集を抑制して分散性を良好に維持する作用を有する。 When the polymer dispersant (D) of the present invention is water-soluble and is present so as to cover the surface of the copper fine particles (P) deposited in the reaction system, the copper fine particles (P) are aggregated. Has the effect of suppressing dispersibility and maintaining good dispersibility.
高分子分散剤(D)存在下の液相還元により、銅微粒子(P)を水溶液中で形成する場合には、これらの高分子分散剤(D)は、水に対して溶解性を有すると共に、析出した銅微粒子(P)の表面を覆うように存在して、金属等の微粒子(P)の凝集を抑制し、分散を維持する働きをする。 When the copper fine particles (P) are formed in an aqueous solution by liquid phase reduction in the presence of the polymer dispersant (D), these polymer dispersants (D) have solubility in water. It exists so as to cover the surface of the deposited copper fine particles (P), and functions to suppress the aggregation of fine particles (P) such as metals and maintain dispersion.

(焼成工程)
次に、銅微粒子分散液の液膜を乾燥及び焼成して銅微粒子の焼結配線層を形成する。
このとき、銅微粒子は、表面に高分子分散剤(D)が存在しないか、又は、ごく少量の高分子分散剤(D)で被覆された状態であるので、従来の高分子化合物層で厚く被覆された銅微粒子のように銅微粒子同士の焼結が阻害されることがなく、190〜300℃程度の低温焼成が可能となる。
(Baking process)
Next, the liquid film of the copper fine particle dispersion is dried and fired to form a sintered wiring layer of copper fine particles.
At this time, the copper fine particles are thick in the conventional polymer compound layer because the polymer dispersant (D) does not exist on the surface or is coated with a very small amount of the polymer dispersant (D). Sintering of copper fine particles is not hindered like the coated copper fine particles, and low-temperature firing at about 190 to 300 ° C. is possible.
具体的には、乾燥条件は、使用する溶媒にもよるが例えば100〜200℃で15〜30分程度であり、焼成条件は、塗布厚みにもよるが例えば190〜250℃で20〜40分間程度、好ましくは190〜220℃で20〜40分間程度である。
乾燥及び焼成は、水素ガス等の還元ガスを使用することなく、アルゴン等の不活性ガス雰囲気下で行うことができる。
Specifically, although drying conditions depend on the solvent to be used, it is, for example, about 100 to 200 ° C. for about 15 to 30 minutes, and the firing conditions depend on the coating thickness, for example, for example, 190 to 250 ° C. for 20 to 40 minutes. Degree, preferably at 190 to 220 ° C. for about 20 to 40 minutes.
Drying and firing can be performed in an inert gas atmosphere such as argon without using a reducing gas such as hydrogen gas.
以上の工程により、金属材料自体が金、銀及びニッケル等に比較して格段に安価であり、且つ、銀を使用するときのようなエレクトロマイグレーションに起因する配線間の短絡が生じない、銅を使用した導電材が形成される。
得られた導電材は、低温焼成であっても導電性に優れ、その電気抵抗値は、1.0×10−5Ωcm〜10×10−4Ωcm程度を達成することが可能である。
By the above process, the metal material itself is much cheaper than gold, silver, nickel, etc., and copper is not short-circuited due to electromigration as in the case of using silver. The used conductive material is formed.
The obtained conductive material is excellent in conductivity even when fired at a low temperature, and its electric resistance value can achieve about 1.0 × 10 −5 Ωcm to 10 × 10 −4 Ωcm.
Further, since the dispersion media (S1) to (S6) are designed so that the interaction between the copper fine particles becomes strong when the copper fine particle dispersion is dried and fired, the copper in the drying and firing process is used. A fine layered state of fine particles can be obtained, and the amount of shrinkage during sintering of copper fine particles can be minimized. More specifically, as the dispersion medium, one having a high relative dielectric constant or one having an action of reducing the interaction between solvent molecules and improving the affinity of the dispersed particles to the solvent is used. The fine copper particles are kept in a well-dispersed state (a state where the interparticle interaction is weak), and from this state, the solvent evaporates during the drying and firing process, thereby increasing the interparticle interaction (interparticle attractive force). A dense layered state of particles can be obtained. For this reason, the thermal distortion in the sintered body can be relaxed, and high adhesion to the coated body can be obtained.
次に、上記銅微粒子分散液の付与方法として、インクジェット法、スクリーン印刷法、ナノインプリント法及びその他の塗布方法を用いた場合について、より具体的に説明する。 Next, the case where the inkjet method, the screen printing method, the nanoimprint method, and other coating methods are used as the method for applying the copper fine particle dispersion will be described more specifically.
−インクジェット法によるパターン形成−
インクジェット法においては、上記銅微粒子分散液をインクジェットプリンターのヘッドから吐出させ、被塗布体に直接描画することで所定のパターンを形成する。吐出面積及び吐出パターンは、コンピュータ制御により任意に設定することができる。インクジェット法としては、圧電素子を用いたピエゾジェット方式やエネルギー発生素子として電気熱変換体を用いたバブルジェット(登録商標)方式が使用可能である。
-Pattern formation by inkjet method-
In the ink jet method, the copper fine particle dispersion is ejected from the head of an ink jet printer, and a predetermined pattern is formed by drawing directly on an object to be coated. The discharge area and the discharge pattern can be arbitrarily set by computer control. As the ink jet method, a piezo jet method using a piezoelectric element or a bubble jet (registered trademark) method using an electrothermal transducer as an energy generating element can be used.

