本発明は、シリコンウエハ等の切り出しに用いられるワイヤソーに関し、特に、砥粒層の接着力を高めて、長寿命化を可能としたワイヤソーに関する。

【従来の技術】
各種半導体デバイスの製造分野における大口径シリコンインゴットからのシリコンウエハの切り出しに、レジンボンドワイヤソーが用いられている。このレジンボンドワイヤソーとしては、たとえば特許文献1に記載されたものがある。この公報に記載のレジンボンドワイヤソーは、高抗張力金属を芯線として用い、ポリアミドイミド樹脂を結合剤とした砥粒層を芯線の外周面に形成したものである。

レジンボンドワイヤソーにおいては、芯線と砥粒層との接着が良好になされていることが必要となるが、砥粒層の接着力を向上させるための手法として、以下の二種類の手法がある。
第1の手法は、芯線に凹凸を設け、この芯線に対して砥粒層を形成する手法であり、この手法は、例えば特許文献2に記載されている。芯線に凹凸を設けることによって、いわゆるアンカー効果を引き出すことができ、接着力を向上させることができる。

第2の手法は、芯線と砥粒層との間に接着用樹脂層を形成して、砥粒層を接着する手法である。この手法については、例えば、特許文献3、特許文献4、特許文献5、特許文献6、特許文献7に記載されている。
芯線と砥粒層との間に接着用樹脂層を形成したワイヤソーの一例を図2に示す。ワイヤソーは、芯線1に接着用樹脂層2を介して砥粒層3を形成したものであり、砥粒層3は、ボンド層4により砥粒5を固着させたものである。砥粒5としてダイヤモンド等が用いられる。接着用樹脂層2は、例えば、エポキシ樹脂、フェノール樹脂、ポリウレタン樹脂、シリコーン樹脂、アクリル樹脂、アミノ樹脂、メラミン樹脂、光硬化性樹脂、電子線硬化性樹脂等からなる。

【発明が解決しようとする課題】

本発明は、上記事情を考慮してなされたもので、砥粒層が剥離することを防止して、寿命を向上させたワイヤソーを提供することを目的とする。

【課題を解決するための手段】
以上の課題を解決するために、本発明は、芯線の外周面に接着用樹脂層を形成し、この接着用樹脂層の外周に砥粒を固着させた砥粒層を有するワイヤソーであって、前記砥粒層を形成する樹脂に対して前記接着用樹脂層の樹脂を溶解させて、前記接着用樹脂層と前記砥粒層との間に組成傾斜層を設けたことを特徴とするワイヤソーである。
組成傾斜層は、接着用樹脂層の成分と砥粒層を形成する樹脂の成分とを併せ持ち、接着用樹脂層と砥粒層との間に明確な界面が形成されないため、砥粒層は組成傾斜層を介して芯線と強固に接着される。そのため、砥粒層の剥離を防止することができ、ワイヤソーの寿命が向上する。

以下、本発明の実施の形態に係るワイヤソーについて説明する。
図1は、本発明の実施形態におけるワイヤソーの一部を模式的に示す断面図である。
芯線1の外周に接着用樹脂層2が設けられ、この接着用樹脂層2の外周に組成傾斜層6が形成され、この組成傾斜層6を介して砥粒層3が形成されている。砥粒層3は、ボンド層4により砥粒5を固着させたものである。砥粒5としてダイヤモンド等が用いられる。
組成傾斜層6は、ボンド層4を形成する樹脂に対して接着用樹脂層2を形成する樹脂を溶解させて形成されたものである。

以下に組成傾斜層6を形成する方法について説明する。
芯線1の外周面に、アクリル、ウレタン、ポリアミド樹脂を主成分とする樹脂から形成された接着用樹脂層2を形成する。
この接着用樹脂層2を形成する樹脂を一部溶解し、溶解した接着用樹脂層2に砥粒5を含有する樹脂を塗布する。これにより、砥粒5を含有する樹脂に接着用樹脂層を溶解させた層を形成する。砥粒5を含有して砥粒層を形成する樹脂として、アクリレート、メタアクリレート、アクリル酸を含有する感光性樹脂が用いられる。

芯線1と接着用樹脂層2との間の接着力をFA、接着用樹脂層2と砥粒層3との間の接着力をFB、組成傾斜層6と砥粒層3との間の接着力をFCとすると、図2に示した従来のワイヤソーにおいては、FA>FBの関係があるため、芯線1と接着用樹脂層2との接着は良好であるものの、接着用樹脂層2の面から砥粒層3が剥離しやすい。
しかし、本発明のワイヤソーにおいては、組成傾斜層6を形成したことによって、FA≧FC≧FBの関係が成立する。従って、砥粒層3は組成傾斜層6を介して芯線1と強固に接着され、砥粒層3の剥離を防止することができる。そのため、ワイヤソーの寿命が向上する。

以下、具体例を示す。
図3は本発明に係るワイヤソーの製造方法の説明図である。製造方法の主要工程は以下の通りである。

0.16mm径のピアノ線からなる芯線10を、図示しないリールから捲き戻して一定の速度で送り出し、液状の接着用樹脂20を貯留する貯留槽21内を通過させて、芯線10の表面に液状樹脂を被覆する。貯留槽21を通過した被覆ワイヤ11の被覆厚さをダイス22により均一化し、その後、紫外線照射装置23により被覆層の液状樹脂を硬化させて接着用樹脂層を形成する。
続いて、溶解槽24内に被覆ワイヤ11を通過させて、被覆ワイヤ11に形成された接着用樹脂層の表面が溶解する。溶解槽24内には、樹脂のみ、もしくは有機溶媒のみ、もしくは樹脂に有機溶媒を加えたものを貯留し、温度を40℃として超音波照射することによって、被覆ワイヤ11の接着用樹脂層の表面を溶解することができる。

砥粒は粒径40μmのNiコート砥粒を用い、接着層樹脂としてアクリル系樹脂を用いている。また、砥粒層を形成する樹脂として、ウレタンアクリレート、フェノールアクリレート、フタル酸アクリレート、フェノールメタアクリレートの混合物を用いている。

以上の方法で製造されたワイヤソーについて切断試験を行った。
試験条件は以下の通りである。

以上の試験結果から、組成傾斜層を設けることによって、切れ味の低下を抑制し、ワイヤの摩耗を抑制することが可能であることが確認できた。
