本発明は、試料処理装置及び試料処理システムに係り、特に、処理の微細化が進んだ状態での処理プロセスに用いるのに適した試料処理装置及び試料処理システムに関する。

【従来の技術】
真空処理装置は、例えば、真空処理室内にエッチングガスを導入し、減圧下でプラズマ放電を発生させ、このプラズマ中に発生するラジカルあるいはイオンを、被処理物であるウエハ表面に反応させてエッチングをする装置が知られている。

このような処理を行うドライエッチング装置は、レシピと呼ばれる製造条件(ガス流量、ガス圧力、投入電力、エッチング時間等)のもとにエッチング処理を行う。前記レシピは半導体デバイスの特定の製造工程(同一プロセス)においては、常に一定に保持されている。なお、前記1つのプロセスを数ステップに分割して各ステップ毎に製造条件を変更する場合もある。半導体製造工程において、ドライエッチング装置があるプロセスを処理する場合、前述のようにレシピと呼ばれる製造条件をウエハ処理毎に毎回一定に設定してウエハ加工を行う。

また、試料のエッチング条件やエッチング状態をモニタすると共に、試料の実際の形状などを抜き取り、測定装置で検査し、その結果を試料処理装置にフィードバックすることも行われている。

【発明が解決しようとする課題】
最近の微細化が進んだ状態でのドライエッチングプロセスでは、ウエハとエッチングガスの反応生成物が処理室内壁に堆積し、この堆積物からアウトガスと呼ばれる不要なガスが発生し、このため処理室内の環境が経時変化する。さらに、処理室関連部品の温度変化、部品の消耗によっても処理室内環境は変化する。このようにドライエッチング装置には様々な外乱要因が存在する。

また、エッチングの前工程であるリソグラフィー工程で形成するマスクの形状寸法のばらつきも、エッチング結果に重要な影響を与える。すなわち、一定のレシピを用いてエッチング処理を行っても、種々の外乱により一定の性能を得ることは困難である。

さらに、測定装置によるウエハの抜き取り検査、測定は、測定点の多いほど、測定精度も高くなる。しかし、測定精度を高くすると測定に時間がかかり、スループットが低下する。

本発明は、試料の処理条件、例えばプラズマの状態の変化による影響を抑制することのできる真空処理装置および真空処理システムを提供することを目的とする。

本発明の他の目的は、試料の処理状態のモニタ値等から試料の処理結果を推測する機能の精度向上を図り、予測の精度を向上させ、ひいては製品の歩留を向上させることができる真空処理装置および真空処理システムを提供することにある。

【課題を解決するための手段】
本発明の特徴は、試料の処理パラメータをモニタする機能と、該モニタされたパラメータから前記試料の処理特性を推測する機能と、処理後の前記試料の処理状態を測定するための測定装置と通信する機能と、前記モニタによる情報から推測される前記試料の処理特性に応じて前記測定装置による測定条件を変更する機能とを有することにある。

【発明の実施の形態】
以下、本発明の実施例を説明する。
図1は、本発明の試料処理システムをドライエッチング処理システムとした第1の実施形態の全体構成を示すブロック図である。図2は、システム全体の機能を示すブロック図である。試料処理システム100の真空処理装置1は、2つのプラズマ処理室2a、2bと真空搬送室3とロック室4a、4bとから成る。真空搬送室3の周りにはプラズマ処理室2a、2b、前処理室2c、2d及びロック室4a、4bが配置されている。真空処理装置1のロック室4a、4b側には、搬送ロボット6を有する搬送装置5が配置され、さらに試料の搬送装置5を挟んでカセット8を複数個配置可能なカセット台7が配置される。また、搬送装置5には真空処理装置1とともに測定装置9及び通信機能11が併設してある。また、測定装置9による測定結果は制御装置10に取り込まれ、制御装置10は、通信回線12を経由して測定結果をホストコンピュータ50に送信する。ホストコンピュータ50もしくはコンピュータを具備した制御装置10のいずれかが、図2に示したようなエッチング特性推測機能110と測定調整機能120を備えている。また、これらの機能の一部を測定装置9のコンピュータで分担しても良い。

図3は、本発明の試料処理システムに採用されるエッチング装置としての真空処理装置の縦断面を示した図である。この真空処理装置は、電磁波をアンテナより放射し、磁場との相互作用によって真空処理室20にプラズマを生成するECR方式のプラズマエッチング装置の例である。真空処理室20の上部には誘電体窓21を介してAl製のアンテナ22が配置されている。アンテナ22には、同軸導波管23および整合器24を介して、この場合、周波数450MHzのUHF電磁波を発生させる高周波電源25が接続されている。真空処理室20とアンテナ22との間に設けた誘電体窓21は高周波電源25からの電磁波を透過可能である。真空処理室20の外周部には、真空処理室20内に磁場を形成するための磁場コイル26(この場合、2段コイル)が巻装されている。真空処理室20内のアンテナ22の下方には試料であるウエハ32を配置するための試料台としての下部電極27が設けられている。誘電体窓21と下部電極27との間の処理空間にプラズマが生成される。

なお、エッチングの形状がウエハ毎に変化する原因としては、塩化Siなどの反応生成物が真空処理室20の内壁に付着してプラズマの状態が変ることがある。例えば、内壁に付着した反応生成物が再放出されてウエハに付着すると加工線幅の設計値からの太り量(以下、「CDゲイン」と呼ぶ。)は大きくなる。同時に、プラズマ発光強度を光の波長に対して測定する、すなわち、発光スペクトルを測定すると、反応生成物の増加に対応した変化が測定される。変化の様相はガス組成やエッチングされる物質によって異なるが、CDゲインとプラズマの発光スペクトルとの関係をあらかじめ測定しておき、このデータを制御装置10の記憶装置に記録、保持しておく。

