【本発明に対する背景】
エステル部分において放射線感度が高い基を含んでいるポリアミド酸エステルに基づくネガティブトーン感光性ポリイミド前駆体は、周知である(米国特許第4,040,831号、同第4,548,891号、同第6,010,825号)。これらのポリマーが適切な溶媒中でラジカル光開始剤及び架橋剤を用いて処方される場合、得られた材料は、ネガティブトーン・フォトレジストとして処理され得る。これらのレジスト組成物のフォトイメージ(photoimaging)および処理可能性は、一つまたはそれ以上の化合物(例えば接着促進剤、光増感剤、染料、レベリング剤(leveling agent)および粘着安定化剤)をこの処方物に添加することによって改変され得る。このタイプの多くの処方物は公知であり、そしてマイクロエレクトロニクス産業において広く使われている。マイクロエレクトロニクスのアプリケーションとしては、パックされたマイクロエレクトロニクス装置、保護コーティング、アルファ粒子バリア・コーティングのため及び誘電層としてのストレス緩衝層が挙げられるが、これらに限定されるものではない。感光性のポリイミド・コーティングによって処理された基板材としては、シリコン素子ウェーハ、セラミック、ガラス、可撓性ポリマー−金属箔などが挙げられる。

使用において、ポリアミド酸エステル処方物が、スピン、ディップ、スプレー、ローラー、メニスカス、押出およびカーテン・コーティングを含む様々なコーティング方法のいずれかを使用して、基板上にフィルムとしてコートされる。得られた湿式フィルムは、タックフリーまたは「ソフトベークされた」フィルムとするために50〜150℃まで変動する温度で加熱される。次いでソフトベークされたフィルムは、フォトマスクを介した350〜450ナノメートルまで変動する波長で、活性線の作用にさらされる。この種の活性線は共通して、最も有用な光線が365ナノメートルのi線および436ナノメートルのg線である水銀灯から得られる。活性線は、光化学反応において光開始剤と相互作用し、ポリアミド酸エステルの不飽和基および架橋剤のラジカル架橋反応を開始する有機ラジカルを生じる。この反応の生成物は、特定の溶媒において減少した溶解度を有する。このように、適当な溶媒を用いる露光されたフィルムの処理で、露光されていない領域で除去がそして被露光領域で保持されることが起こり、フィルムにおいてマスクのレリーフパターンが形成される。イメージの現像後、パターン化されたポリアミド酸エステルフィルムは、30分から6時間までにわたる期間で200℃から450℃までにわたる温度の熱を加える手段によって、パターン化されたポリイミドフィルムに変換される。

The wafer was then subjected to 200 mJ / cm using a Karl Suss MA 56 contact exposure tool. 2 Exposed to broadband radiation at an energy dose of. After exposure, the image was developed by: rotating the wafer at 1300 rpm, then spraying QZ 3501 onto the wafer for 40 seconds, followed by equal amounts of QZ 3501 and propylene glycol monomethyl ether acetate (PGMEA) at 15 at 3000 rpm. The wafers were sprayed for 2 seconds and then sprayed with pure PGMEA for 15 seconds at 1300 rpm. As a final step, the wafer was rotated at 3000 rpm until dry. High quality relief images were obtained on silicon wafers, while copper-coated wafers showed very poor pattern definition and poor adhesion and showed little film retention.

Claims (5)
チタノセン光開始剤;
光架橋用添加剤;
1H−テトラゾール、1,2−シクロヘキサンジアミン四酢酸水和物、及び5−メルカプトベンズイミダゾールから選択される金属抑制剤;

Titanocene photoinitiator;
Photocrosslinking additive;
A metal inhibitor selected from 1H-tetrazole, 1,2-cyclohexanediaminetetraacetic acid hydrate, and 5-mercaptobenzimidazole;
Polymerization inhibitor;
A photosensitive polyimide precursor composition comprising a solvent; and at least one photosensitizer compound and any one or more of at least one adhesion promoting compound.
