本発明は、基体上に磁歪膜を形成した素片を用いた磁歪アクチュエータ及びその製造方法、並びに、その磁歪アクチュエータを利用した光スイッチに関する。

【従来の技術】
光通信システムにおいては、光通信回線を切り替えるために光スイッチが必要である。光スイッチの方式の一つとして、例えば、光路上に反射ミラーを配置し、その角度を変化させることにより光の反射方向を変える方式の光スイッチが知られている。かかる光スイッチにおいて、反射ミラーの角度を変化させる方法としては、例えば、静電方式、圧電方式、磁気力方式等が知られている。

従来の磁気力方式の光スイッチとして、磁石と電磁石との吸引力を利用した光スイッチが知られている(例えば、特許文献1参照)。この光スイッチは、磁性体が取り付けられているミラーが3次元的に運動可能な支持体を介して基板に取り付けられるとともに、ミラー近傍に電磁石を設けて構成されている。かかる光スイッチでは、電磁石を動作させて電磁石から磁界を発生させ、ミラーに取り付けられている磁性体を磁気的な相互作用により電磁石に引き付け、ミラーに入射したレーザを所定の方向にスイッチングさせている。しかしながら、このような磁石と電磁石との吸引力を利用した光スイッチにおいては、ミラーに磁性体を取り付けるとともに、変形可能な支持体を介してミラーを基板に取り付ける必要があるために、部品点数が多くなるとともに構造が複雑になり、製造工程もまた複雑化するという問題があった。

そこで、より簡単な構造で且つ容易に製造することのできる磁気力方式の光スイッチとして、曲げ弾性及び可撓性を有する基体上に磁歪材料からなる薄膜(磁歪薄膜)を形成した素片(磁歪素片)を利用した光スイッチが知られている(例えば、非特許文献1参照)。この光スイッチでは、入射用の光ファイバからの光を磁歪素片の表面に形成したミラーで反射させている。磁歪素片に磁界を印加していない状態では、光は上記ミラーに対して所定の角度をもって入射し、ミラー面で反射された光は第1の出射用光ファイバに導かれる。これに対し、磁歪素片に磁界を印加して状態では、磁歪素片に撓みが生じる。これにより、光は磁界が印加されていない状態の所定角度とは異なる角度で上記ミラー面に入射し、ミラー面で反射された光は第1の出射用光ファイバとは異なる位置に配置された第2の出射用光ファイバに導かれる。このように、印加する磁界の値を切り替えて磁歪素片の撓み量を制御することにより、光のスイッチングを行うことができる。

【発明が解決しようとする課題】
しかしながら、この光スイッチに用いられる磁歪素片では、基体の厚さが磁歪薄膜の厚さに比べて非常に厚い場合、磁歪素片の撓み量が小さくなってしまう。磁歪素片の撓み量を大きくするために、基体の厚さを磁歪薄膜の厚さと同程度にすることが望ましいが、基体の厚さを薄くすると、基体の取扱いが困難となる。例えば、ガラスやシリコンのような脆い材料からなる薄い基体の場合、ピンセット等を用いて基体を成膜装置のホルダーに設置するときに基体に割れが生じることがある。一方、薄い基体として金属を用いる場合、基体を成膜装置のホルダーに設置するときに塑性変形させてしまうことがある。また、スパッタ装置等の成膜装置内に入れることのできる基体の材料種には制限がある。

そこで、本発明の目的は、磁歪素片の撓み量の変化を利用した磁歪アクチュエータ及びその磁歪アクチュエータを用いた光スイッチにおいて、磁歪素片の基体の破損や変形を防止し、且つ、厚みの薄い基体及び磁歪素片を備える磁歪アクチュエータ及び光スイッチを提供することにある。

【課題を解決するための手段】
本発明の第1の態様によれば、非晶質の金属材料で形成されている基体と、該基体上に磁歪材料で形成されている薄膜とで構成される素片と;
該素片に磁界を印加する磁界印加手段と;を備えることを特徴とする磁歪アクチュエータが提供される。

