高さセンサ8(オフアクシス高さセンサ)は、被加工対象物5の上面(レーザ照射面)のZ軸方向の位置を被接触で計測する周知のものであり、ここでは、被加工対象物5と後述の観察用基板14の測定基準面13のZ軸方向の位置(高さ)と、被加工対象物5の上面のZ軸方向の位置との差を算出するために用いられる。また、高さセンサ8には、測定されたZ軸方向の位置を表示する高さ測定モニタ81が接続されている。なお、高さセンサ8の測定値は、高さ測定モニタ81からZステージ制御装置71に出力され、Zステージ制御装置71において、高さセンサ8の測定値に基づいて対物用光学装置6を上下に移動させられるようになっている。

なお、本発明におけるビーム観察装置1は、CCD素子やCMOSセンサ素子などの撮像素子でビームの空間的な形状や強度分布を撮像する広義のビームプロファイラに含まれるものと考えてもよい。

前記観察用基板14は、例えば、ガラスや石英等からなるが、使用されるレーザの波長によって材質が決定されるものであり、レーザに対して透明性の極めて高い基板が観察用基板14として用いられる。すなわち、観察用基板14としては、レーザに加工(損傷)させられることがなく、かつ、通過するレーザをできるだけ減衰させない材質のものが用いられることになり、レーザの波長によって決定される。
たとえば、エキシマレーザの場合には、石英板が観察用基板14として用いられる。

前記ビームスプリッタ17は、基本的にレーザに対して透明性の極めて高い板体が用いられるが、レーザに対して斜めに配置され、空気とビームスプリッタ17との界面で、透過光と反射光に分離されることになる。そして、透過光がパワーディテクタ16に入射され、反射光がCCDカメラ15に入射されるようになっている。
この際に、CCDカメラ15に入射されるレーザの反射光ができるだけ小さい方が好ましく、パワーディテクタ16に入射される光はできるだけ大きい方が好ましい。
すなわち、CCDカメラ15の感度は出力の大きなレーザに対して極めて高く、レーザの出力のうちの極めて僅かな部分だけ入射されればよく、逆にレーザの出力の一部であっても出力が強すぎると、CCDカメラ15が破壊される可能性がある。

なお、対物レンズ25の光軸上に配置されたミラー26は、透明な板体であり、入射したレーザを反射するとともに、後述のようにパターン照明18の光を透過するようになっており、ビームスプリッタもしくはダイクロックミラーなどと同様の構成となっている。
また、CCDカメラ15に入射するレーザは、上述のようにビームスプリッタ17により出力が小さいものとなっているが、さらに、フィルタ29(例えば、ニュートラルデンシディ(ND)フィルタ)が配置されており、入射するレーザをフィルタ29によりさらに減光して、CCDカメラ15を保護するようになっている。
また、鏡筒24内には、前記スリット板19を備えたパターン照明18が対物レンズ25の光軸上に配置されており、レンズ30(例えば、コリメートレンズ)を介してミラー26を透過して対物レンズ25により、観察用基板14の測定基準面13でスリット板19に形成されたスリットの形状(例えば、十字等)を結像するようになっている。
なお、パターン照明により照射される形状は、十字に限定されるものではなく、焦点合わせに使える形状ならばよい。したがって、パターンを形成するためのものは、スリットが形成されたスリット板19に限られるものではなく、金属マスクやガラスフォトマスク等のマスクにより光のパターンが形成可能なものでもよく、パターンを測定基準面13に投影して結像できればよい。

この画像モニタ20に表示された測定基準面13における照射形状および強度分布を見ながら対物用光学装置6をZステージ装置7により移動させることで、測定基準面13でレーザが結像もしくは集光されるように調節する。すなわち、レーザの対物用光学装置6による焦点を測定基準面13に合わせる。この際に、レーザの焦点が測定基準面13に合う対物用光学装置6の焦点位置(結像位置もしくは集光位置)が決定され、レーザの焦点が測定基準面13に合うことになる測定基準面13と対物用光学装置6の対物用レンズとの距離が決定されることになる。

一方、高さセンサ8によって、被加工対象物5の上面と、測定基準面13との高さ位置を測定し、被加工対象物5の上面と測定基準面13との高さ位置の差を求め、前述のように測定基準面13に対して焦点を合わせた対物用光学装置6の位置を前記高さ位置の差分だけ移動することにより被加工対象物5に対物用光学装置6の焦点を合わせることができる。
この際に、対物用光学装置6においては、レーザが照射されることでレンズやレンズハウジングの温度が変化するとともに、温度変化によりレンズの形状やレンズ材料の屈折率が変化することから、実際にレーザを照射すると、焦点位置がずれることになる。そこで、上述のように実際に焦点位置を測定して、レーザによる加工を行うことで、レーザによる加工精度を向上することができる。なお、レーザをある程度の時間出力してから対物用光学装置6の焦点位置を決定するようにしても良いし、加工作業の途中でも、焦点位置を計測して、対物用光学装置6の高さ位置を調整しなおすものとしてもよい。
