本発明は、半導体ウェハ表面に保護フィルムを貼付した後、保護フィルムをウェハ形状に合せて切断する半導体ウェハ保護フィルムの切断方法および装置に関する。

【従来の技術】
半導体製造工程において、半導体チップを小型化するために半導体ウェハ(以下単にウェハという)の裏面を研磨して薄くする工程(バックグラインド工程)があり、その工程においてはウェハの表面(回路が形成された面)を柔軟なフィルムを基材とする粘着フィルム等から成る保護フィルムを貼り付けて保護する。

ウェハ保護フィルムの貼付方法としては、保護フィルムを予めウェハと同じ形状に切り取ってウェハに貼り付ける方法と、保護フィルムをウェハに貼付した後ウェハ形状に合せて切り取る方法とが知られている。
本発明は後者の方法に関するものであり、特に、保護フィルムをウェハの形状に合せて切り取る工程に関するものである。保護フィルムを切り取る方法としては、ウェハの円周に沿ってカッタを移動させて切る方法と、カッタを固定させウェハを回転させて切り取る方法とが知られている。

【発明が解決しようとする課題】
半導体ウェハには位置決めのため、オリエンテーションフラット部(以下、オリフラ部という)と呼ばれる直線部が形成されているが、従来のウェハ保護テープ切断方法にあっては、オリフラ部とウェハの円周部とが交差して角部をなしており、この角部に保護テープの切り残し(バリ)が発生することがあった。

この角部に切り残しがあると、バックグラインド工程のときに、切り残し部分がグラインド装置に巻き込まれ、それにより半導体ウェハ全体が破壊されるという問題があり、切り残し部分を出さない切断装置が従来より望まれていた。また、保護フィルムがウェハに十分に接着されていない場合も、その部分がグラインド装置に巻き込まれ上記と同様の問題が発生するおそれがあり、その改善が望まれていた。

上記課題を解決するため、本発明においては、円周部を有する半導体ウェハをテーブルに載せて半導体ウェハの表面に保護フィルムを貼付した後、保護フィルムを半導体ウェハの形状に合わせてカッタで切断する半導体ウェハ保護フィルムの切断方法において、カッタが半導体ウェハ側に傾斜するように配置し、テーブルを回転させて円周部に沿って保護フィルムを切断する際に半導体ウェハ保護フィルムが半導体ウェハの周縁よりはみ出ないようにした。

【発明の実施の形態】
以下本発明について図面を参照して説明する。
図1は本発明の一実施形態を示す正面図、図2はその平面図、図3は側面図である。本発明による半導体ウェハ保護フィルム切断装置1は、図1に示すように、保護フィルムを繰り出すフィルム繰出部100と、ウェハを搬送するウェハ搬送部200と、保護フィルムを切断するフィルム切断部300とから構成されている。これら各部の構成について以下順に説明する。

フィルム繰出部100において、保護フィルム109は例えば柔軟なフィルム基材に粘着剤層が設けられた粘着フィルムから成り、剥離シート111と共に供給リール101に巻かれ、ガイドローラ103、テンションローラ105を経てプレスローラ107へ至る。供給リール101の回転軸にはスプリング102(図2)が取り付けられ、スプリング102に押し付けられた摩擦板102aと回転軸上に固定された板102bにより回転軸に摩擦力が加えられている。剥離シート111はピンチローラ113によって保護フィルム109から分離されドライブローラ115、ピンチローラ117、ガイドローラ119を経て、巻上げリール121によって巻上げられる。ドライブローラ115および巻上げリール121はモータ123によって駆動される。テンションローラ105は、トルクモータ125によってフィルムの送り方向と逆向きに回転され、これにより保護フィルム109にはフィルム送り方向と逆向きの引張力(バックテンション)が付与されている。このバックテンションの大きさは、後述するように調整可能である。

フィルム切断部300においては、図1,4に示すように、超音波カッタ301がウェハW側に傾斜して配置されている。ウェハW側に傾斜したカッタの刃301aによって切断することによって保護フィルム109がウェハW周縁よりはみ出すことはない。超音波カッタ301は、先端部に超音波振動する刃301aを備え、カッタホルダ303に保持されている。刃301aを挟んでカッタの進行方向前後(図4(B)では刃301aの左右)にガイドローラ305が支持板307に取り付けられている。支持板307はカッタホルダ303にスライダ309を介して取付具308によって上下動自在に取り付けられ、超音波カッタ301に取り付けられたピン301bと支持板307に取り付けられたピン307aとの間には引張バネ311が掛けられている。このバネ311の力によって、ガイドローラ305はテーブル201表面を垂直に押圧している。

