Abstract
Description
【0001】

【0094】

[0003]
Conventionally, ferrite films have been homogenized and the reaction rate has been improved based on this technique (see, for example, Patent Document 2), and attempts have been made to form ferrite films on various solids by imparting surface activity to solid surfaces. (See, for example, Patent Document 3) and a method related to improving the formation speed of a ferrite film (see, for example,
[0004]
Any ferrite plating may be used as long as the solid to be formed into a film has resistance to the above-mentioned aqueous solution. Furthermore, since the reaction is carried out via an aqueous solution, a spinel type ferrite film can be formed at a relatively low temperature at a temperature between room temperature and the boiling point of the aqueous solution. Therefore, the limited range of the solid is smaller than that of other ferrite film forming techniques.
[0005]
As a method for improving magnetic properties, a method for improving soft magnetic properties by performing ferrite plating in a magnetic field has been proposed (for example, see Patent Document 7).

[Problems to be solved by the invention]
However, from the viewpoint of application to an inductance element, an impedance element, a magnetic head, a microwave element, a magnetostrictive element, and an electromagnetic interference suppressor in a high-frequency region, the soft magnetic properties are insufficient. There was a major problem with regard to application or application. To solve the problem, specifically, optimization of the chemical composition of the film and homogenization of the film are important points.
[0018]
Further, when a film having uniaxial anisotropy is used in, for example, an inductance element in the above-described application examples, for example, when a spiral coil is used, the magnetic flux density is locally generated inside the element due to the anisotropy of the magnetic film. There is a problem that a portion where the resistance is reduced occurs, and the inductance as a whole is lowered.
[0019]
Also, as described above, various improvements have been proposed for the improvement of the film formation rate, but are insufficient from the viewpoint of industrial productivity, and therefore, are not suitable for various electronic components. There was a major problem regarding the application or application.

BEST MODE FOR CARRYING OUT THE INVENTION
First, the present invention will be described in more detail.
[0050]
FIGS. 1A and 1B are schematic diagrams of a ferrite thin film according to the present invention. FIG. 1A shows a crystal grain constituting the film or a component similar thereto, and FIG. 1B shows a crystal grain constituting the film or a similar component. (C) shows the case where the crystal grains constituting the film or the components similar thereto are layered. As shown in FIG. 1A, in the ferrite thin film, crystal grains constituting a columnar film or components similar thereto are very uniformly distributed in the film. In the case of FIG. 1B, in the ferrite thin film, crystal grains constituting a granular film or components similar thereto are very uniformly distributed in the film. In the case of FIG. 1 (c), in the ferrite thin film, crystal grains constituting the layered film or components similar thereto are very uniformly distributed in the film.
[0051]
In the present invention, the components constituting the ferrite film, for example, a crystal grain or a ferrite thin film in which components similar thereto are regularly arranged, and the component is uniaxially anisotropic or multiaxially anisotropic And a very homogeneous ferrite thin film that is magnetically isotropic in the in-plane direction of the thin film as a whole is obtained, and the ferrite thin film contains Ni, Zn, Fe, O, and further contains Co. The inclusion improves the soft magnetic properties.
[0052]
Here, the amount of Co contained in the ferrite film according to the present invention is such that the molar ratio of Co / (Fe + Ni + Zn + Co) is 0/3 or more and 0.3 / 3 or less, and 0.01 / 3 to 0.1 /. About 3 is most preferable.
[0053]
Further, in the method for producing a ferrite film of the present invention, a step of bringing a reaction solution containing at least ferrous ion into contact with a substrate; a step of bringing an oxidizing solution containing at least an oxidizing agent into contact with the substrate; Removing from the substrate a residue that does not contribute to the formation of a ferrite film in the liquid, thereby increasing the production speed and increasing industrial productivity, and the components constituting the film are regularly arranged. As a result, a manufacturing method for obtaining a very homogeneous ferrite thin film which is magnetically isotropic in the film plane is obtained.
[0054]
Further, the present production method can also be obtained by bringing the reaction solution and the oxidizing solution into contact with the substrate surface in a rotating magnetic field in addition to the above steps.
[0055]
The reason why the present invention was obtained is considered as follows. A ferrite film formed by ferrite plating is formed by crystal growth from the solid surface as described above. At this time, the ferrite film is a ferrite thin film in which components having uniaxial anisotropy or polyaxial anisotropy (crystal grains or components similar thereto) are regularly arranged. Is considered to be magnetically isotropic because the crystal orientation giving the uniaxial anisotropy of the component is random or perpendicular to the film surface.
[0056]
In the present invention, the constituent elements only have to have multiaxial anisotropy. Further, in the present invention, when the component has uniaxial anisotropy, its easy axis direction may be perpendicular to the film surface. However, even if the component has uniaxial anisotropy and its easy axis is not perpendicular to the film surface, if its orientation can be randomly arranged, a magnetically isotropic film can be obtained as a whole film. Further, the components having uniaxial anisotropy and arranged randomly and the components having multiaxial anisotropy may be mixed.
[0057]
According to the present invention, for example, by contacting the reaction solution and the oxidizing solution with the substrate surface in a rotating magnetic field, the direction of the anisotropy of each of the components having a uniaxial or multiaxial anisotropy can be changed. It is considered that a film is induced randomly by the magnetic field and randomly oriented in the film surface, and a magnetically isotropic film is obtained in the film surface as a whole film.
[0058]
The details of the reason why the step of removing the reaction solution and the oxidizing solution in the present invention improves the generation rate of the ferrite plating film and forms a homogeneous columnar crystal have not been clarified. However, the step of removing the reaction solution and the oxidizing solution suppresses the formation of secondary ferrite fine particles other than on the solid surface, and uniformly removes FeOH on the solid surface. + Is considered to be adsorbed.
[0059]
As described above, for example, Patent Literature 7 discloses a method for improving soft magnetic properties by performing ferrite plating in a magnetic field, and
[0060]
However, although there is a description in the examples of the patent document that "plating solutions may be supplied separately", in each of the examples, a plurality of plating solutions are mixed before ferrite crystallization and then supplied to the substrate. Adopt a method to do. Therefore, the fine particles of ferrite formed secondarily on the surface other than the solid surface inhibit the growth of the crystal, and the FeOH adsorbed on the solid surface also + It is presumed that it is difficult to obtain a ferrite film which is an aggregate of homogeneous crystals due to the non-uniformity. Further, the applied magnetic field is unidirectional, which is different from the present invention.
[0061]
For example,
[0062]
For example, according to
[0063]
However,
[0064]
According to the study of the present inventors, the step of removing the reaction solution containing at least ferrous ions and the solution containing at least an oxidizing agent improves the generation rate of the ferrite plating film, and produces a uniform crystal. Is crucial and essential to
[0065]
In addition, the ferrite plating film according to the present invention can be used as an electromagnetic noise suppressor by forming it alone or on a support because of its excellent magnetic loss characteristics in a high frequency band. By directly forming a film on at least one surface of the above, it is possible to realize an electronic wiring substrate or a semiconductor integrated wafer also having an electromagnetic noise suppressor.

