ている。p−GaNコンタクト層38上にp−側電極39を有し、p−GaNコンタクト
層38、p−AlGaNクラッド層37、InGaN活性層36、n−AlGaNクラッ
ド層35、n−InAlGaN層34およびn−GaNコンタクト層33の一部をエッチ
ングし露出したn−GaNコンタクト層33上にn−側電極40を有している。なお、こ
の窒化ガリウム系半導体発光素子の層厚はn−GaNコンタクト層33が1μm〜5μm
、n−InAlGaN層34が10Å〜1μm、n−AlGaNクラッド層35及びp−
AlGaNクラッド層37及びp−GaNコンタクト層38が50Å〜1μm、InGa

。n−InGaNコンタクト層3の成長速度は1μm/hとしたがこれに限るものではな
く、素子形成上問題のない範囲で変更可能である。n−InGaNコンタクト層3の成長
温度は1000℃としたが、同様に素子形成上問題のない範囲で変更可能である。本実施
例は窒化ガリウム系LEDに関するものであるが、窒化ガリウム系LDへの適用も可能で
ある。その他本発明の要旨を逸脱しない範囲で変更して実施可能である。
