本発明は、光通信装置や光学デバイス等に使用される光学多層膜フィルタに関する。

【従来の技術】
光学多層膜フィルタは、光学的な屈折率の異なる光学媒質膜、例えば誘電体膜を交互に積み重ねて形成され、境界面での反射光の干渉を利用して所定の光学特性を得るものである。現在、単層膜では得られない所望の光学特性を得るために、眼鏡などのガラス上およびプラスチック上への無反射コーティング、ビデオカメラの色分解プリズム、バンドパスフィルタなどの各種光学フィルタ、発光レーザの端面コーティング等に使用されている。
また、最近の状況として広帯域光波長多重(高密度波長分割多重(Dense Wavelength Division Multiplexing :DWDM)通信に用いる合波フィルタや分波フィルタ、さらに、短距離間に用いられるイーサネット(登録商標)通信において10Gbps級の広光波長多重(Wide Wavelength Division Multiplexing : WWDM)通信(IEEE802.3規格)に応用される。

光学フィルタの設計について、図11から図14を参照して説明する。
図11に示すように、屈折率nsの基板1上に、屈折率n1の透明な光学媒質膜12を膜厚d1で形成した単層膜フィルタにおいて、光学媒質膜12に光が入射した場合の特性マトリックス(M)は、式(1)のように定義される。但し、入射光の波長をλ、入射角は入射面の法線に対しθ、β=2π・n1・d1・cos(θ)/λと定義する。また、iは虚数単位を示し、m11、m12、m21、m22は、特性マトリックス(M)の行列成分であり、m11=m22=cos(β)、m12=i・1/ξ・sin(β)、m21=i・ξ・sin(β)である。

また、式(1)の特性マトリックス(M)から、反射率係数|r|および透過率係数tは、入射角θが0度の場合に、式(2)、式(3)となる。但し、基板の屈折率をnsとし、空気の屈折率は、n0=1とした。

上記したように、特性マトリックス(M)により、式(4)や式(5)と同様に反射率Rと透過率Tを求めることが可能である。式(6)において、入射光の波長λを設計波長(または中心波長)λ0に固定して光学膜厚を選択することで、光学フィルタとしての設計が可能となるため、所望のバンドパスフィルタを得ることができる。

次に、光波長多重(波長分割多重(Wavelength Division Multiplexing :WDM))通信に用いる合波フィルタや分波フィルタの要求仕様について、図13の透過特性を参照して説明する。
バンドパス特性を評価する基準として、一般的に−0.5dBでのフィルタ透過幅(または透過帯幅)W(F)と、−25dBでのクロストーク透過幅(または−25dB透過波長幅)W(C)と、挿入損失とリップル強度(または透過帯域リップル)が用いられる。

フィルタ透過幅W(F)は、光信号が透過するバンドパス信号の幅を示しており、狭いほど規定されたバンド帯域の中で多くの信号を通すことが可能となる。また、クロストーク幅W(C)は、混信することなしにバンドパス信号をどれだけ近接させることができるかを示しており、細いほど混信せずにバンドパス信号を並べることができる。つまり、フィルタ透過幅W(F)とクロストーク幅W(C)がともに狭くなることで、規定されたバンド帯域の中で通信に使用できるバンドパス信号が増えることになる。
また、挿入損失とは、バンドパス信号の最大値の値と理想的な透過率100%の強度差を示している。

さらに、リップルとは、バンドパス信号の最大値付近の部分に透過率が局所的に低下する現象が見られることであり、さざ波とも呼ばれる。リップルが発生した場合、所望のバンドパス特性が得られないことがある。リップルが発生した場合の信号の最大値と局所的透過率低下値との差をリップル強度とする。理想的なバンドパス特性として、点線で示した矩形の形状が求められている。

現在使用されているバンドパスフィルタの特性としては、−0.5dBでのフィルタ透過幅W(F)は2nm以下で、−25dBでのクロストーク透過幅W(C)が4nmから8nm程度であるが、既にフィルタ透過幅W(F)が1nm以下のバンドパスフィルタの実用化を迎えている。
さらに、次世代の広帯域光波長多重通信(DWDM通信)に用いるバンドパス特性の要求仕様としては、フィルタ透過幅W(F)が0.1nm、クロストーク透過幅W(C)が0.3nm、挿入損失が0.5dB以下、リップル強度が0.2dBという値が要求されている。このため最適なバンドパス特性の設計が求められている。
また、光学多層膜の総数も数十層から数百層と非常に多くなるため、膜厚や膜質の均一性もこれまで以上に高精度なものが要求されるようになっている。