本発明の磁歪アクチュエータでは、磁界印加手段を用いて磁歪材料からなる薄膜(磁歪薄膜)に磁界を印加することにより磁歪薄膜が伸びまたは縮み、磁歪素片を構成する基体との間に生じたずれ応力によって磁歪素片が撓む。この磁歪素片の撓みを利用して磁歪アクチュエータの動作が行われる。本発明の磁歪アクチュエータでは、基体として非晶質の金属材料を用いているので、結晶性を有する金属材料の場合に生じ易い塑性変形を防止することができ、磁歪素片を撓まない元の状態に戻すことができる。これにより、磁歪アクチュエータの良好な動作制御を行うことができる。

本発明の磁歪アクチュエータでは、上記非晶質の金属材料が、希土類元素と遷移金属元素とを含む合金であることが望ましい。また、上記磁歪材料が、希土類元素と遷移金属元素とを含む非晶質合金であることが望ましい。基体と同様にして、磁歪材料として非晶質合金を用いることにより、磁歪薄膜の塑性変形を防止することができる。

本発明の磁歪アクチュエータでは、上記基体の熱膨張係数と上記薄膜の熱膨張係数が略同じであることが望ましい。これにより、磁歪アクチュエータの環境温度の変化により生じ得る磁歪素片の意図しない撓みの発生を防止することができる。また、上記基体の厚みと上記薄膜の厚みが略同じであることが望ましい。これにより、磁歪素片を最も大きく撓ませることができる。この場合、上記厚みが2〜3μmであることが望ましい。なお、本明細書において「上記基体と上記薄膜の厚みが略同じ」とは、薄膜の厚みに対する基体の厚みが80〜125%程度であることをいう。

本発明の磁歪アクチュエータでは、上記基体と上記薄膜との間に、酸化物または窒化物からなる中間層が形成されていてもよい。これにより、基体と薄膜がともに希土類元素と遷移金属元素を含む合金で形成されている場合に、基体材料と薄膜材料との間で生じる材料成分の拡散を防止することができる。また、上記希土類元素と遷移金属元素とを含む合金が、上記薄膜を形成する磁歪材料の磁歪定数と反対の極性を有する磁歪材料で形成されていてもよい。このような磁歪素片に磁界が印加された場合、薄膜が伸びるのと同時に基体が縮む、あるいは、薄膜が縮むと同時に基体が伸びる。これにより、基体と磁歪薄膜との間のずれ応力がさらに増大し、磁歪素片の撓み量を大きくすることができる。

本発明の光スイッチでは、素片に磁界を印加したときには、素片を構成している磁歪薄膜が伸びるまたは縮むことにより、素片を構成する基体との間でずれ応力が生じ、素片が基体側または磁歪薄膜側のいずれかの側に撓む。このとき、光入射部からの光は素片に遮られることなく第1光出射部に向けて照射される。一方、素片に磁界を印加していない状態で、素片は撓んでいない状態となる。このとき、光は素片に遮られ、光入射部からの光の光路内に、素片上に設けられたミラーが変位し、ミラーは光を反射して第2出射部に導く。これにより、光スイッチの切り替えを正確に行うことができる。

本発明の光スイッチでは、上記光入射部及び光出射部の少なくとも一方がレンズ付き光ファイバであることが望ましい。また、上記磁界印加手段が、硬質磁性体を一部に含むコア、該コアに周回して設けられたコイル及び電源で構成されていることが望ましい。さらに、上記硬質磁性体が、保磁力の異なる硬質磁性体から構成されていてもよい。これにより、磁界印加手段を用いてコアに磁界印加した直後に磁界印加を止めた場合でもコアに引き続き磁界が生じているので、磁歪素片の撓み状態もそのまま維持される。

