本発明は近接場光プローブ及び近接場光記録再生装置に関し、詳細には高密度大容量光記録可能な、近接場光を発生させ、また検出する近接場光プローブの構造に関する。

現在実用化されている光メモリでは、回折限界にまで集光したレーザ光を光記録媒体へ照射し、記録層に対して熱的あるいは磁気的変調を与えることによって情報の記録を行い、一方記録マークによって変調される反射光強度又は偏光状態の変化を検出することによって記録情報の再生を行っている。このような情報記録手段は、光記録媒体上の記録密度がレーザ波長と対物レンズの開口数(N.A.)でほぼ決定されてしまう。しかしながら、近年のコンピュータ等の情報機器を取り巻く情報量の増大に対応していくためには、上記条件で決定される記録密度の限界を越えるような大容量な光メモリが必要とされている。

このような次世代の大容量光メモリとして有望視されているものとして、近接場光を利用して情報の記録・再生を行う、いわゆる近接場光記録再生装置が提案されている。近接場光を用いた光記録再生装置としては、上記特許文献1に記載の近接場光プローブが提案されている。この従来の近接場光プローブについて図面を用いて以下に説明する。

図8は従来の近接場光プローブの構成を示す断面図である。同図に示す従来の近接場光プローブ80は、第一導電型の高濃度不純物層81と、第一導電型の低濃度不純物層82及び第二導電型の不純物導入領域83とを含む半導体光検出器が形成された基板に、微小開口84を有する貫通孔85を設けた構造であり、半導体光検出器の受光領域となる第二導電型の不純物導入領域83が微小開口84の近傍にのみ設けられている。このような構造を有する従来の近接場光プローブ80では、微小開口84に近接場光を発生させ、この近接場光のみで、書き込み、読み取り、そして消去を行うものである。

このような従来の近接場光プローブにおいては、情報を記録するために近接場光のみで記録媒体にマークを書き込んでいる。また、記録媒体の記録材料として、色素系の有機材料や相変化材料を用いるのが一般的であり、いずれもヒートモード、つまり光により記録材料の微小領域を加熱して記録材料の光学的特性(屈折率や形状)を変化させて記録を行っている。

【発明が解決しようとする課題】
しかしながら、近接場光は微小開口に照射される光の非常に少ない割合しか使わないため、その光パワーは非常に小さい。従って、記録に必要な充分なパワーが得られず、記録が困難である。また、同様な理由で消去に必要な充分なパワーが得られないという欠点を有する。

本発明はこれらの問題点を解決するためのものであり、記録・再生、消去が容易な近接場光プローブを提供し、かつ高効率に記録・再生、消去ができる近接場光記録再生装置を提供することを目的とする。

【課題を解決するための手段】
前記問題点を解決するために、本発明の近接場光プローブは、光記録媒体を対向させて光記録媒体内に記録された情報を読み取りあるいは情報を光記録媒体内に書き込むために近接場光を発生する。そして、基板に、微小開口及び斜面を有する貫通孔を設けている。更に、特定波長の光を透過し、一方別の特定波長の光を透過しない遮光材料で形成された遮光体を少なくとも貫通孔の斜面に形成し、遮光体を透過しない光で近接場光を発生させるとともに、遮光体を透過する光を、貫通孔の斜面を通して光記録媒体に照射する。よって、記録・再生、消去が容易な近接場光プローブを提供できる。

また、本発明の近接場光プローブは、特定波長の光を透過し、一方別の特定波長の光を透過しない遮光材料で形成された平板の基板に貫通孔を設けたことに特徴がある。よって、記録・再生、消去が容易な近接場光プローブを提供できる。

更に、本発明の近接場光プローブは、基板に、微小開口及び斜面を有する突起を設け、特定波長の光を透過し、一方別の特定波長の光を透過しない遮光材料で形成された遮光体を少なくとも貫通孔の斜面に形成し、遮光体を透過しない光で近接場光を発生させるとともに、遮光体を透過する光を、突起の斜面を通して光記録媒体に照射する。よって、記録・再生、消去が容易な近接場光プローブを提供できる。