さらに、幹線の大規模通信だけでなく、LAN(Local Area Network)通信でデファクトスタンダードになっているイーサネット通信においても、光学多層膜フィルタが使用されつつある。現在のツイストペアによる通信に代わって光ファイバを用いた10GBASE−Xや10GBASE−Wという10Gbps級の通信がIEEE802.3規格として標準化され、普及に向けた検討が進んでいる。この場合に用いられる多重通信方式は、WWDM通信(CWDM通信ともいう)と呼ばれ、1310nmや1550nm付近の波長帯域において、数十nmずれた4つの波長で4つのデータを重ね合わせて送信し、4つの受光器で別々に読み取るものである。通信距離は約300mであるが、LANの世界では一番期待されている方式となっている。

このWWDM通信用にも光学多層膜フィルタが用いられる。評価基準としては、図13に示したフィルタ特性で、フィルタ透過幅W(F)が10nm、クロストーク幅W(C)が20nm以下、挿入損失が1dB以下、リップル強度が0.5dBという値が要求されている。このWWDM通信用光学多層膜フィルタでは、低コスト化が最大の課題とされている。

多層膜に用いられる薄膜材料として、シリコン(Si)、アモルファスシリコン(a−Si)、水素化アモルファスシリコン(a−Si:H)、二酸化シリコン(SiO2)、五酸化タンタル(Ta2O5)、アルミナ(Al2O3)、二酸化チタン(TiO2)、二酸化ジルコニウム(ZrO2)、二酸化ハフニウム(HfO2)、二酸化ランタン(LaO2)、二酸化セリウム(CeO2)、三酸化アンチモン(Sb2O3)、三酸化インジウム(In2O3)、酸化マグネシウム(MgO)、二酸化ソリウム(ThO2)などの酸化物および二元以上の酸化物、あるいは、シリコン酸窒化物(SiOxNy)、あるいは、シリコン窒化物(SiN)、窒化アルミニウム(AlN)、窒化ジルコニウム(ZrN)、窒化ハフニウム(HfN)、窒化ランタン(LaN)などの窒化物および二元以上の窒化物、あるいは、フッ素化マグネシウム(MgF2)、三フッ化セリウム(CeF3)、二フッ化カルシウム(CaF2)、フッ化リチウム(LiF)、六フッ化三ナトリウムアルミニウム(Na3AlF6)などのフッ素化物、あるいは、二元以上のフッ素化物などがある。

一般には、これらの薄膜材料のうち適当な屈折率の異なる2種類の物質を選択し、透明基板上に薄膜形成装置を用いて光学多層膜フィルタを作成する。

図14に、代表的な光学多層膜フィルタの構成例を示す。光学膜厚λ0/2のキャビティ層4と呼ばれる層の上下を、屈折率nLを有する第1の光学媒質からなる第1の光学媒質層2(光学膜厚λ0/4;L層)と第1の光学媒質よりも高い屈折率nHを有する第2の光学媒質からなる第2の光学媒質層3(光学膜厚λ0/4;H層)とにより交互に積層した多層膜で挟んだ構造となっている。キャビティ層4は、第1の光学媒質層2と第2の光学媒質層3とを交互に積層した積層体のうち、所定の位置の層であり、光学膜厚がλ0/2の整数倍の第1の光学媒質または第2の光学媒質により構成される。

さらに、キャビティ層4を2つ、3つ、4つ、5つと増した場合、それぞれ「ダブルキャビティ」または「2キャビティ」、「トリプルキャビティ」または「3キャビティ」、「4キャビティ」、「5キャビティ」と呼ぶ。

図14を参照し、第1の光学媒質層2として屈折率が1.48の二酸化シリコン(SiO2)、第2の光学媒質層3として屈折率が2.14の五酸化タンタル(Ta2O5)を用いた場合について詳細に説明する。但し、バンドパスフィルタとしての設計波長はλ0=1550nmとした。基板1としては、一般的に使用される、BK−7や結晶化ガラス等の基板1を用いた。ここでは、基板1の屈折率は1.47とした。第2の光学媒質層3の光学膜厚は181.07nmであり、第1の光学媒質層2の光学膜厚は261.82nmであり、キャビティ層4の光学膜厚は523.64nmである。
また、図14では、屈折率を層の横幅により、模式的に表した。つまり、第1の光学媒質層2よりも第2の光学媒質層3の横幅が広いのは、第2の光学媒質層3の方の屈折率が第1の光学媒質層2より大きいことを示している。

