【発明の属する技術分野】
本発明は、新規なアダマンタン誘導体及びその製造方法に関し、さらに詳しくは、分子内にアダマンタン骨格と重合性基を有し、各種用途に有用で、中でも高いドライエッチング耐性能と短波長においても優れた透明性を有する重合体、特にF2エキシマレーザー光用として有用なレジスト樹脂などの原料として期待できる、新規なアダマンチルケタール類及びアダマンチルオルトエステル類、並びにこれらを効率よく製造する方法に関する。

【従来の技術】
アダマンタンは、シクロヘキサン環が4個、カゴ形に縮合した構造を有し、対称性が高く、安定な化合物であり、その誘導体は、特異な機能を示すことから、農医薬原料や高機能性工業材料の原料などとして有用であることが知られている。例えば光学特性や耐熱性などを有することから、光ディスク基板、光ファイバーあるいはレンズなどに用いることが試みられており(例えば、特許文献1、特許文献2参照)、さらに、フォトレジスト添加剤としても利用されている。
また、アダマンタンエステル類を、その酸感応性、ドライエッチング耐性、紫外線透過性などを利用して、フォトレジスト用樹脂原料として、使用することが試みられている。
一方、近年、半導体素子の微細化が進むに伴い、その製造におけるリソグラフィー工程において、さらなる微細化が要求されており、したがって、KrF、ArFあるいはF2エキシマレーザー光などの短波長の照射光に対応したフォトレジスト材料を用いて、微細パターンを形成させる方法が種々検討されている。そして、前記エキシマレーザー光などの短波長の照射光に対応できる新しいフォトレジスト材料の出現が望まれていた。

ところで、アダマンチルアクリル酸エステルは、重合性モノマーとして用いることが可能であり(例えば、特許文献3参照)、特にフォトレジスト用として重要視されている(例えば、特許文献4参照)。また、その他のフォトレジストとして、ラクトン含有ポリマーなども用いられている(例えば、特許文献5参照)。
しかしながら、前記モノマーの重合物やラクトン含有ポリマーは、分子内にカルボニル基が存在し、このカルボニル基は、ArFエキシマレーザー光の波長領域(193nm)では吸収を示すことはないものの、F2エキシマレーザー光の波長領域(157nm)において強い吸収を示すために、F2エキシマレーザー光を用いるレジスト樹脂としては使用することができないという問題がある。

【発明が解決しようとする課題】
本発明は、このような状況下で、各種用途に有用で、中でも高いドライエッチング耐性能と短波長においても優れた透明性を有する重合体、特にF2エキシマレーザー光用として有用なレジスト樹脂などの原料として期待できる、新規なアダマンタン誘導体を提供することを目的とするものである。

【課題を解決するための手段】
本発明者らは、前記目的を達成するために鋭意研究を重ねた結果、分子内に重合性基を有し、かつカルボニル基をケタール化してなる、特定の構造を有するアダマンチルケタール類、及びアダマンチルオルトエステル類は、文献未載の新規な化合物であって、その目的に適合し得ること、そしてこれらの化合物は、アダマンタノン類、アダマンチルカルボニル化合物、アダマンチルカルボン酸誘導体のカルボニル基を、対応するアルコール類を用いてケタール化することにより、あるいはイミド酸エステル類に対応するアルコール類を反応させることにより、効率よく製造し得ることを見出した。本発明は、かかる知見に基づいて完成したものである。

【発明の実施の形態】
本発明のアダマンタン誘導体は、一般式(I)で表される化合物A、一般式(II)で表される化合物B、一般式(III)で表される化合物C、一般式(IV)で表わされる化合物D及び一般式(V)で表わされる化合物Eからなり、いずれも文献未載の新規な化合物である。以下、化合物A、B、C、D、E及びそれらの製造方法について説明する。
まず、本発明の化合物Aは、一般式(I)

