塩素ガス流量と選択性を確保するために必要な塩素照射時間の関係を図2に示す。本実施例においては、成長温度500〜700℃、圧力10Pa以下、ジシランガス流量5〜300sccm、水素ガス流量50〜50000sccmとした。塩素ガス流量は20〜100sccmの範囲内で変化させた。図2は塩素ガス流量とシリコン窒化膜上で選択性を確保するために必要な塩素ガス照射時間の依存性を示している。縦軸には塩素ガス照射時間を、横軸には塩素ガス流量をとっている。図の様に塩素ガスを増やしていくと選択性を確保するために必要な塩素照射時間が短く出来る事がわかる。これは、図3の様に塩素ガス流量増加により、シリコン膜に対するエッチングレートが増加するためと考える。このため、塩素ガス流量を増加するとシリコン窒化膜もしくはシリコン酸化膜上に付着した、核を形成する前のシリコンを短時間で取り除く事ができ、また、仮にシリコン窒化膜もしくはシリコン酸化膜上にシリコン核が形成されても、塩素ガス流量を増加すれば選択性を保てる。尚、塩素ガス流量が多すぎるとエピタキシャル成長したシリコン膜もエッチングされるため、望ましくない。これらのことを考慮すると、塩素ガス流量は、10〜1000sccm、好ましくは10〜500sccm、更に好ましくは照射時間を30秒以下とすることができる40〜500sccmとするのが好ましい。 FIG. 2 shows the relationship between the chlorine gas flow rate and the chlorine irradiation time necessary for ensuring selectivity.
