TECHNICAL FIELD OF THE INVENTION
The present invention relates to a wire saw machine suitable for slicing a semiconductor material such as a silicon single crystal ingot into a plurality of portions, and more particularly to a wire saw machine capable of minimizing thickness unevenness of a sliced wafer.
[0002]
[Prior art]
Conventionally, as a wire saw machine suitable for slicing a semiconductor material such as, for example, a silicon single crystal ingot into a plurality of portions, a slurry in which free abrasive grains such as alumina and SiC are mixed in a dispersant such as pure water and cutting oil is continuously used. While feeding, the wire is moved in one direction (one-way cutting type) or reciprocated (reciprocating cutting type), and the work is pressed against the wire, and the work is sliced by the grinding action between the slurry generated there. There is a known type that is processed. (For example, see Patent Document 1)
[0003]
[Patent Document 1]
JP-A-11-77511 (pages 5 to 7, FIGS. 1 and 6)
[0004]
[Problems to be solved by the invention]
As shown in FIGS. 5 and 6, the wire saw machine described in Patent Literature 1 slices a silicon single crystal ingot I having a diameter of 200 mm into a large number of wafers having a thickness of 900 μm (cuts a wire). It has a wire row 11 in which wires 11a are bundled in a horizontal row. The wire array 11 moves between the three processing groove rollers 12 arranged in a triangular shape in a side view and moves toward the take-up reel while being reciprocated during reciprocating cutting, or in one direction when cutting in one direction. , And can be taken up by a take-up reel.
[0005]
Specifically, a wire fed from a pay-out reel (not shown) is sequentially wound between three groove rollers 12 separated from each other to form a wire row 11, and the wire row 11 is formed at a high speed (for example, 1000 m). / Min), and then wound on a take-up reel (not shown) to slice the ingot I.
Above both sides of the groove roller 12, a slurry supply unit 13 (a pair on both sides of the cut portion of the ingot I in the reciprocating cut type) for continuously supplying the slurry onto the wire row 11 is provided. It is mounted on a lift 15 via 14.
[0006]
By the way, in the above-mentioned conventional wire saw machine, the amount of the slurry attached to the wire and brought into the work cutting portion is large on the cut point side of the work and the cutting efficiency is good, so the cutting margin is large. However, a part of the slurry adhered to the wire and brought into the work cutting portion is consumed near the cutting point side, and the amount of the slurry is small near the cutting point (the center portion in the reciprocating cutting type). Become. Therefore, the cutting margin is small near the cut-out point (the center in the case of the reciprocating cutting type). As a result, when the one-way cutting method is used, the cut-off point side is thinner and the cutting point side is thicker. In this case, the cross-sectional shape is thick at the center and thin at the peripheral edge. In addition, since the thickness unevenness is so large as to exceed 10 to 20 μm, there is a problem that in the field of semiconductor materials requiring high precision, it is necessary to remove the thickness unevenness by post-processing.
The present invention is intended to solve such a problem.
[0007]
[Means for Solving the Problems]
According to the present invention, a wire is made to travel while being pressed along a surface to be cut of a work, and a slurry supply unit disposed in the vicinity of a slit for the work (in the case of a reciprocating cutting type, the slurry supply unit is disposed on both sides of the work). In a wire saw machine in which a workpiece is sliced (cut) while receiving a supply of slurry from the above, the pressing of the workpiece against the wire is performed periodically or intermittently, so that during the cutting process, When the degree of pressing of the wire against the work is small, the slurry is brought into the vicinity of the cut-out point (to the center in the case of the reciprocating cutting type), so that the amount of slurry brought in is almost constant on all cut surfaces. Means.
According to the present invention, since the amount of slurry brought in by the wire is substantially uniform on all cut surfaces, the cutting efficiency is also substantially constant on all cut surfaces, and the thickness unevenness of a wafer obtained by slicing (cutting) a work is reduced. It is possible to suppress as much as possible.
[0008]
Furthermore, the present invention performs a periodic or intermittent pressing of the wire against the workpiece, so that a plurality of processing rollers for guiding the wire can be moved toward or away from the workpiece periodically or intermittently. To solve the problem.
[0009]
Further, the present invention periodically or intermittently presses a wire against a work, so that the work is periodically or intermittently applied to a wire running opposite to a work surface of the work, that is, a wire pass line. It is configured to be able to approach and move away from each other as a means for solving the problem.
[0010]
BEST MODE FOR CARRYING OUT THE INVENTION
Hereinafter, embodiments of the present invention will be described with reference to the drawings.
1 is a perspective view of a wire saw machine according to a first embodiment, FIG. 2 is a side view of the main part, and FIG. 3 is a cross-sectional view taken along a plane perpendicular to a work axis for explaining the cut state of the work. 4 is a side view of a main part of the wire saw machine according to the second embodiment.
[0011]
As shown in FIG. 1, the wire saw machine according to the first embodiment has a structure including a conventional wire saw machine shown in FIGS. 5 and 6 and a plurality of processing rollers 12 for guiding the arrangement of the wire rows 11 and the wires 11a. In addition, they have almost the same configuration in terms of arrangement. That is, the wire saw machine of this embodiment also has a wire row 11 in which a large number of wires 11a are bundled in a horizontal row, and the wire row 11 is formed by three processing groove rollers arranged in a triangular shape in a side view. 12, it is configured to be gradually moved toward the take-up reel 22 while being reciprocated during reciprocating cutting, or to be driven in one direction during one-way cutting and wound up by the take-up reel 22. . However, in the first embodiment, the work 16 is configured to be pressed against the wire row 11 from the upper side of the apparatus 10, and therefore, the slurry supply apparatus 12 is also different from those of FIGS. As shown in FIG. 4, it is configured to be arranged on the same side as the work 16.
