本発明は被測定体とセンサ間の距離(ギャップ)を測定する静電容量式変位センサに関する。

【従来の技術】
周知のように、静電容量式変位センサは、被測定体表面と検出電極との間に生じる静電容量C0 を検出することにより、この静電容量C0 が被測定体と検出電極との距離dと反比例(C0=k/d) することから、距離dを非接触かつアブソリュート測定することのできるセンサであるが、この静電容量値の検出には一般的に図1に示す検出回路が用いられている。なお、ここでは静電容量式変位センサの基本的な検出原理とそれによる根本的な課題について述べるので、分布容量の発生といった潜在的な問題点についてはこの段階では省略する。

【発明が解決しようとする課題】
上述したように従来技術の基本検出原理とは合成容量C0 により振幅変調された交流信号の復調であり、求めるべき情報量は電圧値として伝送・処理される。
しかしながら、電圧信号のケーブルによる伝送やアンプ等によるアナログ信号処理を行った場合の実用的なS/N比は80dB程度が限界であり、従来の方式ではセンサが一括して扱える検出レンジと分解能の組み合わせには制約が生じる。
具体的にいえば、センサの出力電圧範囲が±10Vのときのノイズレベルが±1mV(S/N比80dB)を達成していたとしても、そのときのセンサの検出レンジが100μmであればセンサの分解能は10nmまでとなる。もしもセンサの検出レンジを1.0mmにまで拡大できても、S/N比80dBが変わらなければ、センサの分解能は100nmに低下してしまうだけとなる。S/N比の制約内で1.0mmの検出レンジを10nmmの分解能で測定しようとすれば、レンジ切り替え機能(広範囲⇔狭範囲)で対応せざるをえず、広範囲を一括して且つ高分解能で計測することはできなかった。

このように従来の検出方法では、アナログ信号伝送及びアナログ信号処理におけるダイナミックレンジからくる制限があるため、センサの広レンジ化や高分解能化には制約があった。
また、ケーブルによる電圧信号の伝送は外来ノイズの影響を受けやすい上、ケーブルの長さの制限も生じる。
実用上、最も広ダイナミックレンジのアナログ情報を正確に伝送・測定できる形態は周波数である。例えば0〜100kHzの周波数を1Hzの分解能で判別すればダイナミックレンジは100dB(105 )が容易に達成でき、しかも市販の周波数カウンタやプログラマブルオシレータにおいては、そのレベルの能力を余裕で実現していることからも明らかである。

このことを利用し、静電容量の違いを発振周波数の変化として測定するものにV−Fコンバータ式容量計がある。図2に基本的な積分型V−Fコンバータを用いた容量計を示す。このV−Fコンバータの発振周波数f0 は
となるので、入力電圧VINとコンパレータしきい値V0 及び入力抵抗Rs を既知量としておけば、f0 を計数することでCt を正確に測定できる。

つまり、このようなV−Fコンバータ式容量計を静電容量式変位センサに応用できれば、センサの広レンジ化が期待できるのだが、それにはいくつかの問題がある。
まず、積分型V−Fコンバータの形態では、センサの検出電極に生じる静電容量の測定には不適であるという点である。被測定体表面と検出電極との間にコンデンサが形成されるとき、そのコンデンサの一端は必ずGNDに接続される形とする必要がある。それゆえ、積分型V−Fコンバータのようにタイミングコンデンサの両端とも素子に接続する方式では適用不可能である。

次に、この方式で検出できる静電容量は数nF〜数10μFといったある程度の大きな値でなければならない点である。これは素子のオフセット電圧やバイアス電流等からくる制約で、あまり小さいと相対的に回路定数に高抵抗を必要とするため安定性が落ちてしまう。また、タイミングコンデンサの値がたとえ「0」であっても、素子の入力容量や配線の容量などにより数pFの容量が等価的に常に付随しており、その分布容量成分が誤差や感度低下を引き起こす。
特に、静電容量式変位センサにおいては、ギャップに応じて検出電極に生じる静電容量値が0.数pF程度しかないため、この問題は深刻である。検出電極に生じる静電容量よりも分布容量の方がずっと大きいため、無視できないどころか周波数変化率つまり感度が非常に低いものとなってしまう。

