本発明は、薄膜センサの製造方法に関する。

【従来の技術】
従来の薄膜センサに関する技術は、特許文献1に例示される。

特許文献1における薄膜センサは、(1)銅、マンガン、ニッケルの各々を含む合金、(2)クロム、金の合金のいずれかにより構成される。(1)のとき、銅の組成は87.4〜87.8wt%、マンガンの組成は8.75〜9.6wt%、ニッケルの組成は3.0〜3.45wt%である。(2)のとき、銅の組成は3.0〜4.4wt%であり、縦方向のゲージ率、横方向のゲージ率は各々、±0.3である。(1)、(2)において、任意の直交軸に対して一方向の長さと幅の比は、他方向の長さと幅の比と等しく、また、被測定対象物とセンサとの間に形成される絶縁膜は窒化物である。特許文献1に例示される薄膜センサの特性として、温度に対する抵抗率変化を、特許文献1の図1、図2、図6の各々に示す。

従来の薄膜センサの製造方法に関する技術は、特許文献2に例示される。

特許文献2における薄膜センサの製造方法は、被測定物に複数の絶縁薄膜層を積層して絶縁薄膜を形成し、該絶縁薄膜にセンサ膜を取り付けることによって、前記被測定物へ作用する応力や温度等の物理変化量を製造する方法(図1に示される)である。この製造方法は、形成された絶縁薄膜層(以下、「形成絶縁薄膜層」と記す)に対して更に絶縁薄膜層を積層する(以下、積層される絶縁薄膜層を「積層絶縁薄膜層」と記す)前に、形成絶縁薄膜層の表面を研磨する研磨工程を備えている。また、この製造方法は、研磨工程の後に、形成絶縁薄膜層を洗浄する洗浄工程を備えている。研磨工程においては、ダイヤモンド研磨剤を用いた研磨が行われる。この製造方法を用いて製造された薄膜センサは、特許文献2の図2に示される。

薄膜センサは、図8に示されるような基板11(軸受等)上の特定部分10Bに備えられ、絶縁膜、センサ膜、保護膜から構成され、基板11上の温度、歪み(凹凸等)、圧力等を測定するために用いられる。実際の測定においては、薄膜センサのセンサ膜の形成される、特定部位10Baと特定部位10Bbとの間の電位差(抵抗変化)を検出することで、温度、圧力、歪み(凹凸)等の物理量の変化が検出される。この薄膜センサの製造工程(各々の膜の生成、及び積層)には、基板表面の粗さ(局所的なピンホールの形成、及び異物の付着等が原因となる)を極力少なくするための仕上げ工程、及び基板表面に付着した不純物を除去するための洗浄工程が含まれる。仕上げ工程は、基板が軸受鋼等の硬い材料であるとき、基板が軟らかい材料であるときのいずれにおいても必要である。また、基板表面に焼き入れ等の表面処理が施されているとき(薄い表面処理層が形成されていることがある)においても、仕上げ工程は必要となる。

パターニング工程は、基板が平面であるときには化学物質等を用いたエッチング処理によって行われることが多い。しかし、基板が凹凸面、曲面、歯車の歯面、転がり軸受等、平面形状以外の複雑な形状(以下、これらを総称するときには、「複雑形状」と記す)を含むときにおいては、このエッチング処理が困難であることが多い。従って、所定の厚さを有するSUS等を用いて基板11の表面をマスキングし、そのマスキングされた基板11の上部から各々の膜の材料(以下、「膜材料」と記す)をスパッタリングによって被覆する処理(以下、「スパッタリング処理」と記す)が行われる。

【発明の実施の形態】
添付図面を参照して、本発明の薄膜センサ製造方法に係る実施の形態について説明する。本発明の薄膜センサ製造方法を用いて製造される薄膜センサには、図1〜図4に示されるように、薄膜センサ10−1、10−2、20、30が含まれる。

