Abstract
Description
The present invention relates to a substrate bonding method and a device using the same, in which a supporting substrate is bonded to the surface of a workpiece having bumps and other irregularities on the surface thereof, such as a semiconductor wafer or an electronic component, using a double-sided adhesive sheet.
In recent years, with the increase in the device form of semiconductor chips and the improvement in device performance, there are large uneven steps formed on the substrate of a semiconductor wafer made of silicon or gallium-arsenic (hereinafter simply referred to as “wafer”). For example, there are bumps provided with bumps of about 10 to 200 μm. In order to grind the back side of the wafer with the bumps, a double-sided pressure-sensitive adhesive sheet is interposed on the bump surface and the backing substrate is bonded and held, but the adhesive cannot sufficiently absorb the uneven steps, In particular, the double-sided pressure-sensitive adhesive sheet cannot be completely adhered to the supporting substrate at the peripheral portion without bumps and is in a state of being lifted.
As a result, there is a problem in that water or the like enters from the lifted portion of the supporting substrate in the grinding process of the wafer and breaks the wafer.
The present invention has been made in view of such circumstances, and a substrate laminating method capable of accurately laminating a workpiece provided with projections and recesses such as a semiconductor wafer and a supporting substrate via a double-sided adhesive sheet and An object is to provide an apparatus using the same.

When the pressure is reduced, as shown in FIG. 8, the sticking
In this case, since the rotation driving speed is controlled so that the peripheral speed of the affixing
Further, as the
When the above processing is completed and the sticking
At this point, the wafer W bonded with the support substrate G has a cross-sectional shape as shown in FIG. That is, the bumps B are concentrated from the center of the surface of the wafer W, but the bumps are not formed on the peripheral portion, so that the adhesive cannot sufficiently absorb the uneven steps due to the bumps B. The supporting substrate G is not in close contact with the double-sided pressure-sensitive adhesive sheet S at the peripheral portion where the bump B is absent and lowered.
The 2nd sticking apparatus B sticks the peripheral part of the support substrate G used as such a poor adhesion to the double-sided adhesive sheet S.
First, the
When the pressure is reduced, as shown in FIG. 11, the affixing
When the holding table 11 rotates once or a plurality of times, the rotation is stopped and the sticking
Thus, one bonding process is completed, and the above process is sequentially repeated on a new wafer W.
Hereinafter, preferred embodiments for performing good substrate bonding will be described.
(A) As the support substrate G, various inorganic wafers such as silicon, quartz, sapphire, and metal plates such as stainless steel plates can be used in addition to the glass plate, and the support substrate G is harder than the wafer W. preferable. When it is desired to peel the wafer without damage after performing the above, it is preferable to use an energy ray curable pressure sensitive adhesive such as a radiation curable pressure sensitive adhesive or a heat peelable pressure sensitive adhesive.
Further, the thickness of the adhesive layer or the pressure-sensitive adhesive layer is not particularly limited as long as it can be easily peeled without damaging the wafer, but is, for example, in the range of 5 to 200 μm, preferably 10 to 100 μm. As for the adhesive layer or the adhesive layer on the bump side, it is preferable to provide an intermediate layer that can absorb the unevenness of the bumps B on the wafer surface.
As the intermediate layer formed by the adhesive layer, the elastic modulus before curing is 30 to 1000 kPa, preferably 50 to 700 kPa, and the gel fraction of the intermediate layer is preferably 20% or less, more preferably 10%. It is as follows. Here, the elastic modulus is an elastic modulus G ′ when measured at 25 ° C. using a dynamic viscoelasticity measuring device (Rheometric Scientific, manufactured by Rheometric ARES).
(D) The supporting sheet T desirably has as little elongation as possible, that is, has a high Young's modulus, and is 200 kg / mm 2 or more, preferably 250 kg / mm 2 or more, more preferably 350 kg / mm 2 or more. (E) As the wafer W as a workpiece, for example, in addition to a silicon semiconductor wafer, a circuit substrate made of plastic ceramic, metal, etc., or a compound wafer such as gallium arsenide, gallium phosphide, etc. can be considered. is there. It can also be applied to electronic parts.