また、遮光材料は半導体材料であることが好ましい。更に、半導体材料をシリコンとし、遮光体を透過する光の波長を1.2〜2.2μmとし、遮光体を透過しない光の波長を1.2μm未満とすることが好ましい。また、半導体材料をゲルマニュウムとし、遮光体を透過する光の波長を2.5〜5μmとし、遮光体を透過しない光の波長を2.5μm未満とすることが好ましい。

更に、別の発明としての近接場光記録再生装置は、近接場光を発生させる第1のレーザ光源と、第1のレーザ光源から発生される第1のレーザ光の波長より長い波長の第2のレーザ光を発する第2のレーザ光源と、第1のレーザ光及び第2のレーザ光を同時に近接場光プローブに導入し、また光記録媒体の記録情報を反映した光を近接場光プローブを介して検出する光検出ユニットとを有することに特徴がある。よって、高効率に記録・再生、消去を行うことができる近接場光記録再生装置を提供できる。

また、光記録媒体の記録層に記録情報を書き込む場合、消去に必要な第2のレーザ光の光パワーをEliとし、記録情報書き込み時の第2のレーザ光の光パワーをWiとしたとき、条件Wi<Eliを満たすことにより、記録情報の記録を可能にするとともに既に記録されている情報を誤って消去されないようにすることができる。

近接場光記録再生装置は、近接場光を発生させる第1のレーザ光源と、第1のレーザ光源から発生される第1のレーザ光の波長より長い波長の第2のレーザ光を発する第2のレーザ光源と、第1のレーザ光及び第2のレーザ光を同時に近接場光プローブに導入し、また光記録媒体の記録情報を反映した光を近接場光プローブを介して検出する光検出ユニットとを有する。

【実施例】
図1は本発明の一実施例に係る近接場光記録再生装置の構成を示す概略断面図である。同図において、本実施例の近接場光記録再生装置10は、近接場光用レーザ11、赤外線レーザ12、集光レンズ13〜15、ハーフミラー16、ダイクロックミラー17、対物レンズ18、近接場光プローブ19及びフォトダイオード20を含んで構成されている。このような構成を有する本実施例の近接場光記録再生装置10は、近接場光用レーザ11からの青色のレーザ光を、集光レンズ13、ハーフミラー16、ダイクロイックミラー17及び対物レンズ18を介して近接場光プローブ19に導入し、一方赤外線レーザ12からの赤外線レーザ光を、集光レンズ14、ダイクロイックミラー17及び対物レンズ18を介して近接場光プローブ19に導入する。そして、光記録媒体100の記録層102の記録情報を反映した光の光強度を、近接場光プローブ19、対物レンズ18、ダイクロイックミラー17、ハーフミラー16及び集光レンズ15を介してフォトダイオード20により検出するための光学系を基本ユニットとして備えている。光記録媒体100は、ディスクの形態を有し、記録データは同心円の円周方向に連続した情報が並ぶようになっている。また、近接場光記録再生装置10内においては、その中心部が回転軸と結合されて図示されていないモータによって回転駆動されるようになっている。

ここで、近接場光を発生する近接場光プローブ19は、平板に傾斜面のある孔で構成され、光記録媒体100側の面には近接場光を発生させる光の波長以下の微小開口が開いている。この近接場光プローブ19は、近接場光用レーザ11の発光波長に関して遮光体として機能しており、この遮光体の材料として半導体を用いている。

