本発明はシリコン太陽電池の製造方法に関する。

【従来の技術】
以下に、シリコン太陽電池の従来の製造方法について説明する。まずp型シリコン基板の受光面側に、P(リン)等のn型不純物原子をドーピングし、n型不純物領域であるn+層を形成することによりpn構造を形成する。その後、n+層上にパッシベーション膜および反射防止膜を成膜する。反射防止膜は複数層とする場合もあり、パッシベーション膜と反射防止膜を兼ねる場合もある。

p型シリコン基板の非受光面には、高濃度のp型不純物領域であるp+層を形成し、p+層下に裏面電極を形成する。裏面電極の形成方法としては、非受光面にB(ホウ素)などのIII族元素を拡散させてp+層を形成した後、電極を蒸着などを用いて形成する方法、または、非受光面にAlペーストを印刷後、急激に700〜800℃程度に加熱し、Al原子を拡散させてp+層を形成すると同時に裏面電極の形成を行なう方法などが挙げられる。

前者の方法は電極の導電性が高いなどの理由により高変換効率の太陽電池を得ることが可能であるが、量産性に乏しい。一方で後者の方法は、真空プロセスが不要であるため、量産性に優れている。

その後、フォトリソ工程により熱酸化膜および反射防止膜をパターニングし、n+層と接続される表面電極を形成する。この工程において、表面電極の材料にガラスフリットが比較的多く含まれるAgペーストを用い、このペーストを印刷後、急激に400〜700℃程度に加熱し、ペースト中のガラスフリットを急激に燃焼させることにより、反射防止膜およびパッシベーション膜を突き抜け、表面電極とシリコン太陽電池間のコンタクトを取るファイヤスルー法を適用することが可能である。

しかしながら、ファイヤスルー法を用いて表面電極を形成した場合、フォトリソ工程に比べると、電極とシリコン太陽電池間の接触が不十分な点が存在しやすくなり、また、電極材料中に導電率の低いガラス材料が比較的多く混入しているため、接触抵抗はやや大きくなる。一方で、フォトリソ工程が不要になるため量産性に優れる。

以上の如き構造を持ったシリコン太陽電池に光が入射するとpn接合面に光起電力が生じ、この起電力によって上面電極および裏面電極を介して負荷に電流が供給される。

この工程の中でも、シリコン太陽電池の高効率化を達成するために、受光面側の少数キャリアの再結合を低下させ、太陽光の反射量を抑える、パッシベーション膜と反射防止膜の成膜は非常に重要である。

一般的には、このパッシベーション膜と反射防止膜の形成方法としては、熱酸化膜をパッシベーション膜として100Å程度成膜した上に、窒化シリコン膜などの高屈折率の薄膜材料を反射防止膜として成膜する方法、あるいは酸化シリコン膜または窒化シリコン膜のみをパッシベーション膜と反射防止膜として用いる方法などが挙げられる。

しかしながら、これらの方法は熱酸化炉や真空装置などの高価な装置が必要となってしまうため、安価な方法でパッシベーション膜および反射防止膜を形成する方法を確立することが要求されている。

従来、安価で製造工程も簡単なパッシベーション膜および反射防止膜を形成する方法としては、pn接合を形成後、受光面側に少なくとも一種類のX−ORまたはX−OH構造を有する化合物(XはSiなどであり、Rはアルキルである)を含む塗料を塗布し、乾燥し、その後焼成して膜を形成する方法が提案されている。この方法により、安価にパッシベーション膜および反射防止膜を形成することを可能としている。

しかしながら、上記のような電極形成方法、たとえば、受光面側の膜を形成した後に、Alペーストを印刷、焼成する方法を用いて裏面電極を形成する方法では、焼成炉内に存在するAl不純物が塗料に基づく膜中に混入してしまうために、塗料に基づく膜中のO原子と太陽電池中のSi原子との結合が破壊され、十分なパッシベーション効果が得られなくなることもある。

また、受光面側の膜を形成した後に、Agペーストを印刷、焼成する方法を用いて表面電極の形成を行なった場合も、Alペーストを焼成する工程に比べると影響は小さいが、塗料を焼成することにより形成された膜中のO原子と太陽電池中のSi原子との結合が破壊されてしまう。O−Si結合が破壊されると、シリコン基板表面のパッシベーション性が悪くなる。

