本発明は、基板上に形成された感光性樹脂膜の現像処理を行うパターン形成方法及び基板処理装置に関する。

【従来の技術】
近年、微細加工技術では、100nmを切るようなきわめて小さい寸法のデバイスパターン形成が要求される一方、非常に高い精度の加工が要求されている。また、これらの加工に用いられている光リソグラフィーでは、KrF→ArF→F2と露光に用いるエキシマレーザーの波長の短波長化により、微細化が進められている。

しかし、これらのエキシマレーザーを用いてパターン形成を行っても、微細化の要求に対して十分でなく、光リソグラフィーでターゲットよりも大きい寸法を形成しておいて、ドライエッチング、UV光を照射しながらオゾンでアッシング(特開2001−85407)等のドライプロセスによりレジストパターンを細くするスリミング処理が行われている。ドライプロセスは反応性に富むため、レジストパターンを細くするという点では有効であるが、基板面内、基板間の寸法の制御性に問題があった。

【発明が解決しようとする課題】
ドライプロセスによる従来のスリミング処理では、エッチングガスが反応性に富むため、レジストパターンを細くするという点では有効であるが、基板面内、基板間の寸法の制御性に問題があった。

本発明の目的は、基板面内、基板間の寸法の制御性の向上を図りつつ、微細なレジストパターンを実現するパターン方法及び基板処理装置を提供することにある。

本発明は、上記目的を達成するために以下のように構成されている。

(1)本発明の一例に係わるパターン形成方法は、基板上に感光性樹脂膜を形成する工程と、前記感光性樹脂膜を露光する工程と、前記感光性樹脂膜に現像液を供給して、前記感光性樹脂膜のパターンを形成する工程と、前記パターンに活性化した水を接触させることによって、前記パターンの表層を除去するスリミング処理を行う工程とを含むことを特徴とする。

図1は、本発明の第一の実施形態に係るパターン形成方法の処理手順を示すフローチャートである。また、図2は本発明の第一の実施形態に係るパターン形成方法を実現するための処理装置の構成を示す図である。図1および2を用いて本発明の第一の実施形態に係るパターン形成方法を説明する。

基板、例えば半導体ウエハ上に反射防止膜、化学増幅型レジストを塗布する。化学増幅型レジスト上に、露光用レチクルを介してArFエキシマレーザーを照射し、露光用レチクルに形成されたパターンを縮小投影露光する。該ウエハを熱処理し、現像装置に搬送する。

次に、ウエハ上のレジストパターンに対して、超臨界状態もしくは亜臨界状態の水を接触させてスリミング処理を行う。スリミング処理は以下の手順で行われる。

バルブ29を開き、処理容器21内に純水タンク26から超臨界状態の純水を導入する。温調器27及び高圧ポンプ28を動作させ、純水を所定の温度及び圧力に設定することで、超臨界状態の純水が処理容器21内に導入される。

また、温調器24により、処理容器21内の温度が所定の温度になるようにする。レジストパターンが超臨界水に接触することにより、スリミング処理が行われる。超臨界水の導入後、バルブ29を閉じ、温調器27及び高圧ポンプ28を停止させる。スリミング処理を所定時間行って、パターンを所望の寸法に仕上げる。

所定時間経過後、温調器24により、処理容器21内の温度を下げる。その後、バルブ25を開き、スリミング処理を停止させる。この時、水が超臨界状態から常温・常圧の状態に戻る際に、ウエハ上に水が残るように、温度・圧力を温調器24、バルブ25を制御する。

次に、ウエハの洗浄を行う。ウエハの洗浄については以下の手順で行う。バルブ25を閉じた後、バルブ33を開き、二酸化炭素ボンベ30から処理容器21内に、超臨界状態の二酸化炭素を導入する。温調器31、高圧ポンプ32を動作させ、二酸化炭素を所定の温度、圧力にすることで、超臨界状態の二酸化炭素が処理容器21内に導入される。また、温調器24により、処理容器21の温度が所定の温度になるようにする。処理容器21内に超臨界状態の二酸化炭素を連続的に供給しながら、バルブ25を開いた状態にし、水を含む超臨界状態の二酸化炭素を処理容器21から排出することでウエハ22を洗浄する。