本発明の磁歪アクチュエータの製造方法を用いて、本発明の第1の態様による磁歪アクチュエータを製造することができる。本発明の磁歪アクチュエータの製造方法では、磁歪素片の基体とは別に成膜用の支持基板を用いているので、磁歪膜の製造時の取扱いが容易であり、磁歪素片の基体の塑性変形を防止することができる。一方、磁歪素片を構成する基体に要求される製造時の厚み及び強度が緩和されるため、基体材料の選択の幅を広げることができる。これにより、磁歪素片の熱安定性を向上すべく熱膨張係数が略等しい基体材料及び磁歪薄膜材料を選択することが可能となる。また、磁歪素片における基体を極めて薄くすることもできる。

【実施例1】
本発明における磁歪アクチュエータの実施の形態について、図1〜4を用いて説明する。図1(a)及び(b)は、本発明の磁歪アクチュエータ100の概略図であり、図1(a)は磁歪アクチュエータ100を構成する磁歪素片10が撓んでいない状態を、図1(b)は磁歪素片10が撓んだ状態をそれぞれ示している。本実施例の磁歪アクチュエータ100の動作に関する詳細については、後述する。

[磁歪素片の作製方法]
次に、本発明の磁歪アクチュエータに用いる磁歪素片の作製方法を、図2及び3を用いて説明する。図2に示すように、磁歪素片10は、基体1、磁歪材料層3、保護層5及び保護層7で構成されている。磁歪素片10は、以下の方法で作製した。図3(a)に示すように、支持基板(成膜用基体)12として、直径63mm、厚さ0.6mmのガラス基板を用意した。次いで、支持基板12の一方の面上に、剥離層14として、レジストを厚さ100μmとなるようにスピンコート法を用いて形成した。次いで、剥離層14上に、下地層15として、SiO2を厚さ10nmとなるように形成した。次いで、下地層15上に、基体11として、テルビウム−鉄非晶質合金を厚さ3μmとなるように形成した。次いで、基体11上に、磁歪材料層13として、磁歪材料であるサマリウム−鉄非晶質合金を厚さ3μmとなるように形成した。さらに、磁歪材料層13上に、保護層17として、SiO2を厚さ10nmとなるように形成した。下地層15、基体11、磁歪材料層13及び保護層17は、いずれもスパッタ法を用いて形成した。なお、磁歪材料層13に用いられるサマリウム−鉄非晶質合金の熱膨張係数は、基体11に用いられるテルビウム−鉄非晶質合金の熱膨張係数と略同じであった。これにより、磁歪素片10の環境温度の変化に起因する磁歪素片10の意図しない撓みが防止される。

次に、各層が形成された支持基板12を、長さ10mm、幅0.8mmの平板状となるようにダイシングした後、不図示のアッシング装置における酸素プラズマによって、剥離層14を形成するレジストのアッシングを行った。このアッシングにより、支持基板12と下地層15とを接着しているレジストの接着力は消失するので、下地層15から剥離層14とともに支持基板12が剥離される。これにより、図3(b)に示すような磁歪素片10を得た。なお、剥離層14上に形成されていた下地層15は、磁歪素片10における基体1の保護層5として機能する。また、保護層17は、磁歪素片10における磁歪材料層3の保護層7として機能する。本実施例では、保護層5及び7をSiO2を用いて形成したが、SiO2以外の酸化物または窒化物で形成してもよい。