図14に示した1キャビティ構造の光学多層膜フィルタにおいて、設計波長λ0に相当するβ=π/2の場合について考察する。式(6)により示される特性マトリックス(M)は式(7)のようになる。よって反射率係数|r|は式(2)より式(8)となり、さらに、式(4)より反射率Rを式(9)のように求めることができる。

屈折率nsが1.47の石英基板を考えると、式(8)から|r|=0.1903、式(9)からR=0.0362となり、設計波長λ0の反射率係数|r|を小さくできる。このように、設計波長λ0において、行列の計算が比較的簡単にできるため、反射率Rを比較的容易に計算することができる。

図14に示した光学多層膜フィルタのシミュレーションにより計算した透過特性を図15に示す。設計波長λ0で透過率は0.9638となり、理論計算値の透過率T=1−Rから得られる値と一致する。フィルタ特性としては、極めて急峻で狭いバンドパス特性が得られている。フィルタ透過幅W(F)は、0.1nm以下、挿入損失もなく、リップルもない形状が得られていることがわかる。しかし、バンドパススペクトルの形状は、鋭い三角形の形状であり、−25dBのクロストーク幅W(C)が1nm以上で、仕様を大きく超える。また、図13の透過特性において点線で示した矩形の形状(理想的なバンドパス特性)から外れている。したがって、シングルキャビティでDWDM通信用のフィルタを作製するのは困難であることがわかる。

そこで、シングルキャビティを直列配置して2以上のキャビティ層を持つファブリペロー型と呼ばれる多層膜構造によりバンドパススペクトル形状を矩形にしようとする試みがなされている。図16に、2キャビティ構造(ダブルキャビティ構造)のファブリペロー型多層膜の基本構造を示す。一般的に、第1の光学媒質層2(L層)と第2の光学媒質層3(H層)とを繰り返してある層数で形成した多層膜によりキャビティ層4(2L層)を挟んだ1キャビティ構造を基本として、この1キャビティ構造をつないだ構造をしている。1キャビティ5は、それぞれキャビティ層(2L層)に対して必ず対称になっている。図16では、基板1側からみて片側21層の1キャビティ5と片側22層の1キャビティ5とを結合した構造をしている。

そこで、さらにキャビティ数を増やし、バンドパススペクトルの形状を矩形のプロファイルに近づける試みがされている。例として、第1の光学媒質層2(L層)として屈折率が1.48の二酸化シリコン(SiO2)、第2の光学媒質層3(H層)として屈折率が2.14の五酸化タンタル(Ta2O5)を用い、キャビティ数を3とした3キャビティ(トリプルキャビティ)の場合について説明する。全体で143層の多層膜からなる3キャビティの光学多層膜フィルタを作製した。バンドパスフィルタとしての設計波長はλ0=1550nmとした。

5キャビティでは、基板1上に第2の光学媒質層3と第1の光学媒質層2とが繰り返し多層積層され、キャビティ層4(2L層)が5層配置され、全体で239層の多層膜を作製した。設計波長λ0における特性マトリックス(M)は式(7)となり、反射率係数|r|は式(8)となる。バンドパススペクトル形状を参照すると、フィルタ透過幅W(F)は0.1nm以下を達成しており、−25dBのクロストーク幅W(C)も約0.1nmとほぼ矩形のプロファイルが得られ、挿入損失もほぼ0dBとDWDM用の要求仕様を満たしていることがわかる。しかしながら、2.5dBにもおよぶリップルが現れており、要求仕様を満たさなくなってしまう。

【発明が解決しようとする課題】
以上のように、2キャビティ、3キャビティ、4キャビティ、5キャビティで見られたようなリップルが発生する現象は、6以上のキャビティでさらに顕著になる。キャビティ数が増加するにしたがって、クロストーク幅W(C)は小さくなるが、フィルタ透過幅W(F)やリップル強度は大きくなってしまう。フィルタ透過幅W(F)は、層の総数により調整できるが、リップル強度は調整できない。

