本発明は、金属化合物を含む気体をノズルまたはスリットから噴射し、基板上に針状の金属酸化物を蒸着させる針状金属酸化物構造体の製造方法及び製造装置に関するものである。

【従来の技術】
基板上に金属酸化物膜を形成する装置として、大気放出後に反応して酸化物を形成する金属化合物を加熱し、揮発ガス体として、該揮発ガス体をノズルから噴射して、基板表面に金属酸化物を蒸着させる大気開放型CVD(化学気相蒸着)装置が特許文献1に開示されている。また、このような装置で得られるウィスカー形状の金属酸化物を有する構造体が特許文献2に開示されている。よって、このような従来技術によって、大気圧下でのウィスカー状ないしは針状の金属酸化物を基板上に形成した構造体が比較的容易に作製できることが知られているが、大気圧条件では条件の制御が容易でなく、大面積の範囲に均一な大きさの針状金属酸化物構造体を形成する方法及び装置は確立されていなかった。

【発明が解決しようとする課題】
本発明の課題は、大気開放型のCVD装置によって針状金属酸化物構造体を作製するにあたり、再現性よく形状の揃った金属酸化物を形成する製造方法及び製造装置を提供することにある。

【課題を解決するための手段】
本発明者らは、針状金属酸化物構造体を大気開放型CVD装置で再現よく、形状を揃えて形成する方法の検討を進めた結果、ノズルまたはスリットと基板の間の空間を隔壁で覆うこと、さらには隔壁の基板側に隙間を作り気体の流れを制御することにより目的が達成できることを見いだし本発明に至った。

即ち本発明は、
(1)基板と該基板表面に直交する方向に伸びる複数の針状金属酸化物とを少なくとも有する構造体の製造方法であって、
揮発性または昇華性を有する少なくとも1種の金属化合物であって、少なくとも1種の酸化物形成物質と反応して金属酸化物を形成する金属化合物を気化させてキャリアガス中に混合させた金属化合物含有気体を、該酸化物形成物質を含む大気圧雰囲気にある反応帯域に置かれた基板上に、ノズルまたはスリットから噴射して、上記基板上に複数の針状金属酸化物を形成する大気開放型の化学気相蒸着工程において、上記ノズルまたはスリットと基板の間の反応帯域を隔壁で囲うことを特徴とする針状金属酸化物構造体の製造方法、
(2)上記隔壁と、上記基板を載せた基板台との間の少なくとも一部に隙間を形成し、反応帯域に導入された上記金属含有気体を基板上を通過して該隙間より反応帯域外へ排出させることを特徴とする上記(1)の針状金属酸化物構造体の製造方法、
(3)上記ノズルまたはスリットと基板台の最短距離をa、隔壁と基板台の間に形成された隙間の最大値をbとすると、b/aが0.5以下であることを特徴とする上記(2)の針状金属酸化物構造体の製造方法、
(4)上記金属化合物の金属がZn、Si、Al、Sn、Ti、Zr、Mn及びPbから選ばれる少なくとも1種であることを特徴とする上記(1)〜(3)のいずれかの針状金属酸化物構造体の製造方法、

【発明の実施の形態】
本発明の製造方法及び製造装置で製造される構造体は、少なくとも基板と針状金属酸化物とを有し、該針状金属酸化物が該基板表面に対して直交する方向に伸びていることを特徴とする。本発明においては、上記針状金属酸化物構造体の製造において、大気開放型CVD法により、揮発性または昇華性を有する少なくとも1種の金属化合物であって、少なくとも1種の酸化物形成物質と反応して金属酸化物を形成する金属化合物を気化させてキャリアガス中に混合させた金属化合物含有気体を、該酸化物形成物質を含む大気圧雰囲気にある反応帯域に置かれた基板上に、ノズルまたはスリットから噴射して、上記基板上に複数の針状金属酸化物を形成するが、本発明では、上記ノズルまたはスリットと基板の間の反応帯域を隔壁で囲ったことに特徴を有する。

金属化合物の気化室▲2▼は、用いる金属化合物に応じて、加熱等により金属化合物を気化させ、キャリアガス供給ライン▲1▼から導入されたキャリアガスと混合し、金属化合物含有気体を作製する。金属化合物含有気体の温度は金属化合物の種類、必要とする供給量に応じて、キャリアガスの流量との関係で任意に設定できる。

金属化合物含有気体供給ライン▲3▼は、気化室▲2▼とノズルまたはスリット▲4▼の間にあり、形状等に特に制限はないが、気化室▲2▼から供給された気体を、保温または加熱するための加熱機能を有していることが望ましい。