[磁歪アクチュエータの製造方法]
次に、こうして得られた磁歪素片10を用いて製造した磁歪アクチュエータについて、図1及び4を用いて説明する。図1(a)に示すように、磁歪アクチュエータ100は、主に、磁気コア101、コイル103、磁歪素片10及び電源(不図示)で構成される。磁気コア101は、図4(a)及び(b)に示すように、幅(図中、Y方向の長さ)d1=15mm、長さ(図中、X方向の長さ)d2=10mm及び高さ(図中、Z方向長さ)d3=10mmの四角柱状であり、磁気コア101の内部にはX方向に貫通する貫通孔102が形成されている。貫通孔102により、磁気コア101は、図4(b)に示すように、Z方向に上面部101aと底面部101bに分けられる。さらに、磁気コア101の上面部101aには、Y方向の中央部に、X方向に延在するギャップ108が形成され、ギャップ108は上面部101aを右上面部101arと左上面部101alに分割している。ギャップ108は貫通孔102と連通している。貫通孔102の幅及びギャップ108の幅(ギャップ幅)は、それぞれ、10mm及び1.2mmである。また、磁気コア101は、フェライトからなる軟質磁性体で構成されている。なお、磁気コア101の軟質磁性体は0.2[Oe]の保磁力を有する。磁気コア101は、フェライトからなる軟質磁性体を、所望の形状となるように加圧成形して作製した。

図1(a)に示すように、磁気コア101の底面部(100b)には、直径0.3mmのエナメル線からなるコイル103が、X方向及びZ方向に200回程度周回して設けられている。不図示の電源はコイル103の両端に接続され、コイル103に電力を供給する。磁歪素片10は、ギャップ(108)内で、X方向に延在し且つ磁歪素片10の表面が磁気コア101の上面部(101a)の表面と平行になるように配置されている。ここで、図1(a)に示すように、磁歪素片10の一端を固定端として、ギャップ(108)の端部に挟持された支持片105に接着剤等で固着し、磁歪素片10の他端を支持せずに自由端とした。なお、磁歪素片10は、磁歪素片10の基体側がコイル103側を向くように、ギャップ内に配置される。

[磁歪アクチュエータの駆動方法]
次に、磁歪アクチュエータ100の駆動原理について、図1を用いて説明する。図1(b)に示すように、不図示の電源によってコイル103に電力を供給することにより、磁気コア101に磁界を発生させる。このとき、磁気コア101のギャップに、磁歪素片10の幅方向(Y方向)に磁界が発生する。これにより、ギャップ内に配置された磁歪素片10における負の磁歪定数を有するサマリウム−鉄合金からなる磁歪材料層が、発生した磁界の方向に縮み、その結果、発生した磁界と直交する方向である素片の長手方向(X方向)に伸長する。磁歪材料層が伸長することにより、磁歪素片10の磁歪材料層と基体との間でずれ応力が生じ、磁歪素片10は支持片105で固定された固定端を支点として、矢印AR1で示すように、コイル103側、即ち、下方に向かって撓む。これにより、磁歪アクチュエータの動作に必要な変位量を得る。

次に、本実施例における磁歪アクチュエータの具体的な駆動方法を説明する。図1(a)に示すように、磁歪アクチュエータ100は、コイル103に電流を流さない状態、即ち、磁気コア101に磁界が印加されていない状態では、磁歪素片10は撓まない。これに対し、コイル103に120mAの電流を流して、磁気コア101のギャップ部に磁界H1=450[Oe]を発生させた。これにより、図1(b)に示すように、磁歪素片10は矢印AR1の方向に撓む。磁歪素片10の撓み量は、磁気コア101に発生した磁界により飽和状態となっている。このように、コイル103への電力供給のON/OFFを繰り返すことにより、磁歪アクチュエータの動作が可能となる。

【比較例1】
ここで、磁歪素片の基体の厚みと磁歪材料層の厚みとの関係について、図11を用いて説明する。図11は、磁歪素片の磁歪材料層の厚みを4μmとし、基体の厚みを種々変更したときの磁歪素片の撓み量の変化について示している。図11から明らかなように、基体の厚みが磁歪材料層の厚みと等しい4μmの場合に、磁歪素片の最大の撓み量を得ることができる。また、基体の厚みが3.2μm〜5.0μmとなるように、即ち、磁歪材料層の厚みに対する基体の厚みが80〜125%程度となるように磁歪素片を形成することにより、650μm以上の撓み量を得ることができる。

