【発明の属する技術分野】
本発明は、赤外線ランプなどの熱源が発した熱線で加熱される被加熱体の温度制御を実現する制御装置および制御方法に関する。

【従来の技術】
例えば、半導体製造工程では、シリコン基板上面の熱酸化膜の形成工程や、シリコン基板に打ち込んだ不純物の拡散工程およびその活性化工程などのために熱処理が行われる。この熱処理は、赤外線ランプなどの熱源が発した熱線をシリコン基板に輻射することで行われ、その熱源の発熱量は、シリコン基板の測定温度を利用したフィードバック制御機構によって制御されていた。このフィードバック制御機構は、シリコン基板の測定温度波形と目標温度波形との間にズレがある場合に動作し、そのズレを補正すべく熱源に供給する電力量を調整するものである。

しかしながら、赤外線ランプなどの熱源は、電力を供給された時から、その供給電力量に相当する熱線を輻射する時までに大きな応答遅れ(時間遅れ)を生じさせるときがある。このときに、フィードバック制御のループ時間(1回の制御ループに必要な時間)が大きくなり、シリコン基板の実際の温度波形とその目標温度波形との間のズレを高速で精度良く補正するのが難しくなるという問題がある。

図7に、熱源の応答遅れを説明するためのグラフを示す。このグラフの横軸は経過時間(t)を示し、その縦軸はシリコン基板の温度(T)を示している。実線で示す曲線が目標温度波形を、1点鎖線で示す曲線がシリコン基板の測定温度波形を、それぞれ表している。このグラフによれば、測定温度が急峻に変化する時、すなわち昇温開始時と昇温終了時とに、シリコン基板の温度が目標温度に遅れて変化していることが分かる。このように、従来の単純なフィードバック制御機構だけでは、シリコン基板の温度を目標温度に一致させるために熱源の放射熱量を精度良く制御することは難しい。

そして、このような問題は、半導体基板のみならず、液晶表示装置用のガラス基板などの精密電子装置用の回路基板やその他の被加熱体について、精密な加熱制御が必要となる場面で共通の問題となっている。

以上の問題などに鑑みて本発明が解決しようとするところは、熱源の応答遅れを考慮して、被加熱体の温度制御を高いリアルタイム性で精度良く実行し得る制御装置および制御方法並びに熱処理装置および熱処理方法を提供する点にある。

【課題を解決するための手段】
上記課題を解決するため、請求項1に係る発明は、供給エネルギーに応じて熱線を発生させて被加熱体に輻射する熱源の放射エネルギーを制御する制御装置であって、単位時間当たりの放射エネルギーの量の時間変化率が、当該放射エネルギーの量と前記供給エネルギーの量との差に比例し、且つ前記放射エネルギーの量に関する非線形関数に比例するという熱源の数学的モデルを用い、当該数学的モデルの前記放射エネルギーの量を、前記熱源から輻射されるべき単位時間当たりの目標放射エネルギーとみなして入力とし、前記供給エネルギーの量を算出する第1フィードフォワード制御部、を備え、算出された前記供給エネルギーの量に応じた制御指令値を発生することを特徴としている。

【発明の実施の形態】
以下、本発明の種々の実施形態について説明する。

第1の実施形態.
図1は、本発明の第1の実施形態に係る熱処理装置1を示す機能ブロック図である。この熱処理装置1は、半導体基板などの被加熱体を加熱する加熱装置2と、この加熱装置2に対して被加熱体の温度制御を行う制御装置3とを備えて構成されている。この熱処理装置1は、数十秒という短時間で半導体基板を急速に加熱するRTP(急速加熱処理;Rapid Thermal Process)を実行することが可能である。

図2は、加熱装置(ランプアニール装置)2を示す概略断面図である。この加熱装置2は、石英製または金属製のチャンバ(筐体)10の内部に、赤外線ランプなどの熱源11,11,…の複数個からなる配列を収納する熱源収納部19Lと、被加熱体である略円形の半導体基板(ウェハー)15に熱処理を施す反応室19Rとを備えている。熱源収納部19Lと反応室19Rとの間は、石英板12によって空間的に遮断されている。反応室19Rにおいては、搬入された半導体基板15が、環状に形成された支持リング13A,13Bによって下方から水平状態に支持されている。更に、回転シリンダー14A,14Bがそれら支持リング13A,13Bを下方から支持しており、回転シリンダー14A,14Bを駆動機構(図示せず)によって回転させることで、半導体基板15を略水平面内で回転させることが可能である。また、半導体基板15の下方には、熱線を反射して反応室19Rの内部温度を均一にするためにアルミニウムなどの反射板9が設けられている。更にこの反射板9の下方のチャンバ10の外部に、温度測定器16が設けられている。この温度測定器16は、反射板9の中央に開けた孔部9hを通過して到達する赤外線の量を計測し半導体基板15の温度Tmを非接触で測定するものである。尚、図示しないが、反応室19Rにガスを導入する機構や、反応室19Rに導入したガスを排出する機構なども設けられている。