本発明の目的は、以上に述べたような従来の静電容量式変位センサの問題に鑑み、被測定体の電気的な状況によらずに、広いダイナミックレンジでの周波数測定を行い得る静電容量式変位センサを得るにある。

【課題を解決するための手段】
この目的を達成するため、本発明は、導電性を有する被測定平面と平行となるように、距離dを介して対向し、同心で円盤状の同一対物面に設けられ、前記被測定平面との間に微小な静電容量C1 を形成する電極e1 と、同じく微少な静電容量C2 を形成する電極e2 とを前記電極e1 と前記電極e2 とがお互いに絶縁されるように配置し、前記距離dに応じて変化する前記静電容量C1 と前記静電容量C2 との合成による微小な合成容量C0 を検出することにより前記距離dを測定する静電容量式変位センサにおいて、前記合成容量C0 に並列に発生する分布容量Cs1に対して、マイナス静電容量−Cm1を負性容量回路を用いて作成し、Cs1=Cm1に設定して前記合成容量C0 に並列に接続することで前記分布容量Cs1を打ち消し、残った微小な前記合成容量C0 をCマルチプライヤを用いて容量増幅を行い増幅容量k1C0とし、電荷平衡型V−Fコンバータ回路に規定の電圧と既知定数抵抗を与えることでダイミングコンデンサの容量に応じた周波数の発振を得る容量−周波数変換手段の前記タイミングコンデンサとして前記増幅容量k1C0を用いることで、前記距離dに応じて変化する周波数f0=k2/C0 の発振を生じさせ、周波数検出手段によって前記発振周波数f0 を特定することにより、前記距離dの微小な変化による前記合成容量C0 の極微小な変化を安定かつ高感度に信号ダイナミックレンジの広い周波数の形態で検知することで、前記距離dを広範囲にわたって高分解能に一括して測定する静電容量式変位センサを提案するものである。

また、本発明によれば、前記目的は、導電性を有する被測定体の被測定平面と平行となるように、距離dを介して対向し、同心で円盤状の同一対物面に設けられ、前記被測定平面との間に静電容量Ct1を形成する電極e1 と、同じく静電容量Ct2を形成する電極e2 とを前記電極e1 と前記電極e2 とがお互いに絶縁されるように配置し、前記距離dに応じて変化する前記静電容量Ct1及び静電容量Ct2に対応した測定振幅情報を検知することにより前記距離dを測定する静電容量式変位センサにおいて、前記電極e1 の前記被測定平面に対向する面積A1 と前記電極e2 の前記被測定平面に対向する面積A2 とが等しくなるように設定し、前記電極e1 に所定の抵抗値Rt1を介して電圧Vs のステップ入力を印加すると同時に、前記電極e2 に所定の抵抗値Rt2を介してマイナスの負電圧−Vs のステップ入力を印加し、前記静電容量Ct1と前記静電容量Ct2および前記抵抗値Rt1と前記抵抗値Rt2を等しく設定することにより、前記被測定体がGNDと絶縁されている場合においても前記被測定体の電圧がGNDと等しい状態とし、前記電極e1 に発生する電圧Vs1が所定閾値LTHに到達するまでの時間T1 を測定することにより、前記被測定体のGNDへの接続状況に拘わりなく前記距離dを正確に測定する静電容量式変位センサにより達成される。

【発明の実施の形態】
以下、図3から図7について本発明の実施例の詳細を説明する。
本発明の実施例の説明に先立って、図3について電荷平衡型V−Fコンバータを説明しておくと、同図は電荷平衡型V−Fコンバータのブロック図を示す。これは先の積分器の代わりにワンショットマルチバイブレータを用いてタイミングコンデンサCt の充放電により発振を行うが、この形式のV−Fコンバータを用いれば、タイミングコンデンサの一端はGND接続となるので静電容量式変位センサへの適用が可能である。この電荷平衡型V−Fコンバータは高精度なものが1チップIC化されてすでに広く流通しており(ナショナルセミコンダクタ製LM311、アナログデバイセス製AD650、バーブラウン製VFC32等)、それらを利用することで低コストかつ小型な検出回路を構築できる。