In FIG. 1, the same members as those in FIGS. 5 and 6 are denoted by the same reference numerals, and detailed description thereof will be omitted.
[0012]
The reference numeral 21 in FIG. 1 indicates a pay-out reel 21, and the wire 11a fed from the pay-out reel 21 is sequentially wound between three groove rollers 12 separated from each other to form a wire row 11, and The wire array 11 is run at a high speed while being pressed against the ingot I, that is, the work 16, and then wound around the take-up reel 22 to slice the work 16. Reference numeral 23 indicates a plurality of guide rollers.
[0013]
By the way, in this embodiment, as shown in FIG. 2, the three processing groove rollers 12 are arranged such that the positions of the roller axis a are shifted from the roller outer circumference A by the dimension d. The three processing groove rollers 12 are rotatably mounted on the base of the apparatus 10 in such a manner that the directions of the roller shafts a are shifted.
[0014]
In the above-described apparatus, in the operating state in which the take-up reel 22 takes up the wire 11a and the wire 11a is fed from the pay-out reel 21 and the wire 11a runs, the respective processing groove rollers 12 are rotated by the wire 11a. . Since each rotating groove roller 12 is configured to be eccentrically attached to the base of the apparatus 10 (the axis a and the outer circumference A are only the dimension d), each groove roller 12 has the axis a It is eccentric rotation about the center.
Since the eccentric amounts d of the three groove rollers 12 are set to the same size, the three groove rollers 12 are synchronized with the eccentric rotation. Accordingly, the wire row 11 formed by being sequentially bridged between the three groove rollers 12 also has a swinging motion between the range shown by the dotted line and the solid line in FIG. 2 as a whole. This swinging movement is a vertical movement of the dimension d of the wire 11a on the surface facing the work 16. When the moving speed of the wire 11a is constant, the vertical movement of the dimension d of the wire 11a is periodic.
[0015]
A dotted line b in FIG. 3 indicates a state in which the wire path line is pressed against the work 16 (work cut state), and a solid line c indicates a state in which the wire path line is separated from a cut portion (work cut portion) of the work 16. ing.
In this manner, according to the wire saw machine of this embodiment, the wire 11a can be periodically pressed against the work 16. When the moving speed of the wire 11a is intermittently changed, the wire 11a can be intermittently pressed against the work 16.
[0016]
As described above, in the wire saw machine of this embodiment, the pressing of the work 16 against the wire 11a is performed periodically or intermittently. Therefore, during cutting, when the degree of pressing of the wire 11a against the work 16 is small, When the gap between the workpiece 11a and the workpiece 16 is large, the slurry brought into the cut portion by the wire 11a is hardly consumed near the cut point side, so that the slurry reaches the vicinity of the cut point (reciprocal cutting type). In this case, the slurry is brought to the center), and the amount of slurry brought in can be made substantially constant over the entire cut surface.
As a result, the cutting efficiency is also substantially constant on all the cut surfaces (since the amount of slurry brought in by the wire 11a is almost constant on all the cut surfaces), and the thickness unevenness of the wafer obtained by slicing (cutting) the work 16 is obtained. Can be suppressed as much as possible.
[0017]
Also in the wire saw machine according to the second embodiment shown in FIG. 4, three processing groove rollers 12 for guiding the wires 11a are provided, and the wires 11a paid out from the pay-out reel 21 (see FIG. 1) are separated from each other. The wire row 11 is formed by sequentially bridging between the three grooved rollers 12, and the wire row 11 is moved toward the take-up reel 22 while being reciprocated during reciprocating cutting, or at the time of unidirectional cutting. The wire array 11 is made to travel in one direction to be wound up by the take-up reel 22, so that the wire array 11 is made to travel at high speed while being pressed against the ingot I, that is, the work 16, and then the take-up reel 22 (see FIG. 1). ), And the work 16 is sliced. However, in this embodiment, the three processing groove rollers 12 are simply rotatably supported by the substrate of the apparatus, and do not move eccentrically during rotation unlike the wire saw machine of the first embodiment.
[0018]
However, in the wire saw machine according to the second embodiment, the direction of the motor 24 in the direction in which the workpiece 16 moves away from or approaches the wire row 11 by a small dimension d during the cutting process (vertical direction in FIG. 4). It is configured to reciprocate by operation. Therefore, by making the forward / reverse operation of the motor 24 periodic, the wire 11 a can be periodically pressed against the work 16. In addition, by making the forward / reverse operation of the motor 23 intermittent, the wire 11 a can be intermittently pressed against the work 16.
[0019]
In this way, in the wire saw machine of the second embodiment as well, the pressing of the work 16 against the wire 11a can be performed periodically or intermittently. The same operation and effect as described above can be obtained.
In the wire saw machines of the above-described embodiments, the work 16 is pressed from above the wire path, but the work 16 is pressed from below the wire path as shown in FIGS. It goes without saying that the same effect can be obtained even when applied to a wire saw machine having the above configuration.
[0020]
【The invention's effect】
As described above, according to the wire saw machine of the present invention, the following effects can be obtained.
(1) The work is pressed periodically or intermittently against the wire. Therefore, during cutting, when the degree of press of the wire against the work is small, that is, the distance between the wire pass line and the cut portion of the work. When the size is large, the slurry brought into the part to be cut by the wire can be brought to the vicinity of the cut-out point (to the center in the case of the reciprocating cutting type), and the amount of slurry brought in can be made almost uniform on all cut surfaces. It becomes possible.
(2) According to the above (1), the cutting efficiency can be made substantially constant on all cut surfaces, and the occurrence of thickness unevenness of a work (eg, a wafer) obtained by slicing (cutting) the work can be suppressed as much as possible. It becomes.
