【0004】
特に、光の3原色の中で、緑色は既存のLDでは、十分な出力を確保できないために、LD励起固体SHG(SHG:second harmonic generation 第二高調波)レーザーが用いられる。
【0005】

TECHNICAL FIELD OF THE INVENTION
The present invention relates to a magneto-optical element for an optical isolator, which is a device for preventing return light of a light source mainly constituted by using a solid-state laser or a semiconductor laser (LD), and particularly to a use in a wavelength range of 0.6 to 2.4 μm. The present invention relates to a suitable magneto-optical element and an optical isolator.
[0002]
[Prior art]
In recent years, with the development of next-generation optical communication technology, the development of next-generation large-capacity storage technology, and the spread of networks such as commercial services using the Internet, the possibility of the development of multimedia has increased in the field of high-definition images and high-speed communication. New wavelength applications are being explored.
[0003]
In particular, the demand for a projector for projecting an image in a personal computer on a large screen with high definition is rapidly increasing as a tool for performing bidirectional communication in a remote place. To increase the definition of this projector, it is important to increase the output of the laser light source and reduce the noise (up to 60 dB).
[0004]
In particular, among the three primary colors of light, green cannot use a conventional LD to secure a sufficient output. Therefore, an LD-excited solid-state SHG (second harmonic generation second harmonic) laser is used.
[0005]
Higher definition requires a watt-class laser that achieves 60 dB lower noise at its fundamental wavelength of 1064 nm.
[0006]
[Problems to be solved by the invention]
However, there has been no suitable optical isolator material capable of coping with the high output as described above.
[0007]
Magneto-optical materials reported so far from papers and the like include chalcopyrite-based semiconductors, TGG single crystals, lead glass, ZnSe, and other diluted magnetic semiconductor CdMnHgTe single crystals.
[0008]
However, although a chalcopyrite-based semiconductor exhibits a magneto-optical effect at a low temperature, the magneto-optical effect at room temperature is extremely small and has not been studied as a practical material.
[0009]
TGG single crystal, lead glass, ZnSe single crystal, etc. were not practical due to low Verdet constant.
[0010]
In addition, although the diluted magnetic semiconductor CdMnHgTe single crystal shows sufficient performance in terms of magneto-optical properties, it uses harmful substances Cd and Hg, and therefore is not a material that can be used forever in the future from the viewpoint of environmental ISO. There was a problem.
[0011]
When a conventional magneto-optical material is used, it has been particularly difficult to construct a practical optical isolator that can support a high-power (≧ 1 W) laser having a wavelength in the 0.8 to 1.1 μm band. .
[0012]
Therefore, a general technical problem of the present invention is to provide an optimum magneto-optical element which has a small light absorption and a large magneto-optical effect (can be put into practical use) in a laser wavelength range of 0.6 to 2.4 μm. It is in.
[0013]
Further, a special technical object of the present invention is to provide an optical isolator material and an optical isolator which are indispensable for applications in which high output and low noise (up to 60 dB) of a laser light source are important.

[0023]
Further, according to the present invention, there is provided an optical isolator using any one of the above-mentioned magneto-optical elements, wherein the optical isolator is used at a thickness of 0.6 to 2.4 μm.
[0024]
BEST MODE FOR CARRYING OUT THE INVENTION
First, the present invention will be described in more detail.
[0025]
The magneto-optical element of the present invention is composed of a rutile single crystal having a rutile structure in which cobalt Co is blended. This rutile single crystal is blended with Co in a range of 0.03% or more and 0.1% or less so that it can be used in a wavelength range of 0.60 to 2.4 μm. Is selected, and a Verde constant is provided to realize a practical crystal light transmission loss ≦ 0.1 dB (optical path length at a Faraday rotation angle of 45 deg).
[0026]
Further, the optical isolator of the present invention includes the magneto-optical element as a Faraday rotator.
[0027]
In the above, the Co composition is selected by adjusting the absorption wavelength band that changes with the amount of Co added and the wavelength range where the Verdet constant is large, in order to obtain practical performance using this material. Ensure that the loss is in a transparent area.
