本発明は、ノズル開口に連通する圧力発生室の一部をたわみ振動するアクチュエータにより膨張、収縮させて、ノズル開口から液体滴を吐出させる液体噴射ヘッドに関する。

【従来の技術】
液体噴射ヘッドには、圧力発生室を機械的に変形させてインク等の液体を加圧する圧電振動型と、圧力発生室の中に発熱素子を設け発熱素子の熱で発生した気泡の圧力によりインク等の液体を加圧するバブルジェット型と、の2種類のタイプが存在する。

圧電振動型の液体噴射ヘッドは、更に、長手方向に変位する圧電振動子を使用した縦振動型の液体噴射ヘッドと、たわみ変位する圧電振動子を使用したたわみ型の液体噴射ヘッドと、の2種類に分類される。

縦振動型の液体噴射ヘッドは、高速駆動が可能でかつ高い密度での液体滴噴射が可能である。しかし、縦振動型の液体噴射ヘッドを製造する際、圧電振動子の加工に切削作業が伴う。また、圧電振動子を圧力発生室に固定する際に3次元的組立作業を必要として、製造の工程数が多くなるという問題がある。

これに対して、たわみ型の液体噴射ヘッドは、シリコン単結晶基板を基材に使用して、圧力発生室やリザーバ等の流路を異方性エッチングにより形成し、また圧電振動子を圧電材料のスパッタリング等の膜形成技術で形成する手法により、弾性膜を極めて薄く、また圧力発生室や圧電振動子を高い精度で形成できるため、圧力発生室の開口面積を可及的に小さくして液体滴噴射密度の向上を図ることが可能となる。

しかしながら、たわみ型の液体噴射ヘッドにおいてノズルの配列密度を上げようとすると、圧力発生室を区画する隔壁の肉厚を薄くせざるを得ず、圧力発生室を区画する隔壁の剛性が低下し、クロストークやインク滴の吐出不良が生じる等の問題がある。

特開平11−291497号公報に記載された発明は、圧力発生室を区画する隔壁の肉厚を増すことなく、圧力発生室を区画する当該隔壁の剛性を高めることができるインクジェット式記録ヘッド及びインクジェット式記録装置を提供するものである。

具体的には、特開平11−291497号公報に記載された発明では、図11に示すように、流路形成基板510の圧電振動子700側に接合され、その運動を阻害しない程度の空間からなる凹部612を区画する区画壁611を備えた裏打ち部材610が、その区画壁611が流路形成基板510の隔壁511に対向するように流路形成基板510に固定され、インク滴吐出時の圧電体能動部の変位を、裏打ち材610の区画壁611によっても受け止めて流路形成基板510の隔壁511のたわみを抑制する。

【発明が解決しようとする課題】
特開平11−291497号公報に記載された発明は、流路形成基板510の隔壁511のたわみを顕著に抑制する効果を有し、極めて有用な技術である。

しかしながら、近年、記録密度(ノズル配列密度)を更に高めることが求められている。その場合、ノズルの配列や圧力発生室の配列が更に高密度になる。

圧力発生室の配列が高密度になると、裏打ち材610の区画壁611を流路形成基板510の隔壁511に対向するように位置決めすることが困難となる。裏打ち材610の区画壁611と流路形成基板510の隔壁511との対向関係が確保されていない状態では、流路形成基板510の隔壁511のたわみが十分に抑制されない場合がある。

本発明は、このような点を考慮してなされたものであり、圧力発生室がより高密度に配列される場合において、圧力発生室を区画する隔壁の剛性を高めることができるインクジェット式記録ヘッド、広くは液体噴射ヘッド、を提供することを目的とする。

