標準電子パッケージの移送成形のための方法
及び該方法により形成された装置
発明の背景技術 発明の技術分野
本発明は、概して電子デバイス及び電子部品等の対象部品をカプセル化するた
めの改良された技術に関し、より詳しくは、各種PCMCIA標準パッケージ(
すなわち各PCカード)のような各種標準電子パッケージの移送成形のための改
良された方法及び成形型に関するものである。従来技術
パーソナルコンピュータ・メモリカード国際協会(PCMCIA)は、300
以上のメンバー企業からなる標準母体である。PCMCIAは、複数のパーソナ
ルコンピュータ・カード(すなわち、複数のPCカード)のための、標準サイズ
とされた各種電子パッケージを発展させてきた。PCカードは、サイズの点にお
いて、各種パーソナルコンピユータ、各種パーソナル通信装置、及びその他の各
種電子デバイスにて使用するために標準化された。PCカードは、特に各種ポー
タブルシステムのための追加のメモリ、記憶装置、通信及び入力/出力(I/O)
手段としての可能性を提供してきたものである。
各PCMCIA規格は、PCカード用の物理的要求事項、電気仕様、及びソフ
トウエア設計を記載している。各規格は3つの物理的サイズのカードを規定して
いる(タイプI,タイプII,及びタイプIII)。これら3つのタイプ間の違
いは厚さだけである。タイプI,タイプII,及びタイプIIIの各サイズは、
それそれ3.3ミリメートル,5.0ミリメートル,及び10.5ミリメートルである。3
つ全てのタイプが、コンピュータと他のデバイスとを接続するための68ポジシ
ョン標準コネクタを使用している。
各種異なるサイズのPCカードを製造する様々な方法がある。各方法は、基本
的に、複数の電子部品を有するプリント回路基板(すなわち、PC基板すなわち
基板)を製造することからなる。PC基板の周囲のフレームを接続し、かつPC
基板の両側に複数のカバー(すなわち複数の蓋)をする。もし、PCカードが単
一の68ピンコネクタを使用するならば、PC基板はフレームに単に滑って入り
、かつコネクタが所定位置にてロツクする。もし、PCカードが「後端」コネク
タも有している場合には、通常、「後端」コネクタがフレームに接続され、かつ
その後はんだ付工程によりPC基板に接続される。
アースクリップは、通常、PCカードをコンピユータの内部アースに接地させ
るためにフレームの側に接続されるか、あるいはPC基板に接続される。2つの
金属製カバーがPC基板−フレーム組立体(両側に1つずつ)に接続され、PC
基板―フレーム組立体内の複数の電子部品を保護する。
一般のタイプのカバーは背面接着とされた金属製蓋である。プレス装置が熱及
び圧力を付与し、カバーをフレームに接続させる。複数のカバーが組立体上に手
で並べられねばならず、かつ加圧状態で20秒間約120℃のプレス装置内に配
置されねばならない。その後、ユニットはプレス装置内で冷却され、カバーのフ
レームからのコールドフロー(すなわち浮き)を防ぐことができる。この組立に
対する総工程時間は通常180秒である。通常、複数のばねが各蓋とPC基板と
の間に配置され、各種電磁妨害雑音(EMI)問題を防いでいる。
他のタイプの蓋はステープルタイプの蓋であり、これはフレームを介して突出
するための複数の金属製タブを有するカバーである。各タブは、通常フレームの
周りに曲げられている。組立体は単純であるが、ダイとプレス装置を必要とする
。2つのカバーはフレーム上で手で整列される。この組立体は、プレス装置内に
配置され、加圧され、かつ曲げられる。接続工程は約60秒であるが、ダイセッ
トのコストのために、工作機械のコストが背面接着とされた複数の金属製蓋より
も高い。
その他のタイプの蓋は射出成形されたカバーである。この方法は、上蓋の各端
部周りにフレームを射出成形する段階と、下蓋の各端部周りにフレームを射出成
形する段階とを有し、よって分離した部品としてフレームを取り外す段階を有す
るものである。2つの蓋−フレーム組立体は、PC基板の両側に位置づけられ、
超音波により互いに溶着されている。この工程時間は約30秒であるが、超音波