ウエハ22上の水が完全に除去された後、温調器31、高圧ポンプ32を制御して、超臨界状態の二酸化炭素が、液体状態を経ずに、気体状態にしてウエハ22を乾燥させる。ウエハ22が乾燥した後、バルブ33を閉じ、温調器31、高圧ポンプ32を停止させる。

次に、超臨界水を用いたスリミングの作用について、以下に説明する。
図3に水の相図を示す。図3に示すように、水の臨界点は374℃、22Mpaである。臨界点よりも高温・高圧の超臨界水、又は臨界点付近の亜臨界水は、イオン積が大きく、有機物と酸化分解・加水分解反応する。従って、有機物であるレジストを超臨界水もしくは亜臨界水と作用させることで、レジストが分解し、レジストパターンの残し寸法の減少(スリミング)が生じる。また、温度・圧力を適切な値に設定することで、反応の速度を制御することができるため、スリミング量の制御が可能である。また、超臨界状態では、物質の拡散速度が液体状態よりも速く、反応生成物の拡散も早く、ウエハ全体にわたって均一なスリミングが可能である。また、均一な酸化分解反応が緩やかに起こるため、ラインエッジラフネスの低減も可能である。

次に、超臨界状態の二酸化炭素を用いた洗浄、及び乾燥の作用について説明する。
図4に、二酸化炭素の相図を示す。図4に示すように、二酸化炭素の臨界点は31℃、7.4Mpaである。二酸化炭素は、臨界点よりも高温・高圧で超臨界状態となる。超臨界状態の二酸化炭素は、粘性・表面張力が小さく微小な間隙への浸透力が大きく、水を溶解する。そのうえ、常温・常圧に戻すと乾燥するため洗浄に適している。また、アスペクト比が高い微細なレジストパターン表面の液体を液体状態で乾燥させると、パターン倒れが生じることが知られている。超臨界状態から気体でレジストパターン表面の液体を溶解させて乾燥させることにより、パターン倒れを防止できる。パターン倒れ防止の観点からは、スリミング処理の後、水の超臨界状態から液体状態を経ずに水の気体状態にして乾燥させることも可能である。本実施形態ではスリミング反応による反応生成物が欠陥として残る可能性がある。よって、本実施形態では、超臨界状態の二酸化炭素で洗浄・乾燥を行っている。

次に、実験結果をもとに、本実施形態のパターン形成方法の効果について説明する。
ウエハ上に反射防止膜(膜厚50nm)、化学増幅型レジスト(膜厚300nm)を塗布する。化学増幅型レジストに対して、露光用レチクルを介してArFエキシマレーザー(露光波長λ:193nm)を照射し、レチクルに形成されたパターンを縮小投影露光する。投影光学系の開口数(NA)は0.6である。ウエハを120℃で90秒間熱処理する。アルカリ現像液で60秒間現像を行う。純水を供給し、反応の停止および洗浄を行う。以上のリソグラフィ工程により、ウエハ上に100nmの孤立残しパターンを形成する。この状態でパターン寸法のばらつきを計測したところ、3σで3nmであった。

その後、ウエハをスリミング処理装置に搬送する。380℃、23MPaの超臨界水で120秒間、スリミング処理を行う。図3の実線に示すように25℃、大気圧に戻し反応を停止させる。ウエハ上に水が残っている状態で、35℃、10MPaの超臨界状態の二酸化炭素でウエハを30秒間洗浄する。洗浄後、図4の実線に示すように、処理容器201内を25℃、大気圧に戻し乾燥させる。