また、近接場光用レーザ11としては、GaNやSHGを用いた青色の半導体レーザを用いる。ここでは波長405nmのGaN半導体レーザを用いる。一方、他のレーザ光源としての赤外線レーザ12は、波長1.5μmの赤外線レーザを用いる。両者とも集光レンズ13,14で、発光する光をコリメートする。近接場光用レーザ11からのコリメートした光はハーフミラー16を通って、プリズム型のダイクロイックミラー17に入射され、また赤外線レーザ12からのコリメートした光はダイクロイックミラー17に入射される。このダイクロイックミラー17は400nm近辺の短波長側の光は透過し、1.5μm近辺の長波長側の光は反射するように作製されている。これにより、赤外線レーザ光と青色レーザ光が同じ光路を通る。近接場光プローブ19の手前で対物レンズ18により両者の光は微小開口に照射される。この対物レンズ18は405nmの波長に最適に設計されているものであるため、赤外線レーザ光の方が青色レーザ光よりも集光スポットが大きくなる。また、赤外線レーザ光の波長が青色レーザ光より長いため、回折限界も赤外線レーザ光の方が青色レーザ光よりも集光スポットが大きくなる原因となる。なお、シリコンの吸収スペクトルはその抵抗値(ドーピング量により制御可能)により変わるが、できるだけ抵抗値の低い(ドーピング量が少ない)ものを選ぶ。そのほうが長波長側での吸収が少ないからである。例として、比抵抗0.5Ω・cmの場合を挙げる。シリコンの吸収スペクトルを図2に示す(H.Y.Fan and M.Becker, ed. H.K.Henisch,“Semi−Conducting Marterials”,pp136, Butteworths Scientific Publications, London, 1951)。波長が1.2μm〜2.2μmの間で、吸収係数が著しく低くなっている。特に1.5μmではその吸収は最低となり、この波長ではほとんど透明といえる。一方、図2では標記がないが、短波長側でのグラフの延長で考えても、また実験でもほとんど405nmの光に対しては光を透過しない遮光材料として機能する。従って、赤外線レーザ光(波長1.5μm)の光は微小開口よりも大きなスポット径のまま、シリコン製のプローブを透過し、そのままのスポット径で光記録媒体100に照射される。一方、青色レーザ光はシリコン製プローブを透過できないので、微小開口の光記録媒体100側に青色レーザ光の近接場光が発生する。この時のスポット径は近接場光であるので微小開口の大きさで制限されるので、100nm以下にできる。従って、赤外線レーザ光よりも小さいスポットとなる。そして、青色の近接場光と赤外光は光記録媒体100で反射され、青色の光は微小開口を通って、また赤外光は遮光体を透過して再び対物レンズ18に入射して、反対に光路を進む。赤外光はダイクロイックミラー17により赤外レーザ側に反射されるが、青色レーザ光は通り抜けてハーフミラー16によりフォトダイオード20側に反射される。一般的には1/2が反射される。この光は集光レンズ15により、フォトダイオード20に集光される。このようにして、記録層に記録されている情報を読み取ることができる。

