【発明の属する技術分野】
本発明は、C面にほぼ垂直な面が表面に現れるようにしたウルツアイト型GaN結晶に対し、低エネルギーのMgイオンを、上記GaN結晶の表面直上から注入し、さらに、アニーリングにより、注入したMgを拡散させ、その後、GaN結晶表面近傍に形成された結晶欠陥層をエッチングにより除去することにより、キャリア濃度の十分高く、かつ結晶性の優れたp型ウルツアイトGaN結晶を形成することを特徴とするドーピング層形成方法に関するものである。

【従来の技術】
Al、Ga、In等のIII族元素とV族元素との化合物である半導体は、ワイドギャップを有する直接遷移型半導体であり、可視から紫外域の発光材料として、最も有望であると考えられる。これら、光半導体デバイスの材料となる、窒化ガリウムGaN等の、特に結晶学的に優れたp型ウルツアイトGaN結晶の制作手法が求められている。MOVPE(Metalorganic Vapor Phase Epitaxy)法は、これを産業レベルで実現できる有力な手法として、各方面で研究開発が進められている。特に、p型の十分に高いキャリア濃度を有するウルツアイトGaN結晶を形成するために、多くの努力が費やされてきた。

p型ウルツアイトGaN結晶の形成のためには、Ga源であるトリメチルガリウムと、窒素源であるアンモニア、そしてMg源であるCp2Mgを同時に供給させながら気相成長させた後、600〜800℃でアニールし、Mgの活性化を行っていた(非特許文献1を参照)。

【発明が解決しようとする課題】
しかしながら、Mgのドーピング濃度を上げていっても、それがp型キャリアとして十分には活性化されず、ホール濃度が十分には高くならない、という課題が存在していた。

【課題を解決するための手段】
上記問題点を解決するために、本発明の結晶成長方法においては、以下のような手段を用いる。すなわち、C面にほぼ垂直な面が表面に現れるようにしたウルツアイト型GaN結晶に対し、低エネルギーのMgイオンを、上記GaN結晶の表面直上から注入し、さらに、アニーリングによりMgを拡散させ、その後、GaN結晶表面近傍に形成された結晶欠陥層をエッチングにより除去する。
上述した構成によって、キャリア濃度が十分高く、かつ結晶性の優れたp型ウルツアイトGaN結晶を形成することが可能となる。

【発明の実施の形態】
以下本発明の第一の実施例である、ドーピング層形成方法について、図面を参照しながら説明する。

図1は本発明のドーピング層形成方法を示した構成図である。c軸が水平になるようにして、C面にほぼ垂直な面が表面に現れるようにしたウルツアイト型GaN結晶1に対し、50eVのMgイオンを、上記GaN結晶の表面直上から注入する。この結果、GaN結晶表面近傍にドーピング層と結晶欠陥層が混合した混合層2が形成された。次に、850℃で5分間、熱アニーリングを行うことにより、注入したMgを、主に深さ方向に拡散させることができた。

これにより、GaN結晶表面近傍に形成された結晶欠陥層3と、これより深い方向に形成されるドーピング層4とを空間的に分離することができた。さらに、GaN結晶表面近傍に形成された結晶欠陥層3をピロリン酸あるいはKOHを用いてウェットエッチングにより除去し、結晶欠陥が極めて少なく、かつキャリア濃度が十分高い優れたp型ウルツアイト型GaN結晶を形成することができた。

さて、Mgを注入するための表面として、C面((0001)面)にほぼ垂直な面(例えば、(1−100面)およびそれに等価な面、ならびに(−1−120)およびそれに等価な面)を用いた理由は以下のとおりである。すなわち、ウルツアイト型GaN結晶中に存在する格子間Mgの拡散について、その拡散係数の温度依存性を分子動力学シミュレーションを用いて計算した。すると、およそ600℃以上においては、c軸に沿う方向よりも、これに垂直な方向の拡散係数が、2倍から1桁程度以上大きいという知見を得た。よって、拡散係数の大きいc軸に垂直な方向をMgの注入方向にすることにより、上記のような効果が期待できると考えたためである。

なお、注入するMgイオンのエネルギーは、10〜100eV程度であれば、表面近傍に形成された結晶欠陥層を極力小さくさせながら、十分なドーピングを行うことができた。また、アニーリング温度として、600℃から1500℃程度の間で行うことが有効であった。また、アニーリング時間として、30秒以上60分以内にすることが有効であった。

以下本発明の第二の実施例であるドーピング層形成方法について、図面を参照しながら説明する。図2は本発明のドーピング層形成方法を示した構成図である。C面から傾いたオフ基板(傾斜角度:約10°〜約80°)を用いて結晶成長させたウルツアイト型GaN結晶1に対し、30eVのMgイオンを、上記GaN結晶の表面直上から注入した。

この結果、GaN結晶表面近傍にドーピング層と結晶欠陥層が混合した混合層2が形成された。次に、850℃で20分間熱アニーリングを行うことにより、注入したMgを、深さ方向に十分に拡散させることができた。

これにより、GaN結晶表面近傍に形成された結晶欠陥層3と、これより深い方向に形成されるドーピング層4とが空間的に分離することができた。さらに、GaN結晶表面近傍に形成された結晶欠陥層をピロリン酸あるいはKOHを用いてウェットエッチングにより除去し、キャリア濃度が十分高い優れたp型ウルツアイト型GaN結晶を形成することができた。

以上のように、本発明のドーピング層形成方法を用いて、キャリア濃度が十分高い優れたp型ウルツアイト型GaN結晶を形成することが可能となる。
