【発明の属する技術分野】
本発明は、量子井戸構造および半導体発光素子および光送信モジュールおよび光伝送システムに関する。
【0002】
【従来の技術】
1.3μm帯や1.55μm帯の光通信用半導体レーザ素子として、V族元素に窒素と他のV族元素を含む混晶半導体(窒素系V族混晶半導体)材料を用いる研究開発が行われている。例えば特許文献1には、V族元素として窒素と砒素を含むGaInNAs系半導体レーザが示されている。このような窒素系V族混晶半導体材料を活性層に用いることにより、GaAs基板上に1.3μmや1.55μm帯の長波長帯半導体レーザを形成することができる。

しかしながら、原子半径の小さい窒素は他のV族元素との混和性が低いため、窒素添加量を増加させるにつれて、良好な結晶品質を得ることが難しい材料系となっている。そのため、窒素添加量を増加させるにつれて発光効率が低下してしまうという問題が生じた。これを解決するために、GaInNAs活性層の窒素添加量を少なくすることが検討された。しかしながら、窒素添加量を増やさずにGaInNAs材料で1.3μm以上の長波長帯の発光を得るには、GaInNAsの圧縮歪量を2%以上と高歪にする必要がある。このようなGaInNAsを量子井戸構造に用いる場合、障壁層としては通常GaAsが用いられていた。

圧縮歪量が2%以上という高歪量子井戸層を半導体レーザの活性層に用いる場合、半導体レーザ素子の信頼性が重要な課題となり、これを解決する手段として、歪補償構造が検討されている。歪補償構造は、量子井戸層が有する歪と反対方向の歪を障壁層に持たせることにより、量子井戸構造全体の正味の歪量(netstrain)を低減させる方法である。GaInNAs井戸層は圧縮歪を有しており、これに対する歪補償層としては引張歪を有するGaNAsやGaAsPが用いられている。

例えば特許文献2には、GaInNAsSb井戸層とGaNAs障壁層を有する半導体レーザについて記載されている。また、非特許文献1には、GaInNAs井戸層とGaAsP歪補償層とを有する半導体レーザが報告されている。

また、GaInNAs/GaAs量子井戸構造と、GaInNAs/GaNAs量子井戸構造において、GaInNAs井戸層とGaAsまたはGaNAs障壁層との界面において、アニール後にInとGaの相互拡散が生じて、界面ラフネスが増加する問題も報告されている(非特許文献2を参照)。

また、GaInNAs井戸層と障壁層との界面を改善するために、非特許文献3においては、GaInNAs井戸層とGaAs障壁層との間にGaInAs中間層を設けている。また、非特許文献2においては、GaInNAs井戸層とGaNAs障壁層との間に、GaInNAs拡散防止層を設けることが報告されている。

また、特許文献3においては、Gax1In1−x1Ny1As1−y1(0<x1≦1、0<y1<1)量子井戸層とGax2In1−x2Asy2P1−y2(0≦x2≦1、0≦y2≦1)障壁層とからなる量子井戸構造を有する半導体素子が提案されている。ここで、0<x1≦0.5のとき、0.5×x1≦x2≦1.5×x1を満足し、0.5<x1≦1のとき、0.5×(1−x1)≦1−x2≦1.5×(1−x1)を満足している。これは、井戸層と障壁層とでIn組成の濃度勾配を小さくすることで、Inの拡散を抑制している。

【発明が解決しようとする課題】
しかしながら、非特許文献3で報告されているGaInAs中間層はIn組成が32%であり、圧縮歪量は2.3%と高い値となっている。また、非特許文献2で報告されているGaInNAs拡散防止層においても、圧縮歪量が1.84%と高い値となっている。

そのため、GaInNAs井戸層と障壁層の界面に設けたGaInAs中間層またはGaInNAs拡散防止層は、歪補償層としては機能していない。GaInNAs井戸層の層厚が同じ場合には、高歪の中間層を設けると、むしろnetstrainは増加してしまう。

また、net strainを同じにした状態で中間層を設けるには、GaInNAs量子井戸層の層厚を薄くする必要があるため、発光波長が量子効果により短波長化してしまうという問題が生じてしまう。