また、別の近接場光用レーザ11としてはGaAsPなどを用いた赤から近赤外の半導体レーザを用いる。ここでは発光波長780nmの近赤外半導体レーザを用いる。一方、他のレーザ光源としての赤外線レーザ12は、2.5〜3.5μmの発光波長が可能なInxGa1 −xAsやInAs1 −xPx赤外線レーザを用いる。実施例として波長3.5μmの半導体レーザを用いる。構成する光学系は図1と同じである。但し赤外線レーザの発光波長が3.5μmになる。また、ダイクロイックミラーは780nm近辺の短波長側の光は透過し、3.5μm近辺の長波長側の光は反射するように作製されている。他の動作は図1の説明と同じである。しかしながらその遮光体の材料としてはゲルマニュウムを用いる。ゲルマニュウムの吸収スペクトルはその抵抗値(ドーピング量により制御可能)により変わるが、できるだけ抵抗値の低い(ドーピング量が少ない)ものを選ぶ。そのほうが長波長側での吸収が少ないからである。例として、比抵抗0.5Ω・cmの場合を挙げる。ゲルマニュウムの吸収スペクトルを図3に示す。出典は図2と同じである。波長が2.5μm〜5μmの間で、吸収係数が著しく低くなっている。特に3.5μmではその吸収は最低となり、この波長ではほとんど透明といえる。一方、図3では標記がないが、短波長側でのグラフの延長で考えても、また、我々の実験でもほとんど780nmの光に対しては光を透過しない遮光材料として機能する。従って、赤外線レーザ光(波長3.5μm)の光は微小開口よりも大きなスポット径のまま、図1の近接場光プローブ19の場合、ゲルマニュウム製のプローブを透過し、そのままのスポット径で光記録媒体100に照射される。一方、近赤外レーザ光(波長780nm)はシリコン製プローブを透過できないので、微小開口の光記録媒体100側に近赤外レーザ光の近接場光が発生する。この時のスポット径は近接場光であるので微小開口の大きさで制限されるので、100nm以下にできる。従って、赤外線レーザ光(波長3.5μm)よりも小さいスポットとなる。近赤外の近接場光と赤外光は光記録媒体100で反射され近赤外の光は微小開口を通って、また赤外光は遮光体を透過して再び対物レンズ18に入射して、反対に光路を進む。赤外光はダイクロイックミラー17により赤外線レーザ12側に反射されるが、近赤外レーザ光は通り抜けてハーフミラー16によりフォトダイオード20側に反射される。一般的には1/2が反射される。この光は集光レンズ15により、フォトダイオード20に集光される。このようにして、記録層に記録されている情報を読み取ることができる。

次に、別の発明としての光記録媒体について説明すると、光記録媒体における記録層に相変化材料を用いる。この相変化材料としてはAg−In−Sb−Teの四元系やIn−Sb−Teの三元系などが代表的だが、いずれも吸収スペクトルが広く、300〜2μmの広い範囲の光を吸収する。従って、図1の近接場光記録再生装置10では、青色レーザ光と赤外レーザ光の両方により記録層が加熱される。相変化材料の、非結晶⇔結晶の可逆記録材料には例としては、Ge−Te−Sb−S、Te−TeO2−Ge−Sn、Te−Ge−Sn−Au、Ge−Te−Sn、Sn−Se−Te、Sb−Se−Te、Sb−Se、Ga−Se−Te、Ga−Se−Te−Ge、In−Se、In−SeTl−Co、Ga−Se−Te、In−Se−Teなどがある。また、不可逆変化(追記型光ディスク)には、非結晶⇒結晶の材料として、Te−TeO2、TeO2−Pb、Sb2Se3/Bi2Te3などがある。ここで、赤外線レーザと青色レーザを発光させて記録メディアにマークを記録(書き込み)、再生(読み取り)、消去を行う。以下、その発光条件について全体のレーザパワー、赤外線レーザパワー、青色レーザパワーの各パワー特性を示す図4を用いて説明する。なお発明の概念を説明しやすくするために、各波長のレーザパワーに対する相変化材料の感度は等しいものとして説明する。

