本発明のダイボンディング用コレットを作製する方法としては、例えば、上述の超硬合金を用いて作製する場合、あらかじめ直方体のブロック形状で作製した焼結体のブロック2に対して、まず短手方向に略V字溝を貫通させて形成することによって、短辺側受け面4を形成する。次に、長手方向に同様にして略V字溝を設けて、2面の長辺側受け面3を形成する。その後、凹部6、吸引孔5をそれぞれ形成する。加工方法としては、放電加工を用いればよい。最後に、各受け面を必要な表面精度となるように研磨加工を行う。

本発明のダイボンディング用コレットを使用するためのボンディング装置について、図7を参照しながら説明する。図7は、ボンディング装置の斜視図である。ボンディング装置は、基板供給部101、搬送路102、チップ供給部103、位置補正部104、ボンド塗布部105および基板回収部106より構成されている。基板供給部101のストッカ111内には基板107が収納されており、基板送り出し手段であるシリンダ112のロッド112aを突出させることにより、基板107は搬送路102上に送り出される。搬送路102の途中に設けられた位置決め部において基板107は位置決めされ、細長形状のチップ109のボンディングが行われる。搬送路102の側方にはチップを供給するチップ供給部103が配設されている。ウェハ108のチップ109は、下方に設けられた突き上げ部113により突き上げられた状態で、移載ヘッド114に装着された本発明のダイボンディング用コレット115により真空吸着される。真空吸着され、ピックアップされたチップ109は、移動手段により水平方向に移動し、位置補正部104に仮置きされる。位置補正部104のテーブル120上に仮置きされたチップ109は、L型の位置補正爪を押し当てることにより位置ずれを補正される。