Next, using the method and apparatus of the present embodiment, the support substrate G is bonded to the wafer W, which is a workpiece, and then a backgrinding process is performed, and a conventional example different from the present specific example is included. A comparative experiment (hereinafter referred to as “comparative example”) in which a support substrate was bonded to a workpiece was performed.
First, the double-sided adhesive sheet which bonds a support substrate to a workpiece | work was obtained as follows.
Addition reaction of 43 parts by weight of 2-methacryloyloxyethyl isocyanate to 100 parts by weight of ethyl acrylate-butyl acrylate-hydroxy-2-acrylate (polymerization ratio 78/100/40) copolymer (average molecular weight 300,000) Then, a carbon-carbon double bond was introduced into the polymer molecule inner chain.
To 100 parts of the obtained polymer, 0.5 part of a polyisocyanate-based crosslinking agent and 3 parts of an acetophenone-based photopolymerization initiator are blended, and the thickness after drying becomes 100 μm on a polyester having a thickness of 100 μm. To form an intermediate layer. The elastic modulus of the intermediate layer was 500 kPa, and the gel content was 5%.
Next, 100 parts by weight of 2-ethylhexyl acrylate-ethyl acrylate-methyl methacrylate copolymer and 2 parts by weight of a polyurethane-based crosslinking agent were blended into a thermally expandable microsphere (average particle size of 13 0.5 μm Matsumoto Microfire F-30D (manufactured by Matsumoto Yushi), 30 parts by weight, blended and dried on a separator so that the thickness after drying is 30 μm, and formed on the polyester film. The double-sided PSA sheet was obtained by laminating to the intermediate layer.
In a specific example, an energy curable adhesive layer provided via an intermediate layer of a double-sided adhesive sheet is bonded to the surface of a wafer provided with 100 μm bumps, and then substantially the same as a glass wafer on the heat release layer side. A support substrate having a shape was bonded. Then, the peripheral part of the support substrate was pressed with 100N.
In Comparative Example 1, an energy curable pressure-sensitive adhesive layer provided via an intermediate layer of a double-sided pressure-sensitive adhesive sheet was bonded to the surface of a wafer provided with 100 μm bumps. Only the support substrate of the same shape is bonded.
In Comparative Example 2, an energy curable pressure-sensitive adhesive layer provided via an intermediate layer of a double-sided pressure-sensitive adhesive sheet was bonded to the surface of a wafer provided with 100 μm bumps. A support substrate having the same shape was bonded. Then, the peripheral part of the support substrate was pressed with 1N.
Ten wafers bonded with the support substrates obtained in the specific examples and the comparative examples 1 and 2 were prepared, and the back surface of each wafer was ground by a silicon wafer grinder manufactured by DISCO Corporation until the thickness became 50 μm. Thereafter, water intrusion and cracking in the peripheral edge portion of the wafer were visually confirmed.
As a result, water intrusion and cracking could not be confirmed for all 10 wafers obtained by the specific examples. On the other hand, water and cracks were confirmed in all 10 wafers obtained in Comparative Example 1. Further, with regard to the wafer obtained in Comparative Example 2, water intrusion was confirmed in 8 out of 10 sheets, and cracks were confirmed in 7 out of 10 sheets.
From the above, after the support substrate G is bonded to the surface of the wafer W provided with the bumps B, the support substrate G is further bonded to the double-sided pressure-sensitive adhesive sheet S by pressing and bonding the peripheral portion of the support substrate G. As a result, the wafer W can be adhered closely, and the accuracy of bonding the support substrate G to the wafer W can be improved. As a result, water can be prevented from entering from the edge during grinding of the wafer back surface, and damage to the wafer W can be suppressed.

(1) In the above-described embodiment, the
In any of these modifications, it is preferable that the inclination angle can be appropriately changed. With this configuration, the support substrate G can press the peripheral portion substantially uniformly, and damage to the end portion of the wafer W can be prevented.