はじめに、書き込み条件について説明すると、記録媒体上の記録層(相変化材料)は予め初期化されていて多結晶化されている。この結晶フィールドの中にアモルファスマークを記録するには、図4の(c)のwで示した時間に照射するレーザパワーを強くした後(急熱)、時間rで急激にこれを弱くすることにより、記録層を急冷する。そのためには、まず強いレーザ光を照射しなければいけないが、伝搬光から近接場光を再生する変換効率が著しく低いために、書き込みに必要なパワーを得るこことができない。図4の(c)はそれを表している。Wlb(:記録に必要な青色レーザ光パワー)に対して、実際の青色(遮光体を透過しない)の近接場光のパワーWbが小さく、書き込みができない。これを改善するために、赤外のレーザを用いる。図4の(b)では、図4の(c)の青色レーザ光の急熱時間wにタイミングを合わせて、赤外レーザのパワーをWiに強くする。但しここで重要なことは、Eli(:消去に必要な赤外レーザ光パワー)よりもWiを小さくすることである。すなわちWi<Eliとする。このようにしないと、図1での、青色の近接場光が照射されていなくてかつ赤外光のみが照射されている領域のアモルファスマークが消去されてしまい、記録されている情報が失われる。つまりマークを書き込もうとしている場所の周辺に記録されている情報が消えてしまうからである。さらに、図4の(a)に示すように赤外レーザ光と青色の近接場光の両方が照射されている領域では、書き込みに必要なレーザパワーを得る必要があるので、この時のトータルなレーザパワーWtはWlt(:書き込みに必要なレーザ光パワー)より大きくなければいけない。先に述べたように、説明しやすくするために、各波長のレーザパワーに対する相変化材料の感度は等しいとすると、Wlt<Wt=Wi+Wbの条件を満たすように各レーザパワーを設定する。まとめると、下記の2つの条件を同時に満たすようにする。

このようにして、近接場光のみではアモルファスマークの書き込みができなかった従来技術の欠点を克服した。このときのアモルファスマークが書き込まれる領域は、近接場光が照射される領域に限られる。従って、光の回折限界を超えた高密度な記録が可能となり、記録型大容量光記憶装置を可能とする。

次に、消去条件について説明すると、いわゆる書き換え型の記憶装置を実現するためには、記録層を結晶化に必要な温度まで加熱しなければいけない。既に記録されているアモルファスマークを消去するには、図4の(c)のeで示した時間にElb(:消去に必要な青色レーザ光パワー)よりも強い近接場光を照射しなければいけないが、伝搬光から近接場光を再生する変換効率が著しく低いために、消去に必要なパワーを得るこことができない。図4の(c)はそれを表している。Elbに対して、実際の青色(遮光体を透過しない)の近接場光のパワーEbが小さく、消去ができない。これを改善するために、赤外のレーザを用いる。図4の(b)では、図4の(c)の青色レーザ光の消去時間にタイミングを合わせて、赤外レーザのパワーをEiに強くする。但しここで重要なことは、Eli(:消去に必要な赤外レーザ光パワー)よりもEiを小さくすることである。すなわちEi<Eliとする。このようにしないと、図1での、青色の近接場光が照射されていなくてかつ赤外光のみが照射されている領域のアモルファスマークが消去されてしまい、記録されている情報が失われる。つまりマークを書き込もうとしている場所の周辺に記録されている情報が消えてしまうからである。さらに、図4の(a)に示すように赤外レーザ光と青色の近接場光の両方が照射されている領域では、消去に必要なレーザパワーを得る必要があるので、この時のトータルなレーザパワーEtはElt(:消去に必要なレーザ光パワー)より大きくなければいけない。先に述べたように、説明しやすくするために、各波長のレーザパワーに対する相変化材料の感度は等しいとすると、Elt<Et=Ei+Ebの条件を満たすように各レーザパワーを設定する。まとめると、下記の2つの条件を同時に満たすようにする。

このようにして、近接場光のみではアモルファスマークの消去ができなかった従来技術の欠点を克服した。このときのアモルファスマークが消去される領域は、近接場光が照射される領域に限られる。従って、光の回折限界を超えた高密度な消去が可能となり、先の記録方法と相まって、書き換え型大容量光記憶装置を可能とする。

そして、再生を行うときには、赤外レーザ光は何ら効力を発揮することはできない。なぜならば光記録媒体から反射した赤外レーザ光は図1に示すダイクロイックミラー17によりフォトダイオード20側には伝搬しないので、再生に寄与できない。従って、再生時には青色の近接場光のみのパワーRbが、Rlbmin(:再生に必要な青色レーザ光パワー)より大きくなければいけない。ここでは実際に再生を行っているわけではなく、記録時の急冷を行う時間のレーザパワーを言う。従って、バイアスパワーといった方がよいが、ここでの説明では再生時のパワーとバイアス時のパワーを等しくしているので、上記のような表現となる。よって、時間rでは赤外レーザを発光させなくても良い。ただし、赤外レーザ光を安定に発光させるためなど他の理由により時間rでもこれを発光せざるを得ない場合は、これにより近接場光のみが照射される領域で、既に記録されているアモルファスマークが消去されないように、以下の条件を満たす必要がある。

