【産業上の利用分野】
本発明は、溶液供給装置及び供給方法並びに成膜装置及び成膜方法に係る。より詳細には、ガスの混入がない溶液を供給することが可能な溶液供給装置及び供給方法と、成膜を再現性良く行うことが可能な成膜装置及び成膜方法に関する。

【従来の技術】
最近 強誘電体薄膜を採用した高速不揮発性メモリーが商品化され、急速に応用範囲が拡大する傾向にあり、このため、強誘電体薄膜を再現性・制御性良く形成するCVD技術の実用化が期待されている。 図1〜5に、京都大学・塩崎によるCVD法によるPZT薄膜の形成例を示す。

この発表例では、Pb,Zr,Ti化合物を昇華 または蒸発させて、反応容器に導き、酸化反応をによって、強誘電体薄膜PZTの形成に成功している。
ただし、この技術では、成膜速度が小さい(35Å/分程度)。そのため、強誘電体薄膜(厚さ約1000Å)を採用した高速不揮発性メモリーを製作するには、ウエーハ1枚当たり30分以上 掛かり到底 量産する事はできない。

図6〜9に、ソニー磯辺等が発表した、フラッシュCVD法によるSBT薄膜の形成例を示す。この技術は、大きな成膜速度(150〜200Å/分)、良好な電気特性・段差被覆性・結晶性を示している。

フラッシュCVD法は、Sr,Bi,Ta化合物を溶剤に溶解し、これを圧送して、流量計を用いて流量を制御し、気化器を用いて、Sr,Bi,Ta化合物と溶剤を一気に蒸発・気化させる方式であるから、Sr,Bi,Ta化合物の蒸発速度を増大させる事が容易で、大きな成膜速度150〜200Å/分を容易に実現することができる。

ただし、気化器を用いるため、気化器に起因する、成膜特性(特に堆積速度)の再現性が悪いという大きな課題があり、本発明はこの課題を解決するものである。

Bi,Sr,Ta化合物をヘキサンに溶解した溶液タンクA,Bを用意し、これをアルゴンまたはヘリウムガスを用いて3気圧(ゲージ圧)に加圧し、圧送する。圧送された溶液を流量計(LMFC1,2)を用いて流量を制御し、気化器を経由して、約420℃に加熱したプロセスチャンバーに流し酸素ガスと反応させてSr,Bi,Ta酸化物を形成し、シリコンウエーハ上に薄膜を堆積する。

ところが、Sr,Bi,Ta酸化物薄膜のシリコンウエーハ上の堆積速度が大きくばらつく現象を発見し、この原因が、溶液圧送用加圧ガスの溶解と気泡化によるものであることを発見した。

溶液の気化器構造を図6,10〜13に示す。また、図14〜17には、気泡の評価について示す。

ヘキサン溶液は、アルゴンかヘリウムによって3気圧(ゲージ)に加圧されるが、流量計によって0. 02〜0.10 cc/min.に制御されると溶液の圧力は約1気圧(ゲージ)に低下する。

溶液へのガスの溶解量は圧力に比例するから、溶液の圧力低下に伴い、溶解していたガスが気泡になる。

溶液配管を従来のステンレスから白色透明のフッ素樹脂パイプに変更すると、気泡を目視で観察する事ができる。これを表1に示す。従来のアルゴン加圧(図6)では、気泡が50%に達する事が観察されたが、ヘリウム加圧では、気泡発生を0%に低下させる事もできた(表1)。

表6、表7には、溶媒の蒸気圧と気体の溶解度を示した。表7には、溶媒がヘキサンの場合アルゴンは 2.52×10−3mol、ヘリウムは2.6010−4mol溶解する事が記載されている(ただし分圧が1atmの場合)。アルゴンは、ヘキサン1ccに0.43cc溶解するがヘリウムは0.04ccしか溶解しない事が計算できるが、これは観察結果と概ね一致する。

気泡は、溶液の圧力が急低下すると発生するが、この原因は溶存ガスの脱気である。さらに気化器は減圧された反応チャンバー(約1Torr)に接続して使用されるから、溶媒の圧力を溶媒の蒸気圧以下に減圧すると、今度は溶媒が気化し気泡が発生する。発生した気泡は溶液流量の精密制御を不可能にする。これを表1〜5に示す。

溶液気化式CVD法において、液体を気化器へ圧送する際に気体を用いて、液体を加圧する方法が広く採用されている。これは加圧が簡単な装置で、安価に、高精度で行う事ができるである。

ところが、高圧気体(圧力2〜5気圧)で液体を加圧すると、この気体が溶液に大量に溶存するため、様々な問題を起すことが分った。

すなわち、従来の技術には次ぎの諸々の課題がある。
【0029】
1.従来の気体加圧による圧送は、容器に圧送される液体を入れ、容器内を加圧気体で直接圧送している。その為に加圧気体が圧送される液体に溶け、それがプロセスに大きく影響を及ぼす場合が観測され、脱気する必要があった。
2.十二分に脱気するのは容易には出来ない。
3.圧送される液に、加圧気体が直接ふれるため、十二分に高純度な気体即ち高価なガスを必要とする。
4.同様に圧送される液の性質を変化させるような気体は使用できないため加圧気体の種類を検討し、適切な気体を採用する必要がある。
5.加圧容器は繰り返し使用するので、再度 溶液を充填する前に、容器内部を十二分に洗浄する必要がある。
6.ポンプを使用した圧送では、異物の発生や脈動が発生してしまう。

本発明は従来の加圧圧送による溶液供給が有する課題を解決するものである。

【発明の効果】
1. 圧送される液体を、それで侵されずまた柔軟性のある材質の袋に入れ、それを圧力容器にいれて袋の外側から気体などの流体にて加圧し液を圧送する。

2.気体が溶け込まないために脱気工程の必要が無くなる。
3.液の充填の際は、液が入れられた袋を交換するようにするため、容器内を洗浄する必要が無い、万が一洗浄するとしても、液に直接に触れていないために簡易な洗浄で使用に耐えられる。
4.袋と配管接続部は、容器内に設けられた針を袋に設けられた接続部に刺すことにより、簡単に接続が出来る。このことにより、従来より液の補充時に雰囲気と遮断することが大変であったがそれを容易に行う事が出来る。
必要においては、容器内を溶媒で満たし、その後に針にて接続し、溶媒を通して加圧する事によって、雰囲気を完全に遮断しての接続が可能となる。
5.容器外壁に透明窓を設置する容器。
6.容器が安価に作成できるため、使い捨てしても、容器再洗浄よりも遥か安価になる。
7. 容器外壁に透明窓を設置し、液を充填した袋の充填液量の減少を簡単に・正確に目視検査することができる。

Recently, high-speed non-volatile memories using ferroelectric thin films have been commercialized, and the application range has been rapidly expanding. For this reason, the practical use of CVD technology for forming ferroelectric thin films with good reproducibility and controllability has been increasing.