このことを踏まえ、先の容量値の問題を解決することで、ギャップ−周波数変換によりレンジ切り替えなしで広レンジを一括して検出できるのが図4示の本発明の静電容量式変位センサである。
図4は本発明の第1実施例による静電容量式変位センサのブロック図である。図中に破線で囲んだブロックAは検出電極に生じる静電容量の等価回路であり、実際にはその近くに示したブロックAの形態で構築されている。図のように、検出電極には被測定体表面と検出電極e1 及びe2 との間に生じる静電容量C1 及びC2 とによる合成容量C0 (0.数pFオーダー;ギャップに応じて変化)と、素子等に接続されることにより生じる分布容量Cs1(数10pFオーダー;一定値)とが並列に発生している。ブロックBは“Cマルチブライヤ”と呼ばれる容量増幅回路である。これは接続されたコンデンサ(ここではC0+Cs1) の入力端電圧をA1 によりバッファリングしてR2 とR3 で分圧して返すことにより、回路出力側から見れば接続されているコンデンサの容量がR2/R3倍に増幅されるものである。このCマルチプライヤを用いて、たとえば容量を1万倍すればC0 は数nFとなりVーFコンバータで安定に周波数変換可能なレベルとすることができる。

とはいえ、それだけでは分布容量Cs1も増幅されてしまうので検出される周波数の変化率は何も改善されない。そこで、ここではブロックCに示される。“負性容量回路”を用いて容量オフセットの打ち消しを行っている。これは接続されたコンデンサCm1の入力端の電圧をA2 により非反転増幅して他端をドライブすることにより、入力側から見た容量値Cm1′が
というようにマイナスの容量として働くものである。Cm1′の大きさは抵抗値を可変にしておけば調節できるのでCm1′=−Cs1になるように回路定数を設定して図のように検出電極と並列に接続すればCs1を打ち消すことができる。このことにより検出電極に生じる静電容量の総和をC0+Cs1+Cm1′=C0というように被測定体表面と検出電極との間に生じる静電容量のみとすることができ、検出される周波数の変化率即ちセンサ感度は大幅に改善される。

以上のように、電荷平衡型V−FコンバータとCマルチプライヤ、及び負性容量回路とを組み合わせることでギャップをダイナミックレンジの広い周波数として信号検出できるようになる上、容量オフセットが打ち消されるので高感度かつリニアリティの良い検出が行えるようになる。このことにより、レンジ切り替え無しで広レンジを一括して検出可能な長レンジ静電容量式変位センサを実現することが可能である。

加えて、容量−周波数変換手段と周波数検出手段との間の信号伝送は矩形波で行われるので、この間でケーブル伝送を行えば耐ノズル性に有利となるうえケーブル長の制約も少ない。矩形波なのでフォトカプラや光ファイバ伝送による絶縁も容量である。もしも光ファイバ伝送を適用すれば、伝送時のノイズの影響もケーブル長の制約も全く排除することができる。

図5は本発明の第2実施例を示し、導電性材料で構成され被測定体の表面を電極面とみなして図5中の枠Xのように検出電極e1 ,e2 を対向させて設置する。
ここで、検出電極面積A1 とA2 を等しく設定し、それぞれにタイミング抵抗Rt1とRt2を介して別個の駆動電源よりステップ波形電圧を印加しているのが本実施例の特徴である。検出電極e1 −被測定体間並びに検出電極e2 −被測定体間には、それぞれギャップdに応じて変化する静電容量Ct1とCt2が発生する。この静電容量Ct1とCt2は電極面積が等しく(A1 =A2 )、ギャップdを共有しているため、Ct1=Ct2である。このときの等価回路は図5中の破線枠のように示される。

このような第2実施例において、図5中の枠A▲1▼およびA’▲1▼のように二つの駆動電源より同じタイミングで等しい電圧振幅+Vs および−Vs のステップ電圧波形が逆相で印加されると、Ct1とRt1の間の電圧Vs1は、Ct1とRt1の充放電回路として時間tによって0からVs に向かって、図5中の枠B▲1▼のように所定の時定数で徐々に変化していく。同時に、Ct2とRt2の間の電圧Vs2もCt2とRt2の充放電回路として時間tによって0から−Vs に向かって図5中の枠B’▲1▼のように所定の時定数で徐々に変化する。この電圧Vs1が所定の閾値LTH=Vs×R4/(R3+R4)に到達するのをCmp1 により検出し、図5中の枠C▲2▼のように立ち上がりパルスを発生させる。これを受けてフリップフロップは図5中の枠D▲2▼のように出力状態をLからHへ変化させる。それにより、フリップフロップはワンショット・マルチバイブレータ等で構成されたタイマを動作させる。このタイマはトリガパルスを与えると一定時間T2 の幅のダウンパルスを出力するもので、その結果、図5中の枠D▲2▼の時点で駆動電源の電圧は0Vにリセットされる。