図1に薄膜センサ10−1、図2に薄膜センサ10−2を示す(いずれも基板11上に形成されている)。薄膜センサ10−1、10−2は、絶縁膜13、センサ膜14、保護膜15の各々を含んでおり、基板11表面の粗さの原因である複雑形状(平面形状以外の形状であり、凹凸形状、又は歯型面等)を有する基板11上に金属膜12を介して形成される。図1に示される基板11は、軸受鋼等の硬い材料で構成される。図2に示される基板11は、焼き入れ等の表面処理が施されて薄い表面処理層11Aが形成されている材料で構成される。図3に、薄膜センサ20(基板11上に形成されている)を示す。薄膜センサ20は、薄膜センサ10−1、10−2と同様に絶縁膜13、センサ膜14、保護膜15の各々を含んでおり、不純物や突起等によって形成されたピンホール10BB(基板11上の凹凸形状に含まれる凹部のうち、他の凹部と比較して大きい部分)を有する基板11上に形成される。図4に、表面11Cが複雑形状の基板11上に形成されている薄膜センサ30を示す。薄膜センサ30は、表面11cが複雑形状部を有する基板11(図4の例では上に凸の曲面)上に形成されている。薄膜センサ30は、薄膜センサ10−1、10−2、20と同様に絶縁膜13、センサ膜14、保護膜15の各々を含んでいる。図1〜図4において、絶縁膜13、保護膜15の各々はSiO2、Al2O3の少なくともいずれかを含む化合物等で構成され、センサ膜14は、マンガニン(Cu:80%以上、Mn:12〜18%、Ni:1.5〜4%)等で構成される。

薄膜センサ10−1、10−2における金属膜12は、軟らかい金属等で構成され、また、その厚さは、基板11の表面上に存在する複雑形状を形成する部分(以下、「複雑形状部」と記す)が十分に被覆される程度に設定される(以下、基板11上に存在する複雑形状部分を被覆するのに必要な金属膜12の最小の厚さを、「最小厚さAA(図1、図2に示される)」と記す)。薄膜センサ10−1、10−2、20のいずれにおいても、絶縁膜13の厚さは、適正な設定値BB(BB=1〜2μm程度。以下、「設定値BB」と記す)に収められている。これは、絶縁膜13の厚さが設定値BB未満のときには、センサ膜14において流れる電流の基板11(又は、金属膜12)への透過が限度を超えてしまい、逆に絶縁膜13の厚さが設定値BBを超えるときには、設定値BB以下のときと比較して絶縁膜13が割れやすくなるためである。

金属膜12が基板11と絶縁膜13との間にコーティングされることで、硬い基板11上に形成される薄膜センサ10−1、基板11が表面処理層11Aを有する薄膜センサ10−2のいずれにおいても、部材(切削部材等)による粗さの除去を行うことなく、基板11表面が平滑化されている。一方、絶縁膜13の厚さが適正な値に収められていることから、薄膜センサ10−1、10−2、20のいずれにおいても、上記のような絶縁膜13の破損、及び電流の透過(絶縁不良)の問題は殆ど発生しない。従って、薄膜センサ10−1、10−2、20は、従来の薄膜センサと比較して、圧力、温度、歪み(凹凸)等(薄膜センサ10−1、10−2、20の材質により、いずれを検出するかが予め設定される)の検出能力の高いことが期待される。

ステップS1a、ステップS2aの処理により、従来に必要とされた基板11表面の平滑化の工程(仕上げ工程)を、切削部材等を用いて行う必要が無くなる。その結果、基板11が硬い材料であるとき、複雑形状を有するとき、及び表面処理層11Aを有するときにおいても、基板11表面の平滑化を確実に行うことが可能となる。

スパッタリングによって、絶縁膜13の材料を、絶縁膜13の厚さが設定値BBの範囲内になるように中間生成物B´´へ被覆することで、基板11上に金属膜12と絶縁膜13の各々が形成された、薄膜センサ10−1、10−2の中間生成物C´´を生成する(ステップS1c)。中間生成物C´´の表面を、マスキング材18を用いてマスキングし、マスキングされた中間生成物C´´に対してスパッタリングによってセンサ膜14の材料を被覆することで、基板11上に金属膜12、絶縁膜13、及びセンサ膜14の各々が形成された、薄膜センサ10−1、10−2の中間生成物D´´を生成する(ステップS1d)。中間生成物D´´の生成後、マスキング材18を取り外す。スパッタリングによって、保護膜15の材料を被覆することで、基板11上に金属膜12、絶縁膜13、センサ膜14、保護膜15の各々が形成された、薄膜センサ10−1、10−2を生成する(ステップS1e)。

ステップS1eの処理は、形成される保護膜15の厚さが1〜2μmになるように行われる。即ち、薄膜センサ10−1、10−2の厚さは、絶縁膜13の厚さ(1〜2μm)と、保護膜15の各々の厚さとを合計して、約3μm程度になるように調節される。薄膜センサ10−1、10−2の厚さを約3μm程度の薄い厚さに調節することで、例えば基板11が転がり軸受であり、その上に転動体が接触して運動を行うときであっても、その運動に対する抵抗の考慮は不要となる。