溶着段階はコストがかかる。
他のタイプは「相互スナップ」構成である。各カバーがPC基板周りのフレー
ムの各レールに単に相互にスナップされる。各アースタブは、はんだ付けの必要
なしにPC基板上の各パッドに結合する方法で曲げられた各カバー内に組み込ま
れている。この工程時間は約20秒である。
PCMCIA規格の要求に見合う標準電子パッケージを製造するための費用対
効果の大きい方法に対する当業者の絶えざる要望がある。
本発明の概要
電子部品と、複数の電気接点と、前記部品を複数の電気接点に接続する複数の
金属配線路とを備えた基板(すなわちPC基板)が通常知られた技術により準備
される。各電気的接点がキャビティの外側に位置づけらるように、基板がキャビ
ティ内の2つの成形プラテンの間に置かれる。キャビティはタイプI,タイプI
I,あるいはタイプIIIのPCMCIA規格の物理的制限に見合うような大き
さとされている。各成形プラテンが各電気接点に隣接する基板の表側/裏側で封
止を形成するように、各成形プラテンは互いに閉じられる。次に、基板が移送成
形工程によりカプセル化される。このカプセル化された基板がキャビティから取
り出された後、保護キャップが各電気接点上に配置され、かつカプセル化された
基板の外側表面に導電素子が配置され、EMI問題及び静電放電(ESD)問題を
防止する。
本発明の一実施形態により、電子部品及び基板の一側に沿う複数の電気接点(
各電気接点は金属配線路により電子部品に接続された接続部を有している)を有
する基板を準備する段階と、キャビティを形成する複数の成形プラテンを準備す
る段階と、各電気接点がキャビティの外側に位置するように、各成形プラテン(
成形プラテンは複数の電気接点に隣接する基板と封止を形成する)間のキヤビテ
ィ内に基板を配置する段階と、キャビティ内に流体成形化合物を移入することに
より標準電子パッケージをカプセル化し、電子部品(金属配線路の少なくとも一
部及び基板)をカプセル化する段階と、を備える標準電子パッケージを移送成形
するための方法を提供している。
本発明の他の実施形態により、電子部品と基板の一側に沿う複数の電気接点(
各電気接点は金属配線路により電子部品に接続された接続部を有している)とを
有する基板と、各電気接点がカプセル材料を越えて延びかつこのカプセル材料が
基板との封止を形成するように、基板、電子部品、及び少なくとも一部の各金属
配線路を覆う移送成形されたカプセル材料と、を備える移送成形標準電子パッケ
ージを提供する。

好ましい実施形態の詳細説明
標準電子パッケージ5(すなわちPCカード)は、PCMCIA規格に従うよ
うに、本明細書で開示された移送成形方法により作られる。電子パッケージ5は
プリント回路基板の周囲の移送成形体39を備えている。コネクタキャップ41
は電子パッケージ5の前面に取り付けられ、プリント回路基板の一側に接続され
た標準64電気接点コネクタを包んでいる。コネクタキャップ41内の複数の開
口部42は、基板に接続された各電気接点と整列された複数のピン受容器である
(より詳細は以下に記載する)。コネクタキャップ41は、パッケージ5が挿入
されるパーソナルコンピュータと適切に接続しかつ位置づけられるように、PC
MCIA規格に従って両端部上にキー溝43,45を有している。
導電素子47がパッケージ5の各上下面に取り付けられる。導電素子47は、
パッケージから電磁放射が放射されることを防ぎかつパッケージ5内への静電放
電を防止する、EMI及びESD保護コーティング(すなわちEMI及びESD
保護用蓋)である。導電素子47は、種々の材料とすることができる。これらの
材料としては、移送成形された本体の表面上にスクリーン印刷された導電ポリマ
ー(例えば、エポキシ,エラストマ等)、この表面にラベルとして取り付けられ
た導電ペーパー、導電接着剤で取り付けられたラベル、表面に取り付けられた金
属化不織布、該表面にて偏って配置された従来の金属はく(すなわち金属プレー
ト)、導電テープ、金属基ペイント等がある。