また、例に示した二酸化シリコン(SiO2)と五酸化タンタル(Ta2O5)以外、例えば五酸化タンタルと水素化アモルファスシリコン(a−Si:H)とにより多層膜を形成した場合においても、また、その他の組み合わせにより多層膜を形成した場合においても、この現象は見られる。

そのため、0.1nm程度と狭いフィルタ透過幅W(F)を実現しながら、狭いクロストーク幅W(C)と矩形に近いバンドパス特性を得るとともに、挿入損失とリップルを抑えたバンドパスプロファイルを示すフィルタ構造の実現が不可欠となっている。

そこで、本発明は、前述した従来技術の問題点や課題を解決するためになされたものであり、その目的は、光通信に適応できるバンドパス特性を得ることができる光学多層膜フィルタを提供することである。

【課題を解決するための手段】
上記の目的を実現するため、本発明の光学多層膜フィルタは、第1の光学媒質からなる第1の光学媒質層とこの第1の光学媒質より高い屈折率を有する第2の光学媒質からなる第2の光学媒質層とを交互に積層した複数の第1の積層体を、第1の光学媒質または第2の光学媒質からなるキャビティ層を介して接続したキャビティ構造を有し、バンドパスフィルタとしての設計波長λにおける特性マトリックスの行列成分の第1行第1列が1、第1行第2列が0、第2行第1列が0、第2行第2列が1であるキャビティ構造体と、このキャビティ構造体上に形成され、第1の光学媒質層と第2の光学媒質層とを交互に積層した第2の積層体と、この第2の積層体上に形成され、第1の光学媒質または第2の光学媒質からなるキャビティ層と、このキャビティ層上に形成され、第1の光学媒質層と第2の光学媒質層とを交互に積層した第3の積層体と、この第3の積層体上に形成され、第1の光学媒質を、第1の光学媒質層の偶数倍の膜厚となるように形成した表面層とを有し、第1の光学媒質層の屈折率をnL、第2の光学媒質層の屈折率をnHとした場合に、キャビティ構造体と第2の積層体とキャビティ層と第3の積層体と表面層とからなる光学多層膜フィルタの特性マトリックスの行列成分の第1行第1列が(nH/nL)、第1行第2列が0、第2行第1列が0、第2行第2列が(nL/nH)、または、第1行第1列が(−nH/nL)、第1行第2列が0、第2行第1列が0、第2行第2列が(−nL/nH)であることを特徴とする。

ここで、個々の第1の積層体は、第1の光学媒質層と第2の光学媒質層とを交互に積層した構造であればよく、個々の第1の積層体を構成する第1の光学媒質層および第2の光学媒質層の層数は異なっていてもよい。

ファブリペロー型のマルチキャビティ構造は、第1の光学媒質層2(L層)と第2の光学媒質層3(H層)とを繰り返してある層数で形成した多層膜(積層体)によりキャビティ層4(2L層)を挟んだ1キャビティ構造を基本として、この1キャビティ構造をつないだ構造である。以下、1キャビティ構造とマルチキャビティ構造とを含めてキャビティ構造と呼ぶ。1キャビティ5は、それぞれキャビティ層(2L層)に対して必ず対称になっている。このキャビティ構造では、キャビティ数を問わず、設計波長λ0における特性マトリックス(M)が式(7)または式(10)となる。例えば、1キャビティ(シングルキャビティ)、4キャビティ、5キャビティ、8キャビティ、9キャビティ、10キャビティの特性マトリックスは式(7)で表され、2キャビティ、3キャビティ、6キャビティ、7キャビティの特性マトリックスは式(10)で表される。つまり、特性マトリックスの第1行第1列の行列成分が1または−1であり、特性マトリックスの第1行第2列の行列成分が0であり、特性マトリックスの第2行第1列の行列成分が0であり、特性マトリックスの第2行第2列の行列成分が1または−1である。

この場合、表面層を有する1キャビティ5において、キャビティ層を挟んだ積層体を構成する第1の光学媒質層2および第2の光学媒質層3の層数は、第1の光学媒質層2により形成された表面層を2層として計算した場合に等しくなる。

また、設計波長λ0=1550nmにおける透過率が向上することがわかる。

次に、製造方法について説明する。上記の材料を積み重ねて多層膜を形成するために、様々な形成装置および形成方法が試みられている。中でもスパッタ法(スパッタリング法)は、危険度の高いガスや有毒ガスなどを使用する必要がなく、堆積する膜の表面凹凸(表面モフォロジ)が比較的良好であるなどの理由により、有望な成膜装置・方法の一つとなっている。その中でも、スパッタ法において化学量論的組成の膜を得るための優れた装置・方法として酸素ガスや窒素ガスなどの反応ガスを供給し、膜中の酸素や窒素が欠落するのを防止する反応性スパッタ装置・方法が有望である。