また、特許文献3においては、GaInAsP障壁層がGaAs基板と格子整合する場合、あるいは引張歪を有する場合には、障壁層のバンドギャップがGaAsのバンドギャップよりも大きくなるため、量子井戸構造の基底準位が上昇してしまい、発光波長が短波長化してしまうので、発光波長を合わせるために窒素組成を大きくしなければならず、結晶性が低下してしまう問題がある。一方、GaInAsP障壁層を圧縮歪にした場合には、障壁層のバンドギャップがGaAsのバンドギャップよりも大きくならない材料を用いることができるが、歪補償構造を構成することができなくなってしまい、net strainが大きく増加してしまう。

本発明は、量子井戸構造のnet strainの増加、及び発光波長の短波長シフトを抑制し、かつGaInNAs量子井戸層と障壁層との界面ラフネスを改善することの可能な量子井戸構造および半導体発光素子および光送信モジュールおよび光伝送システムを提供することを目的としている。

【課題を解決するための手段】
上記目的を達成するために、請求項1記載の発明は、Inと窒素と他のV族元素を含み、圧縮歪を有する量子井戸層と、量子井戸層の上下に形成された障壁層とで構成された量子井戸構造において、前記障壁層は、量子井戸層に隣接するInと燐(P)を含む層と、引張歪を有する層とが積層されて構成されていることを特徴としている。

【発明の実施の形態】
以下、本発明の実施形態を説明する。

(第1の実施形態)
本発明の第1の実施形態に示す量子井戸構造は、Inと窒素と他のV族元素を含み、圧縮歪を有する量子井戸層と、量子井戸層の上下に形成された障壁層とで構成された量子井戸構造において、障壁層は、量子井戸層に隣接するInと燐(P)を含む層(中間層として機能する層)と、引張歪を有する層とが積層されて構成されていることを特徴としている。

窒素と他のV族元素を含む混晶半導体、即ち窒素系V族混晶半導体は、バンドギャップエネルギーと格子定数の関係において、非常に大きなボーイングパラメータを有していることが知られている。そのため、窒素組成の小さい領域では、格子定数が小さくなるにつれてバンドギャップエネルギーが小さくなるという現象が生じる。

GaNはGaAsよりもバンドギャップエネルギーは大きいが、窒素組成の少ない領域のGaNAsでは、GaAsよりもバンドギャップエネルギーが小さくなる。これにより、GaAs基板上に長波長帯の発光層を形成することができる。

また、Inを添加することによっても、バンドギャップエネルギーは小さくなる。そのため、Inを含む窒素系V族混晶半導体では、Inを含まない場合よりも少ない窒素組成で長波長帯の発光を得ることができる。そのため、窒素組成増加によって生じる発光効率の低下を抑制することができる。Inと窒素と他のV族元素を含み、圧縮歪を有する量子井戸層の材料としては、GaInNAs,GaInNAsP,GaInNAsSb,GaInNAsPSb等を用いることができる。

しかしながら、InAsとGaAsは格子定数差が7.2%もあるため、In組成を大きくするにつれてGaAs基板に対して圧縮歪量が大きくなってしまう。例えば、1.3μm帯のGaInNAs量子井戸層では、圧縮歪量が2.0〜2.6%と大きな値となっている。

本発明の量子井戸構造では、量子井戸層の上下に形成された障壁層は、量子井戸層に隣接するInと燐(P)を含む層(中間層として機能する層)と、引張歪を有する層とが積層されて構成されていることを特徴している。

引張歪を有する層は、量子井戸層が有する圧縮歪と反対方向の歪を有しているため、量子井戸構造全体の正味の歪量(net strain)を低減する歪補償構造となっている。これにより、転位の発生を抑制し、量子井戸構造の信頼性を向上させることができる。引張歪を有する層の材料としては、GaAsP,GaNAs,GaNAsP,AlGaAsP等を用いることが可能である。また、前記材料に、InやSbを少量添加することもできる。

さらに、障壁層において、量子井戸層に隣接する層(中間層として機能する層)には、Inが含まれている。これにより、Inを含む量子井戸層と障壁層との界面で、量子井戸層のInと障壁層側のGaとの相互拡散を抑制することができる。従って、量子井戸層と障壁層との界面のラフネスを小さくすることができる。

