【発明の属する技術分野】
本発明は、光路変換素子の製造方法に関し、詳しくは、光通信デバイスに用いられる光路変換素子の製造方法に関する。

【従来の技術】
従来より、光路変換素子は、光通信デバイスにおいて、光路(光の角度)を変換するために用いられ、例えば、光路に対して所定角度の傾斜面を有するミラー、とりわけ、光路に対して45°の傾斜面を有する反射型ミラーは、光路を90°変換することができ、光モジュールの集積化や製造コストの削減などが可能となるため、各種の分野において期待されている。

このような傾斜面を有する反射型ミラーは、例えば、刃先に傾斜角を有するブレードを用いて、そのブレードを、切削時に光導波路に対して垂直に当てて加工し、これによって、傾斜面を形成するようにして製造されている(例えば、特許文献1参照。)。

【発明が解決しようとする課題】
しかし、特許文献1に記載される方法のように、傾斜面をブレードの切削によって形成すると、傾斜面の表面が粗くなり、十分な平滑性が得られず、その結果、光路の変換時に光学的なロスを生じるという不具合がある。また、ブレードで切削するには、高価なダイシング装置が必要となり、製造コストが必然的に高くなるという不具合もある。

本発明は、このような事情に鑑みなされたもので、その目的とするところは、傾斜面の表面が平滑となり、光路の変換時に生ずる光学的なロスを低減することができ、さらには、低コストで製造することのできる光路変換素子の製造方法を提供することにある。

【課題を解決するための手段】
上記目的を達成するために、本発明の光路変換素子の製造方法は、基板上に、感光性ポリイミド樹脂前駆体を塗工する工程、前記感光性ポリイミド樹脂前駆体を、所定幅のスリットを有するフォトマスクを介して露光する工程、露光された前記感光性ポリイミド樹脂前駆体を現像して、光路に対して所定角度の傾斜面を有するミラー前駆体を形成する工程、前記ミラー前駆体を硬化させることにより、光路に対して所定角度の傾斜面を有するミラーを形成する工程を備えていることを特徴としている。

本発明においては、前記ミラーの傾斜面の角度が、光路に対して実質的に45°であることが好ましい。

【発明の実施の形態】
図1は、本発明の光路変換素子の製造方法の一実施形態を示す製造工程図である。この方法では、まず、図1(a)に示すように、基板1を用意する。

基板1としては、青板ガラス、合成石英ガラス、Siウエハ、SiO2付Siウエハ、ポリイミド樹脂などが用いられる。基板1の厚みは、例えば、20μm〜1cm、好ましくは、300〜1000μmである。

次いで、この方法では、図1(b)に示すように、基板1の上に、感光性ポリイミド樹脂前駆体を含む前駆体溶液2を塗工する。

感光性ポリイミド樹脂前駆体を含む前駆体溶液2は、ポリイミド樹脂前駆体、感光剤、溶解調整剤および溶媒を含有している。

そして、ポリイミド樹脂前駆体は、有機テトラカルボン酸二無水物およびジアミンを、常法に従って反応させることにより、得ることができる。すなわち、例えば、有機テトラカルボン酸二無水物とジアミンとを、ほぼ等モルとなる割合で、不活性ガス雰囲気下、反応溶媒中において、250℃以下の温度、好ましくは、室温(25℃)〜80℃の範囲で、5〜20時間程度攪拌することによって、ポリアミド酸を粘性のある溶液、すなわち、ポリイミド樹脂前駆体の溶液として得ることができる。

反応溶媒としては、有機テトラカルボン酸二無水物およびジアミンを溶解させるとともに、得られるポリイミド樹脂前駆体を溶解し得るものであれば、特に制限されないが、例えば、N−メチル−2−ピロリドン、N,N−ジメチルアセトアミド、N,N−ジエチルアセトアミド、ジメチルスルホキシドなどの極性溶媒が挙げられる。これら極性溶媒は、単独で、または、2種以上の混合溶媒として用いることもできる。

このようにして得られるポリイミド樹脂前駆体は、例えば、その重量平均分子量が、5000〜500000程度、好ましくは、10000〜150000程度であって、反応溶媒中に、例えば、1〜50重量%、好ましくは、5〜30重量%の割合(固形分濃度)の溶液として調製される。

