本発明は、光情報処理用の光源、光通信の信号源、あるいはファイバアンプの励起光源として用いられる半導体レーザ素子に関する。

【従来の技術】
半導体レーザ素子は、光情報処理、光通信、ファイバアンプ等、多岐にわたる用途に用いられている。この半導体レーザ素子は、注入電流が所定のしきい値電流を越えた場合に損失と利得とが一致する発振条件を満足し、レーザ発振を生じ、レーザ光が照射される。

従来、半導体レーザ素子における注入電流の温度変化についての研究が知られている(Michael Choy et. al., ”High temperature and isolator−free 1310nmphotonic integrated surface emitter operating at 2.5 Gb/s over 15km transmission”, Optical Fiber Communication Conference and Exhibit (OFC20002), Anaheim, California, U.S.A., No. ThGG77, pp719−721, March 2002)。上記研究によれば、半導体レーザのしきい値電流Ithは、下記式(1)

で表されるように温度上昇に伴って変化する。ここで、Tは活性層の温度(K)であり、T0は温度依存性の目安となる特性温度であり、通常、45〜60Kとされている。このため、図15に示すように、周囲温度が0℃(273.15K)から85℃まで昇温されるに従って、しきい値電流Ithは約12mAから約30mA程度まで増加している。これは温度上昇に伴って発光効率が低下することに起因する現象である。

なお、従来、波長の増加とともに減少する損失を有し、最大動作温度に対応するレーザ光波長を中心とするピーク反射率を有する半導体レーザ素子がある(例えば、特許文献1参照)。また、端面において波長と共に大きくなる反射率を有する半導体レーザがある(例えば、特許文献2参照)。

【発明が解決しようとする課題】
半導体レーザ素子には、上述の通り、周囲温度が上昇するに伴ってしきい値電流が大幅に増加するという問題がある。そのため、従来はペルティエ素子等によって冷却を行っていたが、高価なために半導体レーザ素子を含めた全体のコストアップが避けられなかった。

そこで、本発明の目的は、周囲温度が上昇した場合にもしきい値電流の温度変化を抑制できる半導体レーザ素子を提供することである。

【課題を解決するための手段】
本発明に係る半導体レーザ素子は、活性層と、前記活性層を挟む2つのクラッド層とを含む積層構造体と、
前記活性層及び前記クラッド層に平行に発振されるレーザ光の光軸方向について前記積層構造体の相対する2つの端面部のうち、少なくとも一方の端面部に光軸方向を法線方向として積層された多層反射膜と
を備えた半導体レーザ素子であって、
前記多層反射膜は、前記積層構造体の実効屈折率の平方根より大きい屈折率を有する第1反射膜と、前記実効屈折率の平方根より小さい屈折率を有する第2反射膜とのそれぞれ一層以上が積層されて構成されており、
前記多層反射膜は、前記半導体レーザ素子の25℃での発振波長より10nm以上短い波長において反射率の極小値を有し、前記極小値の波長から前記発振波長までの波長範囲において、前記多層反射膜の反射率は波長の増大に依存して増加することを特徴とする。

【発明の実施の形態】
本発明の実施の形態に係る半導体レーザ素子について、添付図面を用いて説明する。なお、図面において実質的に同一の部材には同一の符号を付している。

実施の形態1.
本発明の実施の形態1に係る半導体レーザ素子について、図1から図5を用いて説明する。図1は、レーザ光の光軸方向をz軸方向とした場合において、半導体レーザ素子の光軸方向に垂直なx−y面の断面構造を示す断面図である。この半導体レーザ素子20は、リッジ導波路型半導体レーザ素子であって、量子井戸活性層6a、6bと、該活性層6a、6bを挟む2枚のクラッド層3、10とからなる導波層を備えた積層構造体を有する。この積層構造体は、積層方向について、順に、n側電極1、n−GaAs基板2、n−AlGaAsクラッド層3、n側アンドープAlGaAsガイド層4、n側アンドープGaAsガイド層5、アンドープInGaAs量子井戸活性層6a、アンドープGaAsバリア層7、アンドープInGaAs量子井戸活性層6b、p側アンドープGaAsガイド層8、p側アンドープAlGaAsガイド層9、p−AlGaAsクラッド層10、p−GaAsキャップ層11、Si3N4絶縁層12及びp側電極13が順に積層されている。さらに、絶縁層12には、凸部形状のリッジ領域15の頂部で開口が設けられ、キャップ層11とp側電極13とが電気的に接続されている。また、p側電極13には金線14が接続され、外部との電気的接続が行われる。このようにSi3N4絶縁層12に開口を設けることによって電流を閉じ込めることができる。