しかし、Inを含むことで、量子井戸層に隣接する障壁層は格子定数が大きくなってしまう。そのため、従来例のようにGaInAsやGaInNAsを界面に設けた場合には、量子井戸構造全体のnet strainが増加してしまうという問題が生じる。

そこで、本発明では、量子井戸層に隣接する障壁層は、Inに加えて燐(P)を含むことを特徴としている。Pを添加することにより、混晶半導体の格子定数は小さくなるため、量子井戸層に隣接する障壁層の歪量を低下させることができる。これにより、量子井戸構造全体のnet strainの増加を抑制することができ、良好な信頼性を確保することができる。

なお、量子井戸層に隣接するInと燐(P)を含む層(中間層)は、InとGaの相互拡散を抑制するために設けられており、0.5〜5nm程度の薄い層厚で十分機能する。

障壁層は、少なくとも、量子井戸層に隣接するInと燐(P)を含む層(中間層)と、引張歪を有する層との2層構造で形成されている。しかし、必ずしも2層である必要はなく、混晶組成の異なる2層以上の多層構造を組み合わせて形成することもできる。

この第1の実施形態の量子井戸構造は、発光素子の活性層の他に、光増幅器の利得層、受光素子の光吸収層、光変調器の変調層にも用いることができる。

(第2の実施形態)
本発明の第2の実施形態に示す半導体発光素子は、Inと窒素と他のV族元素を含み、圧縮歪を有する量子井戸層と、量子井戸層の上下に形成された障壁層とで構成された量子井戸構造を活性層とする半導体発光素子において、障壁層は、量子井戸層に隣接するInと燐(P)を含む層(中間層として機能する層)と、引張歪を有する層とが積層されて構成されていることを特徴としている。即ち、第1の実施形態に記載した量子井戸構造を半導体発光素子の活性層に用いたものとなっている。

これにより、活性層が歪補償構造となるため、量子井戸構造全体のnet strainを低減することができ、半導体発光素子の信頼性を向上させることができる。

さらに、障壁層において量子井戸層に隣接する層には、Inが含まれているため、Inを含む量子井戸層と障壁層との界面で、量子井戸層のInと障壁層側のGaとの相互拡散を抑制することができる。従って、量子井戸層と障壁層との界面のラフネスを小さくすることができる。そのため、Inと窒素と他のV族元素を含み圧縮歪を有する量子井戸層の発光特性を改善することができる。

また、量子井戸層と障壁層の界面を急峻に形成できることにより、アニールによる活性層の短波長シフト量が小さくなる。そのため、同じ発光波長を得るのに、量子井戸層の歪量または窒素添加量を減少させることができる。従って、さらに信頼性の向上、または発光効率の向上を図ることができる。

また、本発明では、量子井戸層に隣接する障壁層は、Inに加えて燐(P)を含むことにより、量子井戸層に隣接する障壁層の歪量を低下させることができる。従って、量子井戸層に隣接する障壁層は、従来構造に比べて、量子井戸構造全体のnet strainの増加を小さくして、量子井戸層と障壁層との界面のラフネスを小さくすることができる。

(第3の実施形態)
本発明の第3の実施形態は、第2の実施形態の半導体発光素子において、量子井戸層に隣接するInと燐(P)を含む層(中間層として機能する層)のバンドギャップエネルギーが、GaAsのバンドギャップエネルギー以下であることを特徴としている。

量子井戸層に隣接するInと燐(P)を含む層のバンドギャップエネルギーを、GaAsのバンドギャップエネルギー以下に設定することにより、引張歪を有する層のバンドギャップエネルギーがGaAsのバンドギャップエネルギーよりも大きい場合でも、量子井戸層の量子準位の上昇を抑制することができる。従って、発光波長の短波長シフトを抑制しながら、歪補償構造の量子井戸活性層を形成することができる。

量子井戸層に隣接するInと燐(P)を含む層を、例えばGaInAsPで形成する場合、GaInAsPのバンドギャップエネルギーをGaAsのバンドギャップエネルギー以下にするには、圧縮歪にする必要がある。しかし、この場合でも従来例に示したGaInAs中間層やGaInNAs拡散防止層に比べると圧縮歪量を小さくできるため、net strainの増加を抑制する効果がある。