反応性スパッタ装置・方法の中でも、電子サイクロトロン共鳴(Electron Cyclotron Resonance :ECR)と発散磁界を利用して作られたプラズマ流を基板に照射するとともに、ターゲットと接地間に高周波または直流電圧を印加し、上記ECRで発生させたプラズマ流中のイオンをターゲットに引き込み衝突させてスパッタ現象を引き起こすことにより、膜を基板に堆積させる装置・方法(以下、これをECRスパッタ法という)が良好な膜質を得られるとして最も有望である。ECRスパッタ法の特徴は、例えば、小野地、ジャパニーズジャーナルオブアプライドフィジクス、第23巻、第8号、L534頁、1984年(Jpn.J.Appl.Phys.23,no.8,L534(1984).)に記載されている。

一般的に、RFマグネトロンスパッタ法においては、0.1Pa程度以上のガス圧力でないと安定なプラズマは得られないのに対し、上記ECRスパッタ法では、0.01Pa程度以下の分子流領域のガス圧力で安定なECRプラズマが得られる。
また、ECRスパッタ法は、高周波または直流電圧により、ECRにより生成したイオンをターゲットに当ててスパッタリングを行うため、低い圧力でスパッタリングができる。

また、ECRスパッタ法では、基板にECRプラズマ流とスパッタされた粒子が照射される。ECRプラズマ流のイオンは、発散磁界により10eVから数10eVのエネルギーに制御される。また、気体が分子流として振る舞う程度の低い圧力でプラズマを生成・輸送しているために、基板に到達するイオンのイオン電流密度も大きく取れる。したがって、ECRプラズマ流のイオンは、スパッタされて基板に飛来した原料粒子にエネルギーを与えるとともに、原料粒子と酸素または窒素との結合反応を促進するため、膜質が改善される。

さらに、ECRスパッタ法では、反応性ガスの分圧を制御することで、堆積膜の屈折率を精度良く制御することができる。この特性を利用することにより、他のスパッタ法では困難である任意の屈折率に調整した堆積膜を形成し、多層膜として形成することができる。
本実施の形態においては、ECRスパッタ装置を用いて、光学多層膜フィルタの製造を行った。図5に電子サイクロトロン共鳴(ECR)装置の概略図を示す。

製造方法を具体的に説明する。まず、容器内を真空にした後、ECRプラズマ源にスパッタガスおよび反応性ガスを導入し適当なガス圧にする。次に、磁気コイル9によりECRプラズマ源内に0.0875Tの磁場を発生させた後、導波管と石英窓11を通してECRプラズマ源に周波数が2.45GHzのマイクロ波を導入し、ECR領域8に電子サイクロトロン共鳴(ECR)プラズマを生成する。

ECRスパッタ装置において、ターゲットにシリコンと純アルミニウムを用い、また、反応性ガスとして酸素ガスと窒素ガスとを、さらに不活性ガスとしてアルゴンを用いた酸化シリコン薄膜と酸窒化シリコン薄膜とアルミナ薄膜の成膜を行った。ECRプラズマ源には、供給する反応性ガスの多少に関わらず、プラズマが安定に得られるだけのアルゴンを導入する。

上記のようにして、基板1上に成膜した酸化シリコン膜と酸窒化シリコンとアルミナ膜の屈折率の酸素流量依存性を図6に示す。アルゴンガス流量が20sccmとし、酸素ガス流量を0から8sccmの間で変化させ、ECRイオン源に導入するマイクロ波電力を500W、ターゲットに印加する高周波電力を500Wとした。但し、酸窒化シリコンでは、酸素と窒素の流量の合計が10sccmとなるように調整している。また、基板1は加熱していない。なお、屈折率は638nmレーザによるエリプソメータを用いて測定した。

図6によれば、酸化シリコン膜と酸窒化シリコン膜およびアルミナ膜の屈折率は、酸素流量の増加にしたがって減少し、屈折率が化学量論的組成を満たす二酸化シリコンまたはサファイア基板の屈折率になることがわかる。反応性ガスによって良好な膜質を保ちながら屈折率を制御できることを示している。
