本発明は、TFT(Thin Film Transistor;薄膜トランジスタ)等のスイッチング素子を用いた液晶表示装置の製造方法に関する。

【従来の技術】
図11は液晶表示装置の2画素(ピクセル)分を示す平面図、図12(a)は図11のA−A断面に相当する従来の液晶表示装置の断面図である。

従来、TFT等のスイッチング素子を用いた液晶表示装置では、図に示すように、表示部21に用いられるITO(Indium Tin Oxide;インジウム−錫酸化物)、IZO(Indium Zinc Oxide;インジウム−亜鉛酸化物)等の透明電極30と基板1上に形成されたTFT2とを接続するため、配線部22の層間絶縁膜4にコンタクトホール5を形成し、このコンタクトホール5を介してTFT2に接続された下部電極3との接続を行っている(例えば、特許文献1を参照。)。

【発明が解決しようとする課題】
ところで、このような液晶表示装置の透過率向上および配向性向上の手段として、透明電極30を薄膜化することが有効である。ところが、加工精度向上等の目的のため、一般的に層間絶縁膜4はCMP(Chemical Mechanical Polishing:化学機械的研磨)装置等で平坦化されている。そのため、透明電極30を薄膜化しようとすると、図12(b)に示すように層間絶縁膜4のコンタクトホール5周縁部の角において、透明電極30にクラック31が入り断線してしまうという問題が生じる。

そこで、本発明においては、コンタクトホール周縁部におけるクラック発生を防止しつつ透明電極を薄膜化することが可能な液晶表示装置の製造方法を提供することを目的とする。

【課題を解決するための手段】
本発明の液晶表示装置の製造方法は、層間絶縁膜に基板上のスイッチング素子と接続するための下部電極に臨むコンタクトホールを形成する工程と、この上に第1の透明電極を成膜する工程と、コンタクトホール内およびコンタクトホール周縁部以外の第1の透明電極を除去する工程と、さらにこの上に第1の透明電極と同じ材質で第2の透明電極を成膜する工程とを含む。

本発明の製造方法によれば、層間絶縁膜のコンタクトホールの周縁部に第1の透明電極を形成してからこの第1の透明電極と同じ材質で第2の透明電極を成膜するため、第2の透明電極を所望厚さに薄く形成しても、層間絶縁膜のコンタクトホール周縁部はこの第2の透明電極の厚さに対してさらに第1の透明電極の厚さを加えた厚さが確保できるため、コンタクトホール周縁部におけるクラック発生が防止される。

【発明の実施の形態】
図1〜図7は本発明の実施の形態における液晶表示装置の製造工程を示す図11のA−A断面に相当する図である。以下、図1〜図7を参照して、本実施形態における液晶表示装置の製造方法について説明する。なお、図11および図12と共通部分については同一符号を付し、説明を省略する。

(第1工程)
図1に示すように、CMP装置等を用いて平坦化された層間絶縁膜4に、下部電極3に臨むコンタクトホール5が形成された状態から、図2に示すように、ITO、IZO等の1層目の透明電極6を、コンタクトホール5周縁部でのクラック防止のために50〜200nm程度の厚さで厚く成膜する。

(第2工程)
アニール処理後、後述する2層目の透明電極7とのコンタクトを行うため、図3に示すように、1層目の透明電極6のコンタクトホール部5a(コンタクトホール5内およびコンタクトホール5周縁部)のみに、フォトレジスト工程にてレジストパターニングを行い、レジストマスク11を形成する。

図4に示すように、エッチング工程にて、コンタクトホール部5a以外の1層目の透明電極6を除去する。

図5に示すように、この上に1層目の透明電極6と同じ材質により2層目の透明電極7を10〜30nm程度の厚さで薄く成膜する。

(第5工程)
アニール処理後、図6に示すように、フォトレジスト工程にて、表示部21のみに透明電極6,7を残すためのレジストパターニングを行い、レジストマスク12を形成する。

図7に示すように、エッチング工程にて、表示部21以外の透明電極7を除去する。

上記のように、本実施形態における液晶表示装置の製造方法では、第1工程において、コンタクトホール5周縁部でのクラック防止のために1層目の透明電極6を、50〜200nm程度の厚さで厚く成膜している。そのため、第4工程において、2層目の透明電極7は、コンタクトホール5周縁部でのクラックのリスクを無視して、10nm〜30nm程度の厚さに薄く成膜することができる。

このように表示部21の透明電極7が薄膜化された液晶表示装置では、表示部21の透過率が向上する。図8は表示部21の透明電極7の膜厚A,B,C,D(A<B<C<D)と透過率の関係を示している。なお、図8の横軸は光の波長(nm)であり、縦軸は透過率(%)である。図8に示すように膜厚が薄い方が、可視光範囲の全域で透過率が向上する。

また、表示部21の透明電極7が薄膜化された場合、図11のB−B断面に相当する図9の断面図に示すように、隣接する画素間で透明電極7を分離する際の加工精度が向上する。つまり、この隣接する画素それぞれの透明電極7間の隙間はウェットエッチングにより形成するが、透明電極7が薄膜化されていることでサイドエッチ量が減るため、この透明電極7間の隙間を高精度に形成することが可能となる。

図10は透明電極7の膜厚(nm)とサイドエッチ量(μm)の関係を示している。本図は、4種類の膜厚A,B,C,Dについてそれぞれ複数のサンプルを用い、それぞれのサイドエッチ量を測定してプロットしたものである。なお、図中に示す曲線は、このプロットの結果から多項式で近似したものである。

すなわち、隣接する画素間では基板1上に信号線としての金属膜8が形成され、その上に平坦層9が形成され、さらに隣接する画素それぞれの透明電極7が金属膜8にオーバーラップするように形成され、それぞれドメイン領域7aを構成するが、このドメイン領域7aの幅を高精度に加工することができるため、各画素のコントラストを向上させることが可能となる。

また、表示部21の透明電極7が薄膜化されたことにより、層間絶縁膜4の表面の段差が低減されるため、配向性が向上する。

なお、1層目の透明電極6の成膜厚さは50〜200nm程度の厚さに限定されるものではないが、この範囲とするのが望ましい。この範囲の厚さで1層目の透明電極6を形成すれば、2層目の透明電極7を可能な限り薄く成膜しても、コンタクトホール5周縁部におけるクラック発生を確実に防止することが可能となる。なお、1層目の透明電極6の成膜厚さを50nm未満とする場合には、2層目の透明電極7の厚さを加えた状態でクラック発生が防止できる厚さとすればよい。また、1層目の透明電極6の成膜厚さを200nm超とすると、クラック発生防止に必要以上な厚さとなるため、あまり好ましくはない。

【発明の効果】
本発明では、層間絶縁膜に基板上のスイッチング素子と接続するための下部電極に臨むコンタクトホールを形成し、この上に第1の透明電極を成膜し、コンタクトホール内およびコンタクトホール周縁部以外の第1の透明電極を除去し、さらにこの上に第1の透明電極と同じ材質で第2の透明電極を成膜することにより、コンタクトホール周縁部におけるクラック発生を防止しつつ透明電極を薄膜化することが可能となる。これにより、液晶表示装置の透過率、加工精度、配向性を向上することができる。