次に、本発明の真空処理装置システムの動作を説明する。真空処理装置1でエッチング処理されたウエハは、搬送ロボット6によってロック室4aまたは4bから測長走査型電子顕微鏡(以下、「測長SEM」と呼ぶ。)等の加工線幅を測定する測定装置9に送られる。測定装置9では測長SEMによってCDゲインが測定される。この測定は、必要に応じてウエハ1枚毎または所定の枚数毎に行われ、制御装置10内の記憶装置にデータが蓄積される。また、CDゲインには所定の許容値があり、初期エッチング条件、すなわち、ロット処理開始時のエッチング処理条件はCDゲインがこの許容値内に収まるように設定されている。ここで、何枚ものウエハを連続処理し、もしCDゲインが許容値を超えた場合は、このデータ信号を制御装置10に送り、制御装置10またはよってCDゲインが許容値内に収まるようにエッチング条件を自動調整して、制御装置10によって真空処理装置のプラズマ処理室2aまたは2bでのエッチング処理条件を変更・調整する。制御装置10は、フィードバック(FB)制御系またはフィードフォワード(FF)制御系の制御を行う。制御装置10はまた、エッチング特性格納データベース113の一部として、処理中のプロセス量をレシピあるいは生産管理情報(ロット番号、ウエハID等)と結合して保存するデータベースも備えている。

エッチング装置1においてウエハに対してエッチング処理がなされ、処理済みのウエハは測定装置9へ搬送される。そして、エッチング装置1の制御装置10から測定装置9へ処理済みウエハの測定依頼がなされ、その測定装置9からエッチング装置1の制御装置10へ測定結果が送られる。制御装置10では、この測定結果を解析し、製造ラインのホストコンピュータに送信する。ホストコンピュータではこの測定結果に基づいた所定の処理を行い、測定装置9による測定条件の変更を指示する。一方、測定の終了したウエハは、次の工程へ搬送される。

測定条件の変更の例として、例えば、図4の(a)は、一枚のウエハ面内における測定点の増加の例を示している。測定点が多いほど、ウエハ面内のエッチング特性の分布、例えば冷却温度の差などが良く分かる。また、図4の(b)は、ウエハの加工形状の測定に関して、いずれかの上記測定点における測定位置を一点から多点に変更している。多点測定によればCDゲインの状態が良く分かる。

このように、測定装置9によるウエハの測定は、ウエハ面内における測定点や加工形状に関する測定位置の多いほど、測定精度が高くなる。しかし、測定精度を高くすると測定に時間がかかり、スループットが低下する。そこで、エッチング開始直後はできるだけ低い測定精度で処理してスループットの向上を図り、処理室内の環境の経時変化等をモニタし、必要に応じて適宜、測定精度を高くするのが望ましい。

[実施例1]
本発明のより具体的な実施例を、実施例1として図5の制御フロー及び図6のO2成分量特性データベース116(エッチング特性格納データベース113の一部)で説明する。一般に、Poly‐SiエッチングにおいてO2成分量がエッチングの形状に影響を及ぼすと言われている。そこで、O2成分量と形状の関係を予めデータベース化しておく。ウエハのエッチング処理中に(502)、発光モニタOESによりプラズマ発光を調ベ(504)、その中のO2成分量の変動を測定する(506)。これによりエッチング形状の仕上がりが予想できる。そして、図6に示すO2成分量と形状の関係のデータベース116を参照し(508)、エッチング中の発光量より形状が規格外になったか否かを判定し(510)、規格外になったと思われるウエハに関してその形状測定を測定装置9に依頼する(512)。また、ウエハが規格外でなくても、抜き取り検査などによりルーチンワークとしての検査も行う(514)。測定装置9の各ウエハに関する情報は、必要に応じて次工程においても利用される。

O2成分量特性データベース116中のO2成分量は、標準状態からの相対値を表すものとする。測定装置9における測定結果は通信により受け取る(516、518)。そして、測定結果が正常か否かを判定する(520)。図6のO2成分量特性データベース116中、太枠部分が許容範囲である。もし、異常であれば、この例ではHOSTコンピュータに報告を行い(522)、HOSTコンピュータ50からは例えばこの処理装置の着工停止及びクリーニング実施といった処置が命令される。

一般にUHFプラズマエッチング装置では、UHF電力値がエッチング均一性(ウエハ面内の分布特性)に影響を及ぼすといわれている。通常、電力値は一定制御されているのであるが、その出力が全てプラズマ生成に寄与しているのではなく、一部の電力は反射等により処理室内に入射されない。この効率を表す指標として図8のデータベースに示す誘電正接(tanδ)がよく用いられる。このtanδも通常ほぼ一定であるが、装置状態の変動によりその値が変化する。そこで、ウエハのエッチング処理中にtanδを測定することによりエッチング均一性が予想できる。

本発明によれば、試料の処理条件や処理状態をモニタし、試料処理装置や試料測定装置にフィードバック制御あるいはフィードフォワード制御を行う、すなわち、試料の測定結果に応じて、判定プログラムの判定ルールやデータベースを更新するので、モニタ値等から試料の処理結果を推測する機能の精度向上を図る。これにより、判定プログラムによる予測の精度を向上させ、ひいては製品の歩留を向上させることができる。また、試料の処理条件に応じた測定精度とすることで、スループット向上を図ることができる。

According to the present invention, the processing conditions and the processing state of the sample are monitored, and the feedback control or the feedforward control is performed on the sample processing apparatus and the sample measuring apparatus. Since the database is updated, the accuracy of the function of estimating the processing result of the sample from monitor values and the like is improved.