【課題を解決するための手段】
本発明は、下側面に複数の圧力発生室を形成するための複数の凹部を有する基板と、基板の凹部を覆って圧力発生室を形成する下側面を有する弾性膜と、弾性膜の上側面において、各圧力発生室に対応する領域に形成された複数の圧電振動子と、を備え、各圧電振動子は、下部電極層と圧電体層と上部電極層とを有し、圧電体層の成膜時に発生する残留応力によって、弾性膜を下方側に撓ませており、隣接する圧力発生室間の隔壁に対応する弾性膜の他側面の各領域に、圧電体層及び上部電極層の少なくとも一方を含む裏打ち仲介部が形成され、各裏打ち仲介部の高さは、下方側へ撓んでいる弾性膜上の各圧電振動子の高さよりも高くなっており、裏打ち板部材が、各圧電振動子の変動を阻害しないように、各裏打ち仲介部に当接するように配置されていることを特徴とする液体噴射ヘッドである。

本発明によれば、圧電振動子の変位が裏打ち仲介部を介して裏打ち板部材によって効果的に受け止められて基板の隔壁のたわみが抑制される一方、各圧力発生室に対向する弾性膜の振動特性が裏打ち仲介部によって変化させられることもない。特に、圧力発生室がより高密度に配列される場合においても、裏打ち板部材が裏打ち仲介部を介して基板の隔壁に対向するようになっているため、特開平11−291497号公報に記載された発明のように裏打ち部材の区画壁を高精度に製造、位置決めする等の必要が無い。

具体的には、圧力発生室の幅が70μm程度で、当該圧力発生室間の隔壁の幅が15μm程度である時、特開平11−291497号公報に記載された発明では、基板の隔壁と裏打ち材の区画壁との対向配置関係に誤差があると、基板の隔壁のたわみ抑制効果が大幅に低減されてしまう。また、特開平11−291497号公報に記載された発明では、裏打ち材の区画壁の幅のバラツキが、隔壁のたわみ抑制効果のバラツキに結び付き易い。

しかし、前記本発明の特徴によれば、基板の隔壁に対する裏打ち板部材の配置等に特別な精度は不要であり、裏打ち板部材は裏打ち仲介部を介して十分なたわみ抑制効果を発揮して、圧力発生室間のクロストークを顕著に防止することができる。

また、特開平11−291497号公報に記載された発明の裏打ち部材と比較して、裏打ち板部材の剛性は明らかに高い。従って、裏打ち板部材の取り扱いが容易である他、裏打ち板部材が固定された基板に対してノズルプレート等を接着する工程がより容易である。

【発明の実施の形態】
以下、本発明の実施の形態を、図面を参照して説明する。

図1は、本発明の液体噴射ヘッドの第1の実施の形態に係るインクジェット式記録ヘッドを示す分解斜視図である。図2は、その圧力発生室の長手方向及び幅方向における断面構造を示す図である。

図1及び図2に示すように、流路形成基板10は、本実施形態では面方位(110)のシリコン単結晶基板からなる。流路形成基板10としては、ノズルの配列密度にあわせて、通常、50〜300μm程度の厚さのものが用いられる。ノズルの配列密度が360dpiの場合の流路形成基板10の厚さとしては、望ましくは50〜100μm程度、より望ましくは70μm程度の厚さのものが好適である。これは、隣接する圧力発生室間の隔壁の剛性を保ちつつ、配列密度を高くできるからである。

流路形成基板10の下方の面は開口面となり、上方の面には予め熱酸化により形成した二酸化シリコンからなる、厚さ0.5〜2μmの弾性膜50が形成されている。

一方、流路形成基板10の開口面には、シリコン単結晶基板を異方性エッチングすることにより、複数の隔壁11により区画された圧力発生室12の列13が2列と、2列の圧力発生室12の列13の三方を囲むように略コ字状に配置されたリザーバ14と、各圧力発生室12とリザーバ14とを一定の流体抵抗で連通するインク供給口15がそれぞれ形成されている。なお、リザーバ14の略中央部には、外部から当該リザーバ14にインクを供給するためのインク導入孔16が形成されている。