その結果、孤立残しパターンの寸法は50nm(レジスト膜厚275nm)になった。パターン寸法のばらつきを計測したところ、3σで4nmであった。従来のドライプロセスによるスリミング後の、パターン寸法のバラツキは3σで5nmであった。またレジスト残渣、パターン倒れとも見られなかった。参照サンプルとして、水の超臨界状態から乾燥したものは、若干レジスト残渣が見られた。さらに、24枚のウエハを連続処理したところ、ウエハ間のばらつきは3σで2nmである。従来のドライプロセスでは、ウエハ間のバラツキは3σで4nmであった。従って、臨界水でのスリミングにより、高い均一性が得られることが分かる。また、ラインエッジラフネスは従来のドライプロセスの半分となり、良好であった。

以上説明したように、超臨界水を用いたスリミングを行うことにより、面内、ウエハ間とも寸法制御性よくパターン寸法のスリミングが可能となる。また、超臨界状態の二酸化炭素により洗浄することでレジスト残渣を低減することができる。また、超臨界状態の二酸化炭素が導入された状態からウエハを乾燥することによって、アスペクト比が高くてもパターン倒れがないレジストパターンを形成できる。

本実施形態では、現像工程で純水で洗浄し、スピン乾燥しているが、レジストのアスペクト比が高い、もしくは密着性がよくない場合には、パターン倒れが生じる可能性があるため、スピン乾燥せずに、ウエハ上に水の液膜を形成した状態でスリミング処理装置に搬送したほうがよい。この場合は、処理容器内で水の超臨界状態にするときに、ウエハ上の水が蒸発しないように、圧力・温度を制御する必要がある。

また、超臨界水でスリミング処理した後に、超臨界状態の二酸化炭素で洗浄、乾燥を行っているが、パターン倒れの問題がない場合には、液体の水で洗浄し、スピン乾燥してもよい。また、レジスト残渣の問題がない場合には、超臨界水の状態から、水の気体の状態になるように圧力・温度を変化させて乾燥させてもよい。

本実施形態では、スリミングするパターンとして、レジストパターンの例を示したが、超臨界水・亜臨界水でパターン寸法が細くなるパターンであればこれに限らない。例えば、シリコン窒化膜パターンも寸法が細くなる。

本発明の具体的な適用範囲は、リソグラフィ工程後のパターン寸法(本実施例では100nm)をL[nm]、露光波長をλ[nm]、投影光学系の開口数をNAとしたときに、Lをλ/NAで規格化した値が1.2以下である。(本実施例では0.86)
(第2の実施形態)
図5〜図13を用いて、本発明の第2の実施形態に係わるパターン形成方法を説明する。図5は、本発明の第2の実施形態に係るパターン形成方法の処理手順を示すフローチャートである。また、図6は、パターン形成方法を行う基板処理装置の概略構成を示す図である。図7は、本発明の第2の実施形態に係わる光照射部の概略構成を示す図である。図8は、図7に示した光照射部、移動機構、及びギャップ調整機構の概略を示す図である。図9〜13は、本実施形態のパターン形成方法の説明に用いる図である。

ウエハ上に反射防止膜、化学増幅型レジストを塗布し、ArFエキシマレーザーを用い、露光用レチクルを介し所望のパターンを縮小投影露光する。該ウエハを熱処理し、図6に示す基板処理装置に搬送する。図6に示すように、ウエハ61は、基板処理装置の基板保持機構62上に略水平に載置される。基板保持機構62は、基板保持機構62の略中心部に接続された回転機構63により回転する。基板保持機構62の回転により、ウエハ61が回転する。基板処理装置は、現像液吐出ノズル64、リンス液吐出ノズル65、光照射部70を具備している。

次いで、同じ基板処理装置内で、レジストパターンのスリミング処理を行う。スリミング処理は、図13に示すように、光照射部70を一方向に走査させつつ、ウエハ61上の純水に光照射部70から光を照射して行う。

光照射部70から照射される光は、水が吸収する250nm以下の波長を含む。水に250nm以下の波長を含む光が照射されると、水から活性なラジカル分子又はラジカル原子が発生する。このラジカル分子・原子によりスリミング処理が行われる。