本発明の基板としては、一方の面に半導体素子が搭載され他方の面に実装基板が接合されるインターポーザ、プリント配線板、電子部品を内蔵する部品内蔵基板及び電子部品と他の電子部品とが実装されてモジュールを形成するモジュール基板等が挙げられる。

Next, the board | substrate which has the electrically conductive material formed by the formation method of the electrically conductive material of this invention as wiring is demonstrated.
The substrate of the present invention includes an interposer in which a semiconductor element is mounted on one surface and a mounting substrate is bonded to the other surface, a printed wiring board, a component-embedded substrate that incorporates electronic components, and electronic components and other electronic components. Examples include a module substrate that is mounted to form a module.
Examples of the material for these substrates include paper base phenol resin, paper base epoxy resin, paper base polyester resin, glass base epoxy resin, glass base polyimide resin, and glass base fluororesin. As the glass substrate, for example, soda glass, non-alkali glass, quartz glass and the like can be used. Further, various synthetic resins; ceramics such as alumina (Al 2 O 3), aluminum nitride (AlN), and silicon carbide (SiC); non-doped silicon may be used.
-Interposer-
Hereinafter, an example in which the conductive material of the present invention is used as a wiring in an interposer in which a semiconductor element is mounted on one surface and a mounting substrate is bonded to the other surface will be described. FIG. 4 shows, as an example, a cross-sectional structure of an

In such an interposer, a wiring having excellent conductivity is formed even when firing at a low temperature, so that a circuit can be formed more finely, and the semiconductor element and the semiconductor package can be reduced in size.
-Component built-in substrate-
Next, an example in which the conductive material of the present invention is used as a wiring in a component-embedded substrate that incorporates an electronic component will be described. FIG. 5 shows, as an example, a cross-sectional structure of a component built-in
Examples of the insulating
Furthermore, since low temperature firing is possible, for example, when a multilayer capacitor is used as a built-in component, an effect of preventing the occurrence of internal cracks due to heat can be obtained.
Further, as described above, the substrate of the present invention can be fired at a low temperature, and a resin can be used as the substrate material. Therefore, if the resin substrate according to the present invention is used as a component of various electronic devices, Therefore, it is possible to meet the demands for reducing the size and weight of electronic devices and reducing the cost. In addition, since the wiring formed on the substrate is excellent in adhesion to the object to be coated, the reliability of the electronic device including the substrate of the present invention can be improved.
In particular, in the case of small electronic devices such as mobile phones and digital cameras, the wiring conductors become thinner and thinner with the integration, resulting in higher resistance. However, by using the highly conductive wiring material of the present invention, Even if miniaturization and downsizing of electronic devices are advanced, the high conductivity is obtained, so that the reduction of electrical signal transmission can be suppressed and the reliability can be improved. Moreover, when manufacturing a large household appliance such as a large television receiver or a refrigerator, a large-area wiring can be realized at low cost. Furthermore, since the electrical conductivity is high, the reliability of electric signal transmission is improved even in the case of long-distance wiring that tends to have high resistance.
電子機器としては、上記の携帯電話、デジタルカメラ、テレビ受像機の他、パーソナルコンピュータ(PC)及びエンジニアリング・ワークステーション(EWS)、ゲーム機、ラジオ、CDプレイヤー、DVDプレイヤー、ビデオカメラ、ハードディスクレコーダー、プリンター、電子手帳、電子卓上計算機、電子辞書、カーナビゲーション装置、POS(Point-Of-Sale)端末などが挙げられるが、これらに限定されない。 Electronic devices include personal computers (PCs) and engineering workstations (EWS), game machines, radios, CD players, DVD players, video cameras, hard disk recorders, in addition to the mobile phones, digital cameras, and television receivers described above. Examples include, but are not limited to, a printer, an electronic notebook, an electronic desk calculator, an electronic dictionary, a car navigation device, and a POS (Point-Of-Sale) terminal.