例えば、Ga0.65In0.35N0.01As0.99を量子井戸層とし、量子井戸層と隣接する層として層厚2nmのGa0.8In0.2As0.8P0.2を用い、引張歪を有する層としてGaAs0.85P0.15を用いる場合を考える。Ga0.8In0.2As0.8P0.2は、GaAsよりも僅かに小さいバンドギャップエネルギーを有している。一方、GaAs0.85P0.15は引張歪量が0.53%であり、バンドギャップエネルギーはGaAsよりも約100meV高くなっている。

量子井戸層厚が4〜10nmのときの伝導帯量子準位は、Ga0.65In0.35N0.01As0.99を量子井戸層とし、GaAsを障壁層とした量子井戸構造の場合とほぼ同等の値となっている。従って、引張歪を有する層のバンドギャップエネルギーがGaAsよりも大きい場合でも、量子井戸層と隣接する層のバンドギャップエネルギーをGaAsのバンドギャップエネルギー以下にすることにより、発光波長の短波長シフトを抑制することができる。

なお、量子井戸層と隣接するGa0.8In0.2As0.8P0.2の圧縮歪量は0.73%である。この値は、従来例で示したGaInAs中間層やGaInNAs拡散防止層の圧縮歪量1.8〜2.3%に比べて、半分以下に低減できている。

(第4の実施形態)
本発明の第4の実施形態は、第2の実施形態の半導体発光素子において、量子井戸層に隣接するInと燐(P)を含む層(中間層として機能する層)の歪量が、±0.1%以下であることを特徴としている。

In組成を増加すると混晶の格子定数は大きくなる。一方、P組成を増加すると、混晶の格子定数は小さくなる。従って、量子井戸層に隣接するInと燐(P)を含む層において、InとPの組成を制御することにより、GaAs基板とほぼ同等の格子定数を有する、即ち歪量が±0.1%以下の層を形成することができる。

従って、第4の実施形態においては、量子井戸層は圧縮歪を有し、障壁層は引張歪を有する層を含んでおり、その間に歪量が±0.1%以下の層が薄く形成された構造となっている。このため、逆方向の歪を有する層が直接接触しないため、界面で転位が発生しにくく、さらに半導体発光素子の信頼性を向上させることができる。

量子井戸層に隣接するInと燐(P)を含む層として、例えばGaInAsPを用いる場合、GaAs基板と格子整合するGaInAsPのバンドギャップエネルギーは、GaAsよりも大きくなってしまう。そのため、特許文献3のように障壁層全体を格子整合GaInAsPにしてしまうと、量子井戸層とのバンド不連続が大きくなり、量子効果によって発光波長が短波長シフトしてしまう。

しかしながら、本発明では、障壁層は、量子井戸層に隣接するInと燐(P)を含む層と、その外側の引張歪を有する層とが積層されて形成されている。量子井戸層に隣接する層の層厚を0.5〜2nmと薄くし、その外側の引張歪を有する層のバンドギャップエネルギーを量子井戸層に隣接する層のバンドギャップエネルギーよりも小さくすることによって、量子井戸層の短波長シフトを小さくすることが可能である。

例えば、Ga0.65In0.35N0.01As0.99を量子井戸層とし、量子井戸層と隣接する層として層厚1nmのGa0.7In0.3As0.4P0.6を用い、引張歪を有する層としてGaN0.01As0.89P0.1を用いた場合を考える。Ga0.7In0.3As0.4P0.6は、GaAsとほぼ格子整合する組成となっており、伝導帯バンド端位置はGaAsよりも300meV高くなっている。一方、GaN0.01As0.89P0.1は引張歪量が0.55%であり、伝導帯バンド端位置はGaAsよりも約80meV低くなっている。量子井戸層厚が8nmのときの伝導帯量子準位は、Ga0.65In0.35N0.01As0.99を量子井戸層とし、GaAsを障壁層とした量子井戸構造の場合に比べて4meV程度しか上昇していない。従って、量子井戸層と隣接する層のバンドギャップエネルギーがGaAsよりも大きい場合でも、量子井戸層と隣接する層の層厚を薄くすることで、発光波長の短波長シフトを抑制することができる。