【比較例2】
また、上記実施例における磁歪素片とガラス基体上に磁歪材料層を形成した従来の磁歪素片との撓み量の比較結果を、図12に示す。図12に示したグラフの縦軸は磁歪素片の撓み量を、横軸は磁歪アクチュエータに印加した磁界の値を示している。なお、比較に用いた従来の磁歪素片は、基体として厚さ15μmのガラスを用い、且つ、基体の磁歪材料層形成面とは反対側の面に保護層を設けなかった以外は、上記実施例における磁歪素片と同様の構成とした。図12から明らかなように、本発明における磁歪アクチュエータでは、磁歪素片の基体の厚みを磁歪材料層と同様に薄く形成することができ、大きな撓み量を得ることができるので、従来の磁歪素片と比較して、より小さい印加磁界で所定の撓み量を得ることができる。

【実施例2】
本発明の磁歪アクチュエータに用いる磁歪素片の別の実施形態を、図5を用いて説明する。本発明における磁歪素片は、図5(a)に示すように、基体21と磁歪材料層23との間に中間層29を設けた以外は、実施例1と同様に構成した。基体及び磁歪材料層をそれぞれ希土類元素と遷移金属元素との合金を用いて形成した場合、スパッタ成膜時に基体と磁歪材料層との界面近傍で材料成分の相互拡散が生じることがある。これは、基体及び磁歪材料層に用いた材料がともに希土類元素と遷移金属元素との合金であり、組成が類似していることに起因している。本実施例では、上記のような基体と磁歪材料層との界面近傍における材料成分の相互拡散を防止するために、基体21と磁歪材料層23との間にSiO2からなる中間層29を形成した。以下に、本実施例における磁歪素片の作製方法について説明する。図5(b)に示すように、支持基板32上に、実施例1と同様にして、剥離層34、下地層35及びテルビウム−鉄非晶質合金からなる基体31をスパッタ法により形成する。次いで、基体31上にSiO2からなる中間層39を、厚さ10nmとなるようにスパッタ法を用いて形成した。次いで、中間層39上に、サマリウム−鉄非晶質合金からなる磁歪材料層33を、厚さ3μmとなるようにスパッタリングにより形成し、さらに磁歪材料層33上に、実施例1と同様にして、保護層37を形成した。各層が形成された支持基板32をアッシングした後に、剥離層34とともに支持基板32を除去することにより、図5(a)に示すような磁歪素片20を得た。こうして得られた磁歪素片20を用い、図1(a)及び(b)に示したような磁歪アクチュエータを構成することができる。なお、本実施例では、中間層39をSiO2を用いて形成したが、SiO2以外の酸化物または窒化物で形成してもよい。

【実施例3】
次に、本発明における磁歪アクチュエータを利用した光スイッチについて、図6〜8を用いて説明する。本発明の光スイッチに用いた磁歪アクチュエータは、実施例1と同じ構成の磁歪アクチュエータとした。図6(a)及び(b)は、本発明の光スイッチ200の概略図であり、図6(a)は、光スイッチ200を構成する磁歪素片50が撓んでおらず、光入射部となるレンズ付き光ファイバ202から照射された光が、磁歪素片50上に形成されたミラー52を介して、後述の光ファイバ204とは異なる位置に配置された第2の光出射部となるレンズ付き光ファイバ206に入射する様子を示している。一方、図6(b)は、磁歪素片50が撓んだ状態であり、光ファイバ202から照射された光が、光ファイバ202に対向する位置に配置された第1の光出射部となるレンズ付き光ファイバ204に直接入射する様子を示している。

磁歪素片50には、図7に示すように、磁歪材料層53上に形成されている保護層57上の端部近傍にミラー52が形成されている。このミラー52は、金を厚さ100nmとなるように、スパッタ法を用いて形成した。また、ミラー52の表面形状が0.5mm×0.5mmの方形となるように形成した。なお、本実施例では、図6に示すように、磁歪素片50の自由端側にミラー52が配置されるように、磁歪素片50を磁気コア201のギャップ内に配置した。

