しかし、従来の半田クラッド片においては、プレス成型時に10〜30μm程度の反りが生じることが避けられず、半導体装置の組立て時に、半田クラッド片の反りが原因となって、接合不良を発生させてしまう場合があった。

また、これとは逆に、図5に示したように、半田クラッド片(3)が反って凸面になっている側にシリコンチップ(1)を、凹面になっている側にセラミック基板(4)などを接合しようとした場合には、半田クラッド片(3)とシリコンチップ(1)の間では閉じた空間は形成されないために同様の問題を起こしにくい一方で、今度は、セラミック基板(4)側で半田クラッド片(3)との間に閉じた空間(7)が形成され、この閉じた空間(7)に拘束された空気が逃げ場を失い、その状態で半田が加熱溶融されるために、図6に示すように、接合後にボイド(6)を形成してしまう。

【発明が解決しようとする課題】
本発明の目的は、半田クラッド片を使用した接合におけるボイドの発生を効果的に低減することが可能で、半導体装置の接合信頼性を向上させることができる半田クラッド片を提供することにある。

本発明の半田クラッド片は、鉄、ニッケルおよび銅からなる群から選ばれる少なくとも1種を主成分とする合金からなる条材を基材として、該基材の両面に鉛または錫を主成分とする半田をクラッドしてクラッド材を形成し、該クラッド材をプレス成型によって打ち抜いて、小片とした後に、半田を加熱溶融し、冷却固化してクラッド片を製造する。

【発明の実施の形態】
本発明者等は、クラッド後のプレス加工によって反りが発生し、半田の表面が凹状になった側にシリコンチップやセラミック基板などを接合する場合に、半田クラッド片との間で閉じた空間を形成してしまうことに起因して、ボイドが生成して接合不良が発生しやすいという事実より、逆に、クラッド後のプレス加工によって反りが発生してしまっても、半田の表面が凹状になっている状態を解消あるいは緩和することができれば、接合不良を低減できるのではないかと考え、実験を重ねた。

その結果、プレス成型まで終了して、反りが発生した半田クラッド片の半田を、加熱溶融して再固化することによって、プレス成型によって凹面になっていた形状が、図1に示した断面図のように、半田溶融時の表面張力の作用によってほぼ平坦な状態、あるいは凸形状となり、半田溶融前には反って凹面となっていた側にシリコンチップを接合しても、ボイドが発生しにくくすることができるという結論を得て、本発明を完成するに至った。

ここで、半田の加熱溶融は、打抜いて反った半田クラッド材の凹面を上にして、カーボン板など、半田との反応性を有さない基板の上に載せ、窒素雰囲気あるいは水素と窒素の混合ガス雰囲気を保ったベルト炉に通炉することによって行う方法の他に、半田の融点以上に加熱した油脂の中に半田クラッド片を入れて半田を溶融させ、その後冷却することによって固化させる方法などがある。

なお、半田クラッド片のプレス加工による反り量が大きすぎると、半田を加熱溶融して再固化しても半田表面が凹状態になっている状態を緩和する効果が乏しくなり、半導体装置の組立てにおいて、シリコンチップやセラミック基板との間に生じる閉じた空間を、効果的に低減する効果が得られなくなってしまうため、プレス成型に使用する金型のパンチとダイのクリアランスを、適正に調整したうえで、プレス加工することによって、半田クラッド片の反り量を、加熱溶融前の半田の厚さよりも大きくならない程度に抑えることが望ましい。

【実施例】
(実施例1)
板厚0.7mmの無酸素銅条を基材として、該基材の両面に、鉛を主体として錫を5質量%含有する板厚0.17mmの半田材を重ねあわせ、冷間圧接法によって半田−基材−半田の三層構造のクラッド母材を作り、さらに圧延加工して、最終板厚0.3mmの薄板とした。この薄板における半田層の厚さは、両面とも0.035mmで、基材の厚さは0.23mmであった。この薄板から、直径3.0mmの円板を、プレス加工によって打抜き、100個の半田クラッド片を得た。

得られた半田クラッド片を、反って凹面となった面を上にしてカーボン板の上に並べ、ピーク温度350℃、310℃以上の保持時間が5分となるように設定された窒素雰囲気のベルト炉に通炉し、半田クラッド片の半田を加熱溶融および再固化させた。

(実施例2)