引張歪を有する層の材料としては、例に挙げたGaNAsPの他に、GaAsP,GaNAs,AlGaAsP等を用いることが可能である。

(第5の実施形態)
本発明の第5の実施形態は、第2の実施形態の半導体発光素子において、障壁層に組成傾斜層を含むことを特徴としている。

例えば、障壁層において、量子井戸層に隣接するInと燐(P)を含む層を組成傾斜層にしたり、Inと燐(P)を含む層と引張歪を有する層との間に組成傾斜層を設けることもできる。

量子井戸層に隣接するInと燐(P)を含む層を組成傾斜層にする場合には、圧縮歪を有する量子井戸層と、引張歪を有する障壁層との間で、歪を連続的に変えながら積層することが可能となる。同様に、量子井戸層に隣接するInと燐(P)を含む層と、引張歪を有する層との間に組成傾斜層を設けた場合にも、両者の界面で歪を連続的に変えて積層することができる。これにより、積層構造において格子定数の急峻な変化がなくなるため、界面で転位が発生しにくくなり、より信頼性が向上する。

(第6の実施形態)
本発明の第6の実施形態は、第2乃至第5のいずれかの実施形態の半導体発光素子において、活性層が多重量子井戸構造であることを特徴としている。

高歪を有する量子井戸層を多層に積層する多重量子井戸構造においては、井戸数が増加するほど格子緩和が発生しやすくなる。本発明では、量子井戸層に隣接する障壁層はInに加えて燐(P)を含むことにより、量子井戸層に隣接する障壁層の圧縮歪量を低下し、また引張歪を有する層を設けることで歪補償構造を形成している。そのため、量子井戸構造全体のnet strainを小さくすることができ、高歪を有する量子井戸層を多層に積層する多重量子井戸構造を活性層に用いても、高い信頼性を有する半導体発光素子を実現できる。

(第7の実施形態)
本発明の第7の実施形態は、第2〜第6のいずれかの実施形態の半導体発光素子が、面発光型半導体レーザ素子(一対の多層膜反射鏡と、一対の多層膜反射鏡ではさまれた共振器構造を含む面発光型半導体レーザ素子)であることを特徴としている。

面発光型半導体レーザは、端面型半導体レーザに比べて、共振器長が長く利得領域が小さい。そのため、閾電流,最大光出力,温度特性等のレーザ特性を良好にするためには、量子井戸活性層の数を複数にして、活性層の利得を増加させる必要がある。

本発明の活性層は、障壁層に引張歪をもたせることにより、歪補償構造となっている。また、障壁層において量子井戸層に隣接するInと燐(P)を含む層は、圧縮歪量を低下させている。これにより、格子緩和を抑制して、量子井戸数を増加させることができる。従って、低閾電流で発振し、最大光出力が高く、温度特性が良好な面発光型半導体レーザを実現できる。

(第8の実施形態)
本発明の第8の実施形態は、第2乃至第7のいずれかの実施形態の半導体発光素子において、量子井戸層に隣接するInと燐(P)を含む層が、GaInAsPであることを特徴としている。

III族元素としては、Ga,Inの他にAlがある。しかし、窒素を含む量子井戸層との界面に、Alを含む層を設けると、化学的に活性なAlと窒素が結合しやすいため、界面に窒素が偏析してしまう。そのため、量子井戸層と障壁層との界面平坦性が悪くなってしまう。従って、量子井戸層に隣接するInと燐(P)を含む層には、Alを含ませない方が好ましい。

また、V族元素としては、AsとPの他に、Sb,Nがあり、これらの元素を含ませることができる。ただし、Sbを添加すると格子定数が大きくなってしまう。従って、圧縮歪量の増加を抑制する上で、Sb組成は小さくすることが望ましい。

また、窒素を添加すると伝導帯バンド端位置が大きく低下するため、量子井戸層に対する電子の閉じ込めが低下してしまう。従って、N組成を添加する場合には微量に添加することが望ましい。

従って、本発明の量子井戸層に隣接する障壁層の材料系として、最も少ない元素で構成した混晶半導体は、GaInAsPである。

(第9の実施形態)
本発明の第9の実施形態に示す光送信モジュールは、第2乃至第8のいずれかの半導体発光素子が用いられることを特徴としている。

第2乃至第8の実施形態の半導体発光素子は、発光効率が高く高信頼性の量子井戸活性層を有しているため、動作電流が低く、高い信頼性を有している。第9の実施形態では、この半導体発光素子を光送信モジュールに用いることにより、低消費電力で高信頼性の光送信モジュールを構成することができる。

