図1に示すペリクル付きフォトマスクは、マスク表面に転写パターン5が形成された主要領域を有するフォトマスク4と、該フォトマスク4表面に装着されたペリクル1とからなる。ペリクル1は、フォトマスク4の形状に合わせた形状を有する外枠2と、該外枠2に支持されかつ外枠2の内側を覆うペリクル膜3とから構成されている。すなわち、ペリクル1の外枠2をフォトマスク4表面の周辺領域(上記主要領域以外の非主要領域)に貼着することによって、少なくともフォトマスク4表面の転写パターン5が形成されている主要領域が、ペリクル1のペリクル膜3により覆われた状態である。

上記ペリクル膜3は剛性材料で構成されるが、ペリクルは、ペリクルの付いていないフォトマスクの光学特性等を損うものであってはならないため、上記ペリクル膜3は透光性を有する必要がある。このようなペリクル膜3を構成する透光性を有する剛性材料としては、例えばガラス材料が好ましく挙げられる。ガラス材料は、良好な透光性を有し、剛性に優れ、平滑性及び平坦性にも優れているため、ペリクル膜の表面積が4000cm2以上の大型サイズでも、フォトマスク表面と接触又は付着することなく一定の間隙を保つことが可能であるからである。また、ガラス材料は、ペリクル膜の表面積が4000cm2以上の大型サイズになっても、ペリクル膜保証(透過率、膜厚ばらつき、膜中欠陥)されたペリクルを高歩留りで得ることが容易であるからである。

上記ガラス材料としては、例えば、ソーダライムガラス、低膨張ガラス、合成石英等が挙げられるが、この中でも、合成石英が特に好ましく挙げられる。これらのガラス材料は、面内の透過率ばらつきが少なく、大型サイズでも面内の透過率制御が容易であり、ペリクル膜保証を得られやすく好適である。とりわけ、合成石英は、ガラス中の欠陥が少なく、特に高純度の合成石英を用いることで、ガラス中の欠陥を無視することができるので、高ペリクル膜保証されたペリクルを得るのに好適である。 Examples of the glass material include soda lime glass, low expansion glass, and synthetic quartz. 上記ペリクル膜3の厚さは特に制約はされないが、0.1mm〜5mmの範囲であることが好ましい。ペリクル膜3の厚さを上記の範囲とすることで、ペリクル膜保証が得られやすく、ペリクルの付いていないフォトマスクの光学特性等を損なう恐れがないからである。また、ペリクル膜3の厚さを上記の範囲とすることにより、ペリクル膜3をガラス等の材料で構成した場合でも、ペリクル膜3を支持する外枠2への負担を軽減できるからである。本発明においては、ペリクル膜3の厚さは、0.3mm〜3mmの範囲であることが特に好適である。

また、上記外枠2は、フォトマスク4の形状に合わせた形状を有する厚さ(高さ)例えば数ミリ程度の枠体である。外枠2の厚さは、ペリクル膜3とフォトマスク4表面との間隙を規制するので、外枠2の厚さを変更することにより、ペリクル膜3とフォトマスク4表面との距離を調整することができる。また、外枠2は、例えばアルミニウム等の金属、セラミックス、樹脂等の材料で構成することができるが、例えば、外枠2の一方の縁面が粘着材を介してペリクル膜3に貼着されてペリクル1となる。そして、ペリクルマウンター等を用いて、外枠2の他方の縁面が粘着材を介してフォトマスク4表面に貼着されるので、ペリクル1をフォトマスク表面に貼り付けて装着する場合は、ペリクル膜3及びフォトマスク4との接着性などを考慮して外枠2の材質を決定することが望ましい。

尚、ペリクル膜3は外枠2に支持されているが、その方法は、上述の粘着材によって貼り合せる方法には限定されない。例えば、外枠2の縁面に溝を設けて、ペリクル膜3の縁部を嵌め込むようにしてもよい。また、ペリクル1をフォトマスク4表面に装着する方法についても、ペリクル1の外枠2を粘着材を介してフォトマスク4表面に貼着する方法には限定されない。例えば、露光時に、ペリクルの外枠がフォトマスク表面に接触している(貼着されてはいない)状態に保持(固定)されるようにしてもよい。本発明のペリクルは外枠の変形が起こらないので、必ずしもフォトマスクに貼り付けなくても、ペリクル膜とフォトマスク表面との一定の間隙を良好に保つことができる。