ここで、異方性エッチングは、シリコン単結晶基板をKOH等のアルカリ溶液に浸漬すると、徐々に侵食されて、(110)面に垂直な第1の(111)面と、この第1の(111)面と約70度の角度をなし且つ上記(110)面と約35度の角度をなす第2の(111)面とが出現し、(110)面のエッチングレートと比較して(111)面のエッチングレートが約1/180であるという性質を利用して行われるものである。かかる異方性エッチングにより、二つの第1の(111)面と斜めの二つの第2の(111)面とで形成される平行四辺形状の深さ加工を基本として精密加工を行うことができ、圧力発生室12を高密度に配列することができる。

本実施の形態では、各圧力発生室12の長辺を第1の(111)面で、短辺を第2の(111)面で形成している。この圧力発生室12は、流路形成基板10をほぼ貫通して弾性膜50に達するまでエッチングすることにより形成されている。ここで、弾性膜50は、シリコン単結晶基板をエッチングするアルカリ溶液に侵される量がきわめて小さい。また各圧力発生室12の一端に連通する各インク供給口15は、圧力発生室12より浅く形成されている。すなわち、インク供給口15は、シリコン単結晶基板を厚さ方向に途中までエッチング(ハーフエッチング)することにより形成されている。なお、ハーフエッチングは、エッチング時間の調整により行われる。

また、流路形成基板10の開口面側には、各圧力発生室12のインク供給口15とは反対側で連通するノズル開口17が穿設されたノズルプレート18が接着剤や熱溶着フィルム等を介して固着されている。なお、ノズルプレート18は、厚さが例えば、0.05〜1mmで、線膨張係数が300℃以下で、例えば2.5〜4.5[×10−6/℃]であるガラスセラミックス、又は不錆鋼などからなる。ノズルプレート18は、一方の面で流路形成基板10の下面を全面的に覆い、シリコン単結晶基板を衝撃や外力から保護する補強板の役目も果たす。

ここで、インク滴吐出圧力をインクに与える圧力発生室12の大きさと、インク滴を吐出するノズル開口17の大きさとは、吐出するインク滴の量、吐出スピード、吐出周波数に応じて最適化される。例えば、1インチ当たり360個のインク滴を記録する場合、ノズル開口17は10〜30μmの直径で精度よく形成する必要がある。

一方、流路形成基板10の開口面とは反対側の弾性膜50の上には、厚さが例えば、約0.5μmの下電極膜60と、厚さが例えば、約1μmの圧電体膜70と、厚さが例えば、約0.1μmの上電極膜80とが、後述するプロセスで積層形成されて、圧電振動子(圧電素子)300を構成している。ここで、圧電振動子300は、下電極膜60、圧電体膜70、及び上電極膜80を含む部分をいう。

一般的には、圧電振動子300の何れか一方の電極を共通電極とし、他方の電極及び圧電体膜70を各圧力発生室12毎にパターニングして構成する。そして、パターニングされた何れか一方の電極及び圧電体膜70から構成され、両電極への電圧の印加により圧電歪みが生じる部分を、圧電体能動部320という。本実施の形態では、下電極膜60は圧電振動子300の共通電極とし、上電極膜80を圧電振動子300の個別電極としている。もっとも、駆動回路や配線の都合でこれを逆にしても支障はない。何れの場合においても、各圧力発生室毎に圧電体能動部が形成されていることになる。なお、上述した例では、弾性膜50及び下電極膜60が振動板として作用するが、下電極膜が弾性膜を兼ねるようにしてもよい。

なお、本実施の形態では、圧力発生室12に対向する領域に圧電体膜70及び上電極膜80がパターニングされて圧電体能動部320を構成しており、当該圧電体能動部320を構成する圧電体膜70及び上電極膜80がインク供給口15に対向する領域まで連続的に延設されている。また、インク供給口15に対向する領域の上電極膜80には、後述するコンタクトホール90aを介してリード電極100が接続されている。

そして、本実施の形態では、圧力発生室12の隔壁11に対向する領域にも圧電体膜70、上電極膜80、絶縁体層90及びリード電極100がパターニングされており、当該圧電体膜70及び上電極膜80はインク供給口15の隔壁に対向する領域まで連続的に延設されている。しかし、圧力発生室12の隔壁11に対向する領域にパターニングされた上電極膜80上には、後述するコンタクトホール90aが設けられず、従って当該上電極膜80(及び圧電体膜70)は圧電体能動部を構成しない。