[0028]
On the other hand, since the Verdet constant of the material depends on the wavelength used and the amount of Co added, a composition point having a Verdet constant as large as possible is selected. The range in which the light transmission loss and the Verdet constant are compatible largely depends on the Co addition amount. Even if such a composition point is selected, it has been extremely difficult to realize a reduction in loss of ≤0.1 dB per optical path length at a Faraday rotation angle of 45 deg.
[0029]
This is an important point in controlling the amount of impurities in the crystal.
[0030]
In the crystal growth process, the carrier concentration is 2.0 × 10 14 (cm −3 ) or less, and the light transmission loss particularly in the 0.8 to 1.1 μm band wavelength region is controlled by strictly controlling the growth atmosphere and the oxygen concentration. An improved magneto-optical element that satisfies the target specification can be obtained.
[0031]
Now, a specific example of the present invention will be described in detail.
[0032]
Hereinafter, as a specific example of the present invention, the growth of a rutile single crystal containing 0.01% of Co will be described as an example.
[0033]
FIG. 1 is a schematic diagram showing a crystal manufacturing apparatus according to an embodiment of the present invention. Referring to FIG. 1, 0.05 kg of a 0.01% Co-added rutile raw material having a purity of 3N (99.9%) is weighed, mixed well by dry mixing, and then molded by a hydraulic press. Thereafter, the raw material rods 1 for growth are calcined at a temperature of 1100 ° C. or more in an electric furnace.
[0034]
Thereafter, the seed crystal rutile 2 and the raw material rod 1 are set in a predetermined position of the infrared condensing heating furnace (FZ furnace) 3 having a suitable temperature gradient.
[0035]
The crystal was grown at a temperature equal to or higher than the melting points of the seed crystal rutile 2 and the raw material rod 1 at a raw material rod descending speed of 50 mm / Hr. The growth was performed in a CO 2 gas or an O 2 gas.
[0036]
An optical isolator was manufactured using the above crystal as a Faraday rotator. As is well known, the optical isolator has a structure in which a Faraday rotator is sandwiched between a polarizer and an analyzer in the direction of the optical axis, and a permanent magnet for applying a magnetic field in the axial direction is arranged around the Faraday rotator.
[0037]
Conventional materials and examples of the present invention are shown in Table 1 below.
[0038]
[Table 1]
Table 2 below shows the relationship between the growth atmosphere and the change in the carrier concentration due to the heat treatment. FIG. 2 is a diagram showing the correlation between the carrier concentration and the light transmission loss. In FIG. 2, the light transmission loss (loss dB) is a value of a magnet for producing an optical isolator having a diameter (φ) of 10 (φ) × a length (L) of 10 mm and having a Faraday rotation angle of 45 deg. . FIG. 3 shows the crystal plane dependence of the extinction ratio.
[0039]
[Table 2]
From the examples in Tables 1 and 2 and FIG. 2, it is clear that the Co content x is appropriate in the composition range of addition (0.03 ≦ x ≦ 0.1)%, and the carrier concentration can be controlled by the growth atmosphere and heat treatment. Became.
[0040]
The condition that satisfies the light transmission loss ≦ 1.0 dB required for a practical light isolator having high light resistance is based on the correlation between the carrier concentration and the light transmission loss, and the carrier concentration is 2.0 × 10 14 (cm −). 3 ) It became clear that it was a range.
[0041]
From FIG. 3, the condition of the laser incident surface is perpendicular to the C-plane, and the extinction ratio is the largest.
[0042]
【The invention's effect】
As described above, according to the present invention, it is possible to provide a practical optical isolator capable of supporting a high-output (≧ 1 W) laser having a wavelength in the 0.8 to 1.1 μm band and a magneto-optical element used for the optical isolator.
[0043]
According to the invention, use of a magneto-optical element for an optical isolator, which is a return light prevention device of a light source mainly using a high-power (≧ 1 W) laser, particularly uses a wavelength region of 0.6 to 2.4 μm. It is possible to provide a magneto-optical element and an optical isolator suitable for the present invention.