また、ノズルまたはスリット▲4▼は金属化合物含有気体を基板の置かれた反応帯域▲5▼に導入するためのものである。金属化合物供給ライン▲3▼から供給された気体は保温、または加熱できることが好ましく、更には温度コントロールもできることが好ましい。ノズルまたはスリット▲4▼の形状は特に制限はない。例えば、円環形状、直線形状のスリットが例示できる。スリットは、単一でも良いし、また円環の場合は同心円状に配列した多数の円環の集合、直線の場合は平行に配列した複数の直線スリットの集合としてもよい。また、スリット形状でなく、点状の噴出口の集合体としてノズルを形成することも可能である。中でも、直線状のスリットないしは、平行に配列した直線スリットの集合体からノズルを用いるのが好ましい。直線スリットの長さと幅の比は、1000〜1の範囲にあることが好ましい。

ノズルまたはスリット▲4▼と基板の置かれた基板加熱台▲6▼の間の空間が反応帯域▲5▼となる。反応帯域▲5▼は、ノズルまたはスリット▲4▼の形成された範囲、または基板の全体を覆う範囲より大きな範囲で、その四方が隔壁▲7▼で囲まれていることが必要である。隔壁▲7▼の形状は特に限定されないが、例えば円環状のスリットを用いた場合、その円環より大きな円柱状の隔壁を、直線状のスリットを用いた場合にはスリットに平行な一辺の長さがスリットの長さの1〜1.5倍の長さの長方形の断面形状を持つ隔壁を用いることができる。

該隔壁▲7▼と基板を載せた基板加熱台▲6▼の間には隙間を設けて金属化合物含有気体が、基板上を通過して反応帯域外に流出するようにすることが好ましい。隙間は隔壁▲7▼の全体に渡って形成してもよいし、その一部に形成してもよい。隙間を設ける時、ノズルまたはスリット▲4▼と基板加熱台の最短距離をaとした時、また隔壁▲7▼と基板加熱台▲6▼の隙間の最大値をbとした時、b/aの値が0.5以下であることが望ましい。隔壁▲7▼と反応帯域▲5▼外の外部雰囲気とを連絡する隙間は隔壁▲7▼と基板加熱台▲6▼の隙間以外に上方にも設けることは可能であるが、その開口面積は、隔壁▲7▼と基板加熱台▲6▼の間の隙間の開口面積の0.2倍以下が好ましく、更には上方に開口部が無いこととが好ましい。上方に大きな開口部があると、基板上への針状金属酸化物の形成の効率が悪くなったり、針状でない異形の金属酸化物構造体が形成されやすくなる。またb/aが0.5より大きくなるとやはり基板上への針状金属酸化物の成長の効率が悪くなる。

反応帯域▲5▼には金属化合物含有気体以外に、反応を促進するために加湿した不活性ガスやその他酸化性物質を含んだ不活性ガスを導入することも可能である。この時の不活性ガスの種類は、金属化合物のキャリアガスと同じであることが好ましい。

基板加熱台▲6▼は基板を支持するとともに、針状金属酸化物の成長を促すため、基板を加熱する機能を有する。安定な成長のために基板温度一定温度範囲にコントロールする必要がある。

本発明の製造装置の好ましい1例の略図を図1に示す。図中、1は流量計、2はキャリアガス余熱ヒーター、3は気化室、4は金属化合物試料容器、5は気化室加熱ヒーター、6は金属化合物含有気体加熱ヒーター、7は加熱ヒーター、8はスリット、9はカバー、10は反応帯域、11は基板、12は基板加熱台である。

図1の構成において、ガスボンベ等外部から供給されるキャリアガスは流量計1で流量制御されて装置に供給される。キャリアガスはヒーター2により予熱されて金属化合物の気化室3に導入される。気化室3はヒーター5で加熱され、金属化合物容器4に入れられた金属化合物は気化され、キャリアガスとともに、金属化合物含有気体となってスリット8に送られる。気化室3から出た金属化合物含有気体は、ヒーター6、7で保温または加熱され、スリット8に送られ、噴出させられる。スリット8と基板加熱台12の間には隔壁9が設けられ、反応帯域10が形成されている。隔壁9の下端と基板加熱台12の間はbmmの隙間が設けられており、スリット8より出た気体は、反応帯域10を通過し、基板加熱台12により加熱された基板11の上を通過し、金属酸化物形成反応を経た後、隙間から反応帯域外に排出される。スリット8と基板加熱台12との距離aはb+cで与えられる。