ここで、シリコン単結晶基板からなる流路形成基板10上に、圧電体膜70等を形成するプロセスを図3及び図4を参照しながら説明する。

図3(a)に示すように、まず、流路形成基板10となるシリコン単結晶基板のウェハを約1100℃の拡散炉で熱酸化して二酸化シリコンからなる弾性膜50を形成する。

次に、図3(b)に示すように、スパッタリングで下電極膜60を形成する。下電極膜60の材料としては、Pt、Ir等が好適である。これは、スパッタリングやゾル−ゲル法で成膜する後述の圧電体膜70は、成膜後に大気雰囲気下又は酸素雰囲気下で600〜1000℃程度の温度で焼成して結晶化させる必要があるからである。すなわち、下電極膜60の材料は、このような高温、酸化雰囲気下で導電性を保持できなければならず、殊に、圧電体膜70としてPZTを用いた場合には、PbOの拡散による導電性の変化が少ないことが望ましく、これらの理由からPtが好適である。

次に、図3(c)に示すように、圧電体膜70を成膜する。この圧電体膜70の成膜にはスパッタリングを用いることもできるが、本実施の形態では、金属有機物を溶媒に溶解・分散した、いわゆるゾルを塗布乾燥してゲル化し、さらに高温で焼成することで金属酸化物からなる圧電体膜70を得る、いわゆるゾル−ゲル法を用いている。圧電体膜70の材料としては、チタン酸ジルコン酸鉛(PZT)系の材料がインクジェット式記録ヘッドに使用する場合には好適である。

次に、図3(d)に示すように、上電極膜80を成膜する。上電極膜80は、導電性の高い材料であればよく、Al、Au、Ni、Pt、Ir、Cu等の多くの金属や、導電性酸化物等を使用できる。本実施形態では、Ptをスパッタリングにより成膜している。

次に、図3(e)に示すように、各圧力発生室12の略中央位置に圧電振動子を配設するように、更に同時に、各圧力発生室12の隔壁に対向する位置に裏打ち仲介部を配設するように、上電極膜80および圧電体膜70のパターニングを行う。

図3(e)では圧電体膜70を上電極膜80と同一のパターンでパターニングを行った場合を示しているが、上述したように、圧電体膜70は必ずしもパターニングを行う必要はない。これは、上電極膜80のパターンを個別電極として電圧を印加した場合、電界はそれぞれの上電極膜80と、共通電極である下電極膜60との間にかかるのみで、その他の部位には何ら影響を与えないためである。しかしながら、この場合には、同一の排除体積を得るためには大きな電圧印加が必要となるため、圧電体膜70もパターニングするのが好ましい。

この後、下電極膜60をパターニングして不要な部分、例えば、圧力発生室12の幅方向両側の縁部内側近傍を除去してもよい。なお、下電極膜60の除去は必ずしも行う必要はなく、また、除去する場合には、全てを除去せず、厚さを薄くするようにしてもよい。

ここで、パターニングは、レジストパターンを形成した後、エッチング等を行うことにより実施する。

レジストパターンは、ネガレジストをスピンコートなどにより塗布し、所定形状のマスクを用いて露光・現像・ベークを行うことにより形成する。なお、勿論、ネガレジストの代わりにポジレジストを用いてもよい。

また、ドライエッチング法としては、イオンミリング法以外に、反応性エッチング法等を用いてもよい。また、ドライエッチングの代わりにウェットエッチングを用いることも可能であるが、ドライエッチング法と比較してパターニング精度が多少劣り、上電極膜80の材料も制限されるので、ドライエッチングを用いるのが好ましい。

次いで、図4(a)に示すように、上電極膜80の周縁部および圧電体膜70の側面を覆うように絶縁体層90を形成する。この絶縁体層90の材料は、本実施の形態ではネガ型の感光性ポリイミドを用いている。