このことから、フリップフロップの矩形波出力における時間T1 を測定すればギャップdを求めることができる。本実施例においてはカウンタを用いてT1 の間の基準クロックを計数することで時間幅データTs を得ている。この実施例に示す構成においては、Ct1=Ct2およびRt1=Rt2ならば同じタイミングで等しい電圧振幅+Vs 及び−Vs のステップ電圧波形が逆相で印加されるので、充放電カーブは正負で対称となり、被測定体の電圧即ちCt1とCt2の間の電圧は打ち消し合うことで0Vとなる。

しかしながら、図5の構成においては、Ct2とRt2の間の電圧Vs2は検出には使われてはおらず、センサ電極面積の有効活用という点では損失が大きい。また、被測定体が別の電圧源と結合して所定の電圧を持つ場合には、上述の打ち消し効果(被測定体の電圧=GNDと等価)が失われるので、被測定体の電気的な状況によっては正確なギャップ測定ができないという問題が再び生じてしまう。
そこで、第2実施例の上の構成をさらに発展させた第3実施例を図6に示す。
この第3実施例はCt2とRt2の間の電圧Vs2を独立したコンパレータCmp2 とフリップフロップ2を用いることで、Ct1とCt2の充電時間T1aとT1bを別々に検出し、その平均値Ts を得ることで被測定体の電圧V0 による影響を抑制するものである。

それゆえ、Cmp1 とCmp2 の閾値を同じレベルLTHに設定していても、図6中の枠B(2a)のように一方は被測定体の電圧が0Vのときよりも短い時間T1aでLTHに到達し、他方は図6中の枠B’の(2b)のように被測定体の電圧が0Vのときよりも長い時間T1bでLTHに到達することになる。これらを個別のフリップフロップ1およびフリップフロップ2を用いて図6中の枠DおよびD’のように時間幅の異なる矩形波にするのだが、フリップフロップ出力のANDをとることで、到達時間の遅い方にあわせて充電のリセットを行わせて図6中の枠D▲3▼および枠D’▲3▼のように同じ周期で定常的に矩形波発振するようにしている。これにより発振周波数は同じだが、被測定体の電圧V0 によってデューティ比の異なる矩形波出力が得られるので、それぞれの時間幅T1aとT1bをカウンタ1およびカウンタ2により計数する。得られた時間幅データT1aとT1bの平均値Ts を平均値算出手段により算出すれば、値「Ts」 よりギャップdを測定することができる。Ct1=Ct2およびRt1=Rt2のとき、比測定体の電圧V0 が電源電圧Vs よりも小さければ、時間T1aとT1bの平均をとることでV0 の影響を抑えることができる。このときのT1aとT1bは次式のようになる。
T1aとT1bの平均値Ts は、Ct1=Ct2及びRt1=Rt2なので、

また、被測定体の電圧V0 による影響を抑えるのではなく、完全に打ち消すには図7に示す本発明の第4実施例が考えられる。これは、Ct1とRt1の間の電圧Vs1およびCt2とRt2の間の電圧Vs2の平均値をオペアンプ等アナログ演算手段により差動をとることで、V0 による影響をキャンセルするものである。先と同様、被測定体に電圧V0 が印加された状態で、図7中の枠A▲1▼および枠A’▲1▼のように二つの駆動電源より同じタイミングで等しい電圧振幅+Vs および−Vs のステップ電圧波形が逆相で印加されると、Ct1とRt1の間の電圧Vs1およびCt2とRt2の間の電圧Vs2は充放電回路として時間tによって+Vs および−Vs に向かって変化していく。ただし、被測定体に電圧V0 が印加されているので実際の充電開始電圧は0VではなくV0 からとなる。

同様に、被測定体に電圧0 が印加されているときCt2とRt2の間の電圧Vs2が時間tによって変化するのは次式のようになる。
ゆえに、Vs1とVs2の平均値VA は、Ct1=Ct2およびRt1=Rt2なので、