また、前記加熱装置2は、チャンバ10の外部に給電部17を備えている。この給電部17は、図1に示す制御装置3から与えられた供給電力量PINに相当する電力18を熱源収納部19Lの熱源11,11,…に供給するものである。熱源11,11,…は、給電部17から供給された電力18に応じた放射量の熱線(赤外線)を発生させ、下方に輻射する。その熱線は、石英板12を介して反応室19Rの内部に放射され、半導体基板15を加熱する。そして、温度測定器16は、半導体基板15の裏面から発せられた赤外線の量を計測し、半導体基板15の温度(以下、測定温度と呼ぶ。)Tmを測定して、測定温度Tmを示す信号を制御装置3に出力する。

図1に示すように、制御装置3は、外部の温度コントローラ(図示せず)から供給された目標温度(設定温度)T0の時間的パターン(プロファイル)で加熱装置2の半導体基板15を加熱するように、加熱装置2へ与える供給電力量PINを制御する温度制御機能を有するものである。具体的には、制御装置3は、プレフィルター4、フィードフォワード制御器5、フィードバック制御器6、減算器8および加算器7を備えて構成されている。

プレフィルター4は、例えば時間的移動平均フィルタを用いて、供給される一連の目標温度T0を時間的に平滑化して得た目標温度TREFの値を出力する機能を有する。この機能により、入力する目標温度T0が急峻な変化率で増加または低下する場合に、その変化率を緩和することが可能である。目標温度T0は、上記の図7に示したような目標温度曲線に沿った時間的パターンの値を持ってプレフィルター4に入力させられる。

また、フィードフォワード制御器5は、被加熱体と熱源の後述する数学的モデルに従って、半導体基板15の温度を目標温度TREFに一致させるように供給電力量PFFを算出するフィードフォワード制御機能を有する。また、フィードフォワード制御器5で使用する数学的モデルと加熱装置2の実際のシステムとの間に動作上のズレが生じた場合やノイズが存在する場合などには、加熱装置2の温度測定器16から出力された測定温度Tmと目標温度TREFとの間に温度差が発生する。かかる場合に、減算器8は、入力する目標温度TREFから測定温度Tmを減算して両温度の差分値ΔT(=TREF−Tm)を算出する。

フィードバック制御器6は、既知のPID制御を用いて、減算器8から入力する差分値ΔTがゼロになるように、フィードフォワード制御器5から出力された供給電力量PFFを補償する補正量ΔPを算出するフィードバック制御機能を有している。加算器7は、フィードフォワード制御器5から入力した供給電力量PFFに補正量ΔPを加算することで供給電力量PINの値を算出し、加熱装置2に供給する。

フィードフォワード制御器5は、加熱装置2の逆システムである。フィードフォワード制御器5は、図4に示すように、被加熱体15の逆システムである第2フィードフォワード制御部21と、熱源11の逆システムである第1フィードフォワード制御部20とで構成されている。ここで、「逆システム」とは、動的システムの入出力関係を反転させたシステムであり、その動的システムの出力信号から入力信号を逆に求めるシステムであって、変換関数という立場から見ると逆関数に相当するものである。従って、第2フィードフォワード制御部21は、被加熱体15の逆システムであるため、温度Tを入力として受けて放射量POUTを出力し得る。また、第1フィードフォワード制御部20は、熱源11の逆システムであるため、その放射量POUTを入力として受けて供給電力量PINを出力し得る。

次に、図4に示す熱源11の数学的モデルについて詳説する。従来は、熱源11の応答遅れを補正し得るフィードフォワード制御機構の実現は非常に難しかった。その理由は、熱源11の応答遅れが熱源11の発熱体の熱容量に起因しているため、その数学的モデルが発熱体の温度を含むからである。熱源11がハロゲンランプの場合は、その応答遅れは主にそのフィラメント(発熱体)の熱容量に起因することになる。従って、熱源11の数学的モデルに現れる未知パラメータの値を特定するには、予め、発熱体の温度を実際に測定しなければならないが、発熱体の温度の正確な測定は技術的に非常に難しい。以下に導出する熱源11の数学的モデルは、熱源11の発熱体の温度を含まないものである。
