[Industrial applications]
The present invention relates to an image sensor in which a solid-state imaging device is used as a pixel unit and a microlens is provided on a light receiving unit of each pixel on a chip.
[0002]
[Prior art]
In general, in an image sensor having an amplification type solid-state imaging device as a pixel, a photodiode and transistors for light detection control, amplification, and pixel selection are formed in each pixel by a CMOS process. As a result, the area of the photodiode is reduced, and the effective light receiving area is reduced, thereby lowering the sensitivity and the SN ratio.
[0003]
For this reason, conventionally, a microlens is provided on-chip on a light receiving unit on which each photodiode is formed in an image sensor having a solid-state imaging device as a pixel, so as to increase the amount of light incident on the photodiode. (See JP-A-8-316448 and JP-A-2000-307090).
[0004]
In addition, there is a conventional image sensor having a solid-state image sensor as a pixel, in which a light-shielded pixel for optical black is provided in order to obtain a reference signal.
[0005]
FIG. 5 shows a partial configuration of an image sensor having pixels as solid-state imaging elements, in which pixels for light reception and light-shielded pixels for optical black are arranged side by side.
[0006]
Here, an optical sensor circuit (see FIG. 1) in which each pixel includes a photodiode PD, a light detection control transistor Q1, an amplification transistor Q2, and a pixel selection transistor Q3 is formed by a CMOS process. Then, light passing through a microlens L provided on-chip is directly radiated onto the light receiving portion of the light receiving pixel 1 where the photodiode PD is formed, and the micro lens corresponding to the adjacent light blocking pixel 2 The light blocking layer 3 is provided so that light passing through L is blocked. Reference numeral 4 in the drawing indicates a transparent layer.
[0007]
The light-shielding layer 3 is usually formed of a thin film of aluminum Al, but a thin film of a high melting point material such as tungsten W, molybdenum Mo, titanium Ti, or the like, which has a larger light-shielding effect than Al, or a compound thereof is formed. Sometimes.
[0008]
However, since the light blocking layer 3 is made of a thin film, the light passing through the microlens L is not completely blocked, and the light passing therethrough is slightly reduced by the photodiode PD of the light blocking pixel 2. Will be received.
[0009]
In particular, in a image sensor in which an optical sensor circuit having a logarithmic output characteristic having a large dynamic range is used for a pixel, the light-shielding pixel is required to have a light-shielding performance higher than the dynamic range.
[0010]
[Problems to be solved by the invention]
The problem to be solved is that the solid-state image sensor is a pixel unit, and the image sensor is provided with light receiving pixels and light blocking pixels for optical black. When provided by a chip, the light condensed by the microlens provided on the light-shielded pixel is slightly received through the light-shielding layer and received by the photodiode PD of the light pixel 2, and the output sensitivity in darkness is reduced. It will be reduced.
[0011]
[Means for Solving the Problems]
The present invention provides an image sensor in which a solid-state imaging device is provided in pixel units and pixels for light reception and light blocking pixels for optical black are provided, and a microlens is provided on each light reception pixel on-chip. In order to increase the light collection rate and minimize the amount of light passing through the shading layer in the shading pixel, and increase the output sensitivity, provide a microlens only on the light receiving part of the light receiving pixel other than the shading pixel. I have to.
[0012]
【Example】
FIG. 1 shows a basic configuration of a photosensor circuit serving as a pixel unit in the image sensor of the present invention.
[0013]
The optical sensor circuit includes a photodiode PD as a photoelectric conversion element that generates a sensor current corresponding to the amount of incident light Ls at the time of light detection, and a sensor current flowing through the photodiode PD is weakly utilizing characteristics of a sub-threshold region. It is composed of a transistor Q1 that converts a voltage signal Vpd into a voltage signal Vpd in an inverted state, a transistor Q2 that amplifies the converted voltage signal Vpd, and a transistor Q3 that outputs a sensor signal So at the pulse timing of the read signal Vs. In addition, the detection of the optical signal can be performed with high sensitivity by expanding the dynamic range. Then, prior to the light detection, the drain voltage VD of the transistor Q1 is set lower than the steady value for a predetermined time, and the residual charge accumulated in the parasitic capacitance C of the photodiode PD is discharged and initialized to thereby initialize the sensor. Even if a sudden change occurs in the current, a voltage signal Vpd corresponding to the amount of incident light Ls at that time is immediately obtained so that an afterimage does not occur even when the amount of incident light is small. This optical sensor circuit itself is known.
