Abstract
【解決手段】基板上に剥離層を形成し、剥離層上に、無機化合物層、第1の導電層、及び有機化合物を含む層を形成し、有機化合物を含む層及び無機化合物層に接する第2の導電層を形成して素子形成層を形成し、第2の導電層上に第1の可撓性を有する基板を貼りあわせた後、剥離層と素子形成層とを剥す半導体装置の作製方法である。

Description
本実施の形態では、一対の電極間に設けられた有機化合物を含む層を有する素子、及び当該素子を有する素子形成層を、歩留まり高く、剥離する方法について図1を用いて説明する。
本実施の形態では、実施の形態1と異なる素子形成層を剥離する方法を図2を用いて説明する。本実施の形態は、実施の形態1と比較して、第1の電極層の端部を覆う絶縁層(隔壁)を有する点が異なる。
本実施の形態では、実施の形態1と異なる素子形成層を剥離する方法を図3を用いて説明する。本実施の形態は、実施の形態2と比較して、第1の電極層の端部を覆う絶縁層(隔壁)を有機化合物で形成した点が異なる。
本実施の形態では、実施の形態1乃至実施の形態3と異なる構成の素子形成層を剥離する方法を図4を用いて説明する。本本実施の形態は、実施の形態3と比較して、第1の電極層の端部を覆う絶縁層(隔壁)を、感光性を有する有機化合物で形成した点が異なる。
本実施の形態では、実施の形態1乃至実施の形態4と異なる構成の素子形成層を剥離する方法を図5を用いて説明する。本実施の形態は、実施の形態2又は3と比較して、第2の電極層が、第1の電極層と同様に形成される導電層と接する点が異なる。
Claims (13)
- 基板上に剥離層を形成し、
前記剥離層上に、無機化合物層、第1の導電層、及び有機化合物を含む層を形成し、前記有機化合物を含む層及び前記無機化合物層に接する第2の導電層を形成して素子形成層を形成し、
前記第2の導電層上に第1の可撓性を有する基板を貼りあわせた後、前記基板及び前記素子形成層を前記剥離層において分離することを特徴とする半導体装置の作製方法。 - 基板上に剥離層を形成し、前記剥離層上に無機絶縁物層を形成し、前記無機絶縁物層上に第1の電極層を形成し、前記第1の電極層及び前記無機絶縁物層の一部上に有機化合物を含む層を形成し、前記有機化合物を含む層及び前記無機絶縁物層に接する第2の電極層を形成して素子形成層を形成し、
前記第2の電極層上に第1の可撓性を有する基板を貼りあわせた後、前記基板及び前記素子形成層を前記剥離層において分離することを特徴とする半導体装置の作製方法。 - 基板上に剥離層を形成し、前記剥離層上に絶縁層を形成し、前記絶縁層上に第1の電極層を形成し、前記第1の電極層の端部を覆う無機絶縁物層を形成し、前記無機絶縁物層の一部及び前記第1の電極層の露出部に有機化合物を含む層を形成し、前記有機化合物を含む層及び前記無機絶縁物層に接する第2の電極層を形成して素子形成層を形成し、
前記第2の電極層上に第1の可撓性を有する基板を貼りあわせた後、前記基板及び前記素子形成層を前記剥離層において分離することを特徴とする半導体装置の作製方法。 - 基板上に剥離層を形成し、前記剥離層上に無機絶縁物層を形成し、前記無機絶縁物層上に第1の電極層を形成し、前記第1の電極層上に有機絶縁物層を形成し、前記有機絶縁物層を選択的にエッチングして前記第1の電極層の一部及び前記無機絶縁物層の一部を露出し、前記有機絶縁物層の一部及び前記第1の電極層の露出部に有機化合物を含む層を形成し、前記有機化合物を含む層及び前記無機絶縁物層に接する第2の電極層を形成して素子形成層を形成し、
前記第2の電極層上に第1の可撓性を有する基板を貼りあわせた後、前記基板及び前記素子形成層を前記剥離層において分離することを特徴とする半導体装置の作製方法。 - 基板上に剥離層を形成し、前記剥離層上に絶縁層を形成し、前記絶縁層上に第1の電極層及び導電層を形成し、前記第1の電極層及び導電層上に有機絶縁物層を形成し、前記有機絶縁物層を選択的にエッチングして前記第1の電極層の一部及び前記導電層の一部を露出し、前記有機絶縁物層の一部及び前記第1の電極層の露出部に有機化合物を含む層を形成し、前記有機化合物を含む層及び前記導電層に接する第2の電極層を形成して素子形成層を形成し、
前記第2の電極層上に第1の可撓性を有する基板を貼りあわせた後、前記基板及び前記素子形成層を前記剥離層において分離することを特徴とする半導体装置の作製方法。 - 請求項1乃至請求項5のいずれか一項において、前記第1の電極層、前記有機化合物を含む層、及び前記第2の電極層は、記憶素子、発光素子、光電変換素子、太陽電池、又はトランジスタを構成する一部であることを特徴とする半導体装置の作製方法。
- 請求項1乃至請求項6のいずれか一項において、素子形成層と前記剥離層とを剥離した後、前記素子形成層に第2の可撓性を有する基板を貼りあわせることを特徴とする半導体装置の作製方法。
- 第1の可撓性を有する基板上に形成される無機絶縁物層と、前記無機絶縁物層上に形成される第1の電極層と、前記無機絶縁物層の一部及び前記第1の電極層上に形成される有機化合物を含む層と、前記有機化合物を含む層及び前記無機絶縁物層に接する第2の電極層と、前記第2の電極層上に形成される第2の可撓性を有する基板を有することを特徴とする半導体装置。
- 第1の可撓性を有する基板上に形成される絶縁層と、前記絶縁層上に形成される第1の電極層と、前記第1の電極層の端部を覆う無機絶縁物層と、前記無機絶縁物層の一部及び前記第1の電極層上に形成される有機化合物を含む層と、前記有機化合物を含む層及び前記無機絶縁物層に接する第2の電極層と、前記第2の電極層上に形成される第2の可撓性を有する基板とを有することを特徴とする半導体装置。
- 第1の可撓性を有する基板上に形成される絶縁層と、前記絶縁層上に形成される第1の電極層及び導電層と、前記第1の電極層及び導電層の端部を覆う有機絶縁物層と、前記有機絶縁物層上及び前記第1の電極層上に形成される有機化合物を含む層と、前記有機化合物を含む層及び前記導電層に接する第2の電極層と、前記第2の電極層上に形成される第2の可撓性を有する基板とを有することを特徴とする半導体装置。
- 請求項8乃至請求項10のいずれか一項において、前記第1の電極層、前記有機化合物を含む層、及び前記第2の電極層は、記憶素子、発光素子、光電変換素子、太陽電池、又はトランジスタを構成する一部であることを特徴とする半導体装置。
- 請求項8乃至請求項11のいずれか一項において、アンテナとして機能する導電層と、前記導電層に接続するトランジスタとを有することを特徴とする半導体装置。
- 請求項8乃至請求項12のいずれか一項において、前記第1の電極層又は前記第2の電極層に接続するダイオードを有することを特徴とする半導体装置。
