【発明の属する技術分野】
本発明は、負電荷の酸素イオンを発生させるための真空処理装置に関する。負電荷に帯電した酸素イオンは、半導体製造の酸化プロセスやディスプレイデバイス用の透明導電膜に対する酸化プロセスに有用であると共に、化学分野においてもその酸化力を利用した殺菌用途などに転用可能である。

【従来の技術】
図1は、従来の酸素イオン発生用真空処理装置の略断面図である。図1を参照して、酸素イオン発生装置1は、排気口2を設けた照射室3内に、金属製イオンソース室4と、被照射体5を保持する基板ステージ6とが配置されて構成されている。イオンソース室4自体は、引出電極電源7に導通されてこれにより容器電位が設定される。また、イオンソース室4のガス導入口8は、導入バルブ9を介して、酸素ボンベ10に連通するガス流量調節器11や減圧器12に接続されている。これらのガス導入部は、静電気による発火を防止するため金属製のものを用いている。また、基板ステージ6には装置外部の電流計13が接続され、被酸化物から成る被照射体5から発生する電流を、これを保持する基板ステージ6を介して電流計13で計測できるようにしている。

イオンソース室4内には、フィラメント電源14により作動されるランプ15と、これによる発熱を反射させるための反射板16と、φ5cm程度の円盤状の多孔質セラミックス基板17とが配置され、多孔質セラミックス基板17はイオンソース室4の壁面に設けたホルダ18により固定されている。さらに、多孔質セラミックス基板17の基板ステージ6側には、電気絶縁材19を介し、基板17と3mm程度の間隔で多孔金属板から成る引出電極20が取り付けられている。このとき、引出電極20を構成する金属には、モリブデンなど抗酸化性のものを用いる。また、反射板16に囲まれた空間内には、ガス導入口8に連なるガス導入パイプ21を挿入して設けている。

照射室3とイオンソース室4とは導電性を確保するため金属製で構成されているが、両者はインシュレータ22により電気的に絶縁され、接地電位とした引出電極20や照射室3やグランドカバ23がイオンソース室4と電位差を保つようにしている。

上記のように構成された従来装置を用いて酸素イオンを発生させるには、あらかじめ、排気口2に連なる図外の真空排気ポンプにより照射室3内を1.3×10−3Pa以下に保ち、この状態で、フィラメント電源14によりランプ15を点灯する。このとき、ランプ15からの発光が反射板16で反射されて多孔室セラミックス基板17が加熱される。その際の基板温度は、フィラメント電源14の調節により、500〜650℃の範囲とするのが望ましい。

そして、導入バルブ9を開放することにより、ガス導入管21経由にて酸素ガスを流量0.01〜0.1sccmで導入しながら、反射板16に囲まれた空間内を1.3×10−3Pa程度に保つ。

このようにして、引出電極用電源7によりイオンソース室4に−300Vの電圧を印加する。このとき、多孔質セラミックス基板17が負極となり、このことにより、反射板16に囲まれた空間内の酸素種が多孔質セラミックス基板17を通過する過程で、負電荷に帯電されて照射室3内の被照射体5に飛着して、この被照射体5を酸化し、酸化物から遊離した電子により電流が生じる。このとき、図1の電流計13で計測される電流値は約2mA(約100μA/cm2)である。

【発明が解決しようとする課題】
ところで、上記装置において発生する負電荷の酸素イオンの照射面積を増大させるには、円盤状多孔質セラミックス基板17の直径を増大して大面積のものとする必要がある。そして、このような場合でも、多孔質セラミックス円盤全体で、ランプ15からの放射熱及び反射板16からの輻射熱による温度分布を均等に保って、これにより発生する酸素イオンのイオンビーム電流値分布のばらつきを抑制する必要がある。

しかしながら、例えば、多孔質セラミックス円盤の直径を1mに設定した場合、ランプ15及び反射板16によるセラミックス円盤の設計温度を800℃としたときも、円盤全体では中心値に対して±30℃程度の偏差で温度分布することは避けられず、これに伴い、酸素イオンのイオンビーム電流値のばらつきも±10%以上になる。

また、例えば、多孔質セラミックス基板17として4インチ直径の基板を用いたとき、その中心部(φ2インチエリア内)における温度分布が700℃±25℃であるのに対し、その外側(φ2〜4インチエリア)では650℃±25℃の温度分布となる。さらに、イオンビーム電流値においても同基板では、その中心部(φ2インチエリア内)における電流値分布が10μA/cm2であるのに対し、その外側(φ2〜4インチエリア)では5μA/cm2であるような、温度分布及びイオンビーム電流値分布の明白なばらつきが生じる。

そして、このため、所望のとおり均等に照射される負電荷酸素イオンを得ることが困難となる。

本発明は、上記問題点に鑑み、大面積の多孔質セラミックス円盤の全体に亘り、均等に負電荷酸素イオンを発生し、照射することが可能な負電荷酸素イオン発生用真空処理装置を提供することを課題としている。

【課題を解決するための手段】
上記課題を解決するため、本発明は、多孔質セラミックス基板と加熱手段と酸素導入手段とを有する負電荷酸素イオン発生用真空処理装置において、この多孔質セラミックス基板を、長手方向の側面長が互いに等しい複数の矩形状セラミックス片の側面同士を合致させて構成し、また、この加熱手段を、セラミックス片の長手方向に直交し、かつ、多孔質セラミックス基板の最外位置の両セラミックス片に対して同一間隔で両端部を対置させた直管ランプとして構成する。そして、酸素導入手段による酸素雰囲気下、この直管ランプにより多孔質セラミックス基板を加熱して負電荷酸素イオンを発生させるものとした。

