本発明は、高周波プラズマ発生装置に関し、特にプロセス処理条件が変化しても効率的にプラズマを発生させることができる高周波プラズマ発生方法と装置に関するものである。

【従来の技術】
半導体製造装置などにおいては、装置内にチャンバを設け、そのチャンバ内に反応性のガスを流し、高周波電力を与えてプラズマを発生させ、処理を行なうことが多い。その際、与えた高周波電力を効率良くプラズマ発生に利用するためには、高周波プラズマとのインピーダンス整合をとる必要がある。

また、高周波プラズマはプラズマ内の状態によって時々刻々変化するため、チャンバと高周波電源との間にインピーダンス整合機を介装し、インピーダンスの整合をとるようにしている。このインピーダンス整合機は、ある一定範囲であれば、自動的にプラズマとのインピーダンス整合をとることができるが、プロセス処理の条件によって整合のとれる範囲が異なる。

そのため、プロセス処理をスタートする際には、上記のようにインピーダンス整合のとれる位置からスタートしなければ整合がとれない。そこで、通常は、あるプラズマを利用したプロセス処理に対してインピーダンス整合がとれるように、プロセス技術者がプロセス処理条件の中にそのプロセス処理条件に対応してインピーダンス整合の開始位置を設定している。

ところが、チャンバでプロセス処理を繰り返し行なう場合、二回目以降のプロセス処理でインピーダンス整合がとれなくなる場合がある。例えば、一回のプロセス処理中に2種類の放電条件で処理するような場合に、図3に示すように、二回目のプロセス処理時に整合がとれなくなることがある。すなわち、図3において、各プロセス処理において放電条件A、Bで処理する際には、インピーダンス整合機によるそれぞれの整合範囲は決まっており、そのため一回目のプロセス処理終了後の整合位置が、2回目のプロセス処理における放電条件Aでの整合範囲から外れてしまい、2回目のプロセス処理のスタート時に整合がとれなくなることがある。

このような状況を防ぐため、現状では、図4に示すように、各プロセス処理を開始する前に、インピーダンス整合の開始位置をプリセットすることで、二回目以降のプロセス処理時にも整合がとれるようにしている。

【発明が解決しようとする課題】
しかしながら、同じプロセス処理条件であっても、処理を続けていると整合のとれる位置が徐々に変化して行き、そのうち当初のプリセット値では整合がとれなくなってしまうことがある。すなわち、図4の右端に示すように、プロセス処理を繰り返していると、チャンバ内部の状態が変化するため、放電条件を変化させなくても整合する位置が変化し、当初の固定されたプリセット値では整合範囲から外れてしまい、整合がとれなくなってしまうという問題があった。

また、整合がとれなくならないまでも、整合点とプリセット値がずれて行くに従って、放電が安定するまでに時間がかかるようになり、プロセス処理に対して悪影響が発生するという問題があった。

特に、最近の貴金属のドライエッチングなどでは、プラズマ発生部への反応生成物の付着が多く、直ぐにプリセット値が整合のとれる範囲から外れてしまうという問題があった。

本発明は、上記従来の問題点に鑑み、反応生成物などによって整合位置が変化しても効率良く整合をとることができる高周波プラズマ発生方法と装置を提供することを目的とする。

【課題を解決するための手段】
本発明の高周波プラズマ発生方法は、チャンバ内でプラズマ処理を行なった際に、インピーダンス整合機の整合値を各プロセス処理条件毎に記憶しておき、各プロセス処理のスタート時にそのプロセス処理条件の以前の整合値の記憶に基づいて整合値のプリセット値を設定するものである。

また、本発明の高周波プラズマ発生装置は、プラズマを発生させるチャンバと、高周波電源と、チャンバ内のプラズマと高周波電源との間のインピーダンスの整合をとるインピーダンス整合機とを備えた高周波プラズマ発生装置であって、プロセス処理条件毎にインピーダンス整合機の整合値を記憶しておく記憶部を設け、インピーダンス整合機の整合制御部を、各プロセス処理のスタート時の整合値のプリセット値をそのプロセス処理条件の以前の整合値の記憶に基づいて設定するように構成したものである。

このような構成にて、プロセス処理条件ごとに過去のインピーダンス整合機の整合値を記憶しておき、その整合値の変化に応じて次にプリセットする値を自動的に決定することで、チャンバ内部の変化によって整合範囲が変化しても、それに追随して効率良く整合をとることができる。

また、前回のプロセス処理時の整合値をプリセット値とすると、簡単にプリセット値を設定でき、前回以前からの整合値の変化のトレンドを計算しておき、前回の整合値にトレンドによる補正を加えてプリセット値とすると、高精度にプリセット値を設定できて、素早く正確に接合をとることができる。

【発明の実施の形態】
以下、本発明の高周波プラズマ発生装置の一実施形態について、図1、図2を参照して説明する。

図1において、1は、プラズマ2を発生させるチャンバ、3は高周波電源であり、チャンバ1と高周波電源3の間にインピーダンス整合機4が介装されている。インピーダンス整合機4は、コイル5とコンデンサ6、7を備えている。インピーダンスの整合に当たってはコイルとコンデンサの何れかまたは両方を可変にして調整するが、図1の例ではコンデンサ6、7を可変のものとしている。

本発明の高周波プラズマ発生方法と装置によれば、プラズマを発生するたびにインピーダンス整合機の整合値を記憶しておき、プロセス処理のスタート時に、以前に記憶された整合値に基づいてプロセス処理条件に対応したプリセット値を設定することで、素早く正確にインピーダンス整合をとることができ、効率的な高周波プラズマを発生させることができる。