次に上記装置の動作について説明する。
まず、装置を作動させる前にあらかじめデータ入力部401によって必要なデータ(ウェハサイズ、各モータの移動量等)を入力し、バックテンション調整ボリューム415によってバックテンションの値を入力しておく。

準備ができたらウェハWをテーブル201上にセットする。これはマニュアルでもよいし、マニュプレータや自動供給装置によって行ってもよい。ウェハWは、テーブル201上の該当するサイズの溝201aの内側に置く。その後バキュームスイッチ403を操作すると、ウェハWが吸着され、さらにスタートスイッチ405を操作すると、図6(A)(B)に示すように、テーブル201があらかじめ入力された量だけ移動して停止する。このときチャック135およびプレスローラ107は上昇位置にあり、チャック135は保護フィルム109の両端を把持している。

次にプレスローラ107およびチャック135が下降を開始し(図6(B))、チャック135は下降しながら図7に矢印で示す方向に移動して保護フィルム109を幅方向に広げる。このときのバックテンションは保護フィルム109が真っ直ぐ張る程度に強く設定しておく(図6(B)参照)。その後プレスローラ107がウェハ外周位置に到着し保護フィルム109をテーブル201に押し付ける。このときチャック135が開き、トルクモータ125のトルクは減少され、保護フィルム109にかかるバックテンションは、保護フィルムのまだ貼られていない部分109aがウェハWの表面に付かない程度に可能な限り小さく設定される(図6(C)参照)。この値は、テンションローラ105からプレスローラ107までに掛けられた保護フィルム109aの重量、テーブル201の移動速度等を考慮して、あらかじめバックテンション調整ボリューム415によって設定しておく。もちろん、設定値の変更もボリューム415によって可能である。上記の状態で、プレスローラ107で保護フィルム109をウェハWに押し付けながらテーブル201をフィルム送り方向(図6の左方向)へ所定量だけ移動させる(図6(D))。

以上のようにすれば、保護フィルム109に張力がかからない状態でウェハWに貼付されるので、保護フィルム109に収縮力が働かず、ウェハWが歪んだり破壊されたりすることはない。

また、保護フィルム109の端部をその幅方向にチャック135によって引っ張っているので、保護フィルム109の幅方向に引張力が与えられ、プレスローラ107が接触したときのしわの発生を防止することができる。縦、横の引張力はフィルム貼付時には解除されることにより、収縮力を発生させることはない。

その後、チャック135を閉じて保護フィルム109の端部を把持し(図6(E))、カッタ301を下降させ、カッタ301をY軸方向(図2の上から下の方向)へ移動させ、保護フィルム109を切断する。このときシリンダ331も同時に駆動しサイドプレスローラ327も下降させてY方向にカッタ301とともに移動させ、ローラ327によって保護フィルム109をウェハに押圧する。すなわち、保護フィルムは、プレスローラ107,327によって2度押圧され、ウェハWにしっかり貼付される。カット後はプレスローラ107およびチャック135は上昇しウェハWがくるまで上昇位置で待機する。またローラ327も上昇する。

次にウェハ外周部のカット動作について図8を参照しながら説明する。前述した工程において保護フィルム109の切断を終了した時点で、カッタの刃301aは図8(A)のC地点にあるが、その後、カッタ301を上昇させ、元の位置の方向(Y方向)へ移動させると同時に、テーブル201をX方向へ移動させてカッタ刃301aが図8(B)のオリフラ(オリエンテーションフラット)部の一方の角部Cへくるようにする。角部Cにおいてカッタ刃301aを下降させて保護フィルム109に切り込み、カッタ刃301aをウェハWのオリフラ部に沿ってオリフラ部の他方の角部Cまで移動させてオリフラ部を切断する(図8(B))。このときカッタ刃301aの先端は溝201aの中へ入るので傷つくことはない。