これにより、直管ランプにより、多孔質セラミックス基板を構成するすべての矩形状セラミックス片が充分に加熱されて、各セラミックス片単位で負電荷酸素イオンを発生するため、基板全体に亘って所期の酸素イオンを発生することができる。このとき、直管ランプは、互いに平行な複数本のもので構成しても良い。

そして、この矩形状セラミックス片の加熱時に、加熱手段たる直管ランプの出力を調整することにより、各セラミックス片で感度良く酸素イオン発生量が増減するので、基板全体で所望の酸素イオンの均等発生及び均等照射が可能となる。

この場合、上記の酸素イオン発生用真空処理装置を、多孔質セラミックス基板に電気絶縁材料を介して多孔導電板を対向させるように構成すると、多孔質セラミックス基板から発生する負電荷の酸素イオンの照射方向が、多孔導電板に向けて集束されるので、導電板を通過した以後、これによるイオンビームは高密度となる。したがって、所望の酸素イオン量を確保することが容易になる。

さらに、この場合、多孔導電板を接地すると共に、多孔質セラミックス基板を負極として電圧を印加すると、発生する酸素イオンを確実に負電荷に帯電させることができる。

【発明の実施の形態】
図2は、本発明の負電荷酸素イオン発生用真空処理装置の概略図である。図1と同等の機能を有する部位には同一の符号を付している。図2(a)を参照して、排気口2を設けた照射室3内に、イオンソース室4と基板ステージ6とが配置され、基板ステージ6には被照射体試料5(図示せず)が保持されている。

図1の従来装置と異なるのは、図2(b)に示すようにイオンソース室4内の構成が、直管ランプ15a〜15cと、各直管ランプを包囲して形成される反射板16と、4cm×24cm程度の矩形状セラミックス片の集合体とによる点である。即ち、セラミックス基板17は、互いに合同の矩形状セラミックス片17a〜17gの長辺同士で連結し、短冊状に並べられた各矩形状セラミックス片の集合体として構成されている。図2(b)においては、各矩形状セラミックス片のサイズは4cm×24cm程度(厚さ3mm程度)であり、これら6枚の集合体でセラミックス基板17を構成している。そして、多孔質セラミックス基板17はイオンソース室2の壁面に設けたホルダ18により固定され、多孔質セラミックス基板17の基板ステージ6側には、電気絶縁材19を介し、基板17と3mm程度の距離を隔てて多孔金属板から成る引出電極20が取り付けられている。このとき、引出電極20を構成する金属には、モリブデンなど抗酸化性のものを用いる。また、図2(a)に示すように反射板16に囲まれた空間内にはガス導入パイプ21が挿入されている。

さらに、照射室3とイオンソース室4とは導電性を確保するため金属製で構成されているが、両者はインシュレータ22により電気的に絶縁され、接地電位とした引出電極20や照射室3やグランドカバ23がイオンソース室4と電位差を保つようにしている。

図2の装置を用いて酸素イオンを発生させるには、あらかじめ、排気口2に連なるターボ分子ポンプ2a及び油回転ポンプ2cにより照射室3内を1.3×10−3Pa以下に保ち、この状態で、図外のフィラメント電源により直管ランプ15a〜15cを点灯する。このとき、ランプ15a〜15cによる発熱が反射板16で反射されて多孔質セラミックス基板17が加熱される。その際の基板温度は、フィラメント電源(図示せず)の調節により、500〜650℃の範囲とするのが望ましい。

そして、酸素ボンベ10に連なる導入バルブ9を開放することにより、ガス導入管21経由にて酸素ガスを流量0.01〜0.1sccmで導入しながら、イオンソース室4内を1.3×10−3Pa程度に保つ。

このようにして、引出電極用電源7によりイオンソース室4に−300Vの電圧を印加する。このとき、多孔質セラミックス基板17が負極となり、イオンソース室4内に導入された酸素種が多孔質セラミックス基板17を通過する過程で負電荷に帯電されて照射室3内の基板ステージ6上の被照射体(図示せず)に飛着して電流を生じさせる。

このとき、多孔質セラミックス基板17上の加熱エリア(10cm×20cm)中の中心部10cm×10cmにおいて、イオンビームの電流値分布は10μA/cm2±2〜3μA/cm2、温度分布は600℃±25℃であり、基板17全体でこれらの分布の均等性が確保されていることが分る。なお、この際のランプの出力は、中央の直管ランプ15bにおいて60%程度、残りの直管ランプ15a、15cにおいて70%程度である。

そして、このとき電流計(図示せず)で計測された電流値は約3mA(基板中心部では約10μA/cm2)であり、負電荷の酸素イオンの取り出しが効果的に行われている。

【発明の効果】
以上の説明から明らかなように、本発明の負電荷酸素イオン発生用真空処理装置は、複数の矩形状セラミックス片の集合体から成る多孔質セラミックス基板に対し、各セラミックス片の長手方向に直交する充分な長さの直管ランプによる加熱を行うので、各セラミックス片において負電荷酸素イオンの発生及び照射を確実に行うことができる。したがって、多孔質セラミックス基板全体で所望の酸素イオンの発生を得ることができる。