(第10の実施形態)

図1(a)を参照すると、n型GaAs基板101上には、n型AlGaAsクラッド層102、GaAs下部光導波103、量子井戸活性層104、GaAs上部光導波層105、p型AlGaAsクラッド層106、p型GaAsコンタクト層107が順次積層されている。そして、p型GaAsコンタクト層107の表面には、p側電極108が形成され、また、n型GaAs基板101の裏面には、n側電極109が形成されている。

また、図2(b)は、別な従来の量子井戸活性層の伝導帯バンドダイアグラムと歪量プロファイルを示す図であり、層厚4nmのGaInNAs量子井戸層に、GaInAs中間層2nmをはさんで、GaAsP層を設けた場合である。図2(b)においては、高圧縮歪領域が合計で8nmとなっており、臨界膜厚以下となっている。しかしながら、GaInNAs量子井戸層の層厚が4nmと薄いため、伝導帯の量子準位が高くなり、同じ組成のGaInNAsであっても発光波長が短波長にシフトしてしまうという問題が生じる。

一方、図2(c)は、第1の実施例の量子井戸活性層の伝導帯バンドダイアグラムと歪量プロファイルを示す図であり、層厚8nmのGaInNAs量子井戸層に、GaInAsP中間層2nmをはさんで、GaAsP層を設けている。ここで、GaInAsP中間層はPを含むため、同じIn組成のGaInAsよりも圧縮歪量を低減することができる。従って、図2(a)の構造とは異なり、正味の歪量を低減して転位の発生を抑制できる。また、図2(b)の構造と異なり、GaInNAs量子井戸層の層厚を薄くする必要がないため、発光波長の短波長シフトを抑制することができる。

なお、GaInAs中間層のIn組成を下げることによっても、この中間層の圧縮歪量は低減可能である。しかしながら、In組成を減らすと、量子井戸界面でのGaとInの相互拡散を抑制する効果が低下してしまう。GaとInの相互拡散を抑制するためには、中間層のIn組成と量子井戸層のIn組成とをできるだけ近い値にする必要がある。そのため、従来構造ではGaとInの相互拡散を抑制しながら、中間層の圧縮歪量を低減することはできなかった。本発明では、GaとInの相互拡散を抑制する効果を損なうことなく、正味の歪量を低減することが可能であり、半導体レーザの信頼性を向上させることができる。

(第2の実施例)
図3は本発明の第2の実施例の面発光型半導体レーザ素子を示す図である。図3を参照すると、n型GaAs基板101上には、n型GaAs/AlGaAs分布ブラッグ反射鏡(DBR)301が積層されている。ここで、n型GaAs/AlGaAs DBR301は、n型GaAs高屈折率層とn型Al0.9Ga0.1As低屈折率層とが、媒質内波長の1/4の層厚で交互に積層されて形成されている。そして、n型GaAs/AlGaAs DBR301上には、GaAs下部スペーサ層302、多重量子井戸活性層303、GaAs上部スペーサ層304、p型AlAs層305、p型GaAs/AlGaAs DBR306が順次積層されている。

GaAsP歪補償層303cは、GaAsのバンドギャップエネルギーよりも大きくなっている。そのため、GaInNAs量子井戸層/GaAsP障壁層の場合には、GaInNAs量子井戸層/GaAs障壁層の構造に比べて発光波長が数10nm短波長にシフトしてしまう。しかし、図4の構造においては、GaAsのバンドギャップエネルギーと同じか、それよりも低いバンドギャップエネルギーを有するGaInAsP中間層303bを設けている。これにより、量子準位の増加が抑制される。

図8は、伝導帯量子準位(基底準位)と井戸幅との関係を示した図である。図8において、黒四角は図4に示した量子井戸構造における量子準位を示しており、点線はGaInNAs量子井戸層/GaAs障壁層の場合の量子準位を示している。GaInAsP中間層の伝導帯バンド端位置はGaAsよりも30meV低くなっており、GaAsP歪補償層の伝導帯バンド端位置はGaAsよりも100meV高いとした。