As an example, FIG. 12 shows a cross-sectional structure of a pixel of an organic EL panel including an organic FET (Field Effect Transistor) that is a thin film transistor. The organic FET functions as a switching element for each pixel of the organic EL panel.
図12に示すように、有機ELパネル1200は、有機FET1201と有機LED(Light Emitting Diode)1202とを有する。有機FET1201は、ガラス基板1203上に、ゲート電極1204と、ゲート絶縁膜1205と、ソース電極1206と、ドレイン電極1207と、有機化合物からなる半導体層1208が形成されている。有機LED1202は、ガラス基板1203上に、陽極としての透明導電膜1210、正孔輸送層1211,発光層1212及び陰極1213が、この順に形成されている。

Thereafter, 0.5 g of polyvinylpyrrolidone (PVP, number average molecular weight of about 3500) as a polymer dispersant was further added to the aqueous sodium borohydride solution, and dissolved by stirring.
窒素ガス雰囲気中で、前記還元剤と高分子分散剤とが溶解している水溶液に、上記酢酸銅水溶液10mlを滴下した。この還元反応液を約60分間よく攪拌しながら反応させた結果、一次粒子の平均粒径5〜10nmの銅微粒子が水溶液中に分散した微粒子分散液が得られた。 In a nitrogen gas atmosphere, 10 ml of the aqueous copper acetate solution was dropped into an aqueous solution in which the reducing agent and the polymer dispersant were dissolved. As a result of reacting this reduction reaction liquid with sufficient stirring for about 60 minutes, a fine particle dispersion in which copper fine particles having an average primary particle diameter of 5 to 10 nm were dispersed in an aqueous solution was obtained.
Next, 5 ml of chloroform as an aggregation accelerator was added to 100 ml of the dispersion liquid in which the copper fine particles obtained by the above method were dispersed, and stirred well. 試験結果を表1及び表2に示す。表1及び表2から、実施例1−1〜1−25の銅微粒子分散液から得られた焼成膜は、密着性に優れていた。ただし、導電性評価において、焼結温度が180℃の低温でも電気抵抗がよかった、有機溶媒(C)が95体積%以上のような場合(実施例1−7、1−13、1−23)では、密着性があまり優れているとはいえないことがわかった。 The test results are shown in Tables 1 and 2. From Tables 1 and 2, the fired films obtained from the copper fine particle dispersions of Examples 1-1 to 1-25 were excellent in adhesion. However, in the electrical conductivity evaluation, the electrical resistance was good even at a low sintering temperature of 180 ° C., and the organic solvent (C) was 95% by volume or more (Examples 1-7, 1-13, 1-23) Then, it turned out that it cannot be said that adhesiveness is very excellent.
以上より、有機溶媒(A)〜(D)を所定の割合の範囲内で配合を行った分散媒を用いることで、導電性および密着性を両立した導電材を形成することができた。 From the above, by using a dispersion medium in which the organic solvents (A) to (D) were blended within a predetermined ratio range, a conductive material having both conductivity and adhesion could be formed.
Next, the polymer dispersant covering the surface of the copper fine particles was analyzed.
First, an eluent prepared by mixing a 0.2 M nitric acid aqueous solution, a 0.2 M hydrochloric acid aqueous solution, and methanol in a 1: 1: 2 ratio was added to the copper fine particles obtained in the above step to dissolve the copper particle components. . The resulting solution was neutralized with an appropriate amount of aqueous sodium hydroxide solution, and then polymerized using a gel filtration chromatogram (GPC, detector: Shodex RI SE-61, column: Tosoh TSKgel G3000PWXL) manufactured by Showa Denko K.K. The content of the dispersant component was examined. As a result, the used polymer dispersant component (polyvinylpyrrolidone) was not detected at all. The detection limit of the measuring device is 0.02% by weight.
From this experimental result and the detection sensitivity of the measuring device, the amount (D) of the polymer dispersant adhering to the copper fine particles obtained by this production method is at least 0 as the weight ratio (D / P) to the fine particle amount (P). It was confirmed to be less than 0.001.