上記太陽電池の製造方法において、各工程後におけるキャリアライフタイムについて表1に要約している。ここで、キャリアライフタイムは、過剰キャリアを発生させ、キャリア数が初期値の1/eになるまでの減衰時間である。この減衰時間が長いほどキャリアの寿命が長い、すなわち高いパッシベーション性を示していることになる。

表1によると、Al焼成炉を通過した後の基板のキャリアライフタイムは急激に低下しており、Ag焼成炉を通過した場合も若干低下していることがわかる。

【発明が解決しようとする課題】
本発明は、上記従来の技術の問題に鑑みてなされたものであり、Alの焼成やAgの焼成によるパッシベーション性の低下を防止した太陽電池の製造方法を提供することを目的とする。

【課題を解決するための手段】
本発明の太陽電池の製造方法は、第一導電型のシリコン基板の受光面側に第二導電型の不純物をドーピングしてpn構造を有するシリコン基板を形成する工程と、裏面電極を形成する工程と、前記シリコン基板の受光面側に塗料を塗布し、次いで、乾燥し、その後、焼成して膜を形成する工程と、表面電極を形成する工程とを該順序にて行なうことを特徴とする。このような順番で太陽電池を形成することにより、AlやAgなどの不純物によるパッシベーション効果の低下を防止することができる。

好ましくは、前記裏面電極を形成する工程の後、前記塗料を塗布する工程の前に、酸性の薬液によって前記シリコン基板の受光面側を洗浄する工程を行なう。このように薬液による洗浄を行なうことにより、Alなどの不純物を除去することができ、また洗浄した後に得られる膜のパッシベーション性も良好である。

本発明の太陽電池の別の製造方法は、第一導電型のシリコン基板の受光面側に第二導電型の不純物をドーピングしてpn構造を有するシリコン基板を形成する工程と、裏面電極を形成する工程と、表面電極を形成する工程と、前記シリコン基板の受光面側の該表面電極が形成されてない部分に、塗料を塗布し、次いで、乾燥し、その後、焼成して膜を形成する工程とを該順序にて行なうことを特徴とする。このように、受光面に塗料を塗布する前に、表面電極を形成することで、基板と電極との間に塗料が存在しないので、接触抵抗を減少することができる。また、フォトリソ工程を必要とせず、製造工程を簡略化でき、またファイアスルー法も必要としないので、Ag焼成による膜の破壊もなく、高いパッシベーション性を達成することができる。

好ましくは、前記表面電極を形成する工程の後、前記塗料を塗布する工程の前に、酸性の薬液を用いて洗浄する工程を行なう。これにより、受光面側のAlなどの不純物が洗浄されてなくなるので、パッシベーション性が良好となる。

【発明の実施の形態】
以下、実施形態を挙げて本発明をより詳細に説明するが、本発明はこれらに限定されるものではない。

(実施形態1)
図1を用いて本発明を説明する。図1は、本発明の太陽電池の製造方法において、各工程後の基板の構造を示す概略斜視図である。図1(a)に示されるように、p型のシリコン基板101の受光面側に、リン等のV族不純物を拡散させて第二導電型のn層103を形成することにより、第一導電型であるp型のシリコン基板102の上に第二導電型であるn型のシリコン基板103が形成された構造を有するシリコン基板101を形成する。したがって、このシリコン基板101は、pn接合を有する。ここで、第一導電型および第二導電型は、n型とp型のシリコン基板とを区別するためのものであり、具体的には、ベースとなる基板を第一導電型とし、不純物をドーピングさせて形成された基板を第二導電型としている。たとえば、n型のシリコン基板に不純物をドーピングしてp型のシリコン基板を形成する場合は、第一導電型のシリコン基板はn型であり、第二導電型のシリコン基板はp型である。またn型およびp型の順序を逆にして形成した場合は、p型が第一導電型であり、n型が第二導電型である。シリコン基板101は、単結晶シリコン基板、多結晶シリコン基板のいずれを用いてもよい。