図2,図2A,図3を参照すると、本発明による標準パッケージ5のための出
発点となる素子はラミネートされた基板10である。基板10は、通常多層の取
り合わせ(例えば4層または6層)から成る一般のプリント基盤(PWBすなわち
プリント回路基板(PCB))である。しかしながら、基板は、型成形後にPCM
CIA規格の物理的制限内で適合する単層基板から複数層の基板とすることがで
きる。基板10は、多層同士を相互に結合し、基板10を介して延びる複数のメ
ッキバイア(plated via)49を有している。集積回路(図示せず)を有する電
子デバイス20が基板10の上面57に取り付けられる。製造されるPCカード
(例
えば、ファックス/モデム,メモリ等)のタイプに応じて、多様な電子デバイス
あるいは電子部品をラミネートされた基板に取り付けることができる。複数の電
気接点51(すなわち、複数の68標準電気接点)が基板10の一側に沿って取
り付けられる。
一実施形態において、電子デバイス20の集積回路が、金属配線路22に接続
された複数の結合脚部21を介して、複数の結合用つめ18に取り付けられてい
る。金属配線路22は、基板の厚さ方向に介して延び、かつ基板の各層に沿って
延びている。基板の少なくとも一側に沿って位置づけられた複数の電気接点51
が、さらに各結合用つめ18にも取り付けられている。通常、各34電気接点5
1が基板10の一側に沿って上面57に取り付けられ、かつ各34電気接点51
が基板10の側方に沿って下面59に取り付けられている。スペーサ53が各電
気接点51に対向する側の基板10に取り付けられている。スペーサ53の機能
は型成形工程に対応して以下で説明する。
図2Aは図2の領域2Aの拡大図であり、基板10の上面57の結合用つめ1
8に取り付けられた多数の電気接点51を示している。一実施形態において、各
電気接点51は結合部61を有し、各結合用つめ18と、標準電子パッケージ5
が挿入されるべきパーソナルコンピュータのソケット内に位置づけられた対応す
るピン(図示せず)と接続するための接続部63と、封止部67とに結合してい
る。結合キャップ41を受け入れかつ以下で記載されるべきキャビティの外側に
延ばすために、接続部63は基板10の端部75を越えて延びている。接続部6
3は、接続部63に受け入れられた場合に各ピン(図示せず)との良好な電気的
接触とするために内側に湾曲された複数の接点素子65(図4A参照)を有して
、図示するようにC形状に曲げてもよい。あるいは、接続部63は、コネクタ技
術で概して知られている円形状またはその他の形状とすることもできる。
各電気接点51の結合部61は、結合用つめ18にはんだ付けされている(図
2A)。封止部67が電気接点51の結合部61と接続部63との間に挿入され
ている。封止部67は延長部73を持った複数の狭寸部69,71を備える。延
長部は各電気接点の各狭寸部間に位置づけられている。各狭寸部69,71及び
各延長部73は、一実施形態では、基板10の端部75から後退されている。こ
のため、接続部63の一部が、コネクタキャップ41が各電気接点51を越えて
位置するまで、基板10により支持されている。
以下の記載は、本発明による移送成形工程の2例の実施形態である。基板10
のプラスチックカプセル化が移送成形工程により達成される。この移送成形工程
において、当業者ならば理解するように、多くの基板が、開放多キャビティ金型
(各キャビティ内に一つの基板)内に配置される。型が閉じられると、2つの型
成形部(通常、「プラテン」あるいは「半型」と呼ばれる)が合わさり、基板を
取り囲む。型内の多キャビティは、各チャネルの樹状配列(例えば複数のランナ
ー)により、プラスチックが供給される中央貯蔵部(すなわちポット)に結合さ
れている。通常、複数の「ゲート」(すなわち収縮されたチャネル)が各キャビ
ティの入口に配置されており、プラスチックのキャビティ内への流れ及び射出速
度を制御し、完成した部分からランナー内で固まったプラスチック材料の容易な
取り出しを可能としている。