(Example 2)
The magnet of the apparatus as shown in FIGS. 2 and 3 was removed, and a film was formed under the same conditions as in Example 1 of the present invention. When the magnetization curve of the prepared ferrite film was measured, the magnetization curve was almost the same in any direction on the film surface when using either reaction solution A or reaction solution B. Thus, a ferrite thin film which was magnetically isotropic was obtained. The real part (μ ′) and the imaginary part (μ ″) of the magnetic permeability of the obtained film were measured, and the results in Table 2 below were obtained.

All of the films exhibited excellent soft magnetic properties, but the use of the reaction solution A resulted in a higher value of μ ′ and a higher value of μ ″ over a very wide frequency range. .
[0082]
(Comparative Example 1)
For comparison, a film was formed using the apparatus shown in FIGS. 4 and 5 under the same conditions as in Example 1 of the present invention. It was confirmed that a magnetic field of about 50 Oe was applied to the substrate surface. Thereafter, a black specular film was formed on the glass substrate taken out when the reaction solution A or B was used, and when the reaction solution A was used, Ni, Zn, Fe, Co, O, When the reaction solution B was used, it was confirmed that the ferrite was composed of Ni, Zn, Fe, and O. When the reaction solution A was used, the amount of Co contained in the ferrite film was 0.03 / 3 in terms of molar ratio of Co / (Fe + Ni + Zn + Co). Regardless of which reaction solution A or reaction solution B was used, the magnetization curve in the direction parallel to the direction of the magnetic field was in the shape of the easy magnetization direction. In addition, in the case of using either the reaction solution A or the reaction solution B, the magnetization curve in the direction perpendicular to the magnetic field draws a hysteresis loop in the hard magnetization direction, and has a uniaxial anisotropy having an easy magnetization direction in a specific direction. It was a ferrite film. However, the difference in the shape of the hysteresis loop between the hard magnetization direction and the easy magnetization direction was more remarkable in the film using the reaction solution A.

[0086]
In the embodiments of the present invention, the reaction solution and the oxidizing solution are removed by centrifugal force or the inclination of the substrate. However, if the reaction solution and the oxidizing solution can be uniformly removed, an inert gas or an oxygen-containing inert gas or an oxidizing solution may be removed. It may be performed by the fluidity provided by supplying an active gas or the like.
[0087]
Further, in Example 1 of the present invention, a rotating magnetic field was used as a means for randomizing the anisotropic direction of the constituents (crystal grains) of the film, but for example, the crystal orientation and the surface roughness of the substance used for the base were used. Other means such as optimization may be used.