その後、図1(b)に示されるように、シリコン基板101の非受光面側に電極材料としてAlペースト104を印刷する。印刷の方法としては、公知のものを使用することができ、スクリーン印刷法が挙げられる。次いで、印刷されたAlペースト104を乾燥し、焼成する。乾燥の条件について、温度は100〜200℃の範囲が好ましく、時間は5分程度が好ましい。焼成の条件は、700〜800℃で数分間急激に加熱した後、急激に室温に冷却する。

焼成工程の後のシリコン基板の状態を図1(c)に示す。図1(c)に示されるように、シリコン基板の非受光面側の近傍領域にはAl不純物を含んだp+層105が形成され、酸化アルミを主成分とした裏面電極106が形成されている。

次いで、上記焼成後の基板を、受光面側に付着したAl不純物などを除去するために、酸性の薬液で洗浄することが望ましい。薬液としては、フッ化水素酸、塩酸、硫酸などが挙げられるが、これらに限定されるわけではなく、酸性の薬液であればよい。しかしながら、薬液を高濃度として使用した場合、酸とアルミニウムが反応して裏面電極が除去されることもあるため、フッ化アンモニウムとフッ化水素酸の混合液であるバッファードフッ酸を用いて、低濃度で短時間で洗浄することが望ましい。一例を挙げると、濃度が約1%〜10%のバッファードフッ酸を用いて約10秒〜1分程度洗浄することができる。

その後、図1(d)に示されるように、受光面側に少なくとも一種類のX−ORまたはX−OHを有する化合物を含む塗料107を塗布する。塗布方法はスピン法、スプレー法、ディップ法など様々の方法が適用可能である。ここで、X−ORまたはX−OH構造を有する化合物において、Xは、Li、Be、B、Na、Mg、Al、K、Ca、Sc、Ti、V、Cr、Mn、Fe、Co、Ni、Cu、Zn、Ga、Ge、Rb、Sr、Y、Zr、Nb、Mo、Cd、In、Sn、Sb、Cs、Ba、La、Hf、Ta、W、Tl、Pb、Bi、Ce、Pr、Nd、Pm、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、YbおよびLuからなる群より選択され、Rは、CnHmであり、ただし、nおよびmは、整数である。より具体的には、Rは、CnH2n+1であり得る。かかる化合物にエタノール等の有機溶剤を混合して塗料を作製する。また、Xは、安価、入手の容易性、取り扱いの容易性、焼成後の高い屈折率、および高いパッシベーション性などを考慮して、Si、Tiまたはこれらの混合物が望ましい。X−ORまたはX−OH構造を有する化合物の具体例としては、上記について考慮すると、テトラエトキシシランSi(OC2H5)4、シリコンテトライソプロポキシドSi(OCH(CH3)2)4、ジメトキシジメチルシラン(CH3)2Si(OCH3)2、チタン酸イソプロピルTi(OCH(CH3)2)4などや、テトラエトキシシランを加水分解することによって得られるSi(OH)4、市販品としては、東京応化製OCD(シリコン系塗料)、MOF−Ti(チタン系材料)などが挙げられるが、これらに限定されるわけではない。

次いで、塗料107を塗布後、図1(e)に示されるように、塗料107を乾燥し、焼成をして、塗料に基づく膜108を形成する。乾燥することにより、塗料の液体成分、主に有機溶剤が除去される。乾燥の条件としては、80℃から200℃の任意の温度で行なうことができ、80℃から200℃の温度範囲において、最初は80℃で行ない、次いで、200℃で行なうというように、多段階に渡って行なってもよい。次いで、焼成を行なうことにより塗料が結晶化されて塗料に基づく膜が形成される。焼成の条件としては、大気中または窒素雰囲気中で400℃以上800℃以下で行なうことができる。塗料は材料にもよるが、概ね400℃で焼成すると、塗料中のORが下記の反応により除去される。