図8に示すように、GaAsよりもエネルギー障壁の高いGaAsP歪補償層を用いていても、GaInAsP中間層を2nm挿入することで、GaInNAs/GaAs量子井戸構造とほぼ同等の量子準位が得られている。従って、発光波長の短波長シフトが抑制できている。

図4(c)に、多重量子井戸活性層の歪量プロファイルを示す。GaInAsPのバンドギャップエネルギーをGaAsのバンドギャップエネルギー以下にすると、格子定数はGaAsよりも大きくなるため圧縮歪を有することになる。例えば、Ga0.8In0.2As0.8P0.2 を中間層に用いると、バンドギャップエネルギーはGaAsよりも僅かに小さくなり、圧縮歪量は0.73%となる。従って、Pを含まないGa0.8In0.2Asの圧縮歪量(1.43%)に比べて、圧縮歪量を半分に低減することができる。これにより、net strainは、0.2%から0.14%まで低減することができる。

(第3の実施例)
本発明の第3の実施例の面発光半導体レーザ素子は、図3に示した構造と類似している。第3の実施例が第2の実施例と異なる点は、多重量子井戸活性層の構造である。

図5(a)は、第3の実施例の面発光型半導体レーザ素子における多重量子井戸活性層の積層構造を詳細に示す図である。図5(a)において、501aは層厚8nmのGaInNAs量子井戸層である。GaInNAs量子井戸層501aに隣接して、層厚1nmのGaInAsP中間層501bが設けられており、さらにその外側に層厚27nmのGaNAsP歪補償層501cが積層されている。量子井戸層の数は3層とした。

GaAs基板とほぼ格子整合する組成としては、例えばGa0.7In0.3As0.4P0.6がある。GaInNAs量子井戸層501aのIn組成は0.3〜0.35程度であり、Ga0.7In0.3As0.4P0.6中間層501bは、GaInNAs量子井戸層501aのIn組成と近い値となっている。これにより、GaInNAs量子井戸層501aの界面でGaとInの相互拡散を抑制することができる。

図5(b)の構造では、歪補償構造により、net strainを+0.1%まで低減している。また、圧縮歪を有するGaInNAs量子井戸層501aと、引張歪を有するGaNAsP歪補償層501cとの間に、無歪の中間層501bが設けられることで、逆方向の歪を有する層が直接接触しなくなり、界面の転位発生が抑制される。これにより、さらに半導体レーザ素子の信頼性を向上させることができる。

図5(c)は、多重量子井戸活性層501の伝導帯バンド端位置のエネルギーダイアグラムを示す図である。GaAs基板と格子整合するGa0.7In0.3As0.4P0.6の伝導帯バンド端位置は、GaAsよりも約300meV高くなっている。そのため、図5(c)に示すように、GaInAsP中間層501bでは、電子のエネルギー障壁が高くなる。また、GaN0.009As0.89P0.1歪補償層501cの伝導帯バンド端位置はGaAsよりも80meV低くなっている。

GaInAsP中間層501bの層厚を厚くして障壁層とした場合、GaInNAs量子井戸層501aとの伝導帯バンド端不連続が大きくなるため、伝導帯の量子準位が高くなり、発光波長の短波長シフトが生じてしまう。しかし、図5に示した構造では、エネルギー障壁の高いGaInAsP中間層501bの層厚を1nmと薄くし、その外側にGaNAsP歪補償層501cを設けて障壁層としている。これにより、量子準位の増加を抑制することができる。

以上に説明したように、請求項1記載の発明によれば、Inと窒素と他のV族元素を含み、圧縮歪を有する量子井戸層と、量子井戸層の上下に形成された障壁層とで構成された量子井戸構造において、前記障壁層は、量子井戸層に隣接するInと燐(P)を含む層と、引張歪を有する層とが積層されて構成されており、障壁層において量子井戸層に隣接する層がInを含むことにより、量子井戸層のInと障壁層側のGaとの相互拡散を抑制し、量子井戸層と障壁層との界面のラフネスを小さくすることができる。さらに、量子井戸層に隣接する障壁層は、同時に燐(P)を含むことにより、圧縮歪量を低下して、量子井戸構造全体のnetstrainの増加を抑制することができる。また、障壁層は引張歪を有する層を含んでおり、歪補償構造を構成して量子井戸構造の信頼性を向上させることができる。
