本発明は有機薄膜トランジスタ素子に関し、詳しくは作製が容易で動作性に優れる有機薄膜トランジスタ素子に関する。

近年、低温プロセス、大気圧下での印刷や塗布による製造、ローコスト化をメリットに掲げた有機薄膜トランジスタ(TFT)素子の研究開発が盛んに進められており、例えば、WO01/47043にはオールポリマー型有機TFTを、インクジェットや塗布による簡易プロセスで形成することが提案されている。

【発明が解決しようとする課題】
有機TFT技術における重要な要件に、有機半導体チャネルの高精度パターニングがある。即ち、TFTシートを製造する場合、同一のゲートバスライン上のTFTに、各々ソースバスラインから独立した信号を入力するために、活性層はTFT素子ごとに独立するべく、パターニングが必要である。活性層のパターニングはプロセスの工程数を大幅に増すこととなり、したがってローコスト化の障害となる。

上記非特許文献1には有機半導体であるペンタセンの薄膜は蒸着等のドライプロセスでしか形成できないところ、その前駆体が溶媒に可溶であることを利用して、塗布により形成した該前駆体の膜を熱処理することにより、前駆体を分解しペンタセンの薄膜を形成する技術が提案されている。しかしながら、前駆体またはペンタセンのパターニングを行うにはフォトリソグラフなどの複雑な工程が必要であり、現像液やエッチング液などにより有機半導体に不純物が混合ないしは付着し、TFTの性能を劣化させる可能性がある。

本発明は上記の事情に鑑みてなされたものであり、その目的は、非常に簡便で実質的な有機半導体チャネルのパターニングが可能で、性能が安定な有機TFT素子の製造方法を提供することにある。

【課題を解決するための手段】
本発明の上記目的は、
1) 有機半導体前駆体の熱処理を光熱変換法により行う行程を経て有機半導体層が形成された有機薄膜トランジスタ素子、
2) 前記有機半導体がアセン系化合物である1)の有機薄膜トランジスタ素子、
3) 前記有機半導体がペンタセンである2)の有機薄膜トランジスタ素子、
4) 前記熱処理が光熱変換層への光照射によるものである1)、2)又は3)の有機薄膜トランジスタ素子、
5) 光照射がレーザ光で行われる4)の有機薄膜トランジスタ素子、
6) 光熱変換層がゲート絶縁層に含まれる4)又は5)の有機薄膜トランジスタ素子、
によって達成される。

即ち本発明者は、有機半導体チャネルの形成をその前駆体を塗布後熱処理して行うにあたり、チャネル形成部分に光照射して光熱変換により熱を発生させれば、精度のよいパターニングが可能と考え、本発明に至った。

以下、実施形態により本発明を詳しく説明するが、本発明はこれに限定されるものではない。

本発明は、有機半導体そのものは溶媒に不溶な場合、該有機半導体の溶媒に可溶な前駆体を含む層をウェットプロセスで形成し、該層の熱処理を光熱変換層を形成して光熱変換法により行い、有機半導体層に変化させることを特徴とする。従って有機半導体材料としては、有機半導体そのものは溶媒に不溶であるが、熱処理でその構造に変化し得る、溶媒に可溶な前駆体を有するものならば特に制限なく用い得る。半導体性能からはアセン系化合物が好ましく、特に好ましくはペンタセンである。

ゲート絶縁層5としては種々の絶縁膜を用いることができるが、特に、比誘電率の高い無機酸化物皮膜が好ましい。無機酸化物としては、酸化ケイ素、酸化アルミニウム、酸化タンタル、酸化チタン、酸化スズ、酸化バナジウム、チタン酸バリウムストロンチウム,ジルコニウム酸チタン酸バリウム,ジルコニウム酸チタン酸鉛,チタン酸鉛ランタン,チタン酸ストロンチウム,チタン酸バリウム,フッ化バリウムマグネシウム,チタン酸ビスマス,チタン酸ストロンチウムビスマス,タンタル酸ストロンチウムビスマス,タンタル酸ニオブ酸ビスマス,トリオキサイドイットリウムなどが挙げられる。それらのうち好ましいのは、酸化ケイ素、酸化アルミニウム、酸化タンタル、酸化チタンである。窒化ケイ素、窒化アルミニウム等の無機窒化物も好適に用いることができる。

【発明の効果】