水に250nm以下の波長の光を照射すると、OHラジカルやOラジカルが生成される。両ラジカルとも酸化性が強く、特に、OHラジカルは酸化性が非常に強い。そのため、有機物であるレジストは両ラジカルによって酸化分解される。

従って、ウエハ上に水の液膜を形成した状態で、光を照射して、OHラジカル、Oラジカルを生成する。OHラジカル、Oラジカルをレジストと作用させることで、レジストが酸化分解し、レジストパターンの残し寸法の減少(スリミング)が生じる。また、光の照射量、照射時間、水の液厚を適切な値に設定することで、反応量を制御することができる。よって、スリミング量の制御が可能である。また、均一な酸化分解反応が緩やかに起こるため、レジストパターンのラインエッジラフネスの低減も可能である。

本実施形態ではラジカル源として水を用いているが、過酸化水素水でもOHラジカルやOラジカルを生成することが可能である。過酸化水素は一分子から二分子OHラジカルを生成できるので、より効率的である。水の場合には波長250nm以下で吸収が大きくなるので、250nm以下の光を照射することでOHラジカルを発生させることができる。過酸化水素水の場合には300nm以下で吸収が大きくなる。従って、300nm以下の波長の光を含む光を照射することで、OHラジカルが生成される。

また、酸素分子、オゾン分子を溶解させた水に光を照射することでもOHラジカル、Oラジカルを生成できる。溶解した酸素もしくはオゾンから生成されるOラジカル、および、水から生成されるOHラジカルおよびOラジカルによってスリミングが生じる。水および酸素、オゾンの吸収は250nm以下で大きくなる。従って、250nm以下の波長を含む光を照射することでラジカルが生成される。

次に実験結果をもとに、本発明の効果について説明する。
ウエハ上に反射防止膜(膜厚50nm)、化学増幅型レジスト(膜厚300nm)を塗布する。化学増幅型レジストに、露光用レチクルを介してArFエキシマレーザー(露光波長λ:193nm)を照射して、レチクルに形成されたパターンを縮小投影露光する。投影光学系の開口数(NA)は0.6である。ウエハを120℃で90秒間熱処理する。60秒間アルカリ現像液で現像した後、純水を供給して現像の停止および洗浄を行い、100nmの孤立残しパターンを形成した。本実施形態では、洗浄後にスピン乾燥しないが、第1の実施形態で示したように、現像後のパターン寸法のばらつきは、3σで3nmであった。

スリミング処理は、ランプ出力100mW/cm2、スキャン速度2mm/sec、石英ガラスとウエハとの距離50μmで行った。スリミング処理後の乾燥は35℃、10MPaの超臨界状態の二酸化炭素でウエハを30秒間洗浄する。洗浄後、処理室内を図4の実線に示すように25℃、大気圧に戻し乾燥させた。

また、寸法測定結果が、所望の量となった時点で、光照射部の走査を停止し、スリミング処理を停止させるよう制御しても良い。この制御方法でも、ウエハ間の反応量のばらつきを低減することができる。
なお、パターン寸法の計測方法としては、測定領域に光を照射し、その回折光強度から寸法を計測する方法(特開平10−300428号公報、特開2000−269120公報)が有効である。

先ず、前処理による効果を説明する。前処理を行わず、現像処理を1回行ったリファレンス試料を作成し、このときの仕上がり寸法が130nmになるように露光量を設定した。また、前処理を行うと共に、現像処理を1回行った試料を作成した。前処理の効果を確認するため、前処理以外の条件は、リファレンス試料と同じにした。前処理の条件は、ランプ出力100mW/cm2、スキャン速度4mm/sec、石英ガラスとウエハとの距離50μmとした。前処理を行った試料のパターンの仕上がり寸法は110nmとなり、リファレンス試料より、パターン寸法を細く加工することができた。