次に、カッタ刃301aを下降位置のままテーブル201を図8(B)で示す距離dだけX方向(図8(B)の右から左の方向)へ移動するとともに、カッタ刃301aを距離dだけY方向(図8(B)の下から上の方向)に移動させる。また、その間に上記移動と同調させてテーブル201を回転中心Oのまわりに図8(B)の反時計方向に角度θだけ回転させる。なお、テーブル201の中心Oからオリフラ部と直交する直線を引き、ウェハWの円周部の延長線と前記直線との交点をCとすると、距離dはCとCとのX方向の距離、距離dはCとCとのY方向の距離である。

以上の動作により、カッタ刃301aとウェハWとの位置関係は、図8(C)に示すように、角部Cにおいて、カッタ刃301aの切断方向(刃の向き)とウェハWの円周部の接線方向とが一致する。そこで、テーブル201を中心Oのまわりに回転させると図8(D)に示すように保護フィルム109がウェハ円周に沿って切断される。切断後はカッタ301およびテーブル201は原点位置へ向って移動し、原点センサ417,419が原点位置を検出したら停止する。

なお、図8ではカッタ刃301aの切断方向(刃の向き)をウェハWの円周部の接線方向に一致させる例を説明したが、図9に示すように、カッタ刃301aの切断方向が円周部の接線tの方向と一致していなくても、両者が所定の角度以下(例えばα=0〜15°程度)となっていればよい。図9に示すように、カッタ刃301aの切断方向をウェハW円周部の接線t方向より内側に向けることにより、ウェハWが少し偏心していてもウェハW円周に沿って保護フィルム109を切断することが可能となる。カッタ刃301aは、内側へ入り過ぎたときはバネ325(図4(A))の引張力に抗して外側へ逃げることができる。

以上のようにすれば、カッタの切断方向とウェハ円周部の接線方向とを一致させて、またはカッタの切断方向とウェハ円周部の接線方向とが所定の角度以下になるようにして、保護フィルムを切断するので、オリフラ部の角部においてもウェハ形状に合せて保護フィルムを切断することができ、切り残し(バリ)の発生を防止することができる。

さらに、上記例においては、カッタの切断方向を固定して、すなわちカッタ刃の向きを変化させないで(図8の例でいえばカッタ刃301aは常時一定方向に下向きである)保護フィルムを切断する。そのため、正確な切断ができる。従来より、ウェハ円周部の接線方向に沿ってカッタ刃を移動させるためにカッタ刃の向きを変化させるものが知られているが、その場合、カッタ刃の先端が切断位置からずれ易く切り残しが発生し易くなる。これに対して、上記例によれば、カッタの切断方向が固定されているので、カッタ刃の先端が切断位置からずれにくくなるので正確にカッタ刃の進行方向をウェハ円周部に合わせることができ、かつ、制御が簡単である。

また、上記切断に際して、カッタ刃301aの前後をガイドローラ305で押えるようにした。それにより、保護フィルム109とテーブル201との間に隙間ができないので安定した切断を行うことができる。また、保護フィルム109をぴったりとウェハW上に貼付できるので、切り残し等が発生しにくくなり、研磨工程において切り残しを巻き込むこともなく、水の浸入も防止できる。ガイドローラ305は、必ずしもカッタの前後両方に設けることはなく、前または後の一方だけを設置してもよい。

上記装置において、図8(B)から(C)へのカッタ刃の移動は、カッタと保護フィルムとの位置関係を保ったまま、すなわち、カッタ刃がオリフラ部の角部に追随するようにしてもよい。これにより、保護フィルムの切断箇所の連続性が保たれ、ウェハの角部における切り残しやバリを確実になくすことができる。そのようにする方法としては、一例として、ウェハの角部Cが図8(B)のオリフラ部の直線Zに沿った軌跡を描くように、テーブルのX方向の移動速度およびテーブルの回転速度を設定し、その角部CのY方向の移動速度に合せてカッタ301の移動速度を設定してやればよい。

以上説明したように、本発明によれば、オリフラ部の角部においてもウェハ形状に合せて保護フィルムを切断することができ、切り残しの発生を防止することができる。また、カッタ刃の前または後をガイドローラで押さえることにより、保護フィルムをぴったりとウェハに貼付することができ、切り残し等の発生を防ぐことができる。