通常、移送成形工程において、粉体とされたプラスチック(すなわち小球状プ
ラスチック)が中央貯蔵部内に置かれ、ラムにより圧縮される。型及び貯蔵部は
通常高温状態である。熱と圧力の組み合わせにより、プラスチックが液状化し、
かつランナー樹状部及び各ゲートを介して個々のキャビティ内に流れ、続いてキ
ャビティ内にてプラスチックが硬化する。次に、各金型は分離され、カプセル化
されたパーツが取り出され、各ランナーと各ゲート内に残された余分なプラスチ
ックが切り取られる。
ここで使われる「上プラテン」及び「下プラテン」あるいは「上成形プラテン
」及び「下成形プラテン」との用語は、内部で型成形が行われる囲まれたキャビ
ティを形成するために使用される金型の2つの分離可能な部分を示している。「
上」及び「下」との用語は、簡単な記載とするために使用するもので、空間にお
いて必要とされる方向を意味しない。なぜならば、基本的機能に影響を与えるこ
となく、各金型が上移送(上部のラム)構造あるいは下移送(下部のラム)構造
のいずれかにおいて、作動するように容易に構成することができるからである。
各成形プラテンに対応する各図は、簡略ため、移送成形型の一つのキャビティと
デバイスのみを示している。上述したように、通常、このような複数のキャビテ
ィが存在し、このため比較的多くのデバイスを同時に型成形することができる。
完成された一つあるいは複数のパーツを取り出すことを容易にする突出しピンの
ようなよく知られた型成形機構は、明瞭にするため省かれている。当業者は、こ
のような形状及び/または他の形状が実際に使用されてもよいことを理解できよ
う。
一実施形態において、下プラテン23が型成形プレス装置(図示せず)内に置
かれ、基板10が下プラテン23内に置かれる(図4,図4A,及び図5)。基
板10の下面59は、下プラテン23の部分77の上部に接触し、複数の電気接
点51を有する基板の側方を支持している。一実施形態内のスペーサ53は、基
板の上方及び下方に延びるように、基板10の端部を挟んでいる。スペーサ53
は金属部材(金属コート部材)であることが好ましい。さらに、スペーサ53は
、(例えば金属製パッド上に位置付けられることにより)基板10の内部アース
につながっている。基板10が下プラテン23内に配置されると、スペーサ53
の端部54は下プラテン23の内側面79に接触する。スペーサ53は複数の電
気接点51を有している側とは反対の基板10の側を支持している。
上プラテン29は下プラテン23の上に並べられ、これによりキャビティ25
は基板10のほとんど全てを囲んで形成されている(すなわち各電気接点及び部
分77と部分83との間に位置付けられた基板の部分は、キャビティの外側にあ
る)。図4は、成形プラテン23、29間に位置付けられた基板を示しており、
これら両プラテンは移送成形工程において使用される。上プラテン29が基板1
0上に位置付けられると、スペーサ53の端部55が上プラテン29の内側面8
1に接触する。基板10の上側面57は上プラテン29の部分83の下部に接触
する。各部分77,83は複数の電気接点51に隣接する基板10とともに封止
を形成する。
一実施形態において、図4A,図5,及び図6Aにてよりよく示されているよ
うに、各部分77,83は、各電気接点51と基板10の各封止部67上の各延
長部73とともに封止を形成している。複数の突出部(すなわち複数の顎部、あ
るいは複数の歯部)85は部分83の下部から延び下がっており、かつ複数の突
出部87は各成形プラテンの部分77の上部から延び上がっている。各突出部8
5,87は、図5にて分かるように、基板10の側方に沿って各電気接点51間
にて離間されている。一実施形態において、各突出部85,87は、各電気接点
51の延長部73を変形し(すなわち延長部の厚さ方向に切断する)かつ基板1
0内に延びるために十分な長さである。各突出部85,87は基板10に複数の
ノッチ89を残している。各突出部85,87は、各突出部が接触する各延長部
73の一部のみを介して切断している。各突出部85,87が各延長部73を介
