Abstract
【解決手段】ガス入口(20)に、主に圧力補償原理に基づき作業するプロポーショニング弁(24)が後置されており、該プロポーショニング弁(24)が、チャンバ(16)に前置されており、かつ圧力センサ(40)と協働するようになっており、該圧力センサ(40)が、チャンバ(16)に形成されたガス圧を測定するようにした。

に位置する高さまで、突入している。隔壁52はチャンバ16を、プロポーショニング弁24に対応配置された中間チャンバ16Aと、ガス出口18若しくは圧力制限弁42に対応配置された流出チャンバ16Bとに分割している。隔壁52は、流出チャンバ16B内の圧力変動に抗して作用し、これにより、ガス出口18も圧力制限弁42も常に所定の圧力比率にさらされている。圧力センサが、同様に流出チャンバ16Bに対応配置されている。
Claims (8)
- ガスを制御するための圧力調節モジュールであって、少なくとも1つのガス入口(20)と、チャンバ(16)と、該チャンバ(16)から分岐する少なくとも1つのガス出口(18)とを有している形式のものにおいて、ガス入口(20)に、主に圧力補償原理に基づき作業するプロポーショニング弁(24)が後置されており、該プロポーショニング弁(24)が、チャンバ(16)に前置されており、圧力センサ(40)と協働するようになっており、該圧力センサ(40)が、チャンバ(16)に形成されたガス圧を測定することを特徴とする、ガスを制御するための圧力調節モジュール。
- プロポーショニング弁(24)が、有利にはステータの形で形成されたポット状の構成エレメント(26)を有しており、該構成エレメント(26)に、半径方向の開口(28A,28B,28C,28D)が設けられており、該開口(28A,28B,28C,28D)が、前記ポット状の構成エレメントに対して回転可能な、有利にはロータの形で形成された管部材(30)の半径方向の流出開口(32A,32B,32C,32D)と協働するようになっており、前記ポット状の構成エレメント(26)と管部材(30)とが、互いに内外に係合する、請求項1記載の圧力調節モジュール。
- プロポーショニング弁(24)が、特に磁気調整装置の形で形成された操作ユニット(36)により操作可能である、請求項1記載の圧力調節モジュール。
- プロポーショニング弁(24)のポット状の構成エレメント(26)と管部材(30)とが、約5μmから10μmまでの半径方向の遊びをもって互いに案内されている、請求項2記載の圧力調節モジュール。
- プロポーショニング弁(24)のポット状の構成エレメント(26)と管部材(30)との間の案内面に、少なくとも部分的に、特に炭素を有する閉鎖保護層が設けられている、請求項2記載の圧力調節モジュール。
- チャンバ(16)が、圧力制限弁(42)に接続されている、請求項1から5までのいずれか1項記載の圧力調節モジュール。
- 圧力制限弁(42)が、10barと20barとの間に位置する、あらかじめ設定された圧力時に開くようになっている、請求項6記載の圧力調節モジュール。
- チャンバ(16)内に隔壁(52)が設けられており、該隔壁(52)が、チャンバ(16)を、プロポーショニング弁(24)に対応配置された中間チャンバ(16A)と、ガス出口(18)に対応配置された流出チャンバ(16B)とに分割している、請求項1から7までのいずれか1項記載の圧力調節モジュール。