[0014]
FIG. 2 shows a time chart of signals of each part in the optical sensor circuit. Here, t1 indicates the initialization timing, t2 indicates the output timing of the sensor signal So, and T indicates the charge accumulation period in the parasitic capacitance C at the time of light detection.
[0015]
FIG. 3 shows output characteristics of the sensor signal So with respect to a sensor current according to the amount of incident light in the optical sensor circuit. It shows a logarithmic output characteristic when the sensor current flowing through the photodiode PD is large, and exhibits a substantially linear non-logarithmic output characteristic when a small sensor current causes a response delay in charging the parasitic capacitance C. In the drawing, WA indicates a non-logarithmic response area, and WB indicates a logarithmic response area.
[0016]
As shown in FIG. 4, such an optical sensor circuit is configured as a solid-state imaging device by a CMOS process as a pixel unit. Here, a partial configuration in which a light receiving pixel 1 and an optical black light blocking pixel 2 shielded by a light blocking layer 3 are arranged side by side is shown.
[0017]
In the present invention, as shown in FIGS. 6 and 7, the light receiving pixel 1 (11, 12) and the optical black light shielding pixel 2 (21, 22, 23) covered by the light shielding layer 3 are provided. In this arrangement, a microlens L is provided on-chip only on each light-receiving pixel 1, and no microlens is provided on the light-shielded pixel 2. FIG. 7 simply shows only the photodiode PD portion in each pixel.
[0018]
According to such a configuration, since the light blocking layer 3 is formed of a thin film, a small amount of light is received by the photodiode PD of each light blocking pixel 2 through the light blocking layer 3.
[0019]
In this case, as shown in FIG. 5, the amount of light received by the light-shielded pixel 2 is reduced to a fraction of that in the case where the microlens L is provided on the light-shielded pixel 2. At this time, if the condensing rate of the microlens L is twice, it means that the amount of light received by the light-shielded pixel 2 without the microlens L is reduced to ((3 dB).
[0020]
FIG. 8 shows an output characteristic A with respect to a sensor current corresponding to the amount of incident light on the light receiving pixel 1 when the light condensing rate of the micro lens L is set to 5 times, and an output of the light blocking pixel 2 when the micro lens L is provided. A characteristic B and an output characteristic C of the light-shielded pixel 2 when the microlens L is not provided are shown.
[0021]
According to this, the output characteristic C of the light-shielded pixel 2 when the micro-lens L is not provided is about five times as large as the output characteristic B of the light-shielded pixel 2 when the micro-lens L is provided. You can get the same output.
[0022]
FIG. 9 shows another embodiment of the image sensor according to the present invention.
[0023]
Here, a dummy is placed on the light-shielding pixel 21 in contact with the light-receiving pixel 12 so that the shape of the microlens L provided on the light-receiving pixel 12 adjacent to the light-shielding pixel 21 is not deformed. Is provided.
[0024]
As described above, by providing the dummy microlenses L, the continuity when the microlenses L are provided on the light receiving pixels 1 arranged in the X direction and the Y direction depends on the presence of the light blocking pixels 2. Even if the interruption occurs, the micro lens L provided on the light receiving pixel 1 is not deformed. Therefore, a uniform amount of received light can be obtained in each of the light receiving pixels 1.
[0025]
This dummy microlens L is not limited to the light-shielding pixel 2 adjacent to the light-receiving pixel 1 but may be provided on a plurality of light-shielding pixels 2 connected to the adjacent light-shielding pixel 21. .
[0026]
FIG. 10 shows an example of a process when the microlens L is formed on-chip.
[0027]
Here, as the first step (a), the lens forming layer 5 is formed by vapor deposition or the like. Next, as a second step (b), a resist pattern 6 is formed on the lens forming layer 5 in accordance with the location where the microlens is formed, and then, as a third step (c), it is unnecessary by dry etching. Then, the lens forming layer 5 at an appropriate location is removed. Next, as a fourth step (d), the resist is removed, and as a fifth step (e), the microlenses L are formed by heat treatment.
[0028]
Alternatively, a microlens can be formed by applying a photosensitive resist (or polyimide) to form a lens forming layer, performing predetermined patterning by exposure, etching, and then heat-treating.
[0029]
【The invention's effect】
As described above, the present invention provides an image sensor in which a solid-state imaging device is provided in pixel units and a light receiving pixel and an optical black light blocking pixel are provided, and a light receiving portion of the light receiving pixel other than the light blocking pixel is provided. A micro lens is provided on the top, and a micro lens is provided on each light receiving pixel on chip to increase the light collection rate and minimize the amount of light passing through the light blocking layer in the light blocking pixel. This has the advantage that the output sensitivity can be effectively increased.