なお、上記レーザ光源としては変調のしやすさなどから、半導体レーザが適している。波長1.2μm以下のレーザとしては、青色半導体レーザとして、GaN、ZnO、SHGなどの材料を用いたもので、赤色半導体レーザとして、In1 −xGaxP、AlxGa1 −xAs、GaAs1 −xPxなどが挙げられる。また、波長1.2から2.2μmの半導体レーザとしては、InxGa1 −xAs、InAs1 −xPxなどが挙げられる。また、波長2.5μm以下のレーザとしては、青色半導体レーザとしてGaN、ZnO、SHGなどの材料を用いたもの、赤色レーザとして、In1 −xGaxP、AlxGa1 −xAs、GaAs1 −xPx、InxGa1 −xAs、InAs1 −xPxなどが挙げられる。また、波長2.5から5μmの半導体レーザとしては、InxGa1 −xAs、InAs1 −xPx、InAs1 −xSbxなどが挙げられる。更に、このようなレーザとしては、特に変調の方法が得られれば、YAGレーザ、ガラスレーザなどの固体レーザ、He−Neレーザやアルゴンレーザのような気体レーザ、N2レーザのような分子レーザ、色素レーザなどでも良い。

また、ここでは遮光膜材料としてシリコンを示したが、特にこれに限定されることはなく、波長との組み合わせで、GaAs、GaP、GaN、ZnO、ZnSなどの化合物半導体や炭素材料、SiCなどでも良い。

図5は別の発明の第1の実施例に係る近接場光プローブの構成を示す断面図である。本実施例の近接場光プローブ200は、プローブ基板201として透光性の石英を用いる。しかし、これに特に限定されるわけではなく、ガラスや樹脂であっても良い。これには斜面を持つ孔202が開いており、使用するレーザ波長以下の開口寸法を持つ微小開口203が開いている。ここでは、遮光体204の材料としてシリコンを用いる。なお、シリコンを製膜する方法としては、スパッタ、光CVD、蒸着、熱CVD、プラズマCVDなどが挙げられる。また、ここでは遮光体204の材料としてシリコンを示したが、特にこれに限定されることはなく、波長との組み合わせで、GaAs、GaP、GaN、ZnO、ZnSなどの化合物半導体や炭素材料、SiCなどでも良い。

図6は別の発明の第2の実施例に係る近接場光プローブの構成を示す断面図である。本実施例の近接場光プローブ300は、プローブ基板301としては透光性の石英を用いる。しかし、これに特に限定されるわけではなく、ガラスや樹脂であっても良い。これには斜面を持つ突起302が形成されており、突起先端の寸法は、使用するレーザ波長以下になっている。基板表面と突起斜面には遮光体303が形成されている。突起斜面のみに遮光体303が形成されているだけでも良い。ここでは、遮光体303の材料としてシリコンを用いる。波長1.2μm未満の波長の光をプローブ基板側から照射すると、突起先端に近接場光が生じる。なお、シリコンを製膜する方法としてはスパッタ、光CVD、蒸着、熱CVD、プラズマCVDなどが挙げられる。また、ここでは遮光体303の材料としてシリコンを示したが、特にこれに限定されることはなく、波長との組み合わせで、GaAs、GaP、GaN、ZnO、ZnSなどの化合物半導体や炭素材料、SiCなどでも良い。なお、突起型プローブとしては図7の(a)〜(d)に示したような構造のものでも良い。