さらに、この半導体レーザ素子20では、リッジ領域15が光軸方向に延在して設けられており、該リッジ領域15を挟んで2列の低屈折率領域16が光軸方向に延在して設けられている。さらに、該リッジ領域15と2列の低屈折率領域16とを挟んで2列の高屈折率領域17が光軸方向に延在して設けられている。この半導体レーザ素子20は、リッジ領域15の外側に低屈折率領域16を設けているので、リッジ領域15にレーザ光を効率的に閉じ込めることができる。

また、図2は、この半導体レーザ素子20の上記積層構造体の端面部に設けられた多層反射膜30の構造を示す断面図である。この半導体レーザ素子20では、2枚の上下クラッド層及び該クラッド層に挟まれた活性層とを含む導波層(実効屈折率nc=3.37)の端面に光軸方向のz軸を法線方向として多層反射層が積層されている。この多層反射層30は、導波層の端面から、酸化タンタルTa2O5の第1層膜21(屈折率n1=2.057、層厚d1=69.16nm)、アルミナAl2O3の第2層膜22(屈折率n2=1.62、層厚d2=83.56nm)が順に積層された2層反射膜30で構成されている。2層反射膜30のそれぞれの膜厚を上記のように設定することにより、2層反射膜30の反射率が極小値を示す波長を950nmに設定することができる。室温25℃における発振波長が980nmである場合、発振波長の温度係数が最大でも0.4℃であるので、通常使用される下限温度の0℃では、発振波長はおよそ室温25℃の場合より10nm程度短波長側にシフトする。そこで、上記のように2層反射膜の反射率の極小値を、25℃の場合の発振波長より10nm以上の短波長側にあらかじめ設定しておく。これにより、通常使用される0℃から85℃の温度範囲において、発振波長は、2層反射膜の反射率が波長と共に増加する領域内にある。後述するように、反射膜の反射率が波長に依存して大きくなる場合には損失も波長に依存して変化する。発振は利得と損失が釣り合う波長で起こる。周囲温度が高温となって利得ピーク波長が長波長側にシフトした場合には損失は減少し、少ない注入電流で発振に至るようになる。通常、上述の通り、しきい値電流は温度上昇に伴って大きくなるが、これを相殺するように、周囲温度が変化してもしきい値電流の変化を抑制することができる。

なお、多層反射膜は、上記アルミナ、酸化タンタルに限定されない。また、25℃での発振波長をファイバアンプ用の980nmの場合について説明したが、これに限定されない。

この半導体レーザ素子20では、導波層の等価屈折率nc=3.37、第1層膜が酸化タンタル(n1=2.057)、第2層膜がアルミナ(n2=1.62)である。そこで、上記式(6a)、(6b)を用いて、反射率の極小値が、25℃での発振波長980nmより10nm以上短波長側の950nmとなる条件を求める。この場合、第1層膜21の膜厚d1=69.16nm、第2層膜の膜厚d2=83.56nmとが得られる。図3は、この2層反射膜30の反射率の波長依存性を示すグラフである。グラフの横軸は波長であり、縦軸は反射率である。このグラフに示すように、2層反射膜30の反射率は、950nmで極小値を示し、それより長波長側で単調増加する。単層膜では最適な反射率が得られない場合にも上記のように多層膜を積層することによって所望の反射率の条件を満足することができる。

図4及び図5は、半導体レーザ素子の損失と利得との関係を示すグラフである。グラフの横軸は波長、縦軸は損失又は利得の大きさである。また、各図には低温(実線)及び高温(点線)のそれぞれの場合の利得について示している。この損失と波長との関係について説明する。半導体レーザ素子における単位長さ当りの全損失αtは、内部損失αinと反射損失(ミラー損失:reflection loss)とを用いて下記式(7)のように表すことができる。

ここで、Lは共振器長(1500μm)、Rfは前端面反射率、Rrは後端面反射率である。また、裏面反射率Rrは98%で波長に依存しないものとし、内部損失αinは0とする。なお、共振器長Lは上記1500μmに限られない。また、裏面反射率Rrは98%に限定されず、内部損失αinも0に限定されない。