して切断しているので、各狭寸部69,71により各延長部が変形し、よって蝶
の形状を呈している(図6A)。
各突出部85,87を使用する他の実施形態において、各突出部は基板10内
に延びず、基板10の表面に単に接触するだけか、もしくは(流体成形化合物は
1mil以下の複数の開口部を介しては通過しないので)基板10の表面の少なく
とも1mil以内で延びている。さらに別の実施形態において、各突出部は先端が
丸められ、かつ各延長部を介して切断することなく各延長部73を変形する(す
なわち圧縮または強打する)。各実施形態において、各突出部85,87は基板
10と電気接点51の封止を形成し、型成形工程中に、流体カプセル材料がキャ
ビティ25から漏れ出すことを防ぐことに役立つ。
上プラテン29内の段部91と下プラテン23内の段部93はコネクタキャッ
プ41に対する接続領域97を形成している。保護キャビティ95が設けられ、
型形成化合物(すなわち流体カプセル材料)が各電気接点51と接触するように
なることを防止し、及び/または型成形工程中に各電気接点51が損傷すること
を防止する。その他の実施形態において、各成形プラテンは基板10に接触する
各部分77,83の端部にて終端し、これにより各電気接点は保護なしに露出さ
れている。
移送形成工程において、少なくともキャビティ25の正味体積を満たすのに充
分な流体(加熱)成形化合物の所定体積がランナー24内に約500psiで流し
込まれる。型形成化合物は通常熱硬化性プラスチックである。型成形化合物は、
当業者に知られた多くの移送成形材料のいずれかとすることができ、Sporck氏に
付与された米国特許第3,838,094号明細書、Shiobara氏らに付与された米国特許
第4,859,722号朋細書、Jusky氏らに付与された米国特許第5,132,778号明細書
に開示されたものを含むが、これらに制限されない。本願発明は、上記文献の内
容を含むものである。
熱硬化性プラスチックを使用する移送成形工程は熱可塑性材料を使用する射出
成形工程よりも好ましい。移送成形工程は、150〜200℃の間の温度で行われ、こ
の温度は複数の電子部品を損傷することなく、あるいははんだ付けされた複数の
接合部をリフローしない。これに対して、射出成形工程は300℃以上の温度で行
われ、この温度は複数の電子部品を損傷し、かつはんだ付けされた複数の接合部
をリフローしうる。
流体成形化合物は上ゲート26及び下ゲート27を介してキャビティ25内に
入る。成形化合物は基板10の上面57の上方に、下面59の下方に、及び基板
10の端部8の周囲に流れ、基板及び基板の各電子部品をカプセル化する。液状
成形化合物が各キャビティ内に射出される速度が最大射出速度を超えないように
制御されることが重要である。成形化合物内に複数の気泡を形成すること、急速
な流れの成形化合物により電子部品の複数の脆性素子に損傷を与えること、ある
いは基板10がキャビティ25内で上下に揺れることを避けるために、最大射出
速度の制限は必要とされる。上下の成形プラテンに接触しているスペーサ53は
、型成形工程の間に、基板10を安定化させるのに役立っている。最大射出速度
は実験により容易に定められる。射出成形時間が凝固時間よりも短いことも重要
である。この第2の要請は射出速度の下限を与える。
移送成形技術において、流体成形化合物は約0.025mmより小さいギャップまた
は凹所内には流れ込まないというのは、良い経験則である。よって、型内の気圧
を減らす一方で、型内への成形化合物の流れを予め排除するように、約0.01mmの
直径を有する複数の孔が設けられても良い。
移送成形された本体39が図6及び図7に示されている。型成形されたパッケ
ージは、通常、型内で硬化し始める。その後、パッケージが型から取り出されか
つ硬化され、あるいは4時間約175℃で架橋される。硬化は全ての製品に対して
必要であるわけではなく、いくつかの型成形化合物は後成形硬化を必要としない
。同様に、型成形硬化は、成形される特殊な製品に対して必要ないこともありう
