(iii)剛体振り子自由振動法による前記感圧性接着剤担持保護フィルムの感圧性接着剤層側の対数減衰率が、前記感圧性接着剤担持保護フィルムの支持体層単独の対数減衰率の200%以下である

(1)配線回路基板35の製造
図1及び図2に示す方法で、配線回路基板35を製造した。ベース基材31としては、バンプ形成用銅層11の一方の表面にニッケルメッキのエッチングバリア層12を備え、そのエッチングバリア層12の表面に導体回路形成用銅層13を形成した基材を用いた。バンプ形成用銅層11の厚さは、100μmであり、エッチングバリア層12の厚さは、2μmであり、導体回路形成用銅層の厚さは、18μmであった。保護フィルム17としては、支持体18としてのポリエチレンテレフタレートシート(厚さ=25μm)に、接着剤層19としての紫外線硬化型アクリル系接着剤層(層厚=2μm)を設けた極薄保護フィルムを用いた。
Example 1

常法によりバンプ形成用銅層11のエッチングとエッチングバリア層12のエッチングとを行い、バンプ群担持体32を得た。続いて、導電性ペーストの塗布工程を省略し、バンプ群担持体32をポリイミド樹脂シートに突き刺して、積層体ユニット33を得た。この工程は約100℃において実施した。続いて、保護フィルム17に紫外線を照射し、保護フィルム17を剥離し、導体回路形成用金属箔14aと前記積層体ユニット33とを積層プレスにて熱圧着させ、更に、常法により配線回路基板35を製造した。配線回路基板35の歩留まりは、100%であった。ここでの配線回路基板の歩留まりは、限りなく100%でないと経済的でなく、歩留まり90%以下は実用的には使用不可のレベルである。

(2)保護フィルムの剥離力の測定
前記実施例1(1)で用いた本発明による極薄保護フィルムの剥離力を次に示す方法で測定した。
(a)初期剥離力
極薄保護フィルムを幅25mm及び長さ220mmのサイズに裁断した試料を、表面を洗浄した導体回路形成用金属面に、貼り付け面積が25mm×100mmとなるように貼り付け、重さ2kgのゴムロールを1往復して圧着して試験片とし、その試験片をJIS Z0237の条件に20分間静置し、JIS Z0237に従って粘着力を180°ピール方向に剥離を行って測定した。結果は表1に示した。
(b)活性エネルギー線照射後剥離力
前記実施例1(2)(a)と同様にして作成した試験片を、JIS Z0237の条件に20分間静置し、400mJ/cm2の紫外線を照射した後、JIS Z0237に従って粘着力を180°ピール方向に剥離を行って測定した。結果は表1に示した。

前記実施例1(1)で用いた極薄保護フィルムの対数減衰率を、図6に示す方法で測定した。測定装置としては、剛体振り子型物性試験器RPT−3000W(エー・アンド・ディー社製)を用いた。昇温は、23℃から180℃に至るまで、4℃/60秒の速度で行い、振り子の波長を変化させず振幅の減衰を測定した。測定結果を図8に示す。
一方、ポリエチレンテレフタレートシート(厚さ=25μm)単独の対数減衰率を、同じ条件下で測定した結果を図9に示す。
図8及び図9から明らかなように、23〜180℃の範囲において、ポリエチレンテレフタレートシート単独では対数減衰率が上昇するのに対し、接着剤層を担持する極薄保護フィルムでは、対数減衰率の上昇が抑制された。

《実施例2》

Claims (7)
(2)前記ベース基材において、前記バンプ形成用金属層の選択的エッチングによって金属バンプ群を形成して、バンプ群担持体を得る工程、
(3)前記バンプ群担持体におけるバンプ群の間隙に、各バンプの頂部を露出させた状態で、層間絶縁樹脂層を挿入する工程、及び
(4)前記保護フィルムの感圧性接着剤の粘着力を、活性エネルギー線照射によって低下させてから、前記保護フィルムを前記の導体回路形成用金属層表面から剥離する工程
を含む、配線回路基板用の積層体ユニットの製造方法であって、
前記感圧性接着剤担持保護フィルムとして、
(i)前記第1導体回路形成用金属層への貼着後の初期剥離力が0.05〜30N/25mmであり、
(ii)活性エネルギー線照射後に剥離力を0.05N/25mm未満に低下させることができ、
(iii)剛体振り子自由振動法による前記感圧性接着剤担持保護フィルムの感圧性接着剤層側の対数減衰率が、前記感圧性接着剤担持保護フィルムの支持体層単独の対数減衰率の200%以下である