上記式(1)中、Arで示されるオルソ位にニトロ基を有する芳香族基として、好ましくは、o−ニトロフェニル基が挙げられ、また、R1、R2、R3、R4およびR5で示される炭素数1、2または3のアルキル基として、好ましくは、メチル基(C1)、エチル基(C2)、n−プロピル基(C3)、i−プロピル基(C3)が挙げられる。

このような1,4−ジヒドロピリジン誘導体は、より具体例には、例えば、1−エチル−3,5−ジメトキシカルボニル−4−(2−ニトロフェニル)−1,4−ジヒドロピリジン、1−メチル−3,5−ジメトキシカルボニル−4−(2−ニトロフェニル)−1,4−ジヒドロピリジン、1−プロピル−3,5−ジメトキシカルボニル−4−(2−ニトロフェニル)−1,4−ジヒドロピリジン、1−プロピル−3,5−ジエトキシカルボニル−4−(2−ニトロフェニル)−1,4−ジヒドロピリジンが挙げられる。

1,4−ジヒドロピリジン誘導体の配合割合は、特に制限されないが、例えば、ポリイミド樹脂前駆体100重量部に対して、0.1〜10重量部、好ましくは、0.1〜4重量部である。0.1重量部より少ないと、パターン形成が困難となる場合があり、また、10重量部より多いと、光学損失が増大する場合がある。

また、溶解調整剤としては、特に制限されないが、例えば、ポリエチレングリコール、ポリプロピレングリコール、ポリプロピレングリコールジフェニルエーテル、ポリエチレングリコールジメチルエーテルなどが挙げられる。これら溶解調整剤は、単独で用いてもよいし、2種以上を併用してもよい。好ましくは、ポリエチレングリコールジメチルエーテルが用いられる。なお、このような溶解調整剤の重量平均分子量は、例えば、150〜1000、さらには、200〜800であることが好ましい。

溶解調整剤の配合割合は、特に制限されないが、例えば、ポリイミド樹脂前駆体100重量部に対して、10〜45重量部、好ましくは、15〜30重量部である。10重量部より少ないと、フィルムがもろくなる場合があり、また、45重量部より多いと、相分離する場合がある。

そして、このようにして調製された前駆体溶液2を、基板1の上に塗工するには、特に制限されず、例えば、キャスティング、スピンコートなど公知の塗工方法が用いられる。

塗工厚みは、溶媒の揮発、硬化収縮、現像時の膜減りなどを考慮して、例えば、予備乾燥後の厚みとして、5〜50μm、好ましくは、10〜20μmに設定する。

次いで、この方法では、図1(c)に示すように、前駆体溶液2を予備乾燥して、感光性ポリイミド樹脂前駆体からなる樹脂層3を形成する。

予備乾燥は、前駆体溶液2中の溶媒を乾燥できれば、特に制限されず、その乾燥温度および乾燥時間は、用いられる溶媒により適宜選択される。

次いで、この方法では、図1(d)に示すように、樹脂層3を、所定幅のスリットを複数有するフォトマスク4を介して露光する。フォトマスク4のスリット幅Wは、例えば、2〜16μmであり、各スリットの間隔Sは、例えば、10〜200μmである。スリット幅Wが、これより小さいと、パターン形成が困難となる場合があり、これより大きいと、パターンの解像性が低下する場合がある。また、各スリットの間隔Sが、これより小さいと、パターンの解像性が低下する場合があり、これより大きいと、ミラー7間の導波路が長くなり、コストアップとなる場合がある。

そのため、上記した範囲のスリット幅Wおよび各スリットの間隔Sにおいて、後述するような、実質的に45°の傾斜面5を有するミラー前駆体6を形成することができる。また、スリットは、基板1の長手方向または幅方向に沿って帯状に開口形成されている。

露光方法は、特に制限されず、例えば、樹脂層3とフォトマスク4とを直接接触させるハードコンタクト露光方法、樹脂層3とフォトマスク4との間に若干の隙間を設けるプロキシミティ露光方法、さらには、投影露光方法などの公知の露光方法を用いることができる。

その後、この方法では、図1(e)に示すように、露光後加熱して、ネガ型の画像を形成する。露光後加熱は、例えば、140℃以上で加熱する。これによって、アルカリ水溶液からなる現像液に対する露光部分3aの溶解性を低減し、次の現像において、未露光部分3bを溶解するネガ型の画像を良好に形成することができる。