半導体レーザ素子は、低温では短波長側で利得と損失が釣り合うが、温度が上昇すると半導体レーザ素子の活性層におけるバンドギャップが収縮するため、長波長側で利得と損失とが釣り合うようになる。例えば、端面反射率Rf、Rtが波長に依存しない場合には、全損失αtも波長に依存せず、図4に示すように、周囲温度が高温となって利得ピーク波長がλlからλhへ長波長側にシフトした場合にも損失は変化しない。一方、端面反射率Rf、Rtが波長に依存して大きくなる場合には全損失αtも波長に依存して変化する。そこで、図5に示すように、周囲温度が高温となって利得ピーク波長が長波長側にシフトした場合には損失は減少し、少ない注入電流で発振に至るようになり、周囲温度が変化してもしきい値電流の変化を抑制することができる。

実施の形態2.
本発明の実施の形態2に係る半導体レーザ素子について、図6及び7を用いて説明する。図6は、この半導体レーザ素子20の端面部に設けられた多層反射膜30の構造を示す断面図である。この半導体レーザ素子20は、実施の形態1に係る半導体レーザ素子と比較すると、端面部における反射膜が酸化タンタルとアルミナの2層膜を2段重ねられた4層反射膜40で構成されている点で相違する。この4層反射膜40は、2枚の上下クラッド層及び該クラッド層3、10に挟まれた活性層6a、6bとを含む導波層(実効屈折率nc=3.37)の端面に、酸化タンタルTa2O5の第1層膜21(屈折率n1=2.057、層厚Ad1)、アルミナの第2層膜22(屈折率n2=1.62、層厚Ad2)、酸化タンタルの第3層膜23(屈折率n1=2.057、層厚Bd1)、アルミナAl2O3の第4層膜24(屈折率n2=1.62、層厚Bd2)が順に積層されている。また、この4層反射膜40は屈折率1.0の自由空間45と接している。ここで、A、Bはパラメータであり、A=1.2、B=0.8とし、d1=61.85nm、d2=169.47nmとしている。そこで、第1層膜21から第4層膜24にわたる膜厚は、順に、74.22nm/203.36nm/49.48nm/135.58nmである。4層反射膜40のそれぞれの膜厚を上記のように設定することにより、4層反射膜40の反射率が極小値を示す波長を950nmに設定することができる。これにより、通常使用される0℃から85℃の温度範囲において、発振波長は、4層反射膜40の反射率が波長と共に増加する領域内にある。前述の通り、反射膜の反射率が波長に依存して大きくなる場合には損失も波長に依存して変化する。周囲温度が高温となって利得ピーク波長が長波長側にシフトした場合には損失は減少し、少ない注入電流で発振に至るようになる。そこで、周囲温度が変化してもしきい値電流の変化を抑制することができる。

実施の形態3.
本発明の実施の形態1に係る半導体レーザ素子について、図8から10を用いて説明する。図8は、この半導体レーザ素子20の端面部に設けられた多層反射膜50の構造を示す断面図である。この半導体レーザ素子は、実施の形態1及び2に係る半導体レーザ素子と比較すると、端面部における多層反射膜がアルミナと酸化タンタルとの2層膜が3段重ねられ、さらにその上に積層された最外層のアルミナ膜との7層反射膜50で構成されている点で相違する。単層膜では最適な反射膜が得られない場合にも多層膜とすることによって最適な反射率とすることができる。また、一対の2層膜の組み合わせを交互に積層することによって、反射率の算出が可能となり、パラメータを用いることで所望の反射率の波長依存性を設計することができる。

この半導体レーザ素子20の端面部に設けられた反射膜50の積層構造について図8を用いて説明する。反射膜50は、2枚の上下クラッド層3、10及び該クラッド層に挟まれた活性層6a、6bとを含む導波層(実効屈折率nc=3.37)の端面の上に、アルミナAl2O3の第1層膜31(屈折率n1=1.62、層厚Ad1)、酸化タンタルTa2O5の第2層膜32(屈折率n2=2.057、層厚Ad2)、アルミナの第3層膜33(屈折率n1=1.62、層厚Bd1)、酸化タンタルの第4層膜34(屈折率n2=2.057、層厚Bd2)、アルミナの第5層膜35(屈折率n1=1.62、層厚Cd1)、酸化タンタルの第6層膜36(屈折率n2=2.057、層厚Cd2)、アルミナの第7層膜37(屈折率n1=1.62、層厚Dd1)が順に積層されている。この7層反射膜50は、屈折率1.0の自由空間と接している。ここで、O、A、B、Cはパラメータであり、A=0.8、B=2.0、C=2.0、D=2.0とした場合、第1層膜31から第7層膜37のそれぞれの膜厚は、順に、51.92nm/62.19nm/129.80nm/155.49nm/155.49nm/129.80nmである。なお、この場合、アルミナ及び酸化タンタルの各層の位相変化φ1及びφ2をそれぞれφ1=0.695388、φ2=1.05768とする。7層反射膜50のそれぞれの膜厚を上記のように設定することにより、7層反射膜50の反射率が極小値を示す波長を950nmに設定することができる。これにより、通常使用される0℃から85℃の温度範囲において、発振波長は、7層反射膜50の反射率が波長と共に増加する領域内にある。前述の通り、反射膜の反射率が波長に依存して大きくなる場合には損失も波長に依存して変化する。周囲温度が高温となって利得ピーク波長が長波長側にシフトした場合には損失は減少し、少ない注入電流で発振に至るようになる。そこで、周囲温度が変化してもしきい値電流の変化を抑制することができる。