次に、例えば、Cr−Auなどの導電体を全面に成膜した後、パターニングすることにより、圧力発生室12に対向して設けられた上部電極80上方のインク供給口15に対向する部分にリード電極100を形成する。

以上が膜形成プロセスである。このようにして膜形成を行った後、図4(c)に示すように、前述したアルカリ溶液によるシリコン単結晶基板の異方性エッチングを行い、圧力発生室12等を形成する。

圧力発生室12が形成されると、当該圧力発生室12に対向するように配置されている圧電振動子(圧電素子)300等の成膜時に発生する残留応力によって、当該圧力発生室12に対応する部分の弾性膜50が下方側に撓む(図1参照)。この撓み量は、本実施の形態では、150μm〜200μmである(圧電振動子300の駆動時の最大撓み量は、300〜450μmである)。この撓みの結果、圧力発生室12に対向して設けられた上部電極80上方のリード電極100の高さが、裏打ち仲介部330の高さよりも低くなる。

そこで、本実施の形態では、平板状の裏打ち板部材110が、流路形成基板10の隔壁11に対向して設けられた圧電体膜70及び上電極膜80上の絶縁体層90及びリード電極100上、すなわち、裏打ち仲介部330上に、接着剤などにより固定されている。

裏打ち板部材110は、接着剤を利用しないで、裏打ち板部材110自身の撓みを利用して固定されてもよい。例えば、ノズルプレート18を流路形成基板10に貼着する際に、流路形成基板10をノズルプレート18側に凹となるように撓ませておけば、ノズルプレート18の接着後の流路形成基板10は裏打ち板部材110側に凹となるような撓み力が作用する。当該撓み力は、裏打ち板部材110を撓ませて、結果的に裏打ち板部材110が流路形成基板10に堅固に固定され得る。

ここで、弾性膜50と裏打ち板部材110との間の空間を封止すべく、開口113は接着剤等によって閉塞され得る。この場合、封止された弾性膜50と裏打ち板部材110との間の空間には、乾燥した不活性ガス等の乾燥流体が封入され得る。この場合、外部環境中の空気の浸入を阻止して、圧電体膜70を湿気から隔離でき、吸湿による劣化や絶縁耐力の低下を防止することができる。

なお、以上説明した一連の膜形成および異方性エッチングは、一枚のウェハ上に多数のチップを同時に形成し、プロセス終了後、図1に示すような一つのチップサイズの流路形成基板10毎に分割する。また、分割した流路形成基板10を、ノズルプレート18、裏打ち板部材110と順次接着してインクジェット式記録ヘッドとする。もっとも、前述のように、裏打ち板部材110は接着以外の方法で固定されてもよい。その後、インクジェット式記録ヘッドをホルダー105に固定し、キャリッジに搭載して、インクジェット式記録装置に組み込む。

このような構成により、弾性膜50のたわみ変形は、インク滴を吐出させる圧力発生室12を区画する隔壁11と、当該隔壁11に対向する圧電体膜70、上電極膜80、絶縁体層90及び裏打ち板部材110と、に受け止められて、当該圧力発生室12の領域に限定される。これにより、インク滴吐出時に圧力発生室12に作用する応力が他の圧力発生室12を区画している隔壁11に伝搬することが防止され、クロストークの発生が阻止される。

このように、例えば、シリコン単結晶基板を用いて圧力発生室12を区画する隔壁11の厚さ15μm、深さ70μmの流路形成基板10、及び、厚さ200μmの裏打ち板部材110を形成して、インク滴を吐出させたところ、圧力発生室12を区画する隔壁11の中央部でのたわみによる相対変位が4.3であった。

このように構成したインクジェットヘッドは、図示しない外部インク供給手段と接続したインク導入口16からインクを取り込み、リザーバ14からノズル開口17に至るまで内部をインクで満たした後、図示しない外部の駆動回路からの記録信号に従い、リード電極100を介して下電極膜60と上電極膜80との間に電圧を印加し、弾性膜50と圧電体膜70とをたわみ変形させることにより、圧力発生室12内の圧力が高まりノズル開口17からインク滴が吐出する。