X−OR + OH−X → X−O−X + ROH
したがって、焼成には400℃以上の温度が必要である。高い温度で焼成を行なうと膜の緻密化により屈折率が大きく、かつ、基板表面のパッシベーション性が向上するが、800℃より高い温度で焼成を行なうと裏面電極に用いたAlペーストの溶融などの問題が発生するので、800℃以下で行なうことが好ましい。しかしながら、700℃未満であると、形成された膜によるパッシベーション効果が生じにくいので、700℃以上800℃以下で行なうことが好ましい。また、上記焼成は、この温度範囲内で昇温しつつ行なってもよい。

かかる方法および条件によって形成された塗料に基づく膜は、一般にX−O結合が主のX酸化物となる。たとえば、元素XにSiを用いた場合、酸化シリコンを主とした膜となる。酸化シリコンは基板の表面パッシベーション効果を与え、また屈折率が1.4程度であるため、ある程度の反射防止効果を示し、高い変換効率を持つ太陽電池を提供することができる。

λを400nm〜700nmの太陽光の波長としているのは、この範囲において太陽光の強度は高いので、反射率を小さくすることにより太陽電池の出力を増大することができ、好ましいからである。また、上記式は、λの範囲を考慮して、400/4n≦Th≦700/4nとも表わすことができ、この式をより簡単にすると、100/n≦Th≦175/nとなる。

次に、塗料の焼成後、図1(f)に示されるように、フォトリソ工程などを用いて塗料に基づく膜のパターニングを行なってパターニングされた膜109を形成する。その後、図1(g)に示されるように、パターニングされた箇所に電極材料であるAgペーストを印刷し、焼成して、表面電極110を形成し、太陽電池を製造することができる。

表面電極の形成には、フォトリソ工程によってパターニングした箇所に電極を形成する方法の代替として、従来の技術において説明したファイヤスルー法を用いることができる。この場合、塗料に基づく膜の上にガラスフリットが比較的多く入ったAgペーストを印刷し、ガラスフリットの融点付近である、400〜700℃内で焼成することが好ましい。これにより、焼成時にガラスフリットが燃焼し、塗料に基づく膜を突き抜けシリコン基板表面と表面電極との接触をとる。したがって、塗料に基づく膜のパターニング、すなわちフォトリソ工程が不要になり、量産性に優れる。また、電極材料は導電性の材料であれば限定されなく、電極の形成方法も蒸着など公知の方法を使用することができる。

(実施形態2)
実施形態1では、塗料の塗布方法としてスピン法、スプレー法、ディップ法を使しており、これらいずれの方法においても、塗料の利用効率が低く、その多くが無駄になっている。また、塗料が全面に塗布されるため、電極形成に実施形態1に示したようなフォトリソ工程またはファイヤスルー法が必要となる。そこで、実施形態2において、実施形態1における塗布方法の代替の形態、つまり、塗料の塗布方法として、インクジェット法を用いることにより、塗料の有効利用を図るとともに、フォトリソ工程が不要となり、ファイヤスルー法などを用いなくてもよい方法について説明する。

実施形態2について、図2を用いて説明する。図2は、本発明の太陽電池の製造方法において、各工程後の基板の構造を示す概略斜視図である。実施形態2において、非受光面側の電極206を形成するまでは、実施形態1に記載したとおりである。

すなわち、図2(a)に示されるように、p型シリコン基板202の上にn型シリコン基板203を形成したシリコン基板201において、非受光面側にp+層205および裏面電極206が形成されている。

塗料の焼成後、図2(d)に示されるように、塗料に基づく膜が形成されていない位置にAgペーストを印刷し、焼成して、表面電極210を形成し、太陽電池を製造する。このとき、Agペーストは、実施形態1に記載のように、ファイヤスルー法を用いて塗料に基づく膜を突き抜ける必要がないため、Agペーストに多くのガラスフリットを混入させる必要がない。したがって、Agペーストの焼成温度も300〜700℃程度と低く設定することが可能である。また、ガラスフリットの含有量が小さいため電極材料自体の導電率も高く、さらに、表面電極210とシリコン基板201間に膜の残渣が存在しないため、表面電極210とシリコン基板201間の接触抵抗も小さくなる。なお、電極の形成方法は別の方法を用いてもよい。