る。各部品が直接各基板に取り付けられていない場合及び/または各基板の周り
に成形された本体をすでに有している場合には、何等成形硬化が必要でない。一
方、各部品が直接基板に取り付けられている場合及び/または各基板の周りに既
に形成された本体を有しない場合には、成形硬化が通常行われる。成形化合物は
、各成形プラテンにより封止された各電気接点に隣接する領域内を除いて、基板
10の上面、下面、及び各側方を取り囲むカプセル体37に固まる。PCカード
5をつかみやすいように、かつPCカード5を挿入しやすいように、あるいはパ
ーソナルコンピュータから取り出しやすいように、うね状部98,99がカプセ
ル体37に成形されてもよい。
成形された本体39が固まった後、コネクタキャップ41が、各電気接点上を
滑り、かつ各電気接点を保護するための摩擦圧入、接着、あるいはロック機構に
より接続領域97に接続される。次に、前述した導電素子47が成形本体39の
両側に取り付けられ、コネクタキャップ41の一部を覆う(図7〜図10)。ス
ペーサ53の両端部54,55はカプセル体37の上部及び下部にて露出され、
結果として上成形プラテン及び下成形プラテンの各表面と接触する(図6)。従
って、導電素子47が成形本体に取り付けられると、スペーサが基板の内部アー
スへの電気的結合を提供する。導電エポキシが導電素子47として使用された場
合、カプセル体37に取り付けられた後、150℃の炉内で1時間硬化され、ある
いは200℃のベルト炉内で15分間急速硬化される。
図11〜図15は本発明の別の実施形態を示している。ここで、各電気接点に
隣接するキャビティの封止部が、各電気接点の接続部61の末端部から後退して
配置されている。このようにして、下プラテン23’の下方部77’の上部と上
プラテン29’の部分83’の下部とが、基板10(特に基板表面と各金属配線
路22)とともに封止を形成する。下方部77’の上部及び部分83’の下部は
、各電気接点51の接続部61に適応するように、それぞれに段部101,10
2を有している(図11)。
この実施形態において、下方部77’の上部及び部分83’の下部は、各突出
部85,87を必要とせずに複数の電気接点接続部を長さ方向に横切る位置にあ
る。この実施形態において、キャビティ25の封止部が基板の端部75からさら
に後退しているために、複数の段部91’,93’が前記した各段部91,93
よりも短く、かつカプセル体37’の端部103と各電気接点51の各接続部6
1との間にギャップが残される。この実施形態における基板10は、上述した方
法と同様にして、型成形されかつ(必要であれば)硬化される。この実施形態の
接続領域97’は接続領域97よりも若干小さいが、コネクタキャップ41が同
様にして接続される。カプセル体37’、成形本体39’、及びPCカード5’
は、次に、前の実施形態に対応して前述された方法で完成される。
前述した点は、各種原理、複数の好ましい実施形態、及び本発明の工程の各種
様式を記載したものである。しかしながら、本発明は、記載した特別な実施形態
に限られるように構成されるべきではない。よって、前述の各実施形態は、限定
的というよりはむしろ例示的なものであると理解されるべきであり、以下の請求
の範囲に定められた本発明の範囲から逸脱することなく、当業者により、上記実
施形態に各種変更がなされてもよい。例えば、当業者ならば理解できるように、
複数の電気接点が基板の各電気接点51の反対側に取り付けられて、通常各I/
Oカードで使われているようにPCカード上に外部コネクタを作るようにしても
よい。スペーサ53,及び各ゲート26,27は基板の別の側に移動されてもよ
く、かつ外部コネクタの各接点を保護するように、保護キャビティ95と同様な
保護キャビティが設けられてもよい。あるいは、各成形プラテンが外部コネクタ
の各接点の前で終靖してもよい。このタイプの実施形態の基板は、2つの成形プ
ラテン間の2つの側で保持されることにより安定化されよう。よって、スペーサ
53は、強度において主に支持しているものではなく、かつ複数の外側導電素子