本発明の実施の形態4に係る半導体レーザ素子について、図11を用いて説明する。図11は、この半導体レーザ素子の端面部に設けられた反射反射膜の波長依存性を示すグラフである。この半導体レーザ素子は、実施の形態3に係る半導体レーザ素子と比較すると、端面部に設けられた反射膜がアルミナと酸化タンタルの層が交互に積層された7層反射膜である点で同じである。一方、7層反射膜のそれぞれの膜厚について相違する。多層反射膜の各膜の膜厚を種々変化させることにより、反射膜全体の反射率の波長依存性を変化させ、反射率が極小値をとる波長を所定波長に設定することができる。それにより、波長の増加に対応して損失が減少する波長範囲を所望の発振波長を含むように設定することができる。

本発明の実施の形態5に係る半導体レーザ素子について、図12から図14を用いて説明する。図12は、この半導体レーザ素子の端面部における多層反射膜60の構造を示す断面図である。この半導体レーザ素子20は、実施の形態1から4に係る半導体レーザ素子と比較すると、端面部の多層反射膜が1層のアルミナ膜31の上に、酸化タンタルとアルミナとの2層膜を4段重ねた9層反射膜60で構成されている点で相違する。具体的には、この9層反射膜60は、活性層6a、6bと該活性層を挟む2枚のクラッド層3、10とを含む導波層(実効屈折率n=3.37)の端面に、アルミナAl2O3の第1層膜31(屈折率n2=1.62、層厚Od2)、酸化タンタルTa2O5の第2層膜32(屈折率n1=2.057、層厚Ad1)、アルミナの第3層膜33(屈折率n2=1.62、層厚Ad2)、酸化タンタルの第4層膜34(屈折率n1=2.057、層厚Bd1)、アルミナの第5層膜35(屈折率n2=1.62、層厚Bd2)、酸化タンタルの第6層膜36(屈折率n1=2.057、層厚Cd1)、アルミナの第7層膜37(屈折率n2=1.62、層厚Cd2)、酸化タンタルの第8層膜38(屈折率n1=2.057、層厚Dd1)、アルミナの第9層膜39(屈折率n2=1.62、層厚Dd2)が順に積層されている。また、該9層反射膜60は、屈折率が1.0の自由空間45に接している。この自由空間45は、空気又は窒素等の気体が充満していてもよい。なお、O、A、B、Cはパラメータである。ここでは、各パラメータをO=0.58、A=2.0、B=2.0、C=2.0、D=2.0と設定している。反射膜の各膜の膜厚は、第1層膜31から第9層膜39にわたって順に55.13nm/54.39nm/190.11nm/54.39nm/190.11nm/54.39nm/190.11nm/54.39nm/190.11nmである。各膜の膜厚を上記のように設定することによって、多層反射膜60の反射率が920nmで極小値を持つように設定することができる。これにより、通常使用される0℃から85℃の温度範囲において、発振波長は、9層反射膜60の反射率が波長と共に増加する領域内にある。前述の通り、反射膜の反射率が波長に依存して大きくなる場合には損失も波長に依存して変化する。周囲温度が高温となって利得ピーク波長が長波長側にシフトした場合には、損失は減少し、少ない注入電流で発振に至るようになる。そこで、周囲温度が変化してもしきい値電流の変化を抑制することができる。

【発明の効果】
本発明に係る半導体レーザ素子によれば、端面部に波長の増加に応じて反射率が増加する反射膜を設けているので、反射損失が波長に依存して小さくなる。このため、全損失も波長に依存して小さくなる。一方、高温になるにつれて長波長側で利得と損失が釣り合うようになる。そこで、周囲温度が高温になった場合でも少ない注入電流で発振に至るため、周囲温度が変化した場合でもしきい値電流の変化を小さくすることができる。