で表される構造を有するアダマンチルケタール類である。上記一般式(I)において、R1及びR2は、それぞれ独立に水素原子、あるいはハロゲン原子、ヘテロ原子及び重合性基の中から選ばれる少なくとも一種を有していてもよい炭素数1〜20の炭化水素基を示し、かつR1及びR2のうちの少なくとも一つは重合性基を有する炭化水素基である。上記炭素数1〜20の炭化水素基は直鎖状、分岐状、環状のいずれであってもよく、例えば炭素数1〜20のアルキル基、炭素数3〜20のシクロアルキル基、炭素数6〜20のアリール基又は炭素数7〜20のアラルキル基などを挙げることができる。なお、上記シクロアルキル基は、単環式、縮合多環式炭化水素の水素化体残基、橋かけ環式炭化水素残基など、いずれであってもよい。
上記炭化水素基は、フッ素、塩素、臭素、ヨウ素のハロゲン原子、S、N、Oなどのヘテロ原子及び重合性基の中から選ばれる原子又は基を一つ以上含んでいてもよいが、R1及びR2の少なくとも一つは、重合性基を有する炭化水素基であることが必要である。

前記一般式(I)におけるR1及びR2は、たがいに同一でも異なっていてもよく、またたがいに結合して環構造を形成していてもよい。

前記一般式(VI)で表されるアダマンタノン類としては、例えば2−アダマンタノン、ペルフルオロ−2−アダマンタノンなどが挙げられる。一方、一般式(XII)及び一般式(XIII)で表されるアルコール類としては、例えばアリルアルコール、3−ブテン−1−オールなどの直鎖型不飽和アルコール、3−ブテン−2−オール、3−メチル−3−ブテン−1−オールなどの分岐型不飽和アルコール、ビシクロ[2,2,1]ヘプト−5−エン−2−オール、ジヒドロカルベオールなどの環構造を有するアルコールなどを挙げることができる。また、一般式(XIV)で表されるアルコール類としては、例えば3−ブテン−1,2−ジオール、2−ブテン−1,4−ジオール、3−シクロヘキセン−1,2−ジメタノール、2−メチレン−1,3−プロパンジオール、シクロプロペン−1,3−ジオール、3−ヘキシン−2,5−ジオール、ヘキサ−3−イン−1,6−ジオールなどを挙げることができる。

前記アダマンタノン類とアルコール類との反応は、無溶媒あるいは溶媒存在下、必要により触媒や脱水剤を共存させて行われる。この反応において、必要により用いられる触媒の例としては、p−トルエンスルホン酸、トリフルオロ酢酸などの有機酸、イオン交換樹脂、ゼオライトなどの固体酸等を挙げることができる。また、脱水剤の例としては、モレキュラシーブス、塩化カルシウム、硫酸マグネシウムなどを挙げることができる。
また、溶媒を使用する場合には溶媒として、例えばヘキサン、シクロヘキサンなどの飽和炭化水素化合物、ベンゼン、トルエンなどの芳香族炭化水素化合物、エチレングリコールジメチルエーテル、ジエチルエーテル、テトラヒドロフランなどのエーテル類、塩化メチレン、ジクロロエタンなどのハロゲン化炭化水素化合物等を用いることができる。
反応条件としては、反応温度は、通常−78〜200℃、好ましくは0〜100℃の範囲である。反応温度が−78℃未満では反応が円滑に進行しないおそれがあり、200℃を超えると重合などの望ましくない反応が併発する傾向がある。また、反応圧力は、通常0〜1MPa・G程度、好ましくは常圧である。
次に、本発明の化合物Bは,一般式(II)

前記一般式(II)におけるR1、R2及びR3は、たがいに同一でも異なっていてもよく、またR1とR2はたがいに結合して環構造を形成していてもよい。また、Yは単結合又は二価の連結基を示し、該二価の連結基としては、例えば−0−、−S−、−Se−、−NH−、又はハロゲン原子及び/又はヘテロ原子を有していてもよい炭素数1〜20の二価の炭化水素基などが挙げられる。