次いで、この方法では、図1(f)に示すように、樹脂層3を現像する。現像は、浸漬法やスプレー法などの公知の方法を用いることができ、現像温度としては、通常、25〜50℃が適当である。また、用いられる現像剤としては、例えば、水酸化テトラメチルアンモニウムなどのような有機アルカリ水溶液や、例えば、水酸化ナトリウム、水酸化カリウムなどの無機アルカリ水溶液が挙げられる。アルカリ濃度は、通常、2〜5重量%が適当であり、また、必要に応じて、アルカリ水溶液には、メタノール、エタノール、n−プロパノール、イソプロパノールなどの低級脂肪族アルコールを添加することができる。

そして、現像後、水洗することによって、傾斜面5を有する1対(2つ)のミラー前駆体6が形成される。

次いで、この方法では、図1(g)に示すように、ミラー前駆体6を硬化させることにより、光路に対して実質的に45°の傾斜面5を有するミラー7を形成し、これによって光路変換素子8を得る。ミラー前駆体6の硬化は、例えば、真空下または不活性ガス雰囲気下において、350〜500℃で、数時間加熱すればよい。これによって、感光性ポリイミド樹脂前駆体からなるミラー前駆体6がイミド化され、ポリイミド樹脂からなるミラー7が形成される。このミラー7は、ミラー前駆体6から硬化収縮するが、より具体的には、1対(2つ)として形成され、各ミラー7は、光路に対して実質的に45°の傾斜面5を対称に有する断面三角形状(すなわち、基板1に対する各底角が45°で頂角が90°の断面二等辺三角形状)をなし、底幅(底辺の幅)が、4〜100μmで、底辺から頂角までの高さが、4〜100μmで、基板1の長手方向または幅方向に沿って、互いに所定間隔(例えば、各ミラー7間(底辺間)の間隔10μm〜10cm)を隔てて平行状に延びるように形成される。

このような方法によって、光路変換素子8を製造すれば、傾斜面5を有するミラー7を、ミラー前駆体6の露光、露光後加熱、現像および硬化によって形成するので、言い換えると、傾斜面5をブレードの切削によって形成しないので、その傾斜面5を十分な平滑性をもって形成することができる。そのため、光路の変換時に生じる光学的なロスを低減することができる。また、この方法では、ブレードで切削する場合のような高価なダイシング装置を必要としないので、低コストで製造することができる。

そして、このようにして形成される光路変換素子8は、図3(a)に示すように、基板1の上に、互いに所定間隔を隔てて平行状に対向する1対のミラー7を備えており、そのミラー7の傾斜面5が、光路に対して45°に形成されている。そのため、例えば、図3(b)に示すように、基板1に対して垂直方向の光路から入射される光9が、一方のミラー7に当たると、光9は90°で反射して、その光路が90°変換され、基板1と平行するように通過した後、次いで、他方のミラー7に当たると、その光9は90°で反射して、その光路が90°変換され、基板1に対して垂直方向へ出射する。すなわち、この光路変換素子8では、入射する光9を、その入射する光9と逆方向へ射出させることができる。

なお、図3に示す光路変換素子8は、光9が通過する部分、すなわち、光導波路が空気であるが、このような光路変換素子8においては、さらに、図1(h)に示すように、各ミラー7を被覆する樹脂からなる光導波路10を形成してもよい。

このような光導波路10は、特に制限されないが、例えば、図2(a)に示すように、上記と同様の感光性ポリイミド樹脂前駆体(但し、得られる光導波路10の屈折率が、各ミラー7の屈折率よりも大きくなるように調整される。)を含む前駆体溶液2を、各ミラー7を含む基板1の上に、上記と同様の方法により塗工し、図2(b)に示すように、その前駆体溶液2を上記と同様の方法により予備乾燥して、感光性ポリイミド樹脂前駆体からなる樹脂層3を形成した後、図2(c)に示すように、樹脂層3をフォトマスク4を介さずに、上記と同様の方法により全面露光し、その後、図2(d)に示すように、上記と同様の方法により露光後加熱してネガ型の画像を形成し、最後に、図2(e)に示すように、露光された樹脂層3を、上記と同様の方法により硬化させることによって、形成することができる。