上記の如く本実施形態2に従って製造した太陽電池において、インクジェット方式を用いることにより、塗料を有効に利用することができ、フォトリソ工程が不要なため、工程が簡略化され量産性が非常に高い。また、ファイヤスルー工程が不要なため、電極形成時のAgの焼成温度を低く設定することが可能である。さらに、電極の導電率も高く、電極と太陽電池間の接触抵抗が小さくなるため、変換効率が向上する。

(実施形態3)
実施形態1および2においては、受光面側に塗料の塗布を行ない、次いで、Ag焼成をして表面電極を形成しているために、表1に示されるように、パッシベーション性がわずかに低下している。本実施形態3においては、実施形態1および2の代替として、Ag焼成をして表面電極を形成した後に、塗料に基づく膜を形成する方法について以下に示す。

実施形態3について図3を用いて説明する。図3は、本発明の太陽電池の製造方法において、各工程後の基板の構造を示す概略斜視図である。実施形態3において、非受光面側の電極306を形成するまでは、実施形態1に記載したとおりである。

すなわち、図3(a)に示されるように、p型シリコン基板302の上にn型シリコン基板303を形成したシリコン基板301において、非受光面側にp+層305および裏面電極306が形成されている。

その後、図3(b)に示されるように、シリコン基板301の受光面側にAgペーストを印刷し、乾燥し、次いで焼成をして、表面電極310を形成する。このように、受光面に塗料を塗布する前に、表面電極310を形成することで、ファイアスルー法を用いて塗料に基づく膜を突き抜けさせる必要もないので、Agペーストに多くのガラスフリットを混入させる必要がない。したがって、Agペーストの焼成温度を300〜700℃程度とすることができ、実施形態1の場合よりも低く設定することができる。また、表面電極310とシリコン基板301との間に塗料に基づく膜308が存在しないので、これらの間の接触抵抗も小さくなる。なお、電極の形成方法は、実施形態1に記載したような他の方法も使用することができる。

次いで、受光面に付着したAl不純物などを除去するために酸性の薬液で洗浄することが好ましい。使用する薬液については、実施形態1に記載したとおりであるが、高濃度や長時間の洗浄により、Agの剥離等の問題が発生するため、1%以下のバッファードフッ酸で10秒程度の洗浄を行なうことが望ましい。

その後、図3(c)に示されるように、受光面側に塗料307を塗布する。塗料の塗布の方法は、スピン法、スプレー法およびディップ法のいずれかを使用する。シリコン基板301の受光面上に表面電極310が形成され、表面電極310が凸部となっているので、上記のいずれかの方法を用いて塗料307を塗布することにより、塗料307はシリコン基板301上の電極310の形成されていない部分に流れ込み、表面電極310の上面には塗料が付着しにくい。使用する塗料および形成する膜厚については実施形態1に記載したとおりである。

塗料307を塗布した後、図3(d)に示されるように、乾燥し、焼成をして、塗料に基づく膜308を形成する。塗料307を焼成する際、表面電極310および裏面電極306が溶融しないような温度に設定する必要があり、一例を挙げると400℃以上から800℃以下に設定することができる。なお、塗料307の乾燥条件は、実施形態1に記載したとおりである。

上記のような本実施形態3に従う太陽電池の製造方法において、表面電極形成後に塗料に基づく膜を形成しているので、高いパッシベーション性を得ることができる。また、フォトリソ工程を必要としないので、製造工程の簡略化につながり、量産性が非常に高い。さらに、ファイヤスルー法も不要であることから、電極形成時のAgの焼成温度を低く設定することができる。そして、シリコン基板と電極との間に塗料が存在しないので、電極の導電率も高く、電極と基板との接触抵抗が小さくなり、変換効率は向上する。

(実施形態4)
実施形態1および2においては、パッシベーション性がわずかに低下していることは、実施形態3において説明したとおりである。さらに、実施形態3においては、塗料の塗布方法として、スピン法、スプレー法およびディップ法のいずれかを使用したが、これらの方法は塗料の利用効率が悪い、すなわち塗料を無駄にしてしまう。そこで、本実施形態4において、実施形態3の代替として、塗料の塗布方法として、インクジェット法を使用した形態を以下に示す。