次に、入射用のレンズ付き光ファイバ202及び出射用のレンズ付き光ファイバ204,206の配置について説明する。入射用のレンズ付き光ファイバ202及び出射用のレンズ付き光ファイバ204,206は、それぞれ先端部に集光レンズが設置された光ファイバであり、波長1.5μmのシングルモード対応のものを用いた。出射用のレンズ付き光ファイバ206は、図8(a)に示すように、磁歪素片50が撓んでいないときに、入射用光ファイバ202から照射され、磁歪素片50上に形成されたミラー52の表面で反射した光を入射する位置に配置される。これに対し、出射用のレンズ付き光ファイバ204は、図8(b)に示すように、磁歪素片50が撓んだときに、入射用のレンズ付き光ファイバ202から照射された光が直接入射されるような位置、即ち、光ファイバ202に対向する位置に配置される。

本発明における光スイッチの具体的な切り替え方法について、図6を用いて説明する。図6(a)に示すように、光スイッチ200は、コイル203に電流を流さない状態、即ち、磁気コア201に磁界が印加されていない状態では、磁歪素片50は撓まず、入射用の光ファイバ202から照射された光は磁歪素片50上のミラー52表面に入射し、ミラー52で反射された後に光ファイバ206に入射する。これに対し、コイル203に120mAの電流を流して、磁気コア201のギャップ部に磁界H1=450[Oe]を発生させることにより、図6(b)に示すように、磁歪素片50は矢印AR2の方向に撓む。上述の通り、磁歪素片50の撓み量は飽和状態となっている。磁歪素片50が撓むことにより、入射用の光ファイバ202から照射された光は、磁歪素片50に遮られることなく、直接出射用の光ファイバ204に入射する。このように、コイル203への電力供給のON/OFFを行うことにより、光路の切り替えが可能となる。これにより、光スイッチングが実現される。

【実施例4】
本発明における別の実施形態の磁歪アクチュエータを利用した光スイッチについて、図9及び10を用いて説明する。図9に本実施例における光スイッチ300を、図10に光スイッチ300に用いる磁気コア301を、それぞれ示す。本実施例における光スイッチでは、磁気コアの底面部のY方向中央に軟質磁性体部を分割するように、即ち、硬質磁性体部がギャップに対向する位置に配置されるように、保磁力が異なる2種類の硬質磁性体材料(フェライト)からなる硬質磁性体部を形成した以外は、実施例3と同様に構成した。磁気コアの硬質磁性体部は、図10(a)に示すように、第1硬質磁性体部305及び第2硬質磁性体部307で構成されており、第1硬質磁性体部305が第2硬質磁性体部307上に重なるように、即ち、磁気コア301のギャップ308側に第1硬質磁性体部305が配置されている。第1硬質磁性体部305及び第2硬質磁性体部307の厚さ(高さ)はそれぞれ2.5mmとした。第1硬質磁性体部305の保磁力は80[Oe]を有し、第2硬質磁性体部307の保磁力は2500[Oe]を有する。なお、磁気コア301は、以下のように製造した。軟質磁性体部309、第1硬質磁性体部305及び第2硬質磁性体部307を、予め所望形状にそれぞれ加圧成形した。次いで、第1硬質磁性体部305と第2硬質磁性体部307とを接着剤で固着し、固着した第1硬質磁性体部305及び第2硬質磁性体部307を軟質磁性体部309に接着剤で固着した。

【発明の効果】
本発明の磁歪アクチュエータでは、磁歪素片の作製にあたって基体の破損及び塑性変形を防止しつつ、基体を薄く形成することができるので、小さな印加磁界で大きな素片の撓み量を得ることができる。これにより、消費電力を抑えた磁歪アクチュエータを、高い歩留まりで製造することができる。また、この磁歪アクチュエータを利用して、1×2チャンネル等の光切り替えを効率良く行う光スイッチを製造することができる。