本発明により製造される構造体の針状金属酸化物の針状とは、例えば走査型電子顕微鏡(以下、「SEM」と略す)で、構造体を観測して得られる形状から規定することができ、例えばSEMにより得られた画像を画像解析装置等により解析して得られる円換算径、アスペクト比等の値で望ましい範囲を記述できる。円換算径は個々の針状金属酸化物の長さ方向の中心高さでの断面の断面積を計算し、その面積を円周率πで除した値の平方根を2倍した値の数平均で求める。好ましい円換算径は0.1μm以上10μm以下である。アスペクト比は個々の針状金属酸化物の数平均値を上記円換算径で除した値で定義される。平均値を求めるには、かかる構造体の、基板に平行な10μm×10μmの範囲内をSEMで観察し、その範囲内で観察される針状金属酸化物について実施する。尚、当該観察においては、必要に応じて構造体を切断した断面観察や、構造体表面に対して斜め方向からの観察も含む。

本発明において、針状金属酸化物として好ましい円換算径は0.1μm以上10μm以下であり、好ましいアスペクト比は0.5以上20以下である。針状金属酸化物の先端の形状を2次曲線(y=ax2+bx+c)で近似し、1/(2a)の式で近似して求めた先端の曲率の平均値は10μm以下が好ましく、さらに好ましくは1μm以下であり、最も好ましくは0.1μm以下である。

本発明の製造方法及び製造装置によれば、針状金属酸化物を広い面積に安定して成長させることができ、該針状金属酸化物を電子放出用の冷陰極素子などとして用いるための素子製造が容易になり、平面蛍光発光体による照明器具や、フィールドエミッションディスプレイなどの平面表示素子への応用が可能となる。

本発明の製造方法に用いられる金属化合物の金属とは、元素の周期律表において、水素を除く1族、2族、ホウ素を除く13族、炭素を除く14族、窒素とリンと砒素を除く15族、Po及び3〜12族にそれぞれ属する金属或いは半金属である。具体的には、例えば、Li、Na、K、Rb、Cs、Be、Mg、Ca、Sr、Ba、Al、Ga、In、Tl、Si、Ge、Sn、Pb、Sb、Bi、Po、Sc、Y、La、Th、Ce、Pr、Nd、Pm、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、Lu、Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Mn、Tc、Re、Fe、Ru、Os、Co、Rh、Ir、Ni、Pd、Pt、Cu、Ag、Au、Zn、Cd、Hg等であり、これらの中でも、好ましくはLi、Na、K、Rb、Cs、Be、Mg、Ca、Sr、Ba、Al、Ga、In、Tl、Si、Ge、Sn、Pb、Sb、Bi、Sc、Y、La、Ce、Th、Ti、Zr、V、Nb、Ta、Cr、Mo、W、Mn、Re、Fe、Ru、Os、Co、Rh、Ir、Ni、Pd、Pt、Cu、Ag、Au、Zn、Cd、Hgであり、さらに好ましくは、Li、K、Mg、Ca、Sr、Ba、Al、In、Si、Sn、Pb、Th、Y、Ce、Ti、Zr、V、Nb、Ta、Cr、Mo、W、Mn、Fe、Co、Ni、Pd、Pt、Cu、Ag、Zn、Cdである。

上記金属種中、特に好ましい金属はZn、Si、Al、Sn、Ti、Zr、Mnであり、最も好ましいのはZnである。これらの金属は単独でも二種以上を組み合わせても使用することもできる。二種以上を組み合わせた場合に得られる金属酸化物は、例えば、MgO、Al2O3、In2O3、SiO2、SnO2、TiO2、ZnO、チタン酸バリウム、SrTiO3、LiNiO3、PZT〔Pb(ZrxTi1−x)O3〕、YBCO(YBaCu3O7−x)、YSZ(イットリア安定化ジルコニア)、YAG(Y3Al5O12或いは3Y2O3・5Al2O3)、ITO(In2O3/SnO2)等が挙げられる。

また、アルカリ金属と他の金属を組み合わせて使用することもできる。例えば、Ta、Nbとアルカリ金属等を組み合わせてKTaO3や、NbLiO3のような複合酸化物を形成させて、金属酸化物とすることができる。本発明で得られる金属酸化物は、基本的には結晶質、非晶質を問わないが、結晶質であることがより好ましい。

本発明による構造体を冷陰極素子として用いる場合には、金属酸化物が導電性を有することが好ましく、そのような金属酸化物として、ZnO中にAl2O3を少量ドープしたものを挙げることができる。また、本発明による構造体を冷陰極素子として用いる場合のさらに好ましい構造としては、当該構造体の針状金属酸化物の少なくとも先端部が電子親和力の低い易電子放出性材料によって被覆された構造が挙げられる。