このようにして形成される光導波路10は、特に制限されないが、図4に示すように、各ミラー7を含む基板1の上において、各ミラー7の頂角に対応する高さを有する断面略矩形状をなし、基板1の全面に形成される。

また、光導波路10は、感光性ポリイミド樹脂前駆体以外の樹脂で形成してもよい。そのような樹脂としては、例えば、ポリカーボネート(PC)、ポリメチルメタクリレート(PMMA)などのメタクリレート系樹脂、ポリエチレンテレフタレート(PET)などのポリエステル系樹脂、ポリエーテルスルホン(PES)(ポリエーテルサルホン)、ポリノルボルネン、エポキシ系樹脂、ポリアリール、ポリイミド、ポリカルボジイミド、ポリエーテルイミド(PEI)、ポリアミドイミド、ポリエステルイミド、ポリアミド、ポリスチレン、アクリロニトリル−スチレン共重合体(AS樹脂)やアクリロニトリル−ブタジエン−スチレン共重合体(ABS樹脂)などのスチレン系樹脂、ポリフェニレンエーテルなどのポリアリーレンエーテル、ポリアリレート、ポリアセタール、ポリフェニレンスルフィド、ポリスルホン(ポリサルホン)、ポリエーテルエーテルケトンやポリエーテルケトンケトンなどのポリエーテルケトン類、ポリビニルアルコール、ポリビニルピロリドンなどが挙げられる。

これらのなかでは、ポリイミド、ポリアミド、ポリアミドイミド、ポリエーテルイミド、ポリエーテルケトン、エポキシ系樹脂、ポリカルボジイミド、フッ素系樹脂、ポリシラン系ポリマーなどが、好ましく用いられる。また、透明性の観点から、上記樹脂のフッ化物、例えば、フッ素化ポリイミド、フッ素化エポキシ系樹脂、フッ素系樹脂が、好ましく用いられる。さらに、上記樹脂に感光性が付与された感光性樹脂を用いれば、上記した感光性ポリイミド樹脂前駆体と同様に、露光および現像することにより、パターン加工することができる。

なお、上記の説明では、光路変換素子8に、1対のミラー7を備えて、入射する光9を、その入射する光9と逆方向へ射出させるようにしたが、本発明において製造される光路変換素子では、少なくとも1つの傾斜面5を有するミラー7を備えていればよく、また、光路に対する傾斜面5の角度も、必ずしも45°である必要はなく、その目的および用途によって適宜選択される。

【実施例】
以下に実施例を示し、本発明をさらに具体的に説明するが、本発明は、何ら実施例に限定されることはない。

実施例1
攪拌機を備えた500mLのセパラブルフラスコに、2,2−ビス(3,4−ジカルボキシフェニル)ヘキサフルオロプロパン二無水物(6FDA)26.66g(0.06モル)、2,2’−ビス(トリフルオロメチル)ベンジジン(BTFB)18.54g(0.058モル)、1,3−ビス(3−アミノプロピル)−1,1,3,3−テトラメチルジシロキサン(APDS)0.52g(0.002モル)を、N,N−ジメチルアセトアミド182.85g(2.10モル)に溶解させた後、室温で10時間攪拌し、ポリイミド樹脂前駆体の溶液を得た。

次に、このポリイミド樹脂前駆体の溶液に、ポリイミド樹脂前駆体100重量部に対して、1重量部の1−エチル−3,5−ジメトキシカルボニル−4−(2−ニトロフェニル)−1,4−ジヒドロピリジンと、30重量部の重量平均分子量500のポリエチレングリコールジメチルエーテルとを配合することにより、感光性ポリイミド樹脂前駆体を含む前駆体溶液を得た。

その後、厚み525μmのSiウエハからなる基板の上に(図1(a)参照)、上記の前駆体溶液をスピンコートで塗工し(図1(b)参照)、90℃で15分乾燥させて、感光性ポリイミド樹脂前駆体からなる樹脂層を形成した(図1(c)参照)。この樹脂層の上に、フォトマスク(スリット幅:6μm、各スリットの間隔200μm)を介して、上方から30mJ/cm2の紫外線を照射した後(図1(d)参照)、180℃で10分間、露光後加熱した(図1(e)参照)。
